Description

インジウムターゲット及びその製造方法
 本発明はスパッタリングターゲット及びその製造方法に関し、より詳細にはインジウムターゲット及びその製造方法に関する。
 インジウムは、Cu-In-Ga-Se系(CIGS系)薄膜太陽電池の光吸収層形成用のスパッタリングターゲットとして使用されている。
 従来、インジウムターゲットは、特許文献1に開示されているように、バッキングプレート上にインジウム等を付着させた後、バッキングプレート上に金型を設け、該金型にインジウムを流し込み鋳造することで作製されている。
特公昭63-44820号公報
 しかしながら、この様な従来の溶解鋳造法で作製されたインジウムターゲットは、成膜レート及び放電電圧について未だ改善の余地がある。
 そこで、本発明は、成膜レートが大きく且つ初期放電電圧が小さく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が安定なインジウムターゲット及びその製造方法を提供することを課題とする。
 本発明者らは上記課題を解決するために鋭意検討したところ、インジウムターゲットの結晶組織の形状、大きさ、分布が、スパッタ開始から終了までの成膜レート及び放電電圧に大きく影響することを見出した。すなわち、ターゲットの断面方向から観察した結晶粒のアスペクト比(長手方向の長さ/短手方向の長さ)が所定の値より小さいインジウムターゲットは、結晶粒のアスペクト比がそれより大きいインジウムターゲットに比べて成膜レートが大きく且つ初期放電電圧が小さく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が安定となることを見出した。また、従来の溶解鋳造法は、金型にインジウムを流し込んだ後、放冷して鋳造することでインジウムターゲットを得ているが、金型に流し込んだインジウムを放冷して鋳造すると、成長するインジウムの組織が大きくなり、且つ、粒状結晶や柱状結晶の混合組織となってしまう。このような組織を有するインジウムインゴットを圧延することで、上述のアスペクト比の結晶粒を有するインジウムタイルを形成することができ、このタイルをバッキングプレートにボンディングすることにより上記特性を有するインジウムターゲットを形成できることを見出した。
 以上の知見を基礎として完成した本発明は一側面において、ターゲットの断面方向から観察した結晶粒のアスペクト比(長手方向の長さ/短手方向の長さ)が2.0以下であるインジウムターゲットである。
 本発明に係るインジウムターゲットは一実施形態において、平均結晶粒径が1~20mmである。
 本発明に係るインジウムターゲットは更に別の一実施形態において、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、4000Å/min以上の成膜レートを有する。
 本発明に係るインジウムターゲットは更に別の一実施形態において、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、スパッタ開始から終了までの積算電力1kWhあたりの成膜レートの変化率が0.5%以内である。
 本発明に係るインジウムターゲットは更に別の一実施形態において、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、初期放電電圧が350V以下である。
 本発明に係るインジウムターゲットは更に別の一実施形態において、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、スパッタ開始から終了までの積算電力1kWhあたりの放電電圧の変化率が0.2%以内である。
 本発明に係るインジウムターゲットは更に別の一実施形態において、Cu、Ni及びFeからなる群から選択された1種又は2種以上の濃度が合計で100wtppm以下である。
 本発明は別の一側面において、溶解したインジウム原料を鋳型に流し込んで冷却することでインジウムインゴットを作製する工程と、インジウムインゴットを圧延してインジウムタイルを作製する工程と、インジウムタイルをボンディングする工程とを含んだインジウムターゲットの製造方法である。
 本発明によれば、成膜レートが大きく且つ初期放電電圧が小さく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が安定なインジウムターゲット及びその製造方法を提供することができる。

 本発明に係るインジウムターゲットは、5~30mmの厚さの矩形や円形の板状に形成されている。本発明に係るインジウムターゲットは、図1に示すように、全体に亘り粒状の組織が形成されており、各結晶粒のアスペクト比(長手方向の長さ/短手方向の長さ)が2.0以下である。各結晶粒のアスペクト比の規定で用いた結晶粒の長手方向の長さは、ターゲットの厚さ方向における断面において結晶粒を観察したときの最大長さである。また、短手方向の長さは、当該最大長さと垂直な方向の結晶粒の最大長さである。ここで、図1に、後述するインジウムターゲットの鋳造工程において作製したインゴットを圧延することで作製されたインジウムターゲットの断面写真(ターゲットの厚さ方向における断面写真)を示す。図2に、従来の鋳造法において作製されたインジウムターゲットの断面写真を示す。また、図3及び4に、図1及び2に対応するインジウムターゲットの断面模式図をそれぞれ示す。
