Description
図1に、本発明の一態様に係る記憶装置の構成を示す。図1に示す記憶装置では、複数のメモリセル100がマトリクス状に配置されたセルアレイ101と、セルアレイ101の下に設けられた駆動回路102とを有している。
記憶装置の、駆動回路の具体的な構成の一例について説明する。
次いで、読み出し回路の具体的な構成例について説明する。
本実施の形態では、図2に示したメモリセル100において、トランジスタ109の活性層に酸化物半導体を用い、駆動回路が有するトランジスタの活性層にシリコンを用いる場合を例に挙げて、記憶装置の作製方法について説明する。
本実施の形態では、実施の形態4とは異なる構造を有した、酸化物半導体膜を用いたトランジスタについて説明する。
本実施の形態では、実施の形態4または実施の形態5とは異なる構造を有した、酸化物半導体膜を用いたトランジスタについて説明する。
本発明の一態様に係る記憶装置は、バルク状の単結晶半導体基板を用いて作製されたトランジスタを、駆動回路に用いていても良い。図12に、バルク状の単結晶半導体基板を用いて形成されたトランジスタ上に、酸化物半導体を用いたトランジスタと容量素子が形成された記憶装置の断面図を、一例として示す。
酸化物半導体としては、少なくともインジウム(In)あるいは亜鉛(Zn)とを含むことが好ましい。特にInとZnを含むことが好ましい。
本実施の形態では、c軸配向し、かつab面、表面または界面の方向から見て三角形状または六角形状の原子配列を有し、c軸においては金属原子が層状または金属原子と酸素原子とが層状に配列しており、ab面においてはa軸またはb軸の向きが異なる(c軸を中心に回転した)結晶(CAAC:C Axis Aligned Crystalともいう。)を含む酸化物について説明する。
酸化物半導体に限らず、実際に測定される絶縁ゲート型トランジスタの移動度は、さまざまな理由によって本来の移動度よりも低くなる。移動度を低下させる要因としては半導体内部の欠陥や半導体と絶縁膜との界面の欠陥があるが、Levinsonモデルを用いると、半導体内部に欠陥がないと仮定した場合の移動度を理論的に導き出せる。
組成比としてIn:Sn:Zn=1:1:1のターゲットを用いて、ガス流量比をAr/O2=6/9sccm、成膜圧力を0.4Pa、成膜電力100Wとして、15nmの厚さとなるように基板上に酸化物半導体膜を成膜した。次に、酸化物半導体膜を島状になるようにエッチング加工した。そして、酸化物半導体膜上に50nmの厚さとなるようにタングステン層を成膜し、これをエッチング加工してソース電極及びドレイン電極を形成した。
サンプルAは酸化物半導体膜の成膜中に基板に意図的な加熱を施さなかった。また、サンプルAは酸化物半導体膜の成膜後であって、酸化物半導体膜のエッチング加工前に加熱処理を施さなかった。
サンプルBは基板を200℃になるように加熱した状態で酸化物半導体膜の成膜を行った。また、サンプルBは酸化物半導体膜の成膜後であって、酸化物半導体膜のエッチング加工前に加熱処理を施さなかった。基板を加熱した状態で成膜を行った理由は、酸化物半導体膜中でドナーとなる水素を追い出すためである。
サンプルCは基板を200℃になるように加熱した状態で酸化物半導体膜の成膜を行った。さらに、サンプルCは酸化物半導体膜の成膜後であって、酸化物半導体膜のエッチング加工前に窒素雰囲気で650℃1時間の加熱処理を施した後、酸素雰囲気で650℃1時間の加熱処理を施した。窒素雰囲気で650℃1時間の加熱処理を施した理由は、酸化物半導体膜中でドナーとなる水素を追い出すためである。
図21(A)にサンプルAのトランジスタの初期特性を示す。図21(B)にサンプルBのトランジスタの初期特性を示す。図21(C)にサンプルCのトランジスタの初期特性を示す。
サンプルB(成膜後加熱処理なし)及びサンプルC(成膜後加熱処理あり)に対してゲートBTストレス試験を行った。

Claims (4)
- 複数のメモリセル、複数のワード線、及び複数のデータ線を有するセルアレイと、
ワード線駆動回路と、
データ線駆動回路と、を有し、
前記ワード線駆動回路は、前記セルアレイの下方に配置され、
前記データ線駆動回路は、前記セルアレイの下方に配置され、
前記複数のデータ線は、複数の第1のコンタクトホールをそれぞれ介して、前記データ線駆動回路と電気的に接続され、
前記複数の第1のコンタクトホールは、前記セルアレイと重なる領域に位置し、
前記複数の第1のコンタクトホールは、前記複数のワード線の方向に沿って並んでいる半導体装置。 - 請求項1において、
前記メモリセルは、第1のトランジスタと容量素子とを有することを特徴とする半導体装置。 - 請求項2において、
前記データ線駆動回路が有する第2のトランジスタの上方に絶縁層が位置し、
前記絶縁層の上方に前記第1のトランジスタが位置し、
前記第1のトランジスタのチャネル形成領域は、酸化物半導体を有し、
前記第2のトランジスタのチャネル形成領域は、シリコンを有することを特徴とする半導体装置。 - 前記第1のトランジスタのチャネル形成領域を有する半導体膜は、第1の加熱処理を施すことで水分又は水素を脱離した後に、酸素雰囲気下で第2の加熱処理を施すことで酸素欠損を低減する工程を経て形成されたものであることを特徴とする、請求項2または請求項3に記載の半導体装置の作製方法。
