Description
本実施の形態では、本発明の一態様の薄膜トランジスタの構造について図1(a)、(b)を用いて説明する。次いで、該薄膜トランジスタが持つ特性について説明する。
本実施の形態では、実施の形態1で説明した薄膜トランジスタの作製方法の一例について図2及び図3を用いて説明する。
本実施の形態では、実施の形態1で説明した薄膜トランジスタを用いた半導体装置の一例を示す。具体的には、当該薄膜トランジスタをアクティブマトリクス基板の画素部に設けられる薄膜トランジスタに適用した液晶表示装置について図4乃至図6に示す。次いで、当該液晶表示装置について説明する。
本実施の形態では、実施の形態1で説明した薄膜トランジスタを用いた半導体装置の一例を示す。具体的には、当該薄膜トランジスタをアクティブマトリクス基板の画素部に設けられる薄膜トランジスタに適用した発光表示装置について図7乃至図9に示す。次いで、本実施の形態の発光表示装置について説明する。なお、本実施の形態の発光表示装置が有する表示素子として、ここではエレクトロルミネッセンスを利用する発光素子を用いて示す。エレクトロルミネッセンスを利用する発光素子は、発光材料が有機化合物であるか、無機化合物であるかによって区別され、一般的に、前者は有機EL素子、後者は無機EL素子と呼ばれている。
本実施の形態では、実施の形態1で説明した薄膜トランジスタを用いた半導体装置の一例を示す。具体的には、当該薄膜トランジスタをアクティブマトリクス基板に設けられる薄膜トランジスタに適用した電子ペーパーについて図10に示す。次いで、本実施の形態の電子ペーパーについて説明する。

- ゲート電極層と、
前記ゲート電極層上のゲート絶縁層と、
前記ゲート絶縁層上の酸化物半導体層と、
前記酸化物半導体層上のソース電極と、
前記酸化物半導体層上のドレイン電極と、
前記ソース電極と、前記酸化物半導体層との間の第1のバッファ層と、
前記ドレイン電極と、前記酸化物半導体層との間の第2のバッファ層と、
前記酸化物半導体層上の第3のバッファ層と、を有し、
前記第3のバッファ層は、前記第1のバッファ層よりも酸素濃度が高い領域を有し、
前記第3のバッファ層は、前記第2のバッファ層よりも酸素濃度が高い領域を有し、
前記酸化物半導体層は、前記第1のバッファ層と接する領域を有し、
前記酸化物半導体層は、前記第2のバッファ層と接する領域を有し、
前記酸化物半導体層は、前記第3のバッファ層と接する領域を有し、
前記第1のバッファ層は、チタンを有し、
前記第2のバッファ層は、チタンを有し、
前記第3のバッファ層は、チタンを有することを特徴とする半導体装置。 - 請求項1において、
前記ソース電極は、アルミニウム、銅、チタン、タンタル、タングステン、モリブデン、クロム、ネオジム、又はスカンジウムを有し、
前記ドレイン電極は、アルミニウム、銅、チタン、タンタル、タングステン、モリブデン、クロム、ネオジム、又はスカンジウムを有することを特徴とする半導体装置。
