発明を実施するための最良の形態
[0010] 以下、本発明の一実施の形態を図面に即して説明する。
[0011] 本実施の形態において、図 1、図 2および図 3に示されているように、本発明に係る 基板処理装置は、 ICの製造方法におけるァニール工程を実施するァニール装置( ノ ツチ式縦形ホットウォール形ァニール装置) 10として構成されて 、る。
なお、このァニール装置においては、ウェハ 1を搬送するウェハキャリアとしては、 F OUP (front opening unified pod。以下、ポッドという。)2が使用されている。
[0012] 図 1〜図 3に示されているように、ァニール装置 10は型鋼や鋼板等によって直方体 の箱形状に構築された筐体 11を備えている。筐体 11の正面壁にはポッド搬入搬出 口 12が筐体 11の内外を連通するように開設されており、ポッド搬入搬出口 12はフロ ントシヤッタ 13によって開閉されるようになっている。
ポッド搬入搬出口 12の手前にはポッドステージ 14が設置されており、ポッドステー ジ 14はポッド 2を載置されて位置合わせを実行するように構成されて!、る。
ポッド 2はポッドステージ 14の上に工程内搬送装置(図示せず)によって搬入され、 かつまた、ポッドステージ 14の上力も搬出されるようになって 、る。
[0013] 筐体 11内の前後方向の略中央部における上部には、回転式ポッド棚 15が設置さ
れており、回転式ポッド棚 15は複数個のポッド 2を保管するように構成されて 、る。 すなわち、回転式ポッド棚 15は垂直に立設されて水平面内で間欠回転される支柱
16と、支柱 16に上中下段の各位置にお 、て放射状に支持された複数枚の棚板 17 とを備えており、複数枚の棚板 17はポッド 2を複数個宛それぞれ載置した状態で保 持するように構成されている。
筐体 11内におけるポッドステージ 14と回転式ポッド棚 15との間には、ポッド搬送装 置 18が設置されており、ポッド搬送装置 18はポッドステージ 14と回転式ポッド棚 15と の間および回転式ポッド棚 15とポッドオーブナ 21との間で、ポッド 2を搬送するように 構成されている。
[0014] 筐体 11内の前後方向の略中央部における下部には、サブ筐体 19が後端にわたつ て構築されている。
サブ筐体 19の正面壁にはウェハ 1をサブ筐体 19内に対して搬入搬出するための ウェハ搬入搬出口 20がー対、垂直方向に上下 2段に並べられて開設されており、上 下段のウェハ搬入搬出口 20、 20には一対のポッドオーブナ 21、 21がそれぞれ設置 されている。
ポッドオーブナ 21はポッド 2を載置する載置台 22と、ポッド 2のキャップを着脱する キャップ着脱機構 23とを備えている。ポッドオーブナ 21は載置台 22に載置されたポ ッド 2のキャップをキャップ着脱機構 23によって着脱することにより、ポッド 2のウェハ 出し入れ口を開閉するように構成されて!、る。
ポッドオーブナ 21の載置台 22に対してはポッド 2がポッド搬送装置 18によって搬入 および搬出されるようになっている。
[0015] サブ筐体 19内の前側領域には移載室 24が形成されており、移載室 24にはウェハ 移載装置 25が設置されている。ウェハ移載装置 25はボート 30に対してウェハ 1を装 填 (チャージング)および脱装 (デイスチャージング)するように構成されて!ヽる。
サブ筐体 19内の後側領域には、ボートを収容して待機させる待機室 26が形成され ている。
待機室 26にはボートを昇降させるボートエレベータ 27が設置されている。ボートェ レベータ 27はモータ駆動の送りねじ軸装置やべローズ等によって構成されている。
ボートエレベータ 27の昇降台に連結されたアーム 28にはシールキャップ 29が水平 に据え付けられており、シールキャップ 29はボート 30を垂直に支持するように構成さ れている。
ボート 30は複数本の保持部材を備えており、複数枚 (例えば、 50枚程度〜 150枚 程度)のウェハ 1をその中心を揃えて垂直方向に整列させた状態で、それぞれ水平 に保持するように構成されて 、る。
[0016] 図 3に示されているように、ァニール装置 10は中心線が垂直になるように縦に配さ れて支持された縦形のプロセスチューブ 31を備えている。
プロセスチューブ 31は後記する加熱ランプの熱線 (赤外線や遠赤外線等)を透過 する材料の一例である石英 (SiO )が使用されて、上端が閉塞し下端が開口した円

筒形状に一体成形されて ヽる。
プロセスチューブ 31の筒中空部は、ボート 30によって長く整列した状態に保持され た複数枚のウェハが搬入される処理室 32を形成している。プロセスチューブ 31の内 径は取り扱うウェハの最大外径 (例えば、直径 300mm)よりも大きくなるように設定さ れている。
[0017] プロセスチューブ 31の下端は略円筒形状に構築されたマ-ホールド 36に支持され ており、マ-ホールド 36の下端開口は炉ロ 35を構成している。マ-ホールド 36はプ ロセスチューブ 31の交換等のために、プロセスチューブ 31にそれぞれ着脱自在に 取り付けられている。マ-ホールド 36がサブ筐体 19に支持されることにより、プロセス チューブ 31は垂直に据え付けられた状態になっている。
