Abstract

본 발명은 솔라 셀(solar cell)의 분야에 관한 것이다. 보다 구체적으로, 본 발명은 솔라 셀 디바이스 및 제작 방법에 관한 것이다.
반도체 기판의 표면 위에 불순물을 형성하는데 확산의 사용은 몇 가지 문제점을 야기한다. 한 가지 문제점은 불순물이 반도체 재질의 체적 내로 침투할 때 표면 근처에서 비활성화된 불순물의 과도한 축적이다. 이러한 과도한 축적은 반도체 기판의 다른 영역에서 고유 저항을 변화시키고, 따라서 솔라 셀의 광흡수 능력의 변화와 전자-홀 형성 및 재결합 성능의 변화를 초래한다. 특히, 직면하는 한 가지 문제점은 "죽은 층"("dead layer")의 형성 결과로서 청색 광의 사용 결핍이다.
종래의 확산 형성 시스템의 다른 단점은 사용은, 라인 폭과 웨이퍼 두께가 점점 줄어들고 있기 때문에, 반도체 기판을 가로질러 불순물의 측면으로 위치 지정하는데 어려운 점이다. 에미터 크기가 200미크론으로부터 50미크론 이하로 줄어듦에 따라 솔라 셀 산업은 불순물의 측면 배치를 요구할 것으로 예상된다. 이러한 소형화는 솔라 셀을 형성하는데 확산 및 스크린 프린팅의 현재의 방법론으로는 어렵거나 심지어 불가능하다. 금속 그리드 라인 사이의 영역에 비해 금속 그리드 라인 아래 영역의 고유 저항을 선택적으로 변경시키는 것은 전하 수집 및 생성의 장점을 제공하고, 따라서 효율에서의 이득을 초래한다.
확산 공정은 전형적으로 반도체 기판의 표면위에 스프레이되거나 또는 페이스트로서 도포되는 불순물 재질을 사용한다. 그후 반도체 기판은 불순물을 특정 깊이까지 침투시켜 접합을 형성하도록 가열된다. 반도체 기판은 전형적으로 확산로 또는 유사한 수단 내에서 가열된다. 바탕의 도핑 유형에 따라 접합을 형성하기 위하여 n-형 또는 p-형 불순물이 사용될 수 있다. 후속 스크린 프린팅 단계는 솔라 셀을 완성시킬 때 웨이퍼의 표면위에 접촉 라인을 형성하기 위하여 사용된다.
반도체와 금속 접촉의 경계면은 솔라 셀의 성능에 영향을 미친다. 종래에 금속 접촉과 실리콘 사이의 접합은 가열되어 질화물을 형성한다. 이러한 가열 공정은 경계면을 개선시키지만, 단점 역시 포함한다.
따라서, 종래의 솔라 셀 제작 방법의 단점을 극복하기 위하여 솔라 셀을 형성하는 개선되고 보다 경제적인 방법을 제공하여, 더 작은 크기를 갖고, 불순물 사용량과 위치를 더 엄격하게 제어하는 솔라 셀의 제작을 허용하는 것이 바람직하다.
본 발명의 제 1 양상에 따라, 솔라 셀 디바이스가 제공된다. 솔라 셀 디바이스는 앞서 존재하는 불순물을 갖는 실리콘 기판을 포함한다. 균질하고 낮게 도핑된 영역은 앞서 존재하는 불순물 위의 실리콘 기판의 표면상에 형성된다. 앞서 존재하는 불순물과 낮게 도핑된 영역 사이에 접합이 형성된다. 접합은 실리콘 기판의 표면으로부터 미리결정된 거리에 형성된다. 높게 도핑된 영역은 낮게 도핑된 영역 내의 실리콘 기판의 표면상에 선택적으로 주입된다. 시드 층(seed layer)은 높게 도핑된 영역 위에 형성된다. 금속 접촉은 시드 층 위에 형성된다. 솔라 셀 디바이스는 반사-방지 코팅을 포함할 수 있다.
