Abstract

Description
本出願は、2005年1月10日に出願された米国特許出願第11/032,363号明細書の一部継続出願で、かつそれからの優先権を主張するものであり、その開示は全体として参照により本明細書に援用される。
本発明は半導体発光デバイスに関し、特に、波長変換材料を含むマルチチップ半導体発光デバイスおよびこれに関連する装置に関する。
発光ダイオードおよびレーザダイオードは、十分な電圧が印加されると光を発生させることができるよく知られる固体照明素子である。発光ダイオードおよびレーザダイオードは一般に、発光デバイス(「LED」)と呼ばれる。発光デバイスは一般に、サファイア、シリコン、炭化シリコン、ガリウム砒素等の基板に成長させたエピタキシャル層内に形成されたpn接合を含んでいる。LEDにより発生した光の波長分布は一般に、pn接合を形成する材料およびデバイスの活性領域を構成する薄いエピタキシャル層の構造によって決まる。

Claims (24)
- 第1の固体マルチチップ発光素子ランプと、
第2の固体マルチチップ発光素子ランプと、
前記第1の固体マルチチップ発光素子ランプおよび前記第2の固体マルチチップ発光素子ランプに電気的に結合された制御回路とを備える照明器具。 - 前記制御回路が、前記第1の固体マルチチップ発光素子ランプおよび前記第2の固体マルチチップ発光素子ランプのそれぞれに駆動電流を別々に印加するように構成される請求項1に記載の照明器具。
- 前記制御回路が、前記照明器具から出力される光の強度を制御するように構成される請求項2に記載の照明器具。
- 前記制御回路が、照明器具から出力される光の色および色度をいずれも制御するように構成される請求項2または3に記載の照明器具。
- 前記第1の固体マルチチップ発光素子ランプが第1の複数の固体発光素子を備え、前記第2の固体マルチチップ発光素子ランプが第2の複数の固体発光素子を備え、前記制御回路が前記第1の複数の固体発光素子の各発光素子および前記第2の複数の固体発光素子の各発光素子に駆動電流を別々に印加するように構成される請求項1乃至4のいずれか一項に記載の照明器具。
- 前記制御回路が、前記第1の複数の固体発光素子の各発光素子および前記第2の複数の固体発光素子の各発光素子に対してパルス幅変調制御を別々に行うように構成される請求項5に記載の照明器具。
- 前記制御回路が、種々の固体発光素子への駆動電流の比を調整して前記器具から出力される光の強度、色、色度をいずれも制御するように構成される請求項5または6に記載の照明器具。
- 固体シングルチップ発光素子ランプをさらに備え、前記第1の固体マルチチップ発光素子ランプ、前記第2の固体マルチチップ発光素子ランプ、および前記固体シングルチップ発光素子ランプのそれぞれが共通の取付部材に取り付けられる請求項1乃至7のいずれか一項に記載の照明器具。
- 少なくとも4つの異なる色のピークを含むスペクトル分布を有する光を発光するように構成される固体ランプであって、
前記少なくとも4つの異なる色のピークのうち第1の色のピークを含む光を発光するように構成される第1の固体発光素子と、
前記少なくとも4つの異なる色のピークのうち第2の色のピークを含む光を発光するように構成される第2の固体発光素子と、
前記第1の固体発光素子を少なくとも部分的に被覆し、前記第2の固体発光素子を被覆しない第1の変換材料と、
前記第1の固体発光素子および前記第2の固体発光素子のそれぞれを少なくとも部分的に被覆する第2の変換材料とを備え、
前記第1の変換材料が、前記第1の発光素子が発した光を吸収し、これに反応して前記少なくとも4つの異なる色のピークのうち第3の色のピークを含む光を再発光するように構成され、
前記第2の変換材料が、前記第1の発光素子および前記第2の発光素子が発した光をいずれも吸収し、これに反応して前記少なくとも4つの異なる色のピークのうち第4の色のピークを含む光を再発光するように構成される固体ランプ。 - 前記第1の変換材料が前記第1の固体発光素子を部分的にのみ被覆する請求項9に記載の固体発光素子。
- 前記第2の変換材料が、前記第1の固体発光素子および前記第2の固体発光素子のうち少なくとも1つを部分的にのみ被覆する請求項9または10に記載の固体発光素子。
- 前記4つの異なる色のピークのいずれとも異なる第5の色のピークを含む光を発光するように構成される第3の固体発光素子と、
前記第3の固体発光素子を少なくとも部分的に被覆し、前記第1の固体発光素子も前記第2の固体発光素子も被覆しない第3の変換材料とをさらに備え、
前記第3の変換材料が、前記第3の発光素子が発した光を吸収し、これに反応して前記少なくとも4つの異なる色のピークのうち少なくとも3つのピークとは異なる色のピークを含む光を再発光するように構成され、
前記第2の変換材料が前記第1の固体発光素子、前記第2の固体発光素子、および前記第3の固体発光素子のそれぞれを少なくとも部分的に被覆する請求項9乃至11のいずれか一項に記載の固体ランプ。 - 前記第1の変換材料および前記第2の変換材料がいずれも蛍光体を含む請求項9乃至12のいずれか一項に記載の固体ランプ。
- 前記第1の固体発光素子および前記第2の固体発光素子のそれぞれが共通の取付部材に取り付けられる請求項9乃至13のいずれか一項に記載の固体ランプ。
- 演色評価数が少なくとも90で、少なくとも約60ルーメン毎ワットの光出力を有する請求項1乃至14のいずれか一項に記載の固体ランプ。
- 複数の異なるスペクトルピークを含むスペクトル分布を有する光を発光するように構成された固体ランプであって、
第1のスペクトルピークを有する光を発光するように構成される第1の固体発光素子と、
第2のスペクトルピークを含む光を発光するように構成される第2の固体発光素子と、
前記第1の固体発光素子および前記第2の固体発光素子のうち少なくとも1つの固体発光素子からの発光を受けるように配置される第1の半導体蛍光体と、
前記第1の固体発光素子および前記第2の固体発光素子のうち少なくとも1つの固体発光素子からの発光を受けるように配置される第2の半導体蛍光体とを備え、
前記第1の半導体蛍光体が、前記発光を吸収し、これに反応して第3のスペクトルピークを有する光を再発光するように構成され、
前記第2の半導体蛍光体が、前記発光を吸収し、これに反応して第4のスペクトルピークを有する光を再発光するように構成される固体ランプ。 - 前記第1のスペクトルピーク、前記第2のスペクトルピーク、前記第3のスペクトルピーク、および前記第4のスペクトルピークのそれぞれが可視領域にある請求項16に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれもダイレクトバンドギャップ半導体蛍光体を含む請求項16または17に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれもその少なくとも一部が前記固体ランプ用の電気接点となる導電性半導体を含む請求項16乃至18のうちいずれか一項に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれも量子井戸構造を有する請求項16乃至19のいずれか一項に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれも前記第1の固体発光素子および前記第2の固体発光素子のうち少なくとも1つに堆積される請求項16乃至20のいずれか一項に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれも前記第1の固体発光素子および前記第2の固体発光素子を覆って配置されたレンズの下に堆積される請求項16乃至20のいずれか一項に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれも前記第1の固体発光素子および前記第2の固体発光素子をいずれも支持する基板に堆積される請求項16乃至20のいずれか一項に記載の固体ランプ。
- 前記第1の半導体蛍光体および前記第2の半導体蛍光体がいずれも前記第1の固体発光素子および前記第2の固体発光素子のいずれとも部分的に重複する請求項16乃至22のいずれか一項に記載の固体ランプ。