[0018] 図 3に示されているように、マ-ホールド 36には排気口 37が開設されており、排気 口 37には処理室 32を排気する排気管 38の一端部が接続されている。排気管 38の 他端部は圧力コントローラ 41によって制御される排気装置 39が圧力センサ 40を介し て接続されている。
圧力コントローラ 41は圧力センサ 40からの測定結果に基づいて排気装置 39をフィ ードバック制御するように構成されて 、る。

なお、駆動コントローラ 46はボートエレベータ 27のモータ 27aも制御するように構成 されている。
回転軸 45の上端にはボート 30が垂直に立脚されて支持されており、シールキヤッ プ 29とボート 30との間には断熱キャップ部 48が配置されている。ボート 30はその下 端が炉口 35の位置力も適当な距離だけ離間するようにシールキャップ 29の上面から 持ち上げられた状態で回転軸 45に支持されており、断熱キャップ部 48はそのボート 30の下端とシールキャップ 29との間を埋めるように構成されて 、る。
[0021] プロセスチューブ 31の外側にはヒータユニット 50が設置されている。
ヒータユニット 50はプロセスチューブ 31を全体的に被覆する熱容量の小さい断熱 槽 51を備えており、断熱槽 51はサブ筐体 19に垂直に支持されている。断熱槽 51の 内側には加熱手段としての L管形ハロゲンランプ (以下、加熱ランプという。) 52が複 数本、周方向に等間隔に配置されて同心円に設備されている。加熱ランプ 52群は 長さが異なる複数規格のものが組み合わされて同心円上に配置されており、熱の逃 げ易いプロセスチューブ 31の上部および下部の発熱量が増加するように構成されて いる。
各加熱ランプ 52の端子 52aはプロセスチューブ 31の上部および下部にそれぞれ 配置されており、端子 52aの介在による発熱量の低下が回避されている。加熱ランプ 52はカーボンやタングステン等のフィラメントを L字形状の石英管によって被覆し、石 英管内が不活性ガスまたは真空雰囲気に封止されて構成されている。
また、加熱ランプ 52は熱エネルギーのピーク波長が 1. 0 μ m〜2. 0 μ m程度の熱 線を照射するように構成されており、プロセスチューブ 31を殆ど加熱することなぐゥ エノ、 1を輻射によって加熱することができるように設定されて 、る。
[0022] 図 3に示されているように、断熱槽 51の天井面の下側における中央部には L管形 ノ、ロゲンランプ (以下、天井加熱ランプという。) 53が複数本、互いに平行で両端を揃
えられて敷設されている。天井加熱ランプ 53群はボート 30に保持されたウェハ 1群を プロセスチューブ 31の上方力も加熱するように構成されて 、る。
天井加熱ランプ 53はカーボンやタングステン等のフィラメントを L字形状の石英管 によって被覆し、石英管内が不活性ガスまたは真空雰囲気に封止されて構成されて いる。
また、天井加熱ランプ 53は熱エネルギーのピーク波長が 1. 0 /ζ πι〜2. O /z m程度 の熱線を照射するように構成されており、プロセスチューブ 31を殆ど加熱することなく 、ウェハ 1を輻射によって加熱することができるように設定されている。
なお、ボート 30と断熱キャップ部 48との間にはキャップ加熱ランプ 53A群力 ゥェ ノ、 1群をプロセスチューブ 31の下方から加熱するように構成されている。
[0023] 図 3に示されているように、加熱ランプ 52群や天井加熱ランプ 53群およびキャップ 加熱ランプ 53A群は、加熱ランプ駆動装置 54に接続されており、加熱ランプ駆動装 置 54は温度コントローラ 55によって制御されるように構成されて!、る。
プロセスチューブ 31の内側にはカスケード熱電対 56が垂直方向に敷設されており 、カスケード熱電対 56は計測結果を温度コントローラ 55に送信するようになっている 。温度コントローラ 55はカスケード熱電対 56からの計測温度に基づいて加熱ランプ 駆動装置 54をフィードバック制御するように構成されて 、る。
すなわち、温度コントローラ 55は加熱ランプ駆動装置 54の目標温度とカスケード熱 電対 56の計測温度との誤差を求めて、誤差がある場合には誤差を解消させるフィー ドバック制御を実行するようになって!/、る。
さらに、温度コントローラ 55は加熱ランプ 52群をゾーン制御するように構成されてい る。
ここで、ゾーン制御とは、加熱ランプを上下に複数の範囲毎に分割して配置し、そ れぞれのゾーン (範囲)にカスケード熱電対の計測点を配置し、それぞれのゾーン毎 にカスケード熱電対の計測する温度に基づくフィードバック制御を独立ないし相関さ せて制御する方法、である。
[0024] 図 3および図 4に示されているように、加熱ランプ 52群の外側には円筒形状に形成 されたリフレクタ (反射板) 57が、プロセスチューブ 31と同心円に設置されており、リフ
レクタ 57は加熱ランプ 52群からの熱線をプロセスチューブ 31の方向に全て反射させ るように構成されて 、る。リフレクタ 57はステンレス鋼板に石英をコーティングして形 成された材料のように耐酸化性、耐熱性および耐熱衝撃性に優れた材料によって構 成されている。
リフレクタ 57の外周面には冷却水が流通する冷却水配管 58が螺旋状に敷設され ている。冷却水配管 58はリフレクタ 57をリフレクタ表面の石英コーティングの耐熱温 度である 300°C以下に冷却するように設定されて!、る。
