Abstract
Description
Claims (47)
- 1.可視光を発光する発光ダイオードの製造方法であって、i)高い仕事関数を 有し、オーミックホール放出電極として作用する透明な導電性の第1層を用いて 基板をプレコートする工程と、 ii)可溶性共役系高分子からなる薄い透明層を、該第1層の上に溶液から直接 キャストする工程と、iii)ダイオード構造における整流コンタクトとして作 用する負の電子放出コンタクトを、該共役系高分子膜上に仕事関数の低い金属か ら形成する工程と を包含する方法。
- 2.前記基板が、剛直な透明な無機基板である請求項1に記載の方法。
- 3.前記基板が、可撓性を有する透明な有機高分子基板である請求項1に記載の 方法。
- 4.前記導電性の第1層が、電気的陰性を有する金属である請求項1に記載の方 法。
- 5.前記導電性の第1層が導電性金属酸化物である請求項1に記載の方法。
- 6.前記共役系高分子膜が、ポリ(2−メトキシ,5−(2′−エチルヘキシロ キシ)−1,4−フエニレンビニレン)、MEH−PPVからなる請求項1に記 載の方法。
- 7.前記仕事関数の低い金属がカルシウムである請求項1に記載の方法。
- 8.基板と、該基板上に成膜され、高い仕事関数を有しており、オーミックホー ル放出電極として作用する透明な導電性の第1層と、該導電性の第1層上にあり 、該第1層上の薄い透明層として溶液から直接キャストされた共役系高分子から なる膜と、該共役系高分子からなる該膜上に形成され、仕事関数の低い金属から なり、ダイオード構造における整流コンタクトとして作用する負の電子放出コン タクトとを備えている発光ダイオード。
- 9.可視光を発光すること及び5ボルトよりも低い電圧で動作することを更に特 徴とする請求項8に記載の発光ダイオード。
- 10.前記基板が、剛直な透明な無機基板である請求項9に記載の発光ダイオー ド。
- 11.前記基板が、可撓性を有する透明な有機高分子基板である請求項8に記載 の発光ダイオード。
- 12.前記導電性の第1層が、電気的陰性を有する金属である請求項8に記載の 発光ダイオード。
- 13.前記電気的陰性を有する金属が金である請求項12に記載の発光ダイオー ド。
- 14.前記導電性の第1層が導電性金属酸化物である請求項8に記載の発光ダイ オード。
- 15.前記導電性金属酸化物がインジウム/スズ酸化物である請求項8に記載の 発光ダイオード。
- 16.前記共役系高分子膜がMEH−PPVからなる請求項8に記載の発光ダイ オード。
- 17.前記基板が、ポリエチレンテレフタレートである請求項16に記載の発光 ダイオード。
- 18.前記仕事関数の低い金属がカルシウムである請求項16に記載の発光ダイ オード。
- 19.前記基板が配向誘起する基板であって、それによってMEH−PPVがそ の上で鎖整列され配向され、その結果、偏光を発光する発光ダイオードである請 求項16に記載の発光ダイオード。
- 20.可視光を発光する発光ダイオードを製造する方法であって、 i)発光性の半導体性高分子であると同時に基板として働き、可溶性共役系高分 子からなる自己支持型の半透明膜を、溶液からキャストする工程と、 ii)高い仕事関数を有しており、オーミックホール放出電極として作用する透 明な導電性の第1層を用いて、該自己支持型の共役系高分子膜の一方の面をコー トする工程と、iii)ダイオード構造において整流コンタクトとして作用する 負の電子放出コンタクトを、仕事関数の低い金属から該共役系高分子膜の他方の 面に形成する工程とを包含する方法。
- 21.前記導電性の第1層が電気的陰性を有する金属である請求項20に記載の 方法。
- 22.前記導電性の第1層が導電性金属酸化物である請求項20に記載の方法。
- 23.前記共役系高分子膜が、ポリ(2−メトキシ,5−(2′−エチルヘキシ ロキシ)−1,4−フェニレンビニレン)、MEH−PPVである請求項20に 記載の方法。
- 24.前記仕事関数の低い金属がカルシウムである請求項20に記載の方法。
