Description
以下では、本発明の一態様に係る半導体装置の一例としてトランジスタの構成について説明する。
以下、半導体106bの詳細な構成について説明する。なお、本項目において、半導体106bに加えて、絶縁体106a、絶縁体106c及び絶縁体106dの構成についても説明を行う。
以下では、酸化物半導体の構造について説明する。
まずは、CAAC−OSについて説明する。
次に、nc−OSについて説明する。
a−like OSは、nc−OSと非晶質酸化物半導体との間の構造を有する酸化物半導体である。
以下では、CAAC−OSの成膜方法の一例について説明する。
次に、CAAC−OSの成膜モデルについて詳細に説明する。
以下に、トランジスタ10の半導体以外の各構成要素について詳細な説明を行う。
以下、トランジスタ10の変形例について図11乃至図17を用いて説明する。なお、図11乃至図17は、図1(B)及び図1(C)と同様に、トランジスタのチャネル長方向の断面図とトランジスタのチャネル幅方向の断面図になる。
以下において、図18乃至図20を用いてトランジスタ10の作製方法について説明する。
成膜装置1000は、搬入室1002と、搬出室1004と、搬送室1006と、成膜室1008と、成膜室1009と、成膜室1010と、搬送アーム1014と、を有する。ここで、搬入室1002、搬出室1004、成膜室1008乃至1010は、搬送室1006と接続されている。これにより、成膜室1008乃至1010において大気に曝すことなく、連続成膜を行うことができ、膜中に不純物が混入するのを防ぐことができる。
次に、成膜装置1000に用いることができるALD装置の構成について説明する。ALD装置は、成膜室(チャンバー1020)と、原料供給部1021a、1021bと、流量制御器である高速バルブ1022a、1022bと、原料導入口1023a、1023bと、原料排出口1024と、排気装置1025を有する。チャンバー1020内に設置される原料導入口1023a、1023bは供給管やバルブを介して原料供給部1021a、1021bとそれぞれ接続されており、原料排出口1024は、排出管やバルブや圧力調整器を介して排気装置1025と接続されている。
以下では、本発明の一態様に係る半導体装置の一例としてトランジスタの構成について説明する。
以下、半導体156bの詳細な構成について説明する。なお、本項目において、半導体156bに加えて、絶縁体156a及び絶縁体156cの構成についても説明を行う。また、絶縁体156a、半導体156b、絶縁体156cとしては、上述の絶縁体106a、半導体106b、絶縁体106cを対応させて用いることができる。
以下に、トランジスタ50の半導体以外の各構成要素について詳細な説明を行う。
以下、トランジスタ50の変形例について図26乃至図30を用いて説明する。なお、図26乃至図30は、図23(B)(C)と同様に、トランジスタのチャネル長方向の断面図とトランジスタのチャネル幅方向の断面図になる。
以下において、図31乃至図33を用いてトランジスタ50の作製方法について説明する。
<回路>
以下では、本発明の一態様に係るトランジスタなどを利用した半導体装置の回路の一例について説明する。
図34(A)に示す回路図は、pチャネル型のトランジスタ2200とnチャネル型のトランジスタ2100を直列に接続し、かつそれぞれのゲートを接続した、いわゆるCMOSインバータの構成を示している。
図35は、図34(A)に対応する半導体装置の断面図である。図35に示す半導体装置は、トランジスタ2200と、トランジスタ2100と、を有する。また、トランジスタ2100は、トランジスタ2200の上方に配置する。なお、トランジスタ2100として、図26(A)に示したトランジスタ52を用いた例を示しているが、本発明の一態様に係る半導体装置は、これに限定されるものではない。上述の実施の形態において記載したトランジスタをトランジスタ2100として用いることができる。例えば、図1、図11乃至図17、図23、図26乃至図29などに示したトランジスタなどを、トランジスタ2100として用いても構わない。よって、トランジスタ2100については、適宜上述したトランジスタについての記載を参酌する。