リフレクタ 57は 300°Cを超えると、酸ィ匕等によって劣化し易くなる力 リフレクタ 57を 300°C以下に冷却することにより、リフレクタ 57の耐久性を向上させることができるとと もに、リフレクタ 57の劣化に伴うパーティクルの発生を抑制することができる。また、断 熱槽 51の内部の温度を低下させる際に、リフレクタ 57を冷却することにより、冷却効 果を向上させることができる。
さらに、冷却水配管 58はリフレクタ 57の冷却領域を上中下段のゾーンに分けてそ れぞれ制御し得るように構成されて 、る。冷却水配管 58をゾーン制御することにより 、プロセスチューブ 31の温度を降下させる際に、プロセスチューブ 31のゾーンに対 応して冷却することができる。例えば、ウェハ群が置かれたゾーンは熱容量がウェハ 群の分だけ大きくなることにより、ウェハ群が置かれないゾーンに比べて冷却し難くな るために、冷却水配管 58のウェハ群に対応するゾーンを優先的に冷却するようにゾ ーン制御することができる。
また、ヒータのゾーンと冷却水配管のゾーンとを同様に配置し、ヒータのゾーンの制 御に合わせて冷却水配管のゾーンの制御をするように構成することができる。これに より、より一層昇温降温の制御性やスピード (レート)が向上する。
図 3に示されているように、断熱槽 51の天井面には円板形状に形成された天井リフ レクタ 59がプロセスチューブ 31と同心円に設置されており、天井リフレクタ 59は天井 加熱ランプ 53群からの熱線をプロセスチューブ 31の方向に全て反射させるように構 成されて!/、る。天井リフレクタ 59も耐酸ィ匕性や耐熱性および耐熱衝撃性に優れた材 料によって構成されて 、る。
天井リフレクタ 59の上面には冷却水配管 60が蛇行状に敷設されており、冷却水配
管 60は天井リフレクタ 59を 300°C以下に冷却するように設定されて!、る。
天井リフレクタ 59は 300°Cを超えると、酸ィ匕等によって劣化し易くなる力 天井リフ レクタ 59を 300°C以下に冷却することにより、天井リフレクタ 59の耐久性を向上させ ることができるとともに、天井リフレクタ 59の劣化に伴うパーティクルの発生を抑制する ことができる。また、断熱槽 51の内部の温度を低下させる際に、天井リフレクタ 59を 冷却することにより、冷却効果を向上させることができる。
[0026] 図 3および図 4に示されているように、断熱槽 51とプロセスチューブ 31との間には 冷却ガスとしての冷却エアを流通させる冷却エア通路 61力 プロセスチューブ 31を 全体的に包囲するように形成されて!、る。断熱槽 51の下端部には冷却エアを冷却ェ ァ通路 61に供給する給気管 62が接続されており、給気管 62に供給された冷却エア は冷却エア通路 61の全周に拡散するようになって!/、る。
[0027] 断熱槽 51の天井壁における中央部には、冷却エアを冷却エア通路 61から排出す る排気口 63が開設されており、排気口 63には排気装置に接続された排気ダ外(図 示せず)が接続されている。断熱槽 51の天井壁における排気口 63の下側には排気 口 63と連通するバッファ部 64が大きく形成されており、ノ ッファ部 64の底面における 周辺部にはサブ排気口 65が複数、ノ ッファ部 64と冷却エア通路 61とを連絡するよう に開設されている。
これらサブ排気口 65により、冷却エア通路 61を効率よく排気することができるように なっている。また、サブ排気口 65を断熱槽 51の天井壁の周辺部に配置することによ り、天井加熱ランプ 53を断熱槽 51の天井面の中央部に敷設することができるとともに 、天井加熱ランプ 53を排気流路から退避させて排気流による応力や化学反応を防 止することにより、天井加熱ランプ 53の劣化を抑制することができる。
[0028] 図 3に示されているように、マ-ホールド 36における排気口 37の真上の位置には、 処理室 32にガスを供給する供給ポートとしてのガス供給管 70が半径方向かつ水平 に挿通されている。ガス供給管 70の外側端にはガス供給ライン 71の一端が接続され ており、ガス供給ライン 71の他端には窒素ガス供給装置 72が接続されている。窒素 ガス供給装置 72は窒素ガスを供給するように構成されており、窒素ガスの供給や供 給の停止および供給流量等を流量調整コントローラ 73によって制御されるように構
成されている。
また、ガス供給ライン 71にはァニール用ガス供給装置 43が接続されている。了ニー ル用ガス供給装置 43は水素ガス等のァニール用ガスを供給するように構成されてお り、ァニール用ガスの供給や供給の停止および供給流量等をガス流量コントローラ 4 4によって制御されるように構成されて!、る。
ガス供給管 70の内側端には、例えば、石英からなる L形形状のノズル (以下、ガス 供給ノズルという。) 74の一端が、下端部に屈曲成形された連結部をガス供給管 70 に嵌入されて連結されており、ガス供給ノズル 74は処理室 32の内周面に沿うよう〖こ 垂直に敷設されている。
ガス供給ノズル 74の上端に形成された噴出口 74aは、処理室 32内に収容されたボ ート 30におけるウェハ 1の保持領域よりも高い位置であるボート 30の天板よりも高い 位置に配置されているとともに、処理室 32の天井壁の下面に向けてガスを流すよう に構成されている。