- 25.発光性の半導体性高分子であると同時に基板として働き、可溶性共役系高 分子の溶液から直接キャストされた該高分子の自己支持型の半透明な半導体性の 膜と、該自己支持型透明膜の一方の面にコートされており、高い仕事関数を有し 、オーミックホール放出電極として作用する透明な導電性の第1層と、該導電性 高分子膜の他方の面に形成されており、仕事関数の低い金属からなり、ダイオー ド構造において整流コンタクトとして作用する負の電子放出コンタクトとを備え ている発光ダイオード。
- 26.可視光を発光すること及び5ボルトよりも低い電圧で動作することを更に 特徴とする請求項24に記載の発光ダイオード。
- 27.前記導電性の第1層が、電気的陰性を有する金属である請求項25に記載 の発光ダイオード。
- 28.前記電気的陰性を有する金属が金である請求項26に記載の発光ダイオー ド。
- 29.前記導電性の第1層が導電性金属酸化物である請求項24に記載の発光ダ イオード。
- 30.前記導電性金属酸化物がインジウム/スズ酸化物である請求項24に記載 の発光ダイオード。
- 31.前記共役系高分子がMEH−PPVからなる請求項24に記載の発光ダイ オード。
- 32.前記仕事関数の低い金属がカルシウムである請求項24に記載の発光ダイ オード。
- 33.偏光した可視光を発光する発光ダイオードの製造方法であって、 i)超高分子量のキャリア高分子との混合物において可溶性共役系高分子をゲル 加工し、それによって、該共役系高分子が鎖整列され、該鎖整列によって偏光し た発光が得られる、配向された自己支持型の膜を形成する工程と、ii)高い仕 事関数を有しており、オーミックホール放出電極として作用する透明な導電性の 第1層を用いて、該配向された自己支持型の膜の一方の面をコートする工程と、 iii)仕事関数の低い金属からなり、ダイオード構造における整流コンタクト として作用する負の電子放出コンタクトを、該配向された自己支持型の膜の他方 の面に形成する工程とを包含する方法。
- 34.前記キャリア高分子がポリエチレンである請求項33に記載の方法。
- 35.前記導電性の第1層が電気的陰性を有する金属である請求項33に記載の 方法。
- 36.前記導電性の第1層が導電性金属酸化物である請求項33に記載の方法。
- 37.前記共役系高分子が、ポリ(2−メトキシ,5−(2′−エチルヘキシロ キシ)−1,4−フェニレンビニレン)、MEH−PPVである請求項33に記 載の方法。
- 38.前記仕事関数の低い金属がカルシウムである請求項33に記載の方法。
- 39.超高分子量のキャリア高分子と可溶性共役系高分子とのゲル加工混合物か ら、該共役系高分子が鎖整列されており、該鎖整列によって偏光した発光が得ら れ、発光性の半導体性高分子であると同時に基板として働く配向された自己支持 型の膜と、該自己支持型の透明膜の一方の面をコートし、高い仕事関数を有して おり、オーミックホール放出電極として作用する透明な導電性の第1層と、該半 導体性の膜の他方の面に形成されており、仕事関数の低い金属からなり、ダイオ ード構造における整流コンタクトとして作用する負の電子放出コンタクトとを備 えている発光ダイオード。
- 40.可視光を発光すること及び5ボルトよりも低い電圧で動作することを更に 特徴とする請求項39に記載の発光ダイオード。
- 41.前記導電性の第1層が、電気的陰性を有する金属である請求項39に記載 の発光ダイオード。
- 42.前記電気的陰性を有する金属が金である請求項41に記載の発光ダイオー ド。
- 43.前記導電性の第1層が導電性金属酸化物である請求項39に記載の発光ダ イオード。
- 44.前記導電性金属酸化物がインジウム/スズ酸化物である請求項43に記載 の発光ダイオード。
- 45.前記共役系高分子がMEH−PPVである請求項39に記載の発光ダイオ ード。
- 46.前記キャリア高分子がポリエチレンである請求項45に記載の発光ダイオ ード。
- 47.前記仕事関数の低い金属がカルシウムである請求項39に記載の発光ダイ オード。
