Abstract
【解決手段】窒化物半導体からなる発光素子と、発光素子が発光した光の一部を吸収し、その吸収した光の波長と異なる波長を有する光を発光する蛍光体とを備えた発光装置において、蛍光体は、式:(2−x−y)SrO・x(Ba,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+(式中、0<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5である)で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩である。

Claims (33)
- 窒化物半導体からなる発光素子と、前記発光素子が発光した光の一部を吸収し、その吸収した光の波長と異なる波長を有する光を発光する蛍光体とを備えた発光装置において、
前記蛍光体は、
式:
(2−x−y)SrO・x(Ba,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5である)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩および/または
(2−x−y)BaO・x(Sr,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0.01<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5であり、a、b、c、dの値のうち少なくとも1つが0.01より大きい)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩であることを特徴とする発光装置。 - 前記蛍光体は、ユウロピウム及びマンガンで活性化されたアルカリ土類金属アルミン酸塩を含むことを特徴とする請求項1に記載の発光装置。
- 前記蛍光体は、前記発光素子を被覆する被覆部材に混入されていることを特徴とする請求項2に記載の発光装置。
- 前記被覆部材は、シリコーン樹脂、エポキシ樹脂又は低融点ガラスからなることを特徴とする請求項3に記載の発光装置。
- 前記被覆部材は、拡散剤が混入されていることを特徴とする請求項3または4に記載の発光装置。
- 前記被覆部材は、さらに、透明な第2の被覆部材により覆われたことを特徴とする請求項3から5のいずれか1項に記載の発光装置。
- 前記発光素子は、AlxGa1−xN(但し、0<x<1)からなるp型クラッドとAlyGa1−yN(但し、0≦y<1)からなるn型クラッドに挟まれたインジウムを含む発光層を備えたダブルヘテロ構造を有することを特徴とする請求項1から6のいずれか1項に記載の発光装置。
- 前記p型クラッドは、バンドギャップが前記n型クラッドのバンドギャップより大きいことを特徴とする請求項7に記載の発光装置。
- 前記p型クラッド及び前記n型クラッドは、互いに組成が異なる窒化物半導体膜が積層された超格子構造からなることを特徴とする請求項7または8に記載の発光装置。
- 前記発光素子は、発光層が、AlInGaNからなる井戸層とAlInGaNからなるバリア層とからなり、前記バリア層のバンドギャップエネルギーが前記井戸層のバンドギャップエネルギーより大きい量子井戸構造からなることを特徴とする請求項7から9のいずれか1項に記載の発光装置。
- 前記発光素子は、発光層がInGaNからなる井戸層とGaNからなるバリア層とからなることを特徴とする請求項7から9のいずれか1項に記載の発光装置。
- 前記発光素子は、発光層がInGaNからなる井戸層とAlGaNからなるバリア層とからなることを特徴とする請求項7から9のいずれか1項に記載の発光装置。
- 前記発光素子は、絶縁性の透明接着剤によりフレームに固定されていることを特徴とする請求項1から12のいずれか1項に記載の発光装置。
- 前記接着剤は、アルカリ土類金属珪酸塩からなる前記蛍光体を含有することを特徴とする請求項13に記載の発光装置。
- 前記発光素子は、絶縁性の白色接着剤によりフレームに固定されていることを特徴とする請求項1から12のいずれか1項に記載の発光装置。
- 前記発光素子は、基板がサファイアからなることを特徴とする請求項1から15のいずれか1項に記載の発光装置。
- 前記発光素子は、反射層が形成されていることを特徴とする請求項1から16のいずれか1項に記載の発光装置。
- 前記反射層は、発光層が積層されている基板の表面と反対側の表面に形成されていることを特徴とする請求項17に記載の発光装置。
- 前記反射層は、Alからなることを特徴とする請求項17または18に記載の発光装置。
- 前記反射層は、GaN系の薄膜の多層膜からなることを特徴とする請求項17または18に記載の発光装置。
- 前記蛍光体は、ハロゲン化物を添加されていることを特徴とする請求項1から20のいずれか1項に記載の発光装置。
- 前記蛍光体は、波長510nmから600nmで放射し、かつ110nmまでの半値幅を有することを特徴とする請求項1から21のいずれか1項に記載の発光装置。