図 4および図 6に示されているように、マ-ホールド 36におけるガス供給ノズル 74と ボート 30を挟んで対向する位置には、ウェハに冷却ガスを横力 供給する 3本の冷 却ガス供給ノズル(以下、横からの冷却ガス供給ノズルということがある。)80A、 80B 、 80Cが同一円形線上に並べられて設置されている。
なお、横からの冷却ガス供給ノズル 80A、 80B、 80Cは処理室 32側から交換可能 に設置されている。また、横からの冷却ガス供給ノズル 80A、 80B、 80Cは、例えば、 石英によって形成されて!、る。
横からの冷却ガス供給ノズル 80A、 80B、 80Cは、処理室 32の下方から冷却ガス を導入する導入部 81A、 81B、 81Cと、処理室 32内に収容されたボート 30に保持さ れているウェハ 1の主面に対して垂直(直角)方向に延びる管部 82A、 82B、 82Cと 、管部 82A、 82B、 82Cに隣合うウェハ 1、 1間に跨がって冷却ガスを噴出するように 開設された噴出孔 83A、 83B、 83Cとを備えている。
管部 82A、 82B、 82Cはいずれも力 処理室 32の内周面に沿うように垂直 (鉛直) にそれぞれ敷設されている。そして、処理室 32とボート 30との間の限られた空間で、 流路断面積を大きくするために、管部 82A、 82B、 82Cは断面が長円形 (小判形)の
管形状に形成されている。
なお、好ましくは、図 4に示されているように、管部 82A、 82B、 82Cは長円形 (小判 形)の管形状をも同一半径の円弧上にウェハ 1の中心に向かって冷却ガスを供給す るように配置すると、より一層限られた空間を有効に使用することができるとともに、ゥ ェハを効率良く冷却することができる。
管部 82A、 82B、 82Cの長さは大中小に相異されており、本実施の形態において は、大中小の順番に配置されている。
噴出孔 83A、 83B、 83Cはいずれも上下方向に細長いスリット形状に形成されてお り、長さの相異する管部 82A、 82B、 82Cの上端部にそれぞれ開設されている。また 、噴出孔 83A、 83B、 83Cは管部 82A、 82B、 82Cにおける長円形の直線部分であ つて、処理室 32の内側を向 、た主面に開設されて 、る。
冷却ガス導入時に管部 82A、 82B、 82Cそれぞれの内部の圧力が処理室 32の圧 力より大きくなることで、噴出孔の全長に渡っての圧力差が発生するのを防止するた めに、管部 82A、 82B、 82Cにおける噴出孔 83A、 83B、 83Cが形成された領域の 断面積は、噴出孔 83A、 83B、 83Cの開口面積よりも大きくなるように設定されてい る。
換言すれば、管部の流路断面積を噴出孔の流路断面積よりも大きく設定することに より、管部の流路抵抗を噴出孔の流路抵抗よりも小さくしており、かつ、冷却ガス導入 時に管部の内部圧力が処理室 32の圧力より大きくなるようにしている。
さらに、管部 82A、 82B、 82Cにおける噴出孔 83A、 83B、 83Cが形成された領域 の断面積は、導入部 81A、 81B、 81Cの断面積よりも大きくなるように設定されている 。これにより、マ-ホールド 36を上下方向に大きくするようなことをすることもなぐ管部 の断面積を確保することができる。
例えば、マ二ホールド 36を上下方向に大きくすると、プロセスチューブ 31の上下方 向のサイズを小さくすることとなり、一度に処理するウェハの枚数を少なくせざるを得 ないことになる。
反対に、プロセスチューブ 31の上下方向のサイズはそのままにすると、ヒータュニッ ト 50の上下方向のサイズを大きくしたりせざるを得ないこととなる力 これらを防ぐこと
ができる。
さらに、導入部である管部 82A、 82B、 82Cの断面の形状は円形とすることにより、 断面円形であるガス導入ポートとの接続が容易となる。
ところで、噴出孔の上端と下端とにおいては摩擦 (流路抵抗)が大きいために、流速 が低下する。
そこで、噴出孔 83Aと噴出孔 83Bとの間、噴出孔 83Bと噴出孔 83Cとの間におい て、 5mmのオーバラップ部 OR、 ORがそれぞれ介設されている。

図 6について具体的に説明すると、噴出孔 83Aの下端を噴出孔 83Bの上端より 5m mだけ下方に位置させることによりオーバラップ部 ORを形成しており、噴出孔 83B

図 1および図 2に示されているように、ポッド 2がポッドステージ 14に供給されると、 ポッド搬入搬出口 12がフロントシャツタ 13によって開放され、ポッドステージ 14の上 のポッド 2はポッド搬送装置 18によって筐体 11の内部へポッド搬入搬出口 12から搬 入される。
搬入されたポッド 2は回転式ポッド棚 15の指定された棚板 17へポッド搬送装置 18 によって自動的に搬送されて受け渡され、その棚板 17に一時的に保管される。 保管されたポッド 2はポッド搬送装置 18によって一方のポッドオーブナ 21に搬送さ れて載置台 22に移載される。この際、ポッドオーブナ 21のウェハ搬入搬出口 20はキ
ヤップ着脱機構 23によって閉じられており、移載室 24には窒素ガスが流通されること によって充満されている。例えば、移載室 24の酸素濃度は 20ppm以下と、筐体 11 の内部(大気雰囲気)の酸素濃度よりも遙に低く設定されている。

この熱処理が施される場合の処理条件の一例は、次の通りである。