예서적인 실시예에 있어서, 솔라 셀 디바이스는 80 Ω/□에서 160 Ω/□ 범위의 고유 저항을 갖는 균질하고 낮게 도핑된 영역과 10 Ω/□에서 40 Ω/□ 범위의 고유 저항을 갖는 높게 도핑된 영역을 포함한다. 일 실시예에 있어서, 균질하고 낮게 도핑된 영역은 대략 100 Ω/□의 고유 저항을 포함하고, 높게 도핑된 영역은 대략 25 Ω/□의 고유 저항을 포함한다. 높게 도핑된 영역은 50 내지 200 미크론의 거리의 실리콘 기판상의 폭이 될 수 있다. 또한 높게 도핑된 영역은 실리콘 기판상에서 서로로부터 1 내지 3mm 범위의 거리만큼 측면으로 이격될 수 있다.
시드 층은 질화물이 될 수 있다. 시드 층은 또한 재질 Ni, Ta, Ti, W 또는 Cu 중 어느 하나를 포함하는 재질의 층이 될 수 있다. 실리콘 기판은 이온 주입 공정 도중에 높게 도핑된 영역의 배치를 정렬시키기 위해 구성된 기준 표식을 포함할 수 있다.
본 발명의 제 2 양상에 따라, 솔라 셀 디바이스를 형성하는 방법이 제공된다. 이 방법은 앞서 존재하는 불순물을 포함하는 실리콘 기판을 제공하는 단계를 포함한다. 이온 주입 공정은 앞서 존재하는 불순물 위의 실리콘 기판의 표면상에 균질하고 낮게 도핑된 영역을 형성하기 위하여 사용된다. 앞서 존재하는 불순물과 낮게 도핑된 영역 사이에 접합이 형성된다. 접합은 실리콘 기판의 표면으로 미리 결정된 거리에 형성된다. 선택적인 이온 주입 공정은 낮게 도핑된 영역 내의 실리콘 기판의 표면상에 주입된 높게 도핑된 영역을 형성하기 위하여 사용된다. 높게 도핑된 영역은 실리콘 기판의 표면상의 미리 결정된 위치에 주입된다. 선택적인 이온 주입 공정은 높게 도핑된 영역위에 시드 층을 형성하기 위하여 사용된다. 시드 층 위에 금속 접촉이 형성된다. 이 방법은 반사-방지 코팅을 형성하는 단계를 포함한다.
높게 도핑된 영역은 물리적인 마스크를 사용하여 실리콘 기판의 표면상의 미리 결정된 위치에 주입된다. 물리적인 마스크는 미리 결정된 위치와 정렬되는 개구부를 포함한다. 물리적인 마스크는 실리콘 기판의 표면상에 형성된다. 물리적인 마스크는 높게 도핑된 영역을 형성하기 위한 선택적인 이온 주입 공정 도중에 실리콘 기판의 표면 위의 미리결정된 거리에 위치한다. 대안적인 실시예에 있어서, 선택적인 이온 주입 공정은 높게 도핑된 영역을 형성하기 위하여 미리 결정된 위치와 정렬되는 성형된 이온 빔을 사용한다. 다른 실시예에 있어서, 이러한 선택적인 주입은 기판의 표면상의 마스크를 통해 이루어질 수 있다. 높게 도핑된 영역을 형성하는 상기의 모든 실시예의 조합이 사용될 수 있다.
예시적인 실시예에 있어서, 균질하고 낮게 도핑된 영역은 80 Ω/□ 내지 160 Ω/□ 범위의 고유 저항을 포함하고, 균질하고 낮게 도핑된 영역은 대략 100 Ω/□의 고유 저항을 포함한다. 높게 도핑된 영역은 10 내지 40 Ω/□ 범위의 고유 저항을 포함할 수 있다. 일 실시예에 있어서, 높게 도핑된 영역은 대략 25 Ω/□의 고유 저항을 포함한다. 높게 도핑된 영역 각각은 실리콘 기판상에서 50 내지 200 미크론 범위의 거리의 폭을 포함하고, 높게 도핑된 영역은 실리콘 기판상에서 서로로부터 1 내지 3mm 범위의 거리만큼 측면으로 이격될 수 있다.
