Abstract
본 발명은 저온 공정을 사용함으로써 신뢰성이 높은 MIS 반도체장치의 제조에 관한 것이다. 개시된 방법은 MIS 반도체장치의 제조방법에 관할 것으로, 불순물영역이 반도체기판이나 반도체박막에 선택적으로 형성되고, 그 다음 레이저 또는 그와 균등한 강광이 불순물 영역과, 또한 그들의 인접한 활성영역 사이의 경계 위로 방사되도록 준비하고, 레이저 또는 균등한 강광이 활성이 되도록 위로 부터 방사되는 것이다.

본 발명은, 금속(M)-절연물(I)-반도체(S)형 반도체장치, 이른바 MIS형 반도체 장치(절연게이트형 반도체장치라고도 불림)의 제작방법에 관한 것이다. 그러한 MIS형 반도체장치에는, 예를 들어, MOS 트렌지스터, 박막 트렌지스터 등이 포함된다.
종래, MIS형 반도체장치는 자기 정합 (self-alignment)기술을 사용하여 제작되었다. 이 방법은, 반도체 기판 또는 반도체 피막상에 게이트 절연막을 사이에 두고 게이트 전극을 형성하고, 이 게이트 전극을 마스크로 하여 반도체 기판 또는 반도체 피막중에 불순물을 도입하는 것이다. 불순물을 도입하는 수단으로서는, 열확산법, 이온주입법, 플라즈마 도핑법, 레이저 도핑법이 사용된다. 자기정합기술에 의하면, 게이트 전극의 단부와 불순물영역(소스 및 드레인)의 단부가 거의 일치하게 되어, 게이트 전극과 불순물영역이 겹치는 오버랩(overlap)상태(기생용량 발생의 원인)뿐만 아니라 ,게이트 전극과 불순물영역이 떨어져 있는 오프셋(offset)상태(실효이동도 저하의 원인)를 없앨 수 있다.
그러나 , 종래의 공정에서는, 불순물영역과, 그 영역에 인접하여 게이트 전극아래에 형성된 활성영역(채널형성영역) 사이에서의 캐리어 농도의 공간적 변화가 너무 커서, 매우 높은 전계를 일으키고, 특히 게이트 전국에 역바이어스 전압을 인가한 경우의 누설 전류(오프 전류)가 증가하는 문제가 있었다.
이 문제에 대해서는, 본 발명자들은, 게이트 전극과 불순물영역을 약간 오프셋 상태로 하는 것에 의해 개선이 이루어질 수 있다는 것을 알았고, 또한 , 이 오프셋 상태를 실현하기 위해서는, 게이트 전극을 양극산화가능한 재료로 형성하고, 양극산화의 결과로 형성된 양극산화물도 마스크로 사용하여 불순물 도입을 행하는 것에의해 300nm이하의 오프셋 상태를 재현성 좋게 얻을 수 있다는 것을 알았다.
또한 , 이온주입법, 플라즈마 도핑법과 같이, 고속이온을 반도체 기판 또는 반도체 피막에 주입하는 것에 의해 불순물 도입을 행하는 방법에 있어서는, 이온이 침입한 부분의 반도체기판 또는 반도체 피막의 결정성이 손상되기 때문에, 그 결정성을 개선시키는 것(활성화)이 필요하였다. 종래에는, 주로 600℃이상의 온도에서 열적으로 결정성의 개선을 행하였으나, 근년에는, 공정의 저온화가 요구되는 경향이 있어, 본 발명자들은, 레이저광 또는 그것과 동등한 강광(强光)을 조사(照射)하는 것에 의해서도 활성화를 행할 수 있고, 그의 양산성이 우수하다는 것도 알게 되었다.
제2도(a)∼(d)에, 상기한 개념에 의거한 박막트렌지스터의 제작공정을 나타낸다. 먼저, 기판(201)상에 하 지(下地)절연막(202)을 퇴적한 다음, 그 위에 섬형상의 결정성 반도체영역(203)을 형성하고, 그 반도체영역을 덮도록 게이트 절연막으로서 기능하는 절연막(204)을 형성한다. 그 다음, 양극산화가능한 재료를 사용하여 게이트 배선(205)을 형성한다.(제2도(a)도)
그 다음, 게이트 배선을 양극산화하여, 게이트 배선의 표면에 두께 300mm이하, 바람직하게는 250nm이하의 양극산화막(206)을 형성한다. 그리고 , 이 양극산화막을 마스크로 하여 이온주입법 또는 이온도핑법 등의 수단에 의해 자기정합적으로 불순물(예를 들어, 인(P))을 주입하여, 불순물영역(207)을 형성한다.(제2도(b)도)
그후, 위로부터 레이저광 등의 강광을 조사하는 것에 의해, 불순물이 도입된 영역의 활성화를 행한다.(제2도(c)도)
마지막으로, 충간절연물(208)을 퇴적하고, 불순물영역 위에 콘택트 홀을 형성하고, 불순물영역에 접속되는 전극(209)을 형성하여, 박막트렌지스터를 완성한다. (제2도(d)도)
그러나 , 상기한 방법에서는, 불순물영역과 활성영역(게이트 전극 바로 아래에서 불순물영역들 사이에 있는 반도체영역)의 경계(제2도(c)에서 X로 지시된 부분)가 불안정하고, 장시간의 사용후에 있어서는 누설 전류의 증대 등의 문제가 생겨, 신뢰성이 저하하는 것이 밝혀졌다. 즉, 상기 공정으로부터 알 수 있는 바와 같이, 활성영역의 결정성은 공정 전체에 걸쳐 실질적으로 변화하지 않는다. 한편 , 활성영역에 인접한 불순물영역은 처음에는 활성영역의 결정성과 같은 결정성을 가지고 있으나, 그들의 결정성이 불순물 도입 과정에서 손상된다. 불순물영역의 결정성은 후의 레이저광 조사 공정에 의해 회복되지만, 원래의 결정성과 같은 상태를 재현하는 것이은 어렵고 , 특히 불순물영역중에서도 활성영역에 접하는 부분은 레이저광 조사시에 그늘질 가능성이 높아, 충분한 활성화가 행해질 수 없다는 것이 밝혀졌다. 즉, 불순물영역과 활성영역의 결정성이 불연속적이어서, 트랩 준위 등이 발생하기 쉽다. 특히, 불순물 도입방법으로서 고속 이온을 주입하는 방법을 채용한 경우에는, 불순물 이온이 산란에 의해 게이트 전극부 아래로 돌아 들어가, 그 부분의 결정성을 파괴한다. 그리고 , 그러한 게이트 전극부 아래의 영역은 게이트 전국부에 의해 그늘지므로, 레이저광 또는 다른 강광에 의해 그 영역을 활성화시키는 것이 불가능하였다.