処理温度は 100〜400°Cの間で選択される所定の温度、例えば、 200°Cで、少な くとも処理中は一定に維持される。
ァニール時に使用されるガスとしては、次のうちから選択される一つが使用される。
(1)窒素(N )ガスのみ

(2)窒素ガスと水素 (H )ガスとの混合ガス
2
(3)水素ガスのみ
(4)窒素ガスと重水素ガスとの混合ガス
(5)重水素ガスのみ
(6)アルゴン (Ar)ガスのみ
また、処理圧力は、 13Pa〜: LOlOOOPaの間で選択される所定の圧力、例えば、 10 OOOOPaで、少なくとも処理中は一定に維持される。
[0038] ところで、プロセスチューブ 31およびヒータユニット 50の温度は処理温度以上に維 持する必要がないば力りでなぐ処理温度未満に下げることがかえって好ましいので 、ァニールステップにおいては、冷却エアが給気管 62から供給されて、サブ排気口 6 5、ノ ッファ部 64および排気口 63から排気されることにより、冷却エア通路 61に流通 される。
この際、断熱槽 51は熱容量が通例に比べて小さく設定されているので、急速に冷 去 Pすることができる。
このように冷却エア通路 61における冷却エアの流通によってプロセスチューブ 31 およびヒータユニット 50を強制的に冷却することにより、例えば、窒素ガスによるァ- ール処理であれば、ローデイングおよびアンローデイング時の処理室内の温度である 50°C程度にプロセスチューブ 31の温度を維持することができる。
なお、冷却エア通路 61は処理室 32から隔離されているので、冷媒ガスとして冷却 エアを使用することができる。
但し、冷却効果をより一層高めるためや、エア内の不純物による高温下での腐食を 防止するためには、窒素ガス等の不活性ガスを冷媒ガスとして使用してもよ!/、。
[0039] 所定の処理時間が経過すると、処理ガスの導入が停止された後に、図 4、図 5およ び図 6に示されているように、冷却ガスとしての窒素ガス 90がガス供給ノズル 74およ び横からの冷却ガス供給ノズル 80A、 80B、 80Cにそれぞれ供給される。この際の窒 素ガス 90の供給流量は、各流量調整コントローラ 73、 86A、 86B、 86Cによってそ れぞれ最適値に制御される。
ガス供給ノズル 74と横からの冷却ガス供給ノズル 80A、 80B、 80Cとにそれぞれ供 給された窒素ガス 90は、ガス供給ノズル 74の噴出口 74aと横力もの冷却ガス供給ノ ズノレ 80A、 80B、 80Cの噴出孑し 83A、 83B、 83Cと力らそれぞれ噴出し、処理室 32 にボート 30によって存置されたウエノ、 1群に均等に接触し、処理室 32の下端部にお ける排気口 37によって吸引されて排気される。
図 5および図 6に示されているように、ガス供給管 70からガス供給ノズル 74に供給 された窒素ガス 90は、ガス供給ノズル 74の上端の噴出口 74aから処理室 32の天井 面に向力つて噴出する。処理室 32の天井面に直接吹き付けられた窒素ガス 90は、 プロセスチューブ 31の天井壁をきわめて効果的に冷却する。
ところで、ガス供給ノズル 74の噴出口 74aがボート 30の上側端板よりも低い位置に 配置されていると、上方向への流れがウェハ 1をばたつかせる現象(びびり現象。ゥ ェハがボートの上で微振動を起こす現象。)が発生する。
ウェハ 1がばたつくと、ウェハ 1のボート 30に対する位置ずれによるウェハ 1の移載 ミスや、ウェハ 1とボート 30との摩擦によるウェハ裏面のスクラッチおよびパーティクル の発生が起こる可能性がある。
し力し、本実施の形態においては、ガス供給ノズル 74の噴出口 74aはボート 30の 上側端板よりも高い位置に配置されているとともに、窒素ガス 90を処理室 32の天井 面に向力つて噴出するように設定されていることにより、ガス供給ノズル 74の噴出口 7 4aから噴出した窒素ガス 90は処理室 32の天井面に衝突した後に層流となって拡散 するので、ウェハ 1をばたつかせることはない。
ここで、ガス供給ノズル 74の噴出口 74aから噴出する窒素ガス 90の噴出速度が速 すぎる場合には、噴出口 74aから噴出して天井面に勢いよく衝突した窒素ガス 90の 流れが拡散せずに偏った流れになり、この偏った流れがボート 30の上部に保持され たウェハ 1、 1間を流れる場合がある。
このように、窒素ガス 90がボート 30の上部に保持されたウェハ 1、 1間を層流として 流れることは、最も冷却され難いボート 30の上部に保持されたウェハ 1群に対する冷 却効率を高める効果が得られると、期待される。
しかし、ガス供給ノズル 74の噴出口 74aから噴出する窒素ガス 90の噴出速度が過 度に速すぎる場合には、ボート 30の上部に保持されたウェハ 1群におけるウェハ 1を ばたつ力せる原因になるので、注意が必要である。
なお、この際の窒素ガス 90の供給流量は、流量調整コントローラ 73によって 100〜 200リットル毎分に制御される。
本実施の形態にぉ ヽては、ガス供給ノズル 74は横力もの冷却ガス供給ノズル 80A
、 80B、 80Cと対向する位置に配設されており、ガス供給ノズル 74の噴出口 74aから 噴出して天井面に衝突する窒素ガス 90の流速を適度に抑制することができるために 、窒素ガス 90の流速が速いことに起因するボート 30の上部に保持されたウェハ 1群 におけるウェハ 1のばたつきの発生は防止することができる。