시드 층은 바람직하게 질화물이다. 시드 층은 또한 재질 Ni, Ta, Ti, W 또는 Cu 중 어느 하나를 포함하는 재질의 층이 될 수 있다. 실리콘 기판은 선택적 이온 주입 공정 도중에 높게 도핑된 영역의 배치를 정렬시키기 위해 구성된 기준 표식을 포함할 수 있다. 이러한 방법은 균질하고 낮게 도핑된 영역을 갖는 실리콘 기판상에 어닐링 공정을 사용하는 단계를 포함한다. 대안적으로 어닐링 공정은 금속 접촉을 형성한 이후 실리콘 기판상에서 사용된다. 금속 접촉을 형성한 후 어닐링을 사용하는 것은 종래의 공정보다 낮은 온도의 어닐링을 허용한다. 따라서, 그렇지 않을 경우 높은 온도에서 열화될 수 있는 캐리어 상의 기판 또는 얇은 기판의 사용을 허용한다.

본 발명은 균질의 선택적인 에미터 영역을 형성하기 위하여 주입을 사용한다. 본 발명은 솔라 셀의 형성 특히 일련의 주입 공정을 통해 선택적인 에미터의 형성을 위한 방법을 다룬다. 현재, 불순물을 측면으로 조작하고 위치시키는 능력은 종래의 확산 또는 스크린 프린팅 공정으로는 어렵다. 본 발명은 그리드라인, 접촉의 저항을 선택적으로 제어하고, 금속/반도체 경계면의 접촉 저항을 선택적으로 제어한다. 더욱이, 이온 주입을 통한 선택적인 에미터의 유리한 형성은 솔라 셀 디바이를 위한 개선된 성능을 가능케 한다. 본 발명은 성장한 단일 또는 단-결정, 폴리 또는 다-결정 실리콘에 적용될 수 있고, 또한 캐리어(유리와 같은)상에 위치한 매우 얇은 실리콘 또는 매우 얇은 막으로 증착된 실리콘 또는 솔라 셀 형성을 위해 사용된 다른 재질에 적용될 수 있다. 본 발명은 접합의 제작에 사용되는 임의의 다른 재질을 위한 원자 종의 배치에 확장될 수 있다.
도 1은 본 발명의 일 실시예에 따른 주입 공정을 사용하는 선택적인 에미터 구조(105){단계(101D)}를 제작하는 방법을 도시한다. 단계(101A)에서, 불순물(102)로 사전 도핑된 실리콘 기판(101)이 제공된다. 실리콘 기판(101)은 단- 또는 폴리 실리콘 재질의 웨이퍼를 포함한다. 예시적인 실시예에 있어서, 실리콘 기판은 156×156 mm 웨이퍼를 포함한다. 당업자에게 알려진 다른 적합한 기판 역시 실리콘 기판(101)을 위해 사용될 수 있다. 예시적인 실시예에 있어서, 실리콘 기판(101)은 사전 도핑된 재질(102)을 포함한다. 사전 도핑된 재질(102)은 전형적으로 p-형 불순물, 또는 대안적으로 n-형 불순물로 사전 도핑된다. 사전 도핑된 재질(102)은 0.5 - 1.5 Ω/cm 범위의 고유 저항과 5×1016/cm3 미만의 원자 농도를 가질 수 있다. 높은 생산성을 가진 주입 시스템(미도시)이 균질하고 낮게 도핑된 영역 또는 균질한 영역(104)의 형성을 위해 사용된다. 이러한 주입 시스템은 발명의 명칭이 "APPLICATION SPECIFIC IMPLANT SYSTEM FOR USE IN SOLAR CELL FABRICATIONS"이고, 2009년 6월 11일 출원되어 공동 계류중인 미국특허출원 제 XXXXXX호의 요지이고, 이 특허출원은 그 전체가 본 명세서에서 참조로서 병합된다. 균질한 층(104)은 높은 고유 저항 영역이다. 균질한 층(104)은 광 입사의 결과로서 전자-홀 쌍의 형성을 허용한다. 동작시, 균질한 층(104)은 바람직하게 재결합을 회피하면서 전하 캐리어의 형성을 용이하게 하기 위하여 상대적으로 낮은 레벨의 불순물(높은 고유 저항)을 사용하여, "죽은 층"("dead layer") 효과를 회피한다.