이 문제를 해결하는 한가지 방법은 뒷면으로부터 레이저광 또는 다른 광을 조사하여 활성화시키는 것이다. 이 방법에서는, 게이트 전극의 그림자가 생기지 않기 때문에 활성영역과 불순물영역의 경계도 충분히 활성화될 수 있다. 그러나 , 이 경우에는, 기판재료가 광을 투과하는 것이 필요하여, 기판으로 실리콘 웨이퍼 등을 사용하는 모든 경우에는 이 방법이 이용될 수 없다는 것은 당연하다. 또한 , 대부분의 유리기판은 파장이 300nm이하인 자외광을 쉽게 투과시키지 못하기 때문에 , 예를 들어, 양산성이 우수한 KrF엑시머 레이저(파장 248nm)는 이용될 수 없다.
본 발명은 상기한 문제점들을 감안하여 이루어진 것으로, 활성영역과 불순물 영역의 결정성의 연속성을 달성하는 것에 의해, 신뢰성이 높은 MIS 형 반도체장치, 예를 들어, MOS 트렌지스터나 박막트렌지스터를 제공하는 것을 목적으로 한다.
본 발명은, 레이저 또는 플래시 램프 등의 강력한 광원으로부터 방출되는 광에너지를 위로부터 불순물영역에 조사하여 불순물영역을 활성화시킬 때, 불순물영역뿐만 아니라 그 영역에 인접한 활성영역의 일부, 특히 , 활성영역과 불순물영역의 경계부분에도 광에너지를 조사하는 것이고, 이러한 목적을 달성하기 위해, 게이트 전극부를 형성하는 재료의 일부를 제거하는 것을 특징으로 한다.
본 발명의 제1실시형태에 따른 MIS형 반도체장치 제작방법은, 결정성 반도체 기판 또는 반도체 피막상에, 불순물영역을 형성하기 위한 마스크로서 기능하는 재료를 형성한 후, 이 재료를 마스크로 하여 반도체 기판 또는 반도체 피막중에 불순물을 도입하는 공정과, 이 마스크재료를 제거하여 불순물영역과 활성영역 모두에 광에너지가 조사될 수 있는 상태로 하고, 이 상태에서 광에너지를 조사하여 활성화를 행하는 공정과, 그후, 활성영역상에 게이트 전극(게이트배선)을 형성하는 공정을 포함한다.
이 방법을 채용하는 경우, 오프셋 영역을 형성하려면, 불순물영역의 형성을 위한 마스크의 패턴은 게이트 전극의 패턴보다 폭을 더 넓게 할 필요가 있다. 만약 게이트 전극의 패턴의 폭이 불순물 주입을 위한 마스크의 패턴보다 넓게 되면, 불순물영역과 게이트 전극이 겹치게 된다.
또한 , 상이한 포토마스크를 사용하는 경우, 상이한 공정에서 마스크를 동일한 장소에 정확하게 놓는 것은 어렵다. 특히 , 본 발명에서 요구되는 바와 같이, 1㎛이하의 오프셋 상태를 양산적으로 실현하는 것은 거의 불가능하다. 한편 , 동일한 포토마스크를 사용하여 겹치게 하는 것은 비교적 쉽다. 그러나 , 예를 들어 어떤 포토마스크를 사용하여 어떤 패턴의 배선을 형성하고, 이것을 마스크로 하여 불순물영역을 형성한후, 이 배선을 제거하고, 그 다음, 동일한 포토마스크를 사용하여 배선을 형성한 경우에는, 오프셋 상태는 거의 형성되지 않는다. 그러나 , 그후, 배선의 표면을 양극산화하면, 배선의 전도성 면이 후퇴하여 오프셋 상태가 실현된다.
한편 ,최초에 형성된 배선을 양극산화하면, 양극산화물의 표면이 전진하기 때문에, 이것을 마스크로 하여 불순물영역을 형성하면, 최초에 형성된 배선의 패턴보다도 바깥쪽에 불순물영역이 형셩된 다. 그 다음, 2번째의 배선을 양극산화하면, 배선의 전도성 면이 후퇴하여, 오프셋 상태가 확대된다.
그리하여, 게이트 전극을 양윽산화가능한 재료로 형성하고 이 게이트 전극을 양극산화함으로써 , 비교적 용이하게 오프셋 상태를 실현할 수 있다. 양극산화물은 충들 사이의 단락을 방지하는 효과도 가진다. 또한 ,게이트 전극(배선)을 양극산화물에 추가하여 충간절연물 등으로 덮어, 상부 배선과의 용량결합을 저하시키는 구조로 하여도 좋다.
본 발명의 제2실시형태에 따른 MIS형 반도체장치 제작방법은, 결정성의 반도체 기판 또는 반도체 피막상에, 게이트 절연막으로서 기능하는 절연피막을 형성한후, 상기 절연피막을 마스크로 하여 자기정합적으로 반도체 기판 또는 반도체 피막중에 불순물을 도입하는 공정과, 게이트 전극의 단부를 선택적으로 에칭하여, 불순물 영역과 게이트 전극의 오프셋 상태로 하고, 또한 , 불순물영역과 활성영역의 경계에 광에너지가 조사될 수 있는 상태로 하고, 이 상태에서 광에너지를 조사하여 활성화를 행하는 공정을 포함한다.
필요하면, 게이트 전극을 양극산화가능한 재료로 형성하고, 광에너지를 조사한 후, 게이트전극을 양극산화하는 것에 의해 그 게이트 전극의 표면을 절연성이 높은 양극산화물로 덮고, 그 위에 층간절연물 등을 형성하여, 상부 배선과의 용량결합을 저하시키는 구조로 하여도 좋다.
본 발명의 제3실시형태에 따른 MIS형 반도체 장치 제작방법은, 결정성의 반도체 기판 또는 반도체 피막상에, 게이트 절연막으로서 기능하는 절연피막을 형성한 후, 적절한 재료에 의해 게이트 배선(게이트 전극)을 형성하고, 게이트 배선을 전극으로 하여 전기화학적 반응(예를 들어, 전기도금 등)에 의해 그 배선의 표면에 전도성 재료 등을 전기화학적으로 피복하는 공정과, 이렇게 하여 처리된 게이트 전극부(게이트전극과 그의 표면에 부착된 전도성 재료)를 마스크로 하여 자기정합적으로 반도체 기판 또는 반도체 피막중에 불순물을 도입하는 공정, 일어나 앞에서 피복된 재료의 일부 또는 전부를 제거하여, 불순물영역과 활성영역의 경계에 광에너지가 조사될 수 있는 상태로 하고, 이 상태에서 광에너지를 조사하여 활성화를 행하는 공정을 포함한다.