ちなみに、処理室 32の天井面に衝突する窒素ガス 90の流速や角度を最適値に設 定するために、ガス供給ノズル 74の上端部は斜めにカットする場合もある。
[0041] ところで、窒素ガス 90のガス供給ノズル 74からの噴出によってウェハ面間の温度偏 差を小さくすることができる力 窒素ガス 90のガス供給ノズル 74力もの噴出だけでは 、ウェハ 1の周辺部ば力りが冷却されることにより、ウェハ面内の温度偏差が大きくな る。
そこで、本実施の形態においては、横からの冷却ガス供給ノズル 80A、 80B、 80C をボート 30の側方に配置することにより、窒素ガス 90をウェハ 1の側方力も上下で隣 り合うウェハ 1、 1間に均一に流すことにしている。
すなわち、図 4、図 5および図 6に示されているように、横力 の冷却ガス供給ノズル 80A、 80B、 80Cにそれぞれ供給された窒素ガス 90は、これらの噴出孔 83A、 83B 、 83C力も処理室 32にそれぞれ水平に噴出することにより、ウエノ、 1の側方力も上下 で隣り合うウェハ 1、 1間にそれぞれ均一に流れる。
このとき、横からの冷却ガス供給ノズル 80A、 80B、 80Cはガス供給ノズル 74と対 向する位置にそれぞれ配設されているので、前述したように、窒素ガス 90の流速が 速いことに起因するボート 30の上部に保持されたウェハ 1群におけるウェハ 1のばた つきの発生は防止することができる。
横からの冷却ガス供給ノズル 80A、 80B、 80Cは、管部における上下方向に細長 いスリット形状に形成されている噴出孔が形成された断面積が噴出孔の開口面積より も大きくなるように設定されているため、ノズル内の窒素ガス 90を導入部より導入する 際には、冷却ガス供給ノズルの管部内の圧力を処理室 32内の圧力より大きくすること ができ、噴出孔 83A、 83B、 83C力も水平方向に略均一な流速を保つことができる。
[0042] また、横からの冷却ガス供給ノズル 80A、 80B、 80Cの各噴出孔 83A、 83B、 83C は上下方向に細長!/ヽスリット形状にそれぞれ形成されて!ヽるので、それぞれの噴出
孔 83A、 83B、 83Cから噴出された冷却ガスが少なくとも 2枚以上のウェハ群を同時 に同条件で冷却することができるとともに、窒素ガス 90の流量や処理室 32内の圧力 について広範囲に対応することができる。
例えば、横からの冷却ガス供給ノズル 80A、 80B、 80Cの各噴出孔 83A、 83B、 8 3Cを、これら力も処理室 32にそれぞれ噴出する窒素ガス 90の流速を遅くなるように 、設定することにより、窒素ガス 90をウェハ 1群にゆっくりと接触させることができるの で、ウェハ 1の熱を効率良く奪うことができる。
このとき、長 、冷却ガス供給ノズル 80Aの噴出孔 83Aはボート 30のウェハ保持領 域の上部に対向するように開設されているので、窒素ガス 90はボート 30のウェハ保 持領域の上部に噴出する状態になる。
中間長さの冷却ガス供給ノズル 80Bの噴出孔 83Bはボート 30のウェハ保持領域の 中央部に対向するように開設されているので、窒素ガス 90はボート 30のウェハ保持 領域の中央部に噴出する状態になる。
短い冷却ガス供給ノズル 80Cの噴出孔 83Cはボート 30のウェハ保持領域の下部 に対向するように開設されて ヽるので、窒素ガス 90はボート 30のウェハ保持領域の 下部に噴出する状態になる。
したがって、横からの冷却ガス供給ノズル 80A、 80B、 80Cの各噴出孔 83A、 83B 、 83C力も噴出する窒素ガス 90の流速を均等に設定することにより、窒素ガス 90をゥ エノ、 1群を全長にわたって均等に冷却することができる。
なお、この際の窒素ガス 90の供給流量は、各流量調整コントローラ 86A、 86B、 86 Cによってそれぞれ 50〜: LOOリットル毎分にて制御される。
好ましくは、ガス供給ノズル 74の流量を 150リットル毎分とし、横からの冷却ガス供 給ノズル 80A、 80B、 80Cの流量をそれぞれ 75リットル毎分とするとよい。
また、好ましくは、ガス供給ノズル 74と横からの冷却ガス供給ノズル 80A、 80B、 80 Cの総和との流量比を、 1対 1、と設定するとよい。
ところで、横からの冷却ガス供給ノズル 80A、 80B、 80Cの噴出孔 83A、 83B、 83 Cの上端と下端とにお 、ては、摩擦が大き!/、ために流速が低下する。
しかし、本実施の形態においては、長い冷却ガス供給ノズル 80Aの噴出孔 83Aと
中間長さの冷却ガス供給ノズル 80Bの噴出孔 83Bとの間にオーバラップ部 OR、お
1 よび、中間長さの冷却ガス供給ノズル 80Bと短 、冷却ガス供給ノズル 80Cの噴出孔 83Cとの間にオーバラップ部 OR がそれぞれ介設されていることにより、低下した流

このボート 30の下降に際して、ボート 30に保持されたウェハ 1群列の上下において 温度差が発生するのを防止するために、ボート 30のウェハ保持領域の上部に対向 するように開設された長 、冷却ガス供給ノズル 80Aの噴出孔 83Aからの窒素ガス 90 の噴出流量と、中間長さの冷却ガス供給ノズル 80Bの噴出孔 83Bからの窒素ガス 90 の噴出流量と、ボート 30のウェハ保持領域の下部に対向するように開設された短い 冷却ガス供給ノズル 80Cの噴出孔 83C力もの窒素ガス 90の噴出流量とを適宜に制 御することにより、窒素ガス 90による冷却速度をボート 30の上下方向においてゾーン