また図34(B)に示す回路図は、トランジスタ2100とトランジスタ2200のそれぞれのソースとドレインを接続した構成を示している。このような構成とすることで、いわゆるCMOSアナログスイッチとして機能させることができる。
本発明の一態様に係るトランジスタを用いた、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置(記憶装置)の一例を図38に示す。
図39は、図38(A)に対応する半導体装置の断面図である。図39に示す半導体装置は、トランジスタ3200と、トランジスタ3300と、容量素子3400と、を有する。また、トランジスタ3300および容量素子3400は、トランジスタ3200の上方に配置する。なお、トランジスタ3300としては、上述したトランジスタ2100についての記載を参照する。また、トランジスタ3200としては、図35に示したトランジスタ2200についての記載を参照する。なお、図35では、トランジスタ2200がpチャネル型トランジスタである場合について説明したが、トランジスタ3200がnチャネル型トランジスタであっても構わない。
図38(B)に示す半導体装置は、トランジスタ3200を有さない点で図38(A)に示した半導体装置と異なる。この場合も図38(A)に示した半導体装置と同様の動作により情報の書き込みおよび保持動作が可能である。
図38(A)に示す半導体装置(記憶装置)の変形例について、図42に示す回路図を用いて説明する。
以下では、本発明の一態様に係る撮像装置について説明する。
撮像装置200が有する1つの画素211を複数の副画素212で構成し、それぞれの副画素212に特定の波長帯域の光を透過するフィルタ(カラーフィルタ)を組み合わせることで、カラー画像表示を実現するための情報を取得することができる。
以下では、シリコンを用いたトランジスタと、酸化物半導体を用いたトランジスタと、を用いて画素を構成する一例について説明する。
以下では、上述したトランジスタや上述した記憶装置などの半導体装置を含むCPUについて説明する。
以下では、本発明の一態様に係る表示装置について、図51および図52を用いて説明する。
本発明の一態様に係る半導体装置は、表示機器、パーソナルコンピュータ、記録媒体を備えた画像再生装置(代表的にはDVD:Digital Versatile Disc等の記録媒体を再生し、その画像を表示しうるディスプレイを有する装置)に用いることができる。その他に、本発明の一態様に係る半導体装置を用いることができる電子機器として、携帯電話、携帯型を含むゲーム機、携帯データ端末、電子書籍端末、ビデオカメラ、デジタルスチルカメラ等のカメラ、ゴーグル型ディスプレイ(ヘッドマウントディスプレイ)、ナビゲーションシステム、音響再生装置(カーオーディオ、デジタルオーディオプレイヤー等)、複写機、ファクシミリ、プリンタ、プリンタ複合機、現金自動預け入れ払い機(ATM)、自動販売機などが挙げられる。これら電子機器の具体例を図53に示す。

- 基板上の第1の絶縁体と、
前記第1の絶縁体上の第4の導電体と、
前記第4の導電体上の第6の絶縁体と、
前記第6の絶縁体上の第2の絶縁体と、
前記第2の絶縁体上の第1の酸化物膜と、
前記第1の酸化物膜の上面に接する領域を有する酸化物半導体と、
前記酸化物半導体の上面に接する領域を有する第2の酸化物膜と、
前記第2の酸化物膜の上面に接する領域を有する、第1の導電体及び第2の導電体と、
前記第1の導電体上及び前記第2の導電体上の、前記第2の酸化物膜の上面と接する領域を有する第3の酸化物膜と、
前記第3の酸化物膜上の第3の絶縁体と、
前記第3の絶縁体上の第3の導電体と、
前記第3の導電体上の第4の絶縁体と、
前記第4の絶縁体上の第5の絶縁体と、を有し、
前記第1の絶縁体は、酸化アルミニウム又は酸化ハフニウムを含み、
前記第2の絶縁体は、酸化シリコンを含み、
前記第4の絶縁体は、酸化シリコンを含み、
前記第5の絶縁体は、酸化アルミニウム又は酸化ハフニウムを含み、
前記第6の絶縁体は、酸化アルミニウム又は酸化ハフニウムを含み、
前記第1の絶縁体は、前記第4の導電体の周辺において前記第6の絶縁体と接する領域を有する、半導体装置。 - 請求項1において、
前記第1の酸化物膜、前記酸化物半導体、前記第2の酸化物膜及び前記第3の酸化物膜の各々は、インジウム、元素M(Ti、Ga、Y、Zr、La、Ce、Nd、SnまたはHf)、亜鉛および酸素を有する、半導体装置。