필요하면, 게이트 전극을 양극산화가능한 재료로 형성하고, 광에너지를 조사한 후, 게이트 전극을 양극산화하는 것에 의애 그 게이트 전극의 표면을 절연성이 높은 양극산화물로 덮고, 그 위에 층간절연물 등을 형성하여, 상부 배선과의 용량결합을 저하시키는 구조로 하여도 좋다.
본 발명에서 사용하는데 바람직한 양극산화가능한 재료는 알루미늄, 티탄, 탄탈, 규소, 텅스텐 및 몰리브덴이다. 이들 재료의 단체(單) 또는 합금을 단층 또는 다층 구조로 하여 게이트 전극을 형성하면 좋다. 또한 , 이들 재료에 미량의 다른 원소를 첨가하여도 좋다. 양극산화법으로서는, 전해용액중에서 산화를 행하는 습식법이 일반적으로 사용되지만, 공지의 플라즈마 양극산화법(감압 플라즈마 분위기중에서의 산화)을 사용하여도 좋다. 또한 , 양극산화에 한정되지 않고, 다른 적당한 산화방법을 사용하여 배선을 산화하여도 좋다.
본 발명에서 사용하는데 적합한 광에너지원으로서는, KrF 레이저 파장 248nm), XeCL 레이저(308 nm) ArF 레이저(193 nm), XeF 레이저(353nm) 등의 엑시머 레이저;Nd:YAG레이저(1064nm) 및, 그의 제2, 제3 및 제4고조파 ; 탄산가스 레이저, 아르곤 이온 레이저, 구리 증기 레이저 등의 가간섭성(coherent) 광원 ; 및 크세논 플래시 램프, 크립통 아크 램프 등의 비간섭성(inciherent) 광원이 있다.
상기 공정에 이해 얻어진 MIS형 반도체장치는 상방으로부터 본 때, 불순물 영역(소스와 드레인)의 접합과 게이트 전극부(게이트 전극과 그것에 부수(付隨)된 양극산화물을 포함)가 실질적으로 같은 형상(유사한 형태)이고, 또한 게이트 전극(그의 전도성 면을 경계로 하고, 양윽산화물 등의 부수물 포함하지 않는다)과 불순물 영역이 오프셋 상태로 되어 있는 것이 특징이다.
또한 , 게이트 전극이 양극산화물 등의 산화물을 갖지 않는 경우에는 게이트 전극의 주위에는 산화물이 없고, 불순물영역과 게이트 전극이 오프셋 상태로 되어 있고, 오프셋의 폭은0.1∼0.5㎛범위인 것이 바람직하다.
또한 , 본 발명에서는, 예를 들어, 배선 마다의 인가 전압을 조절함으로써, 동일 기판상에 형성된 양극산화물 등의 각각의 산화물의 두께를 변경할 수 있다. 이 경우에는 게이트 전극부의 산화물의 두께와 커패시터부분(또는 배선들이 교차하는 부분)의 산화물의 두께를, 각각의 목적에 적합한 값이 되도록 서로 독립적으로 설정하여도 좋다.
[실시예 1]
제1도(a)∼(e)에 본 실시예에 따른 제작공정을 나타낸다. 본 실시예는 절연기판상에 박막 트렌지스터를 형성하는 예이다. 기판(101)은 유리 기판이고, 그 기판으로서는 예를 들어, 코닝 7059 등의 무(無)알칼리 유리 기판 또는 석영 기판 등이 사용될 수 있다. 본 실시예에서는, 비용을 고려하여 코닝 7059 기판을 사용하였다. 그 기판상에 하지막(下地膜)으로서 산화규소막(102)을 퇴적하였다. 그 산화규소막의 퇴적방법으로는, 예를 들어, 스퍼터링법 또는 화학적 기상성장법(CVD법)이 사용될 수 있다. 본 실시예에서는 테트라에톡시실란(TEOS)과 산소를 원료가스로 사용한 플라즈마 CVD법에 의해 산화규소막의 성막을 행하였다. 기판온도는 200∼400℃로 하였다. 그 산화규소막의 두께는 500∼2000Å으로 하였다.
그 다음, 비정질 규소막을 퇴적하고, 이것을 섬형상으로 패터닝하였다. 비정질 규소막의 퇴적방법으로서는, 일반적으로 플라즈마 CVD법 또는 감압 CVD법이 사용된다. 본 실시예에서는, 모노실란(SiH4)을 원료가스로 사용한 플라즈마 CVD법에 의해 비정질 규소막을 퇴적하였다. 이 비정질 규소막의 두께는 200∼700Å으로 하였다. 그 다음, 이 막에 레이저광(파장 248nm, 펄스폭 20nsec인 Kef 레이저)을 조사하였다. 레이저광 조사전에, 기판을 진공중에서 300∼550℃로 0.1∼3시간 가열하여, 비정질 규소막에 포함되어 있는 수소를 방출시켰다. 레이저광의 에너지 밀도는 250∼450mj/cm2으로 하였다. 또한 , 레이저광 조사시에는, 기판을 250∼550℃로 가열하였다. 그 결과, 비정질 규소막이 결정화되어, 결정성 규소막(103)이 형성되었다.