制御する。

この場合にも、一方(上段または下段)のポッドオーブナ 21へのウェハ移載作業中 に、他方(下段または上段)のポッドオーブナ 21への空のポッド 2への搬送や準備作 業が同時進行されることにより、ウェハ移載装置 25はポッド 2の入替え作業について の待ち時間を浪費することなく脱装作業を連続して実施することができるために、ァ ニール装置 10のスループットを高めることができる。

また、冷却ガスとしての窒素ガスの噴出エリアは、上中下三つに設定するに限らず 、一つもしくは二つまたは四つ以上に設定してもよい。
[0065] 横力 の冷却ガス供給ノズルの噴出孔は、同一幅のスリット形状に形成するに限ら ず、上下方向で幅が増減するスリット形状に形成してもよいし、円形や角形の複数個 の貫通孔によって構成してもよ 、。
特に、スリット形状を上方向に次第に幅が増大する形状に形成させるとよい。これは 、横力 の冷却ガス供給ノズル内でもヒータの加熱ゾーンに存置するように配置され るため、横からの冷却ガス供給ノズル内であっても、冷却ガスはヒータの加熱の影響 等を受けて熱せられることとなり、冷却ガス力 Sスリットから噴出される高さが高ければ高 い程、ヒータによる加熱の影響を受ける時間が長くなり、噴出孔 (スリット)力も噴出さ れる冷却ガスの温度は、上方向に流れるのに従って次第に高くなつてしまうこととなる 。そのため、上方向に流れるのに従い処理室内に供給する冷却ガスの流量を多くす ることにより、上下方向にある複数のウェハに対する冷却ガスによる冷却効果を均一 とすることができる。
[0066] 窒素ガス供給源はガス供給ノズルや横力 の冷却ガス供給ノズルとの間にお ヽて、 兼用するように構成してもよ ヽ。
[0067] 加熱手段としては、熱エネルギーのピーク波長が 1. 0 μ mのハロゲンランプを使用 するに限らず、熱線 (赤外線や遠赤外線等)の波長(例えば、 0. 5〜3. 5 /z m)を照 射する他の加熱ランプ (例えば、カーボンランプ)を使用してもよいし、誘導加熱ヒー タ、珪化モリブデンや Fe Cr A1合金等の金属発熱体を使用してもょ 、。
[0068] 前記実施の形態においては、ァニール装置について説明したが、酸化'拡散装置 や CVD装置等の基板処理装置全般に適用することができる。

[0070] 本願の課題を解決するための手段のうち代表的なものは、次の通りである。
(1)複数枚の基板を保持したボートを収容して複数枚の基板を処理する処理室と、 前記処理室周りに設置されて前記基板を加熱するヒータユニットと、
前記処理室内に収容された前記ボートに保持されている前記基板の主面に対して 鉛直方向に延びる管部に、前記複数枚の基板の少なくとも 2枚に跨がって冷却ガス を噴出する噴出孔が形成されている冷却ガス供給ノズルと、を備えており、
前記管部における前記噴出孔が形成された領域の断面積が、前記噴出孔の総開 口面積よりも大きくなるように設定されていることを特徴とする基板処理装置。
(2)複数枚の基板を保持したボートを収容して複数枚の基板を処理する処理室と、 前記処理室周りに設置されて前記基板を加熱するヒータユニットと、
前記処理室に冷却ガスを供給する冷却ガス供給ノズルと、を備えており、 前記冷却ガス供給ノズルは、前記処理室の下方から前記冷却ガスを導入する導入 部と、前記処理室内に収容された前記ボートに保持されている前記基板の主面に対 して鉛直方向に延びる管部と、この管部に前記複数枚の基板の少なくとも 2枚に跨が つて冷却ガスを噴出するように形成された噴出孔と、を備えており、
前記管部における前記噴出孔が形成された領域の断面積が、前記導入部の断面 積よりも大きくなるように設定されていることを特徴とする基板処理装置。
前記(1)および(2)によれば、冷却ガス供給ノズル力 冷却ガスを噴き出すことによ り、処理済みの基板を急速かつ均一〖こ降温させることができる。
前記(1)においては、冷却ガス供給ノズルの管部における噴出孔が形成された領 域の断面積が噴出孔の開口面積よりも大きくなるように設定されているので、噴出孔 から吹き出される際の冷却ガスの圧力差が発生するのを防止することができる。 前記(2)においては、冷却ガス供給ノズルの管部における噴出孔が形成された領 域の断面積が導入部の断面積よりも大きくなるように設定されているので、冷却ガス の流速を遅くしつつ、噴出孔から吹き出される際の冷却ガスの圧力差が発生するの を防止することができる。
Claims
[1] 複数枚の基板を保持したボートを収容して複数枚の基板を処理する処理室と、 該処理室周りに設置されて前記基板を加熱するヒータユニットと、
前記処理室内に収容された前記ボートに保持されている前記基板の主面に対して 垂直方向に延びる管部に、前記複数枚の基板の少なくとも 2枚に跨がって冷却ガス を噴出する噴出孔が形成されている冷却ガス供給ノズルと、を備えており、
前記冷却ガス供給ノズルは、前記噴出孔が形成された領域の前記管部の断面積 が前記噴出孔の総開口面積よりも大きくなるように、形成されていることを特徴とする 基板処理装置。
[2] 前記冷却ガス供給ノズルの前記噴出孔が形成された領域の前記管部の断面形状 力 長円形の管形状に形成されている請求項 1の基板処理装置。
