Claims (7)
- 半導体処理方法であって、
基板を提供する工程であって、前記基板の上にありアモルファスカーボンを含む一時層と、前記一時層の上にありフォトレジストを含む感光層とを有し、誘電体反射防止膜を備えるハードマスク層が前記一時層と前記感光層とを隔てる基板を提供する工程と、
前記感光層にパターンを形成する工程と、
前記パターンを前記一時層に転写し、前記一時層に複数のプレースホルダーを形成する工程と、
スペーサ材料で形成される予定のスペーサの所望の幅よりも厚さが薄い前記スペーサ材料のブランケット層を、前記複数のプレースホルダーの上に堆積させる工程と、
前記スペーサ材料を水平面から選択的に除去する工程と、
前記プレースホルダーを前記スペーサ材料に対して選択的に除去する工程であって、
前記スペーサ材料の上部及び周囲に充填材料を堆積させる工程と、
前記充填材料及び前記ハードマスク層を同時にエッチングする工程と、
続いて前記充填材料及び前記一時層を同時にエッチングする工程とを含む、前記プレースホルダーを前記スペーサ材料に対して選択的に除去する工程と、
前記ブランケット層を堆積した後に、前記スペーサ材料を、前記スペーサ材料で形成される予定のスペーサの前記所望の幅に対応しかつ前記ブランケット層を堆積することにより形成された前記ブランケット層の厚さよりも厚い所望のサイズに拡大する工程と

前記ブランケット層を堆積した後に、前記スペーサ材料を、前記スペーサ材料で形成される予定のスペーサの前記所望の幅に対応しかつ前記ブランケット層を堆積することにより形成された前記ブランケット層の厚さよりも厚い所望のサイズに拡大する工程と
を含む方法。 - 半導体処理のための方法であって、
ピッチの増倍を行うことによって複数のマスクラインを形成し、ピッチの増倍を行うことが、
複数のマンドレルを形成するサブ工程と、
スペーサ材料で形成される予定のスペーサの所望の幅よりも厚さが薄い前記スペーサ材料のブランケット層を、前記複数のマンドレルの上に堆積させるサブ工程と、
スペーサ材料の前記ブランケット層を異方的にエッチングして、前記マンドレルの側壁に前記マスクラインを形成するサブ工程と
を含む工程と、
前記マスクラインを形成するスペーサ材料の体積を、前記材料を別の物質に変換することによって前記所望の幅に拡大する工程と、
前記マスクラインを形成するスペーサ材料の体積を拡大した後に、前記マスクラインをトリミングする工程をさらに含む方法。