그 다음, 게이트절연막(104)으로서 기능하는 산화규소막을 800∼1200Å의 두께로 형성하였다. 본 실시예에서는 이 막의 형성방법으로서 산화규소막(102)의 형성방법과 같은 방법을 채용하였다. 그후, 폴리이미드 등의 유기재료나, 예를 들어, 알루미늄, 탄탈, 티탄 등의 금속, 또는 규소 등의 반도체, 또는 질화탄탈, 질화티탄 등의 전도성 금속질화물을 사용하여 마스크재(材)(105)를 형성하였다. 본 실시예에서는, 감광성 폴리이미드를 사용하여 마스크재(105)를 2000∼10000Å의 두께로 형성하였다.(제1도(a)도)
다음에, 플라즈마 도핑법에 의해 붕소(B)또는 인(P) 이온을 도입하여, 불순물영역(106)을 형성하였다. 이온의 가속에너지는 게이트절연막(104)의 두께에 따라 변경되지만, 전형적으로는 게이트 절연막의 두께가 1000Å인 경우, 가속에너지가 붕소에서는 50∼65keV, 인에서는 60∼80keV인 것이 적절하다. 도즈량은 2×1014∼6×1015cm-2이 적당하지만, 도즈량이 낮을수록 신뢰성이 높은 소자가 얻어질 수 있다는 것이 밝혀졌다. 도면에 나타낸 불순물영역의 범위는 단지 예시를 위한 것이고 실제로는 이온의 산란 등 때문에 불순물영역이 도시된 범위보다 다소 확장된다는 것이 이해될 것이다.(제1도(b)도)
불순물 도핑이 종료된 후, 폴리이미드로 된 마스크재(105)를 에칭하였다. 에칭은 산소 플라즈마 CVD 분위기중에서 행해졌다. 그 결과, 제1도(c)에 나타낸 바와 같이, 불순물영역(106)과 그 불순물영역들 사이에 위치한 활성영역이 드러났다. 이 상태에서, 레이저광 조사에 의해 불순물영역을 활성화시켰다. 레이저로서는 KrF엑시머 레이저(파장 248nm,펄스폭 20nsec)를 사용하고, 레이저광의 에너지 밀도를 250∼450mj/cm2으로 하였다. 레이저광 조사시에, 기판을 250∼550℃로 가열하면, 보다 효과적인 활성화가 이루어질 수 있었다. 전형적으로는 인이 도핑된 불순물영역에서는, 1×1015cm-2이고, 기판온도가 250℃, 레이저광의 에너지 밀도가 300mJ/cm2인 때, 500∼1000Ω/cm2의 시트 저항이 얻어졌다. 또한 , 본 실시예에서는, 불순물영역과 활성영역의 경계도 레이저광이 조사되기 때문에 , 종래의 제작공정에서 문제가 되었던 경계부분의 열화(劣化)에 의한 신뢰성의 저하가 현저하게 감소하였다.(제1도(c)도)
그후, 앞의 마스크재(105)보다 폭이 0.2㎛더 좁은 탄탈 게이트 전극(배선)을 패터닝에 의해 형성하고, 이 게이트 전극에 전류를 인가하여 양극산화를 행함으로써, 두께 1000∼2500Å의 양극산화물을 형성하였다. 양극산화는, 1∼5% 구연산의 에틸렌 글리콜 용액에 기판을 담그고, 모든 게이트 전극을 통합하여 이것을 양극으로 하고 백금을 음극으로 하여, 이 상태에서, 인가 전압을 1∼5V/분의 비율로 상승시킴으로써 행하였다. 이렇게 하여 형성된 게이트 전극부(107)는 명백히 불순물 영역과는 오프셋 상태로 되었다. 이 게이트 전극부의 양극산화물은 박막트렌지스터의 오프셋의 크기를 결정할뿐만 아니라, 상부 배선과의 단락을 방지하도록 작용하기 때문에 , 그의 목적에 적절한 두께가 선택되면 되고, 경우에 따라서는 이러한 양극산화물을 형성하지 않아도 좋다.(제1도(d)도)
마지막으로, 층간절연물(108)로서 기능하는 산화규소막을 예를 들어, TEOS를 원료가스로 한 플라즈마 CVD법에 의해 2000∼10000Å의 두께로 형성하고, 이 층간절연물에 콘택트 홀을 뚫어, 금속 등의 재료, 예를 들어, 두께 200Å의 질화티탄과 두께 5000Å의 알루미늄의 다층막으로 된 전극(109)을 불순물 영역에 접속하도록 형성하여 박막트렌지스터를 완성하였다. (제1도(e)도)
[실시예 2]
제3도(a)∼(f)와 제4도 (a)∼(c)dp 본 실시예에 따른 제작공정을 나타낸다. 제3도는 제4도(평면도)의 일점쇄선에 따른 단면도이다. 먼저, 기판(코닝7059)(301) 상에 하지막으로서 산화규소막을 형성하고, 그 위에 비정질 규소막을 1000∼1500Å의 두께로 형성하였다. 그 다음 질소 또는 아르곤 위기에서 600℃로 24∼48시간 어닐을 행하여, 비정질 규소를 결정화시킨 다음, 이것을 패터닝하였다. 이렇게 하여 섬형상의 결정성 규소영역(302)이 형성되었다. 그 다음, 게이트 절연막(303)으로 기능하는 산화규소막을 1000Å의 두께로 퇴적하고, 그 위에 탄탈 배선(두께 5000Å)(304,305,306)을 형성하였다.(제3도(a)도)
그 다음, 이들 탄탈 배선(304∼306)에 전류를 인가하여, 그의 표면에 두께 2000∼2500Å의 제1양극산화물(307, 308,309)을 형성하였다. 그리고, 이러한 공정에 의해 형성된 배선을 마스크로 하여 플라즈마 CVD 도핑법에 의해 섬형상의 규소영역(302)중에 불순물을 도입하여, 불순물영역(310)을 형성하였다.(제3도(b)도)제 4도(a)도)
다음에, 이러한 처리를 행한 탄탈 배선과 양극산화물을 제거하여, 활성영역의 표면을 노출시키고, 이 상태에서,KrF엑시머 레이저광을 조사하여, 활성화를 행하였다. (제3도((c)도)
그후, 다시, 앞의 배선 (304∼306)과 정확히 같은 패턴의 배선(311, 312, 313)을 탄탈을 사용하여 형성하였다. 배선(313)중 콘택트 홀을 형성할 부분에만 두께 1∼5㎛의 폴리이미드막(314)을 형성하였다. 폴리이미드로서는, 패터닝의 용이함 때문에 감광성 폴리이미드재료가 바람직하다.(제3도(d) 및 제4도(b)도)
그리고 , 이 상태에서 이들 배선(311∼313)에 전류를 인가하여, 두께 2000∼2500㎛의 제2양극산화물(315, 316, 317)을 형성하였다. 그러나, 앞서 폴리이미드가 형성된 부분은 양극산화되지 않고, 콘택트 홀(318)이 남는다. (제3도(e)도)
마지막으로, 층간절연물(319)로서 두께 2000∼5000㎛Å의 산화규소막을 퇴적하고, 그 층간절연물에 콘택트 홀을 형성하였다. 그리고, 배선(312)의 일부(제4도(c)의 점선으로 둘러싸인 부분(322)도)에서는 층간절연물을 모두 제거하여 제2양극산화물(316)을 노출시켰다. 그 다음, 질화탄탈(두께 500Å)과 알루미늄(두께 3500Å)의 다층막으로 된 전극·배선(320, 321)을 형성하여, 회로를 완성하였다. 이때, 배선(321)은 부분(322)에서 배선(312)과 함께 커패시턴스를 구성하고, 콘택트(323)를 통해 배선(313)에 접속되어 있다. (제3도(f) 및 제4도(c)도)
