Abstract
Description
この種のスパッタリングターゲットの製造方法としては、例えば、特開2002-38260号公報(特許文献1)では、W,Mo,Niなどのシリサイドを焼結してターゲットを製造することが開示されている。このような金属シリサイドターゲットでは、金属シリサイドおよび遊離Siの制御が必要である。
一方、半導体素子は配線の狭ピッチ化や複雑化に伴って、金属膜を形成した後に、熱処理を実施して金属膜を金属シリサイド膜にすることが試みられている。例えば、特開2009-239172号公報(特許文献2)では、V、Ti、Co、Niなどの金属膜を形成した後に、400~500℃程度で熱処理して金属膜を金属シリサイド膜にするRTA(Rapid Thermal Annealing)法が開示されている。この方法により、目的とする箇所に金属シリサイド膜を形成できる。
このような金属シリサイド膜に用いられる金属としてはNiが注目されている。例えば、特開2008-101275号公報(特許文献3)では、高純度Niスパッタリングターゲットが開示されている。特許文献3では、透磁率と粗大粒を制御することにより、スパッタ膜のユニフォーミティ(均一性)を向上させている。
一方で、特許文献3のターゲットはターゲット厚さが5mm以下にしなければならないことから、長期のスパッタ操作を実施することができず、ターゲットの交換回数が多く連続運転特性が低い欠点があった。
本発明は、このような問題を解決するためになされたものであり、結晶配向を均一なランダム配向とすることにより長期信頼性のあるスパッタリングターゲットを提供するものである。
また、本発明の第二の高純度Niスパッタリングターゲットは、平均結晶粒径が1000μm以下である高純度Niスパッタリングターゲットであり、そのスパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であることを特徴とするものである。
さらに上記高純度Niスパッタリングターゲットにおいて、前記平均結晶粒径が20~500μmであることが好ましい。また、前記スパッタ面の結晶粒径の平均アスペクト比が3以下であることが好ましい。
また、前記スパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であることが好ましい。
また、前記高純度Niは、純度が99.999質量%以上であることが好ましい。また、スパッタリングターゲットの厚さが6mm以上であることが好ましい。また、スパッタ面のX線回折(2θ)ピークを測定したとき、(220)、(200)、(111)の相対強度比の順番が、(220)<(200)<(111)であることが好ましい。
こねくり鍛造工程後に900℃以上の温度で再結晶化させる第一の熱処理工程と、
第一の熱処理工程後に、厚さ方向に平行な方向に加圧する冷間あるいは熱間鍛造加工と厚さ方向に垂直な方向に打撃加圧する冷間あるいは熱間鍛造加工とを1セットとするこねくり鍛造を2セット以上行う第二のこねくり鍛造工程と、
第二のこねくり鍛造工程後に、冷間圧延を行う冷間圧延工程と、
冷間圧延工程後に、500℃以上の温度で熱処理する第二の熱処理工程と、
を具備することを特徴とするものである。
また、上記高純度Niスパッタリングターゲットの製造方法において、前記冷間圧延工程を2回以上行うことが好ましい。また、第一のこねくり鍛造工程および第二のこねくり鍛造工程の少なくとも一方は、断面減少率または厚さ減少率が40%以上の加工率で行われることが好ましい。また、第一のこねくり鍛造後のNi合金素材のビッカース硬度Hvの平均値がHv160以上であることが好ましい。また、Ni素材は、Ni純度が99.999質量%以上であることが好ましい。
また、本発明に係る高純度Niスパッタリングターゲットの製造方法によれば、本発明の高純度Niスパッタリングターゲットを効率よく製造することができる。
また、本発明の第二の高純度Niスパッタリングターゲットは、平均結晶粒径が1000μm以下である高純度Niスパッタリングターゲットであり、そのスパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であることを特徴とするものである。
本発明で使用する高純度Ni(ニッケル)とは、Ni純度が99.99質量%以上の高純度を示すものである。純度の測定方法は、主な不純物金属としてFe、Cr、Al、Co、Ti、Zr、Hf、V、Nb、Ta、Pt、Pb、Cu、Mn、Na、K、S、W、Mo、B、P、U、Thの含有量をそれぞれ測定し、その合計量を100質量%から引くことによりNi純度が求められる。これ以外にも金属不純物は含有されるが、ほとんどの場合が純度の計算に影響がない程度の極微量である。
本発明では、不純物金属の含有量が0.01質量%以下(100wtppm以下)、好ましくは0.001質量%以下(10wtppm以下)である。不純物金属の含有量が0.01質量%以下とは、Ni純度99.99質量%以上を意味する。また、不純物金属の含有量が0.001質量%以下とはNi純度99.999質量%以上を意味する。