이온 빔('A')은 균질한 층(104)의 주입을 위해 사용된다. 이온 빔(A)은 사전 도핑된 재질(102) 내에 블랭킷(blanket) 방식으로 균질한 층(104)을 주입한다. 균질한 층(104)을 주입할 때, 실리콘 기판(101)을 가로질러 완전한 커버를 제공하기 위해 스폿 빔 또는 넓은 플라즈마 빔이 사용된다. 완전한 커버를 달성하기 위하여 빔이 웨이퍼를 가로질러 주사되거나, 웨이퍼가 빔아래에서 움직이거나, 또는 이들의 조합이 이루어질 수 있다. 주입 시스템의 생산성은 대략 시간 당 1000개 이상의 웨이퍼를 포함한다.
사전 도핑된 재질(102)과 균질한 층(104)이 만나는 곳에 p-n 접합(103)이 형성된다. 접합(103)은 실리콘 기판(101)의 표면(107)으로부터 미리결정된 거리에 형성될 수 있다. 표면(107)으로부터의 접합(103)의 거리는 이온 빔(A)에 사용된 에너지(E1)의 양에 따라 결정된다. 에너지(E1)의 양은 솔라 셀 디바이스를 위한 원하는 규격에 따라 1 내지 150 KeV 범위일 수 있다. 균질한 층(104)은 80 내지 160 Ω/□ 범위의 고유 저항을 가질 수 있다. 예시적인 실시예에 있어서, 균질한 층(104)의 고유 저항은 대략 100 Ω/□를 포함한다. 어닐링 단계가 본 명세서에서 수행될 수 있고, 이하의 단계(101C)에서 더 상세하게 기술된다. 대안적으로, 본 명세서에서 어닐링 단계는 아래의 최종 어닐링 단계(도 6) 때까지 제거될 수 있다.

어닐링 단계는 실리콘 기판(101)을 용융점 근처의 하지만 용융점 아래의 온도까지 가열하여 이온 주입으로 인해 야기된 실리콘 기판(101)의 결정 구조에 대한 임의의 손상을 복원시킨다. 또한, 이러한 어닐링은 불순물 원자의 활성화를 야기할 것이다. 이러한 어닐링 및 활성화의 온도와 시간은 400-500℃ 만큼 낮을 수 있는데, 이 온도는 임의의 이중 원자 빈자리{실리콘 기판(101)의 결정 구조의 비어있는 원자}를 제거하고, 불순물 원자의 충분한 활성화를 제공하는데 충분한 온도이다. 어닐링 단계는 로(furnace) 어닐링을 포함할 수 있다. 대안적으로, 로 어닐링 대신에 레이저 어닐링 또는 플래쉬 램프 어닐링이 사용될 수 있다. 어닐링 단계는 이하에서 설명되는 후속적인 공정 단계에 악영향을 미치지 않는다. 다른 실시예에 있어서, 이러한 어닐링 단계는 이하의 최종 어닐링 단계(도 6) 까지 제거될 수 있다.