[실시예 3]
제5도(a)∼(e)에 본 실시예의 제작공정을 나타낸다. 먼저, 기판(코닝7059)(501)상에 하지막으로서 산화규소막(502)을 형성하고, 그 위에 섬형상의 비정질 규소막을 1000∼1500Å의 두께로 형성하였다. 그후, 질소 또는 아르곤 분위기에서 500∼1500Å의 두께로 형성하였다. 그후, 질소 또는 아르곤 분위기에서 500∼600℃로 2∼48시간 어닐하여 비정질 규소를 결정화시켰다. 그렇게 하여, 섬형상의 결정성 규소영역(503)이 형성되었다. 그 다음, 게이트 절연막(504)으로 기능하는 산화규소막을 1000Å의 두께로 퇴적하였다. 르후, 1∼2%의 규소를 함유하는 알루미늄막(두께 5000Å)을 스퍼터링법에 의해 퇴적하고, 스핀 코팅법에 의해 포토레지스트를 형성하였다. 그후, 공지의 포토리소그래피법에 의해 패터닝하고, 이 공정에 의해 형성된 포토레지스트(506)를 마스크로 하여 반응성 이온 에칭(RIE)법에의해 이방성 에칭을 행하여, 알루미늄 게이트 전극·배선(505)을 형성하였다.(제5도(a)도)
그 다음, 에칭 모드를 통상의 플라즈마 CVD 모드로 전환하여, 등방성 에칭을 행하였다. 그 결과, 알루미늄 게이트 전극·배선의 측면이 후퇴하였다. 에칭 시간을 조절하는 것에 의해 게이트 전극의 후퇴량을 2000∼3000Å으로 제어하였다. 그 다음, 플라즈마 도핑법에 의해 섬형상의 규소영역(503)중에 불순물(인)을 도입하여, 불순물영역(507)을 형성하였다.(제5도(b)도)
그 다음, 포토레지스트(506)를 제거하여 게이트 전극·배선을 노출시키고, 이 상태에서 KrF 엑시머 레이저광을 조사하여 활성화를 행하였다. 이 활성화공정에서는, 불순물영역과 활성영역의 경계(제5도(c)도)에서 X로 지시됨)에도 레이저광이 조사되었다.(제5도(c)도)
그후, 기판을 주석산의 에틸렌 글리콜 용액에 담그고, 게이트 전극·배선을 양극산화하여, 그의 표면에 두께 2000∼2500Å의 양극산화물(508)을 형성하였다.(제5도(d)도)
마지막으로, 층간절연물(509)로서 산화규소막을 2000∼5000Å의 두께를 퇴적하고, 불순물영역에 이르는 콘택트 홀을 형성하였다. 그 다음, 질화탄탈(두께 500Å)과 알루미늄(두께 2500Å)의 다층막으로 구성된 배선·전극(510)을 형성하여, 박막 트렌지스터를 완성하였다.(제5도(e)도)
[실시예 4]
제6도(a)∼(f)에 본 실시예에 따른 제작공정을 나타낸다. 기판(코닝7059)(601)사에 하지막으로서 산화규소막을 형성하고, 그 위에 섬형상의 비정질 규소막을 1000∼1500Å의 두께로 형성하였다. 그 다음, 질소 또는 아르곤 분위기에서 500∼600℃로 2∼48시간 어닐하여, 비정질 규소를 결정화시켰다. 그리하여, 섬형상의 결정성 규소영역(602)이 형성되었다. 다음에, 게이트 절연막(603)으로 기능하는 산화규소막을 1000Å의 두께로 퇴적하고, 그 위에 알루미늄 배선(두께 5000Å)(604, 605, 606)을 형성하였다. (제6도(a)도)
다음에, 이들 배선(604∼606)의 표면에 양극산화물(607, 608, 609)을 형성하였다. 그 다음 이렇게 하여 형성된 배선부를 마스크로 하여 플라즈마 도핑법에 의해 섬형상의 규소영역(602)에 불순물을 도입하여, 불순물영역(610)을 형성하였다. (제6도(b)도)
그후, 알루미늄 배선(604∼606)을 양극산화물과 함께 에칭하여, 섬형상의 규소영역(602)의 표면을 노출시켰다. 이 상태에서 KrF 엑시머 레이저광을 조사하여, 활성화를 행하였다.(제6도(c)도)
그후, 다시, 앞서 형성된 배선(604∼606)과 같은 패턴으로 알루미늄 배선(611, 612, 613)을 형성하였다. 그 다음, 배선(611)을 덮도록 두께 1∼5㎛의 폴리이미드막(614)을 형성하였다. 폴리이미드로서는, 패터닝의 용이함 때문에 감광성 폴리이미드재료가 바람직하다.(제6도(d)도)
이 상태에서, 배선(611∼613)에 전류를 인가하여, 두께 2000∼2500Å의 양극산화물(615, 616)을 형성하였다. 그러나 폴리이미드로 덮힌 배선(611)의 부분은 양극산화되지 않았다. (제6도(e)도)
마지막으로, 층간절연물(617)로서 산화규소막을 두께 2000∼5000Å으로 퇴적하고, 불순물영역(610)에 이르는 콘택트 홀을 형성하였다. 배선(613)의 부분(620)에서는 층간절연물을 모두 제거하여 양극산화물(616)을 노출시켰다. 그 다음, 질화탄타(두께 500Å)과 알루미늄(두께 3500Å)의 다층막으로 구성된 배선·전극(618, 619)을 형성하여, 회로를 완성하였다. 이때, 배선(619)은 부분(620)에서 배선(613)과 함께, 양극산화물(616)을 유전체로 하는 커패시터를 구성한다.(제6도(f)도)

제7도(a)∼(e) 에 본 실시예에 따른 제작공정을 나타낸다. 이 실시예는 절연기판상에 박막 트렌지스터를 제하는 예이다. 기판(701)은 유리기판이고, 예를 들어, 코닝 7057 등의 무알칼리 유리 기판 또는 석영 기판이 그 기판으로서 사용될 수 있다. 본 실시예에서는 비용을 고려하여 코닝 7059 유리 기판이 사용되었다. 이 기판상에 하지막으로서 산화규소막(702)을 퇴적하였다. 산화규소막의 퇴적방법으로는, 예를 들어, 스퍼터링법 또는 화학적 기상성장법(CVD법)이 사용될 수 있다. 본 실시예에서는 테트라에톡시실란(TEOS)과 산소를 원료가스로 사용한 플라즈마 CVD법에 의해 성막을 행하였다. 기판온도는 200∼400℃로 하고, 산화규소막의 두께는 500∼2000Å으로 하였다.

그후, 이 게이트 전극(705)에 전류를 인가하여, 그의 표면에 두께 2000∼2500Å의 금속피막(706)을 형성하였다. 이 금속피막의 형성은 소위 전기도금 공정과 유사한 수단을 사용하여 행하고, 금속피막의 재료로서는, 구리, 니켈, 크롬, 아연, 주석, 금, 은, 백금, 팔라듐, 로듐 등이 사용될 수 있으나, 이들중에서도 에칭이 용이한 재료가 바람직하다. 본 실시예에서는, 크롬이 사용되었다. 먼저, 무수크롬산을 0.1∼2% 황산용액에 용해하여, 1∼30% 용액을 만든 다음, 이 용액에 기판을 담그고, 게이트 전극을 음극에 접속하고 대향전극(양극)으로서는 백금 전극을 사용하여, 45∼55℃에서 100∼4000A/m2의 전류를 인가하였다.