- 前記発光素子の発光波長の半値幅は、40nm以下であることを特徴とする請求項1から22のいずれか1項に記載の発光装置。
- 前記発光素子のピーク発光波長は、380nmから500nmの範囲にあることを特徴とする請求項1から23に記載の発光装置。
- 前記発光素子は、前記発光素子から発光された光を導入して光出力面から出力する略矩形の導光板を備え、
前記蛍光体は、前記導光板の前記光出力面上に面状に設けられたことを特徴とする請求項1から24のいずれか1項に記載の発光装置。 - マウントリードのカップ内に配置させたGaN系半導体からなる発光素子と、
前記発光素子が発光した光の一部を吸収し、その吸収した光の波長と異なる波長を有する光を発光する蛍光体と、
前記蛍光体を含有する封止剤を前記カップ内に充填させたコーティング部材と、
前記コーティング部材、前記発光素子及び前記マウントリードの先端を被覆するモールド部材とを備えた発光装置において、
前記蛍光体は、
式:
(2−x−y)SrO・x(Ba,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5である)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩および/または
(2−x−y)BaO・x(Sr,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0.01<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5であり、a、b、c、dの値のうち少なくとも1つが0.01より大きい)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩からなることを特徴とする発光装置。 - 前記発光素子は、前記カップ内に配置され、前記発光素子を覆うように且つ前記カップ上面縁部より低く前記蛍光体を配置したことを特徴とする請求項26に記載の発光装置。
- 筐体内にフリップチップ実装されたGaN系化合物半導体からなるLEDチップからなる発光素子と、
該LEDチップが発光した光の一部を吸収し、その吸収した光の波長と異なる波長を有する光を発光する蛍光体と、
前記蛍光体を含有する透明封止剤により前記LEDチップが配設された筐体内を充填するモールド部材とを有する発光装置において、
前記蛍光体は、
式:
(2−x−y)SrO・x(Ba,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5である)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩および/または
(2−x−y)BaO・x(Sr,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0.01<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5であり、a、b、c、dの値のうち少なくとも1つが0.01より大きい)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩からなることを特徴とする発光装置。 - 前記発光素子は、一方の面側にp側及びn側電極を有し、メタルフレーム上に配置され、且つp電極及びn電極はそれぞれ金線でワイヤボンドされ、前記金線を介して供給された電圧によって青色に発光することを特徴とする請求項28に記載の発光装置。
- 前記発光素子は、保護素子により静電気から保護されることを特徴とする請求項1から29のいずれか1項に記載の発光装置。
- 前記保護素子は、ツェナーダイオードまたはコンデンサであることを特徴とする請求項30に記載の発光装置。
- 前記保護素子は、ツェナーダイオードからなるサブマウントであり、
前記発光素子は、前記サブマウント上に配置され、かつ、周囲が前記蛍光体で覆われたことを特徴とする請求項30に記載の発光装置。 - マウントリードのカップ内に配置させたGaN系化合物半導体からなる発光素子と、
前記発光素子が発光した光の一部を吸収し、その吸収した光の波長と異なる波長を有する光を発光する蛍光体と、
前記発光素子及び前記マウントリードの先端を被覆するモールド部材とを備えた発光装置において、
前記蛍光体は、
式:
(2−x−y)SrO・x(Ba,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5である)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩および/または
(2−x−y)BaO・x(Sr,Ca)O・(1−a−b−c−d)SiO2・aP2O5 bAl2O3 cB2O3 dGeO2:y Eu2+
(式中、0.01<x<1.6、0.005<y<0.5、0≦a、b、c、d<0.5であり、a、b、c、dの値のうち少なくとも1つが0.01より大きい)
で示される2価のユウロピウムで活性化されたアルカリ土類金属珪酸塩からなり、