도 6은 본 발명의 일 실시예에 따른 솔라 셀(600)을 도시한다. 접촉 마스크(310)(도 5)는 예컨대 화학적 스트리핑(chemical stripping)에 의해 제거되거나, 애슁(ashing)에 의해 제거될 수 있다. 예시적인 실시예에 있어서, NaOH(<3 wt%) 또는 KOH(<3 wt%)의 용액이 55℃에서 수 초간의 체류시간에서 2.4bar의 압력의 스프레이를 통해 접촉 마스크(310)를 벗겨내기 위하여 사용된다. 당업자라면 접촉 마스크(310)를 벗겨내기 위해 다른 적합한 용액을 알 것이다. 반사-방지 코팅(ARC : anti-reflective coating) 또는 ARC 막(318)이 실리콘 기판(301)의 노출된 표면(307) 위에 형성될 수 있다. ARC 막(318)은 균질한 층(304)의 패시베이션을 위해 사용될 수도 있다. ARC 막(318)은 또한 솔라 셀(600) 내에서 입사 광의 가둠을 증가시키기 위한 반사-방지 막으로서 작용할 수도 있다. 이와 같이 ARC 막(318)은 솔라 셀(600)의 효율을 개선시킬 수 있다. 단계(850)에서, 접촉(314)(도 5)은 본 발명의 일 실시예에 따라 형성된다. 접촉(314)은 적합한 금속 재질을 사용하는 이온 주입을 사용하여 형성된다. 접촉(314)은 위에서 설명된 것과 유사하게 이온 빔 주입을 사용하여 형성될 수 있다. 플라즈마 도핑과 유사한 불순물 농도 또는 불순물 비율이 접촉(314)을 형성하기 위하여 사용될 수 있다. 대안적으로, 빔라인 주입 시스템이 접촉(314)을 형성하는데 사용될 수 있다. 또 다른 실시예에 있어서, 접촉(314)은 분자 빔 에피택시, 분자 빔 주입 또는 플라즈마 이온 주입 시스템과 같은 높은 사용량 비율 시스템을 사용하여 형성될 수 있다. 접촉(314)의 주입에 후속하여, 접촉(314)의 유사하거나 부합된 일함수의 훨씬 더 높은 주입 농도의 부가적인 주입 단계가 접촉(314)을 추가로 형성하기 위하여 사용될 수 있다. 대안적으로, 후속 증착 단계는 접촉(314)상에 사용될 수 있다. 또 다른 실시예에 있어서, 후속 잉크 제트 스프레이 단계가 추가로 접촉(314)을 형성하기 위하여 사용될 수 있다.
어닐링 단계는 실리콘 기판(301)을 용융점 근처의 하지만 용융점 아래의 온도까지 가열하여 이온 주입과 접촉 형성으로 인해 야기된 실리콘 기판(301)의 결정 구조에 대한 임의의 손상을 복원시킨다. 또한, 이러한 어닐링은 불순물 원자의 활성화를 야기할 것이다. 이러한 어닐링 및 활성화의 온도와 시간은 400-500℃ 만큼 낮을 수 있는데, 이 온도는 임의의 이중 원자 빈자리{실리콘 기판(301)의 격자 구조의 비어있는 원자}를 제거하고, 불순물 원자의 충분한 활성화를 제공하는데 충분한 온도이다. 어닐링 단계는 로-어닐링을 포함할 수 있다. 대안적으로, 로-어닐링 대신에 레이저 어닐링 또는 플래쉬 램프 어닐링이 사용될 수 있다. 어닐링 단계는 이하에서 설명되는 후속적인 공정 단계에 악영향을 미치지 않는다. 다른 실시예에 있어서, 위에서 설명한 바와 같이 각 주입 이후 다중 어닐링을 사용하는 대신에 최종 하나의 어닐링 단계만이 수행된다.
방법(800)에 따라 완성된 솔라 셀(600)(도 6)이 제공된다. 솔라 셀(600)은 실리콘 기판(301)의 노출된 표면(307) 위에 형성된 반사-방지 코팅(ARC) 또는 ARC 막(318)을 포함한다. ARC 막(318)은 균질한 층(304)의 패시베이션을 위해 사용될 수 있다. 내부에 포함된 앞서 존재하는 불순물을 포함하는 실리콘 기판과,
상기 앞서 존재하는 불순물 위의 상기 실리콘 기판의 표면상에 형성된 균질하고 낮게 도핑된 영역으로서, 이를 통해 상기 앞서 존재하는 불순물과 상기 낮게 도핑된 영역 사이에 접합을 형성하는, 균질하고 낮게 도핑된 영역과,
상기 낮게 도핑된 영역 내의 상기 실리콘 기판의 표면상에 높게 도핑되고 선택적으로 주입된 영역과,
상기 높게 도핑된 영역 위에 형성된 시드 층(seed layer)과,
상기 시드 층 위에 형성된 금속 접촉을
포함하는 솔라 셀 디바이스. - 제 1항에 있어서, 상기 균질하고 낮게 도핑된 영역은 균일하게 주입되는, 솔라 셀 디바이스.