이 공정에 의해 게이트 전극의 표면을 크롬피막으로 피복한 후, 붕소(B)또는 인(P)이온은 도입하여 불순물영역(707)을 형성하였다. 이 이온의 가속에너지는 게이트 절연막(704)의 두께에 따라 변경되는데, 전형적으로는, 게이트 절연막의 두께가 1000Å인 경우에, 붕소의 경우 50∼65keV, 인의 경우 60∼80keV인 것이 적당하다. 또한, 도즈량은 2×1014∼6×1015cm-2인 것이 적당한데, 도즈량이 낮을수록 신뢰성이 높은 소자가 얻어진다. 이와 같이 크롬피막이 존재하는 상태에서 불순물의 도입을 행한 경과, 게이트 전극(알루미늄)과 불순물영역은 오프셋 상태로 되었다.
도면에 나타낸 불순물영역의 범위는 단지 예시적인 것이고, 실제로는 이온 확산 등에 의해, 도시된 범위의 바깥쪽으로 다소 확대된다. (제7도(b)도)
불순물 도핑이 끝난 후, 앞의 도금 공정에 의해 형성된 크롬피막만을 에칭하였다. 그 다음, 1∼5% 주석산의 에틸렌 글리콜 용액에 기판을 담그고, 게이트 전극을 양극에 접속하고, 음극으로서 백금 전극을 사용하고, 이것에 전류를 인가하여, 게이트 전극의 표면에 부착되어 있는 크롬피막을 산화 및 용해시켰다. 용액에 용해된 크롬은 음극인 백금 전극상에 부착하므로, 크롬을 재이용함으로써, 유해한 크롬을 외부로 배출하지 않는 폐(閉)시스템이 실현된다. 게이트 전극상의 크롬이 완전히 제거되면, 이번에는 게이트 전극의 알루미늄이 양극산화되지만, 이것은 인가 전압을 제한함으로써 억제될 수 있다. 예를 들어, 인가 전압을 10V 이하로 제한하면, 알루미늄의 양극산화는 거의 진행하지 않는다.
이렇게 하여, 크롬피막만을 에칭하여, 게이트 전극의 표면을 노출시킬 수 있다. 그 결과, 제7도(c)에 나타낸 바와 같이 불순물영역(707)과 그들 사이에 위치된 활성영역의 경계(X로 지시됨)가 드러났다 이 상태에서, 레이저광을 조사하여 불순물영역을 활성화시켰다. 레이저로서는 KeF 엑시머 레이저(파장 248nm; 펄스폭 20nsec)를 사용하고, 레이저광의 에너지 밀도는 250∼450°mJ/CM2으로 하였다.
또한 , 레이저광 조사시에 기판을 250∼550℃로 가열하면, 보다 효과적으로 활성화할 수 있었다. 전형적으로는, 인이 도핑되는 경우 도즈량이 1×1015cm-2, 기판온도가 250℃, 레이저광의 에너지 밀도가 300mJ/cm2일 때, 500∼1000Ω/cm2의 시트 저항이 얻어졌다. 또한, 본 실시예에서는 불순물영역과 활성영역의 경계에도 레이저광이 조사되기 때문에, 종래의 제작공정에서 문제가 되었던 경계부분의 열화에 의한 신뢰성의 저하는 현저하게 감소하였다. 본 공정에서는, 노출된 게이트 전극에 레이저광이 직접 조사되기 때문에, 게이트전극의 표면이 레이저광을 충분히 반사하거나, 또는 게이트 전극 자체가 충분한 내열성을 가지는 것이 바람직하다. 표면이 반사율이 좋지 않은 경우에는, 상부 표면에 내열재료를 제공하는 등의 설비를 하는 것이 바람직하다.(제7도(c)도)
그후, 게이트 전극을 양극산화하여, 그의 표면에 두께 1500∼2500Å의 양극산화물(708)을 형성하였다. 양극산화는, 1∼5% 구연산의 에틸렌 글리콜 용액에 기판을 담그고, 모든 게이트 배선을 통합하여 그것을 양극으로 하는 한편 , 백금을 음극으로 하여, 인가 전압을 1∼5V/분의 비율로 상승시킴으로써 행하였다. 이 양극산화물(708)은, 양극산화공정에서 전도성 면이 후퇴하는 것에 의해 박막트렌지스터의 오프셋의 크기를 결정할 뿐만 아니라, 상부 배선과의 단락을 방지하는 효과도 가지는 것이기 때문에 , 그의 목적에 적절한 두께가 선택되면 좋고, 경우에 따라서는 이러한 양극산화물을 형성하지 않아도 좋다. (제7도( d)도)
마지막으로, 층간절연물(709)로서 산화규소막을, 예를 들어, TEOS를 원료가스로 사용하는 플라즈마 CVD법에 의해 2000∼10000Å의 두께로 형성하고, 이 층간 절연물에 콘택트 홀을 뚫어, 금속 등의 재료, 예를 들어, 두께 200Å의 질화티탄과 두께 5000Å의 알루미늄의 다층막으로 이루어진 전극(710)을 불순물영역에 접속하여, 박막트렌지스터를 완성하였다.(제7도(e)도)
[실시예 6]
제8도(a)∼(f)와 제9도 (a)∼(c)에 본 실시예에 따른 제작공정을 나타낸다. 제8도는 제9도(평면도)의 일점쇄선에 따른 단면도이다. 먼저, 기판(코닝7059)(801)상에 하지막으로서 산화규소막을 형성하고, 그 위에 비정질 규소막을 1000∼1500Å의 두께로 형성하였다. 그리고 , 질소 또는 아르곤 분위기에서 600℃로 24∼48시간 어닐하여 비정질 규소를 결정화시켰다. 그리하여, 섬형상의 결정성 규소영역(802)이 형성되었다. 다음에, 게이트 절연막(803)으로 기능하는 산화규소막을 1000Å의 두께로 퇴적하고, 그 위에 알루미늄 배선(두께 5000Å)(804, 805, 805)을 형성하였다.(제8도(a)도)
그 다음, 기판을 전해용액에 담그고, 이들 배선(804∼806)에 전류를 인가하여 그의 표면에 두께 2000∼2500Å의 크롬피막(807, 808, 809)을 형성하였다. 그리고 , 이러한 처리가 행해진 배선을 마스크로 하여 플라즈마 도핑법에 의해 섬형상의 규소영역(802)에 불순물을 도입하여 불순물영역(810)을 형성하였다. (제8도(b) 및 제9도(a)도)
다음에, 크롬피막(807∼809)만을 에칭하여 배선들이 표면을 노출시키고, 이 상태에서 액시머 레이저광을 조사하는 것에 의해 활성화를 행하였다. (제8도 (c)도)
그후, 콘택트 홀이 형성될 배선(806)의 부분에만 두께 1∼5㎛의 폴리이미드막(811)을 형성하였다. 폴리이미드로서는, 패터닝의 용이함 때문에 감광성 폴리이미드재료가 바람직하다.(제8도(d) 및 제9도(b)도).