 このように、鋳造工程において鋳型にインジウム溶湯を流し込み、冷却することで作製したインジウムインゴットを、圧延によって柱状結晶や粒状結晶の混合組織を破壊し、再結晶が生じることで、ターゲットの断面方向から観察したとき、全体に亘ってアスペクト比が2.0以下である小さい結晶粒が形成されている。このため、成膜レートが大きく且つ初期放電電圧が小さく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が安定となる。一方、従来の溶解鋳造法において放冷により作製したインジウムターゲットは、各箇所の冷却が均一でないことから粒状の組織と柱状の組織とが混在している。すなわち、ターゲット内に表面、側面及び底面の各方向から伸びた柱状晶組織が存在し、さらにターゲット中央部には粒状結晶が存在している。このようなターゲットでは、柱状晶結晶の向きや結晶面、粒状結晶の存在箇所によりエロージョンのされ方が不均一で、スパッタ特性が経時的にも不安定となり、且つ、成膜レートが小さくなる。結晶粒のアスペクト比は、より好ましくは1.8以下であり、典型的には1.0~1.6である。
 本発明に係るインジウムターゲットは、平均結晶粒径が1~20mmであってもよい。このように粒子径を1~20mmと小さくすることで、スパッタ面内に存在する粒子の総数が増え、スパッタされる結晶の向きに依存するスパッタ特性のばらつきを相殺できる。このことによりそれを用いたスパッタリングのスパッタ開始から終了までの成膜レート及び放電電圧がより安定となり、且つ、成膜レートが大きく且つ初期放電電圧が小さくなる。平均結晶粒径は、好ましくは1~15mmであり、より好ましくは1~10mmであり、典型的には、2~8mmである。
 本発明に係るインジウムターゲットは、上述のように成膜レートが高く、さらに安定である。具体的には、本発明に係るインジウムターゲットは、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、4000Å/min以上、より好ましく5000Å/min以上、典型的には5000~6000Å/minの成膜レートを有する。また、本発明に係るインジウムターゲットは、スパッタ開始から終了までの積算電力1kWhあたりの成膜レートの変化率が0.5%以内、より好ましくは0.3%以内、典型的には0.4%以内である。
 本発明に係るインジウムターゲットは、上述のように初期放電電圧が小さく、さらにスパッタ開始から終了までの放電電圧が安定である。具体的には、本発明に係るインジウムターゲットは、パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、初期放電電圧が350V以下であり、より好ましくは340V以下であり、典型的には300~345Vである。また、本発明に係るインジウムターゲットは、スパッタ開始から終了までの積算電力1kWhあたりの放電電圧の変化率が0.2%以内であり、より好ましくは0.1%以内であり、典型的には0.01~0.15%である。
 本発明に係るインジウムターゲットは、バッキングプレート由来の金属であるCu、Ni及びFeからなる群から選択された1種又は2種以上の濃度が合計で100wtppm以下である。本発明の製造方法によれば、ターゲット内への不純物の混入が良好に抑制され、原料に用いたインゴットと同等の不純物レベルとなる。従来の鋳込み法では、バッキングプレート上で鋳込むため、バッキングプレートからの不純物が拡散し、当該インジウムターゲットにより作製された太陽電池の効率を低下させてしまう。さらに、鋳込む時間により不純物濃度は変化するため、ロット間での品質ばらつきも大きくなる。本製法ではこのような品質ばらつきをも防ぐことができる。Cu、Ni及びFeからなる群から選択された1種又は2種以上の濃度は、より好ましくは合計で20wtppm以下である。
 次に、本発明に係るインジウムターゲットの製造方法の好適な例を順を追って説明する。まず、インジウム原料を溶解し、鋳型に流し込む。使用するインジウム原料は、不純物が含まれていると、その原料によって作製される太陽電池の変換効率が低下してしまうという理由により高い純度を有していることが望ましく、例えば、純度99.99質量%以上のインジウム原料を使用することができる。
 次に、鋳型に流し込んだインジウム原料を冷却してインジウムインゴットを形成する。このとき放冷してもよいし、工程の効率化のため冷媒により冷却速度を高めても良い。使用する冷媒としては、冷気、水、油、アルコール等を挙げることができる。冷気を用いる場合は、インジウム原料を直接又は間接的に冷却する。水、油、アルコール等を用いる場合は、インジウム原料を間接的に冷却する。冷媒による冷却は、鋳型に流し込んだインジウム原料の上面側のみならず、さらに側面側及び/又は底面側から行っても良い。
