Claims (30)
- 리소그래피 투영장치에 있어서,투영시스템을 이용하여 패터닝 디바이스로부터 기판상으로 패턴을 투영하도록 배치되고, 상기 투영시스템과 상기 기판 사이의 공간에 액체를 공급하도록 배치된 액체 공급 시스템을 가지며,액체가 존재할 수도 있는 볼륨에 인접한 개방 단부를 갖는 도관;상기 볼륨과 상기 도관의 단부 사이에 배치되는 다공성 부재; 및상기 볼륨으로부터 액체를 제거하기 위하여 상기 다공성 부재에 걸쳐 압력차를 생성하도록 배치된 흡입 디바이스를 포함하는 액체 제거 시스템을 포함하여 이루어지며,사용시 상기 도관이 액체로 가득 차도록(full of liquid), 상기 도관은 액체로 채워지도록 구성되는 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 볼륨은, 패터닝된 빔이 투영되는 상기 액체를 포함하여 이루어지는 공간에 인접한 것을 특징으로 하는 리소그래피 투영장치.
- 제2항에 있어서,상기 공간을 전체적으로 또는 부분적으로 둘러싸는 부재를 더 포함하여 이루 어지며, 상기 도관은 상기 기판을 향해 있는 상기 부재의 표면내의 후퇴부를 포함하여 이루어지며, 상기 다공성 부재는 상기 후퇴부를 폐쇄(close)시키는 것을 특징으로 하는 리소그래피 투영장치.
- 제3항에 있어서,상기 부재는 상기 공간 주위에 폐쇄 루프를 형성하고, 상기 후퇴부는 상기 부재의 전체 주위에서 연장되는 것을 특징으로 하는 리소그래피 투영장치.
- 제3항에 있어서,상기 부재는, 상기 기판의 표면으로부터 잔여 액체를 제거하는 가스 나이프를 형성하도록 상기 기판을 향해 있는 표면내에 유출구를 갖는 가스 공급 회로를 더 포함하여 이루어지며, 상기 가스 나이프는 상기 후퇴부의 반경방향 바깥쪽으로 위치되는 것을 특징으로 하는 리소그래피 투영장치.
- 제5항에 있어서,상기 부재는, 상기 후퇴부와 상기 가스 나이프 사이에 위치된 유입구를 갖는 가스 추출 회로를 더 포함하여 이루어지는 것을 특징으로 하는 리소그래피 투영장치.
- 제5항에 있어서,상기 부재는, 상기 가스 나이프의 반경방향 바깥쪽으로 위치된 유입구를 갖는 가스 추출 회로를 더 포함하여 이루어지는 것을 특징으로 하는 리소그래피 투영장치.
- 제3항에 있어서,상기 부재는, 상기 부재의 무게를 전체적으로 또는 부분적으로 지지하는 액체 베어링을 형성하도록 상기 기판을 향해 있는 표면내에 유출구를 갖는 액체 공급 회로를 더 포함하여 이루어지며, 상기 액체 베어링은 상기 후퇴부의 반경방향 안쪽으로 위치되는 것을 특징으로 하는 리소그래피 투영장치.
- 제3항에 있어서,사용시, 상기 부재는 상기 기판으로부터 50 내지 300㎛의 범위내에 있는 높이에서 지지되는 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 공간을 전체적으로 또는 부분적으로 둘러싸고, 상기 기판으로부터 멀리 향해 있는 표면내에 후퇴부를 갖는 부재; 및상기 후퇴부를 폐쇄하는 추가 다공성 부재를 더 포함하여 이루어지는 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 액체 제거 시스템은 액체/가스 분리 매니폴드를 포함하여 이루어지고, 상기 도관은 상기 매니폴드의 하부 안으로 연장되는 파이프를 포함하여 이루어지는 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 다공성 부재는 5 내지 50㎛ 범위의 직경을 갖는 세공들을 가지는 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 다공성 부재는 친수성인 것을 특징으로 하는 리소그래피 투영장치.
- 제1항에 있어서,상기 다공성 부재는 다공판(perforated plate)인 것을 특징으로 하는 리소그래피 투영장치.