그리고, 이 상태에서, 기판을 전해용액에 담그고, 배선(804∼806)에 전류를 인가하여 두께 2000~2500Å의 양극산화물(812, 813, 814)을 형성하였다. 그러나 , 앞서 폴리이미드가 형성된 부분은 양극산화되지 않고, 콘택트 홀(815)이 남는다. (제8도(e)도)
마지막으로, 층간절연물(816)로서 두께 2000∼5000Å의 산화규소막을 퇴적하고, 이 층간절연문에 콘택트 홀을 형성하였다. 배선(805)의 부분(제9도(c)의 점선으로 둘러싸인 부분(819)에서는 층간절연물을 모두 제거하여 양극산화물(813)을 노출시켰다. 그후, 질화탄탈(두께 500Å과 알루미늄(두께 3500Å)의 다층막으로 된 배선·전극(817, 818)을 형성하여, 회로를 완성하였다. 이때, 배선(818)은 부분(819)에서 배선(805)과 함께 커패시턴스를 구성하고, 콘택트(820)를 통해 배선(806)에 접속된다. (제8도(f) 및 제9도(c)도)
[실시예 7]
제10도(a)∼(f)에 본 실시예에 따른 제작공정을 나타낸다. 기판(코닝7059)(901)상에 하지막으로서 산화규소막을 형성하고, 그 위에 비정질 규소막을 1000∼1500Å의 두께로 형성하였다. 그 다음, 질소 또는 아르곤 분위기에서 600℃로 24∼48시간 어닐하여 비정질 규소를 결정화시켰다. 그리하여, 섬형상의 결정성 규소영역(902)이 형성되었다. 그 후, 게이트 절연막(903)으로서 기능하는 산화규소막을 1000Å의 두께로 퇴적하고, 그 위에 탄탈 배선(두께 5000Å)(904, 905, 906)을 형성하였다. (제10도 (a)도)
그 다음, 이들 배선의 표면에 전해도금에 의해 두께 500∼1500Å의 크롬피막(907, 908, 909)을 형성하였다. 그리고 , 이렇게 처리된 배선을 마스크로 하여 플라즈마 도핑법에 의해 섬형상의 규소영역(902)에 불순물을 도입하여, 불순물영역(910)을 형성하였다.(제10도(b)도)
다음에, 크롬피막(907∼909)만을 에칭하여, 불순물영역(910)과 그들 불순물영역 사이의 활성영역의 경계를 노출시키고, 이 상태에서 KrF 엑시머 레이저광을 조사하는 것에 의해 활성화를 행하였다. (제10도(c)도)
그 후, 배선(904)을 덮도록 두께 1∼5㎛의 폴리이미드막(911)을 형성하였다. 폴리이미드로서는, 패터닝의 용이함 때문에 감광성 폴리이미드재료가 바람직하다.(제10도(d)도)
그리고 , 이 상태에서 전해용액중에서 배선(904∼906)에 전류를 인가하여, 두께 2000∼2500Å의 양극산화물(912, 913)을 형성하였다. 그러나 , 폴리이미드로 덮힌 배선(904)의 부분을 양극산화되지 않았다. (제10도(e)도)
마지막으로, 층간절연물(914)로서 산화규소막을 2000∼5000Å의 두께로 퇴적하고, 불순물영역(910)에 이르는 콘택트 홀을 형성하였다. 배선(906)의 부분에서는 층간절연물을 모두 제거하여 양극산화물(913)을 노출시켰다. 그후, 질화티탄(두께 500Å)과 알루미늄(두께 3500Å)의 다층막으로 된 배선·전극(915,916)을 형성하여, 회로를 완성하였다. 이때, 배선(916)은 부분(917)에서 배선(906)과 함께 , 양극산화물(913)을 유전체로 하는 커패시터를 구성한다.(제10도(f)도)
그리하여, 본 발명은, 저온 공정에 의해 제작된 MOS 트렌지스터, 박막 트렌지스터 등의 MIS형 반도체장치의 신뢰성을 향상시키는데 효과적이다. 구체적으로는, 소스를 접지하고, 드레인과 게이트 중 어느 한쪽 또는 모두메 +20V이상 또는 -20V이하의 전위를 가한 상태에서 10시간 이상 방치한 경우에도, 트렌지스터의 특성에는 큰 영향이 없었다.
본 실시예는 박막트렌지스터를 중심으로 하여 설명되었으나, 본 발명의 효과는 단결정 반도체 기판상에 제작된 MIS 형 반도체 장치에서도 얻어질 수 있다. 또한 , 반도체재료에 관해서도, 실시예에서 사용된 규소 이외에도, 규소-게르마늄 합금, 탄화규소, 게르마늄, 셀렌화카드뮴, 황화카드뮴, 비소화칼륨 등의 반도체재료에서도 동등한 효과가 얻어진다. 그리하여, 본 발명은 공업상 유익한 발명이다.
Claims (21)
- 반도체 상에 마스크를 형성하는공정과, 상기 마스크를 사용하여 상기 반도체에 선택적으로 불순물을 도입하여 불순물 영역들을 형성하는 공정과, 상기 마스크 제거하는 공정과, 상기 마스크를 제거후 상기 반도체에 광을 조사하여 적어도 상기 불순물영역들의 결정성을 증가시키는 공정 및 상기 결정성 증가공정후, 상기 불순물영역들 사이에 위치한 상기 반도체의 일부분상에 절연막을 사이에 두고 게이트 전극을 형성하는 공정을 포함하고, 여기서, 상기 마스크가, 상기 불순물 영역들중 하나로부터 상기 불순물영역들중 다른 하나로의 방향으로 상기 게이트 전극보다 더 넓는 폭을 가지는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제1항에 있어서, 상기 광이 레이저광 또는 레이저광과 동등한 광인 것을 특징으로 하는 MIS형 반도체장치 제작방법.