 続いて、得られたインジウムインゴットを合計圧下率で20%以上、各圧延の圧下率を5~30%の範囲で、少なくとも2回以上圧延する。圧下率は各回ごとに同じである必要はなく、変えてもよい。圧延は冷間圧延であってもよく、熱間圧延であってもよい。この圧延によって、インジウムインゴットの柱状結晶や粒状結晶の混合組織が破壊、再結晶化され、全体に亘ってアスペクト比が2.0以下の結晶粒が形成される。さらに必要であれば、アニール等を行い再結晶化を促進させても良い。また、酸洗や脱脂を行ってもよい。また、さらに必要であればマシニングセンタや旋盤、スクレーパー等を用いて切削加工を行い任意の形状に加工する。このようにしてインジウムタイルを作製する。続いて、このインジウムタイルをバッキングプレートにボンディングして、インジウムターゲットを作製する。
 このようにして得られたインジウムターゲットは、CIGS系薄膜太陽電池用光吸収層のスパッタリングターゲットとして好適に使用することができる。
 以下に本発明の実施例を示すが、これらの実施例は本発明及びその利点をよりよく理解するために提供するものであり、発明が限定されることを意図するものではない。
 (実施例1)
 縦250mm、横160mm、深さ80mm(内寸)のSUS製の鋳型に180℃で溶解させたインジウム原料(純度4N)を鋳型の深さ39mmまで流し込んだ後、鋳型を周りから水冷し、インゴットを作製した。続いて、厚さ39mmから3mmずつ圧延し、厚さ6mmのタイルを作製した。このタイルを直径205mmの円盤状に切断し、直径250mm、厚さ5mmの銅製のバッキングプレートにボンディングし、旋盤により直径204mm×厚み6mmの円盤状に加工し、インジウムターゲットを作製した。
 (実施例2)
 冷媒を用いず、鋳型のインジウム原料を放冷した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (実施例3)
 厚み18mmのインゴットを作製し、3mmずつ圧延して厚さ6mmのタイルを作製した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (実施例4)
 厚み60mmのインゴットを作製し、3mmずつ圧延して厚さ6mmのタイルを作製した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (実施例5)
 厚み20mmのインゴットを作製し、3mmずつ圧延して厚さ6mmのタイルを作製した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (実施例6)
 冷媒を用いず、鋳型のインジウム原料を放冷し、厚み8.2mmのインゴットを作製し、圧下率10%で圧延して厚さ6mmのタイルを作製した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (実施例7)
 冷媒を用いず、鋳型のインジウム原料を放冷し、厚み17.5mmのインゴットを作製し、圧下率30%で圧延して厚さ6mmのタイルを作製した以外は、実施例1と同様の条件でインジウムターゲットを作製した。
 (比較例1)
 直径250mm、厚さ5mmの銅製のバッキングプレート上に鋳型を作製し、180℃で溶解させたインジウム原料(純度4N)を鋳型の深さ39mmまで流し込んだ後、鋳型を周りから水冷して、直径204mm×厚み6mmの円盤状のインジウムターゲットを作製した。
 (比較例2)
 インジウム原料を流し込んだ鋳型を周りから冷風により冷却した以外は、比較例1と同様にしてインジウムターゲットを作製した。
 (比較例3)
 インジウム原料を流し込んだ鋳型を30℃の室温で放冷した以外は、比較例1と同様にしてインジウムターゲットを作製した。
 (比較例4)
 インジウム原料を流し込んだ鋳型を15℃の室温で放冷した以外は、比較例1と同様にしてインジウムターゲットを作製した。
 (評価)
 〔結晶粒のアスペクト比〕
 実施例及び比較例で得られたインジウムターゲットを150~156℃まで加温し、溶融する直前でターゲットの観察断面を出したい箇所の両脇を持ち、ターゲットを折る、もしくは曲げるようにしてターゲットを割り、断面を露出させた。ここで、溶融する直前とは、該ターゲットの破面となる箇所の温度が156℃となった瞬間を指す。156℃に達したインジウムは粒界に沿って非常に割れやすくなっているため、前述したような折る、曲げるという力の入れ方の他に、叩く、引っ張る、押すといった力の加え方をしてもよい。また、ターゲットは手で持って前述した力を加えてもよいし、ペンチ等の道具によりターゲットを掴んで前述した力を加えてもよい。この断面の結晶組織をデジタルカメラにより撮影し、その画像から、結晶粒のアスペクト比を評価した。