[3] 前記冷却ガス供給ノズルは、前記管部が鉛直方向に延びるように形成されて 、ると ともに、前記噴出孔が鉛直方向に細長いスリット形状に形成されている請求項 1の基 板処理装置。
[4] 前記噴出孔は、前記管部の断面長円形の直線部分をなす主面であって、 かつ、 前記処理室の内側を向いた主面に開設されている請求項 2の基板処理装置。
[5] 前記冷却ガス供給ノズルは複数設けられており、少なくとも、該第一の冷却ガス供 給ノズルと該第一の冷却ガス供給ノズルに隣接し設けられた第二の冷却ガス供給ノ ズルとは、該第一の冷却ガス供給ノズルの前記噴出孔の上端と、該第二の冷却ガス 供給ノズルの噴出孔の下端とがオーバラップするように、それぞれ形成されて ヽる請 求項 1の基板処理装置。
[6] 前記第一の冷却ガス供給ノズルは前記第二の冷却ガス供給ノズルよりも鉛直方向 の長さが短ぐ前記第一の冷却ガス供給ノズルの噴出孔の上端が前記第二の冷却ガ ス供給ノズルの噴出孔の下端にオーバラップするように、形成されて 、る請求項 5の 基板処理装置。
[7] 前記冷却ガス供給ノズルの導入部には、 冷却ガス供給ラインの一端が接続されて おり、該冷却ガス供給ラインの他端には、 流量調整コントローラで冷却ガスの供給流 量を制御される窒素ガス供給装置が接続されており、前記流量調整コントローラが 5
0リットル毎分から 100リットル毎分にて流量制御する請求項 1の基板処理装置。
[8] 前記処理室の下端力 前記処理室の内周面を沿うように鉛直に設けられ前記ボー トの天板よりも高い位置に噴出口が配置され、 前記処理室の天井壁の下面に向けて ガスを流すように構成されたガス供給ノズルをさらに備えて ヽる請求項 1の基板処理 装置。
[9] 前記冷却ガス供給ノズルは前記ガス供給ノズルと前記ボートを挟んで対向する位 置に配置されている請求項 8の基板処理装置。
[10] 前記冷却ガス供給ノズルは複数設けられており、
該複数の冷却ガス供給ノズルのそれぞれの導入部にそれぞれ接続される冷却ガス 供給ラインと、
該冷却ガス供給ラインに接続される第一の窒素ガス供給装置と、
前記ガス供給ノズルの連結部に接続されるガス供給ラインと、
該ガス供給ラインに接続される第二の窒素ガス供給装置と、
前記第一の窒素ガス供給装置の冷却ガスの供給流量および第二の窒素ガス供給 装置の冷却ガスの供給流量をそれぞれ制御する流量調整コントローラとをさらに備え ており、
前記流量調整コントローラは前記複数の冷却ガス供給ノズルの前記噴出孔から噴 き出される単位時間当たりの冷却ガス供給流量の総和流量と、前記ガス供給ノズル の噴出ロカ 噴出される単位時間当たりのガス供給流量との流量比を 1対 1と設定し 制御する請求項 8の基板処理装置。
[11] 前記ボートを回転させる回転軸と、該回転軸を回転駆動するモータとをさらに備え て ヽる請求項 5の基板処理装置。
[12] 複数枚の基板を保持したボートを収容して複数枚の基板を処理する処理室と、該 処理室周りに設置されて前記基板を加熱するヒータユニットとを備える基板処理装置 に用いられる冷却ガス供給ノズルであって、
前記処理室内に収容された前記ボートに保持された前記基板の主面に対して垂直 方向に延びる管部に前記複数枚の基板の少なくとも 2枚に跨って冷却ガスを噴出す るよう噴出孔が形成されており、
前記噴出孔が形成された領域の前記管部の断面積が、前記噴出孔の総開口面積 より大きくなるように形成されて ヽる冷却ガス供給ノズル。
[13] 前記噴出孔が形成された領域の前記管部の断面が、長円形の管形状に形成され て 、る請求項 12の冷却ガス供給ノズル。
[14] 前記管部が鉛直方向に延びるように形成されて!、るとともに、前記噴出孔が鉛直方 向に細長 、スリット形状に形成されて 、る請求項 12の冷却ガス供給ノズル。
[15] 前記噴出孔は、前記管部の断面長円形の直線部分をなす主面であって、 かつ、 処理室の内側を向いた主面に開設されている請求項 12の冷却ガス供給ノズル。
[16] 請求項 8に記載の基板処理装置を用いて処理する半導体装置の製造方法であつ て、
前記複数枚の基板を保持した前記ボートを処理室に収容するステップと、 前記ヒータユニットで前記複数枚の基板を加熱し、 該複数枚の基板を処理するス テツプと、
前記ガス供給ノズルおよび前記冷却ガス供給ノズルの噴出孔カゝら冷却ガスを噴出 し前記複数枚の基板を冷却するステップと、
前記複数枚の基板を保持した前記ボートを処理室から搬出するステップと、 を有する半導体装置の製造方法。
[17] 該複数枚の基板を処理するステップは、 前記基板をァニール処理するステップで ある請求項 16の半導体装置の製造方法。
[18] 複数枚の基板を保持したボートを処理室に収容するステップと、
該処理室周りに設置されたヒータユニットで前記複数枚の基板を加熱し、 複数枚の 基板を処理するステップと、
前記処理室内に収容された前記ボートに保持された前記基板の主面に対して垂直 方向に延びる管部に前記複数枚の基板の少なくとも 2枚に跨って冷却ガスを噴出す るよう噴出孔が形成されており、 前記噴出孔が形成された領域の前記管部の断面積 が前記噴出孔の総開口面積より大きくなるように形成された冷却ガス供給ノズルの噴 出孔カゝら冷却ガスを噴出し、前記複数枚の基板を冷却するステップと、
前記複数枚の基板を保持した前記ボートを処理室から搬出するステップと、
を有する半導体装置の製造方法。
該複数枚の基板を処理するステップは、前記基板をァニール処理するステップであ る請求項 18の半導体装置の製造方法。