- 제1항에 있어서, 상기 광이, 가간섭성 광원과 비간섭성 광원으로 이러우진 군으로부터 선택된 광원으로부터 방출되는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 절연막을 사이에 두고 반도체 상에 전도성 재료의 배선을 형성하는 공정과, 상기 반도체에 불순물영역들을 형성하기 위해, 상기 배선을 마스크로 사용하여 상기 반도체에 자기정합적으로 불순물을 도입하는 공정과, 상기 불순물영역들과 그 불순물영역들 사이의 활성영역과의 사이의 경계들을 노출시키기 위해, 상기 불순물 도입후에 상기 배선의 양 단부를 에칭하는 공정, 및 광 조사에 의해 상기 불순물영역들과 상기 경계들의 결정성을 증가시키는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제4항에 있어서, 상기 광이 레이저광 또는 레이저광과 동등한 광인 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제4항에 있어서, 상기 광이, 가간섭성 광원과 비간섭성 광원으로 이루어진 군으로부터 선택된 광원으로부터 방출되는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제4항에 있어서, 상기 광 조사후에 상기 배선을 양극산화하는 공정을 더 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 마스크를 사용하여 반도체의 상부에 절연막을 사이에 두고 양극산화가능한 전도성 재료의 배선을 형성하는 공정과, 상기 배선의 표면을 양극산화하는공정과, 상기 양극산화 공정에서 처리된 상기 배선을 마스크로 사용하여 상기 반도체의 영역들에 불순물을 도입하는 공정과, 상기 불순물이 도입된 영역들과 그 영역들 사이에 위치한 활성영역을 노출시키기 위해 상기 배선을 제거하는 공정과, 광 조사에 의해 적어도 상기 불순물이 도입된 영역들의 결정성을 증가시키는 공정 및 상기 배선 형성공정에서 사용된 상기 마스크와 동일한 패턴을 가지는 마스크를 사용하여 또 다른 배선을 형성하는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제 8항에 있어서, 상기 광이 레이저광 또는 레이저광과 동등한 광인 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제8항에 있어서, 상기 광이, 가간섭성 광원과 비간섭성 광원으로 이루어진 군으로부터 선택된 광원으로부터 방출된 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 반도체의 활성영역상에 절연막을 사이에 두고 전도성 재료의 배선을 형성하는모든 공정과, 상기 배선상에 피막을 선택적으로 형성하는 공정과, 상기 반도체에서 상기 활성영역을 사이에 두고 있는 불순물영역들을 형성하기 위해 상기 피막이 형성된 상기 배선을 마스크로 사용하여 자기정합적으로 상기 반도체에 불순물을 도입하는 공정과, 상기 불순물영역들 각각과 상기 활성영역 사이의 경계 또는 그 경계 부근의 적어도 일부를 노출시키기 위해, 상기 불순물 도입후 상기 피막하여금 적어도 일부를 제거하는 공정 및 상기 제거 공정후, 광 조사에 의해 적어도 상기 불순물영역들의 결정성을 증가시키는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제11항에 있어서, 상기 결정성을 증가시키는 공정후에 상기 배선을 양극산화하는 공정을 더 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제11항에 있어서, 상기 광이 레이저광 또는 레이저광과 동등한 광인 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제11항에 있어서, 상기 광이, 가간섭성 광원과 비간섭성 광원으로 이루어진 군으로부터 선택된 광원으로부터 방출되는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 양극산화가능한 재료로 되고 적어도 하나의 접속부를 가지는 제1배선을 기판상에 형성하는 공정과, 상기 제1배선의 상기 접속부상에 유기 마스크를 형성하는 공정과, 상기 접속부 이외의 부분에 양극산화물층을 형성하도록 상기 제1배선을 양극산화하는 공정과, 상기 양극산화후 상기 유기 마스크를 제거하는 공정과, 상기 배선위에 층간절연물을 형성하는 공정과, 상기 제1배선의 상기 접솟부를 노출시키기 위해 상기 층간절연물에 콘택트 홀을 형성하는 공정 및 상기 층간절연물의 상기 콘택트홀을 통하여 상기 제1배선의 상기 접속부에 접촉하는 제2배선을 상기 층간절연물상에 형성하는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제8항에 있어서, 상기 양극산화 공정에 의해 오프셋 영역이 형성되는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 반도체상에 마스크를 형성하는 공정과, 상기 마스크를 사용하여 상기 반도체에 선택적으로 N형 또는 P형의 불순물을 도입하여 불순물영역들을 형성하는 공정과, 상기 마스크를 제거하는 공정과, 상기 마스크 제거후 상지 반도체를 어닐하여 적어도 상기 불순물영역들의 결정성을 증가시키는 공정 및 상기 결정성 증가공정후, 상기 불순물영역들 사이에 위치한 상기 반도체의 일부분상에 절연막을 사이에 두고 게이트 전극을 형성하는 공정을 포함하고, 여기서, 상기 마스크가 상기 불순물영역들중 하나로부터 상기 불순물영역들중 다른 하나로의 방향으로 상기 게이트 전극보다 더 넓은 폭을 가지며, 상기 마스크와 상기 게이트 전극이 동일 위치에 형성되는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 절연막을 사이에 두고 반도체 상에 전도성 재료의 배선을 형성하는 공정과, 상기 반도체에 불순물영역들을 형성하기 위해, 상시 배선을 마스크로 사용하여 상기 반도체에 자기정합적으로 불순물을 도입하는 공정과, 상기 불순물영역들과 그 불순물영역들 사이의 활성영역과의 사이의 경계들을 노출시키기 위해, 상기 불순물 도입후에 상기 배선의 양 단부를 에칭하는 공정 및 상기 불순물영역들과 상기 경계들의 결정성을 증가시키는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 마스크를 사용하여 반도체의 상부에 절연막을 사이에 두고 양극산화가능한 전도성 재료의 배선을 형성하는 공정과, 상기 배선의 표면을 양극산화하는 공정과, 상기 양극산화 공정에서 처리된 상기 배선을 마스크로 사용하여 상기 반도체의 영역들에 불순물을 도입하는 공정과, 상기 불순물이 도입된 영역들과 그 영역들 사이에 위치한 활성영역을 노출시키기 위해 상기 배선을 제거하는 공정과 적어도 상기 불순물이 도입된 영역들의 결정성을 증가시키는 공정 및 상기 배선 형성공정에서 사용된 상기 마스크와 동일한 패턴을 가지는 마스크를 사용하여 또 다른 배선을 형성하는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 반도체의 활성영역상에 절연막을 사이에 두고 전도성 재료의 배선을 형성하는 공정과, 상기 배선상에 피막을 선택적으로 형성하는 공정과, 상기 반도체에서 상기 활성영역을 사이에 두고 있는 불순물영역들을 형성하기 위해, 상기 피막이 형성된 상기 배선을 마스크로 사용하여 자기정합적으로 상기 반도체에 불순물을 도입하는 공정과, 상기 불순물영역들 각각과 상기 활성영역 사이의 경계 또는 그 경계 부근의 적어도 일부는 노출시키기 위해, 상기 불순물 도입후 상기 피막의 적어도 일부를 제거하는 공정 및 상기 제거 공정후, 적어도 상기 불순물영역들의 결정성을 증가시키는 공정을 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
- 제20항에 있어서, 상기 결정성을 증가시키는 공정후에 상기 배선을 양극산화하는 공정을 더 포함하는 것을 특징으로 하는 MIS형 반도체 장치 제작방법.