 なお、インジウムターゲットの上記断面の結晶組織は、従来の観察方法では正確には観察できないものであった。すなわち、従来の観察方法である切断により断面を露出させる方法では、切断面そのままでは表面がなめてしまっているため、結晶粒界を観察できず、さらにエッチングを行って結晶粒界を露出させることになる。このような方法では、切断した段階で、断面に歪が発生し且つ再結晶化してしまい、本来の結晶粒界を観察することはできない。また、断面の露出には、液体窒素冷却後の破壊による露出もあるが、本発明におけるインジウムターゲットは液体窒素冷却を行っても破壊できないため、このような方法を採用することができない。これに対し、本発明では、インジウムターゲットの断面の結晶組織を上述のような方法で観察するため、本来の結晶粒界を正確に観察することができる。
 〔平均結晶粒径〕
 実施例及び比較例で得られたインジウムターゲットの厚さ方向における断面の平均結晶粒径の測定法を以下に示す。当該断面をデジタルカメラにより撮影し、その画像の断面の任意の領域内(長方形、面積をSmm2とする)に存在する結晶粒の個数(N)を数えた。ただし、領域の境界に跨って存在する結晶粒は0.5個とし、四角に存在する結晶粒は0.25個とした。測定対象領域の面積(S)をNで割ることによって、結晶粒の平均面積(s)を算出した。結晶粒を球と仮定して、平均結晶粒径(A)を以下の式で算出した。
A=2(s/π)1/2
 〔不純物濃度〕
 実施例及び比較例で得られたインジウムターゲットの不純物濃度(バッキングプレート由来の銅濃度)をICP発光分析法(Seiko Instrument Inc.製、SPS3000 ICP発光分光分析装置)よって評価した。
 〔スパッタ特性〕
 実施例及び比較例で得られたインジウムターゲットについて、スパッタ開始(スパッタ初期)からの成膜レートおよび放電電圧の経時変化を観察した。具体的には、下記条件で連続スパッタし、4kWhごとにスパッタリング装置付属の電圧計にて放電電圧を測定し、続いて基板を入れ替え3分間成膜し、膜厚を測定した。なお、膜厚の測定にはアルバック社製Dektak8を使用した。下記スパッタ条件中に記載の「投入スパッタパワー密度」とは、スパッタ時の印加パワーをターゲットのスパッタ面の面積で割った値である。
 スパッタリング条件は次の通りである。
・スパッタリング装置: キャノンアネルバ社製、SPF-313H
・ターゲットサイズ: φ8インチ×5mmt
・スパッタガス: Ar
・スパッタガス圧: 0.5Pa
・スパッタガス流量: 50SCCM
・スパッタリング温度: R.T.(無加熱)
・投入スパッタパワー密度: 2.0W/cm2
・基板: コーニング社製イーグル2000、φ4インチ×0.7mmt
 各測定条件及び結果を表1及び2に示す。また、表2における成膜レート及び放電電圧の評価結果のグラフを図5及び6にそれぞれ示す。

 実施例1~7は、いずれも、従来の鋳込み法を用いた比較例よりも成膜レートが大きく且つ初期放電電圧が小さく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が安定であった。
 比較例1~4は、いずれも、結晶粒のアスペクト比が2.0超であり、成膜レートが小さく且つ初期放電電圧が大きく、さらに、スパッタ開始から終了までの成膜レート及び放電電圧が不安定であった。

Claims (8)

  1.  ターゲットの断面方向から観察した結晶粒のアスペクト比(長手方向の長さ/短手方向の長さ)が2.0以下であるインジウムターゲット。
  2.  平均結晶粒径が1~20mmである請求項1に記載のインジウムターゲット。
  3.  パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、4000Å/min以上の成膜レートを有する請求項1又は2に記載のインジウムターゲット。
  4.  パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、スパッタ開始から終了までの積算電力1kWhあたりの成膜レートの変化率が0.5%以内である請求項1~3のいずれかに記載のインジウムターゲット。
  5.  パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、初期放電電圧が350V以下である請求項1~4のいずれかに記載のインジウムターゲット。
  6.  パワー密度:2.0W/cm2、ガス圧:0.5Pa、及び、使用ガス:Ar100%のスパッタ条件において、スパッタ開始から終了までの積算電力1kWhあたりの放電電圧の変化率が0.2%以内である請求項1~5のいずれかに記載のインジウムターゲット。
  7.  Cu、Ni及びFeからなる群から選択された1種又は2種以上の濃度が合計で100wtppm以下である請求項1~6のいずれかに記載のインジウムターゲット。
  8.  溶解したインジウム原料を鋳型に流し込んで冷却することでインジウムインゴットを作製する工程と、
     前記インジウムインゴットを圧延してインジウムタイルを作製する工程と、
     前記インジウムタイルをボンディングする工程と、
    を含んだインジウムターゲットの製造方法。
