Abstract
Description
本実施の形態では、本発明の一態様に係る酸化物半導体膜について説明する。
本実施の形態では、実施の形態1で説明したCAAC−OS膜が適用可能な半導体装置について図面を用いて説明する。
本実施の形態では、実施の形態2で説明した図13に示すトランジスタ500の作製方法について、図19および図20を用いて説明する。なお、図15乃至図17に示すトランジスタ501乃至トランジスタ503は、本実施の形態で説明するトランジスタの作製方法、およびそれぞれのトランジスタを説明する実施の形態を参照し、フォトリソグラフィ工程におけるレジストマスクの変更および工程順序を入れ替えることなどにより形成することができる。
本実施の形態では、実施の形態1乃至3で説明した半導体装置を用いることのできる電子機器の例について説明する。

Claims (10)
- 400nm乃至800nmの波長範囲において、一定光電流法(CPM法)で観測される光吸収を有し、
前記光吸収において、バンドテイルによる光吸収を除くことにより得られる欠陥準位の吸収係数が5×10−2/cm以下であることを特徴とする酸化物からなる半導体膜。 - 請求項1において、前記酸化物は、c軸が前記酸化物の表面に略垂直である結晶部を含むことを特徴とする半導体膜。
- 請求項1または2において、前記酸化物は、In−M−Zn酸化物(MはAl、Ti、Ga、Y、Zr、La、Ce、NdまたはHf)であることを特徴とする半導体膜。
- ゲート電極層と、
前記ゲート電極層と接して設けられたゲート絶縁膜と、
前記ゲート絶縁膜を介して前記ゲート電極層と重畳する酸化物半導体層と、
前記酸化物半導体層に接して設けられたソース電極層およびドレイン電極層と、
を有し、
前記酸化物半導体層は、
400nm乃至800nmの波長範囲において、一定光電流法(CPM法)で観測される光吸収を有し、
前記光吸収において、バンドテイルによる光吸収を除くことにより得られる欠陥準位の吸収係数が5×10−2/cm以下であることを特徴とする半導体装置。 - 請求項4において、前記酸化物半導体層は、c軸が前記酸化物半導体層の表面に略垂直である結晶部を含むことを特徴とする半導体装置。
- 請求項4または5において、前記酸化物半導体層は、In−M−Zn酸化物(MはAl、Ti、Ga、Y、Zr、La、Ce、NdまたはHf)であることを特徴とする半導体装置。
- 請求項4において、前記酸化物半導体層は、第1の酸化物半導体層、第2の酸化物半導体層、および第3の酸化物半導体層が順に積層された多層膜であることを特徴とする半導体装置。
- 請求項7において、前記第1の酸化物半導体層および前記第3の酸化物半導体層は、前記第2の酸化物半導体層よりも伝導帯下端のエネルギーが0.05eV以上2eV以下の範囲で真空準位に近いことを特徴とする半導体装置。
- 請求項7または8において、前記第2の酸化物半導体層は、c軸が当該第2の酸化物半導体層の表面に略垂直である結晶部を含む半導体装置。
- 請求項7乃至9のいずれか一項において、前記第1の酸化物半導体層乃至前記第3の酸化物半導体層は、In−M−Zn酸化物(MはAl、Ti、Ga、Y、Zr、La、Ce、NdまたはHf)であり、前記第1の酸化物半導体層および前記第3の酸化物半導体層は、Inに対するMの原子数比が前記第2の酸化物半導体層よりも大きいことを特徴とする半導体装置。
