Description
Claims (5)
- 内部でプラズマを発生させる処理チャンバーと、
前記処理チャンバー内に設けられ、被処理基板が載置されるサセプタと、
前記サセプタの周囲に、前記被処理基板の周りを囲むように配置されたフォーカスリングとを具備したプラズマ処理装置において、
前記フォーカスリングが、少なくとも、前記プラズマ側に露出面を有し、導電性部材から構成された第1のリング部材と、
前記第1のリング部材と微少間隔を設け、前記第1のリング部材と接触していない状態とされ、かつ、前記第1のリング部材より前記プラズマから離間された位置に設けられ、導電性部材から構成された第2のリング部材と、
前記第1のリング部材が載置される第3のリング部材であって、前記第1のリング部材とその下方に配設された前記第2のリング部材との間に微少間隔を維持するよう構成され、絶縁性部材から構成された第3のリング部材と
を具備したことを特徴とするプラズマ処理装置。 - 請求項1記載のプラズマ処理装置において、
前記第3のリング部材が、前記第2のリング部材の外周側に設けられたことを特徴とするプラズマ処理装置。 - 請求項1又は2記載のプラズマ処理装置において、
前記第3のリング部材の上面の高さが、前記第2のリング部材の上面の高さより高いことを特徴とするプラズマ処理装置。 - 請求項1〜3いずれか1項記載のプラズマ処理装置において、
前記第1のリング部材及び前記第2のリング部材が、シリコン、炭化ケイ素、二酸化ケイ素のいずれかから構成され、
前記第3のリング部材が、石英から構成されたことを特徴とするプラズマ処理装置。 - 請求項1〜4いずれか1項記載のプラズマ処理装置において、
前記第2のリング部材及び前記第3のリング部材は、アルミニウムからなる下部電極の周縁部に載置され、前記第3のリング部材は、前記下部電極の周囲に設けられた絶縁部材上に載置されたことを特徴とするプラズマ処理装置。