- 제3항에 있어서,상기 다공성 부재는 상기 부재의 표면에 대하여 경사지도록 설정되는 것을 특징으로 하는 리소그래피 투영장치.
- 디바이스 제조방법에 있어서,투영시스템을 이용하여, 액체를 통해 기판상으로 방사선의 패터닝된 빔을 투영하는 단계;도관이 액체로 가득 차도록 상기 도관을 액체로 채우는 단계; 및볼륨의 전체 또는 일부분을 경계짓는 다공성 부재에 걸쳐 압력차를 제공함으로써 상기 도관을 통하여 볼륨으로부터 액체를 제거하는 단계를 포함하여 이루어지는 디바이스 제조방법.
- 제16항에 있어서,상기 볼륨은, 패터닝된 빔이 투영되는 상기 액체를 포함하여 이루어지는 공간에 인접한 것을 특징으로 하는 디바이스 제조방법.
- 제17항에 있어서,상기 공간을 전체적으로 또는 부분적으로 둘러싸는 부재의, 상기 기판을 향해 있는, 표면내의 후퇴부를 이용하여 상기 볼륨으로부터 상기 액체를 제거하는 단계를 포함하여 이루어지며, 상기 다공성 부재는 상기 후퇴부를 폐쇄하는 것을 특징으로 하는 디바이스 제조방법.
- 제18항에 있어서,상기 부재는 상기 공간 주위에 폐쇄 루프를 형성하고, 상기 후퇴부는 상기 부재의 전체 주위로 연장되는 것을 특징으로 하는 디바이스 제조방법.
- 제18항에 있어서,상기 기판의 표면으로부터 잔여 액체를 제거하는 가스 나이프를 형성하도록 상기 기판을 향해 있는 표면으로부터 가스를 공급하는 단계를 더 포함하여 이루어지며, 상기 가스는 상기 후퇴부의 반경방향 바깥쪽의 위치에서 공급되는 것을 특징으로 하는 디바이스 제조방법.
- 제20항에 있어서,상기 가스가 공급되는 상기 위치와 상기 후퇴부 사이의 위치로부터 가스를 제거하는 단계를 더 포함하여 이루어지는 것을 특징으로 하는 디바이스 제조방법.
- 제20항에 있어서,상기 가스가 공급되는 상기 위치의 반경반향 바깥으로 위치된 위치로부터 가스를 제거하는 단계를 더 포함하여 이루어지는 것을 특징으로 하는 디바이스 제조방법.
- 제18항에 있어서,상기 부재의 무게를 전체적으로 또는 부분적으로 지지하는 액체 베어링을 형성하도록 상기 기판을 향해 있는 표면으로부터 액체를 공급하는 단계를 더 포함하 여 이루어지며, 상기 액체는 상기 후퇴부의 반경방향 안쪽의 위치에서 공급되는 것을 특징으로 하는 디바이스 제조방법.
- 제18항에 있어서,상기 기판으로부터 50 내지 300㎛의 범위내에 있는 높이에서 상기 부재를 지지하는 단계를 포함하는 것을 특징으로 하는 디바이스 제조방법.
- 제16항에 있어서,상기 공간을 전체적으로 또는 부분적으로 둘러싸는 부재의, 기판으로부터 멀리 향해 있는 표면내의 후퇴부를 이용하여, 상기 볼륨으로부터 상기 액체를 제거하는 단계를 더 포함하여 이루어지며, 상기 후퇴부는 추가적인 다공성 부재에 의하여 폐쇄되는 것을 특징으로 하는 디바이스 제조방법.
- 제16항에 있어서,상기 볼륨을 포함하여 이루어지는 액체/가스 매니폴드의 하부 안으로 연장되는 파이프를 통해 상기 볼륨으로부터 상기 액체를 제거하는 단계를 포함하는 것을 특징으로 하는 디바이스 제조방법.
- 제16항에 있어서,상기 다공성 부재는 5 내지 50㎛ 범위의 직경을 갖는 세공들을 가지도록 제 공되는 것을 특징으로 하는 디바이스 제조방법.
