Claims (19)
- 적어도 O2 및 희가스를 포함하는 처리가스의 존재하에서, 복수의 슬릿을 가지는 평면 안테나 부재를 통하여 마이크로파를 조사하는 것에 의해 상기 처리 가스의 플라즈마를 형성하고, 상기 플라즈마를 이용하여 Si를 주성분으로 하는 피처리 기체의 표면에 산화막을 형성하는 반도체 디바이스의 제조방법에 있어서,상기 산화막의 형성은, 20 ~ 5000 mTorr의 압력하에서, 전자온도가 2 eV이하를 가지는 상기 처리가스의 플라즈마에 의해 행해지는 것을 특징으로 하는 방법.
- 처리용기 내에 플라즈마를 생성하여, 기판 표면에 산화막을 형성하기 위한 플라즈마 처리 방법에 있어서,상기 처리용기 내에 상기 기판을 반입하는 공정과,상기 처리용기 내에 O2 가스와 희가스를 포함하는 처리가스를 도입하는 공정과,상기 처리용기 내에 안테나를 통하여, 상기 O2 가스와 희가스를 포함하는 처리가스의 플라즈마를 생성하는 공정과,상기 O2 가스와 희가스를 포함하는 처리가스의 상기 플라즈마를 상기 기판 표면에 조사하는 것에 의해, 상기 기판 표면에 산화막을 형성하는 공정을 구비하며,상기 플라즈마의 전자 온도가 2eV 이하를 가지는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 상기 산화막은, 게이트 산화막(SiO2막) 또는 게이트 산질화막용 하지산화막(하지 SiO2막)인 것인 방법.
- 제1항 또는 제2항에 있어서, 상기 희가스가, 크립톤, 아르곤 또는 헬륨으로부터 선택되는 것인 방법.
- 제3항에 있어서, 상기 게이트 산화막(SiO2막) 또는 게이트 산질화막용 하지 산화막(하지 SiO2막) 막 두께는, 2.5nm 이하인 것인 방법.
- 제1항 또는 제2항에 있어서, 상기 처리 가스는, O2 가스의 유량이 5 ~ 500 sccm이고, 희가스의 유량이 500 ~ 3000 sccm 인 것인 방법.
- 제1항에 있어서, 상기 플라즈마가, 1 ~ 3 W/cm2 의 출력으로 형성되는 것인 방법.
- 제1항 또는 제2항에 있어서, 상기 처리가스는 H2를 포함하는 것인 방법.
- 게이트 절연막의 형성방법으로서,산화막이 형성된 기판 상에, 적어도 N2 가스와 희가스를 포함하는 처리가스의 플라즈마를 안테나를 통하여 생성하고, 상기 산화막 표면을 상기 N2 가스와 희가스를 포함하는 상기 처리가스의 플라즈마를 조사하여, 상기 산화막 표면을 질화하여, 상기 게이트 절연막을 형성하고,상기 플라즈마의 전자 온도가 2 eV 이하를 가지는 것을 특징으로 하는 것인 게이트 절연막 형성방법.
- 제9항에 있어서, 상기 산화막은, 실리콘 산화막인 것인 게이트 절연막 형성방법.
- 제9항에 있어서, 상기 게이트 절연막은, 실리콘 산질화막인 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 산화막의 질화는, 10 ~ 3000 Torr의 압력하에서 행해지는 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 산화막의 질화는, 온도가 700℃ 이하에서 행해지는 것 인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 플라즈마의 밀도는 1011~ 1013 /cm3 인 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 희가스는 크립톤, 아르곤 또는 헬륨으로부터 선택되는 것인 게이트 절연막 형성 방법.
- 제10항에 있어서, 상기 산질화막의 질소농도는 20% 이하인 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 절연막의 두께는 2.5nm인 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 희가스의 유량은, 200 ~ 2000 sccm 이고, 상기 N2 가스의 유량은, 2 ~ 500 sccm 인 것인 게이트 절연막 형성 방법.
- 제9항에 있어서, 상기 안테나는 복수의 슬릿을 구비하는 평면 안테나이고, 상기 평면 안테나에 의해 마이크로파가 도입되는 것인 게이트 절연막 형성 방법.