また、不純物金属以外の不純物として不純物ガス成分が挙げられる。ガス成分としては、酸素、窒素、炭素、水素がある。これらガス成分の合計量は300wtppm以下、さらには150wtpm以下が好ましい。
上記の不純物金属および不純物ガス成分が多く存在すると、ターゲットの部分的な抵抗ばらつきを生じる原因となり、スパッタレートのばらつきが大きくなる。従って、前述の範囲であることが好ましい。
また、Niスパッタリングターゲットのスパッタ面の結晶粒径の平均アスペクト比が3以下であることが好ましい。平均アスペクト比が3を超えると、スパッタ面においてランダム配向でない部分が形成されてしまうおそれがある。平均アスペクト比は3以下、さらには2以下であることが好ましい。
また、平均アスペクト比の測定方法は、平均結晶粒径を測定するのに使った拡大写真を使い、個々の結晶粒の長軸と短軸を測定し、アスペクト比(長軸/短軸)を求める。この作業を100粒の結晶粒子について行い、その平均値を「平均アスペクト比」とする。また、長軸は、結晶粒の最大径であり、短軸は長軸の中心から垂直に線を引いた部分の幅である。
図1に本発明のスパッタリングターゲットの一形状例を示す。図中、1はスパッタリングターゲット、2はスパッタ面、Tはターゲットの厚さである。図1では円柱形状(円盤状)のターゲットとしたが、直方体であってもよい。円柱形状、直方体どちらの形状であっても、必要に応じ面取り加工してもよい。
第一の発明に係る高純度Niスパッタリングターゲット1は、そのスパッタ面2の結晶配向がランダム配向である。また、ターゲットの厚さ方向の中心面4の結晶配向もランダム配向を示すものである。「ターゲットの厚さ方向の中心面」とは図1に点線で示したように、ターゲットの厚さTの真中(T/2位置)からスパッタ面に平行に切断した面である。高純度Niスパッタリングターゲット1は鍛造や圧延などの塑性加工を施して製造される。
金属素材に塑性加工を行うと結晶が配向し易い。一方、スパッタ面と内部とでは結晶配向性が異なる現象が起き易い。それに対し、本発明ではスパッタ面をランダム配向とし、さらにターゲットの中心部もランダム配向となっているので長期間連続して使用してもスパッタレートの変化が起き難い。
ターゲットの厚さ方向の中心面4の結晶配向もランダム配向である状態は、ターゲットの厚さ方向の中心の、スパッタ面に平行な面を切り出してX線回折することにより、同様のランダム配向が確認できる。
スパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であるということは、ターゲット全体が均一なランダム配向を具備していることを示している。
スパッタ面のX線回折を撮ったときにランダム配向であれば相対強度比(ピークの高さ)の順番が(220)<(200)<(111)という結果が得られる。
また、ターゲットの一部を粉末にして行うX線回折は、以下の手順で実施する。すなわち、少なくとも5mm角の直方体をターゲットの任意の個所から切り出し、平均粒径が50~100μmになるように粉砕する。この粉砕粉をX線回折により、粉末のX線回折ピーク(PDFピーク)を得る。X線回折の測定条件は前述と同じ条件で行う。
また、X線回折におけるピークの高さの順番(220)<(200)<(111)は、市販されているNi粉末のピーク順とも同じである。この点からもランダム配向であると言える。
また、スパッタ面のどこをとってもランダム配向であるということは、鋳造組織が残存したゴーストグレインの無い微細結晶構造を形成することができることを意味する。ゴーストグレインが存在すると、部分的にランダム配向ではない部分ができてしまうため好ましくない。
また、本発明のスパッタリングターゲットには、必要に応じ、バッキングプレートを接合しても良い。
本発明の高純度Niスパッタリングターゲットの製造方法は、円柱形状の高純度NiインゴットまたはビレットからなるNi素材を、厚さ方向に平行な方向に加圧する冷間あるいは熱間鍛造加工と厚さ方向に垂直な方向に加圧する冷間あるいは熱間鍛造加工とを1セットとするこねくり鍛造を2セット以上行う第一のこねくり鍛造工程と、こねくり鍛造工程後に900℃以上の温度で再結晶化させる第一の熱処理工程と、第一の熱処理工程後に、厚さ方向に平行な方向に加圧する冷間あるいは熱間鍛造加工と厚さ方向に垂直な方向に打撃加圧する冷間あるいは熱間鍛造加工とを1セットとするこねくり鍛造を2セット以上行う第二のこねくり鍛造工程と、第二のこねくり鍛造工程後に、冷間圧延を行う冷間圧延工程と、冷間圧延工程後に、500℃以上の温度で熱処理する第二の熱処理工程と、を具備することを特徴とするものである。
上記円柱形状の高純度NiインゴットまたはビレットからなるNi素材とは、例えば図2に示したように円柱形状を具備するNi素材である。また、図3には円柱状Ni素材3の厚さHおよび直径Wを示した。円柱状Ni素材3のサイズは、特に限定されるものではないが、厚さHが20~300mm、直径Wが100~400mm程度のものが、取扱いが容易である。また、Ni素材は、EB(エレクトロンビーム)溶解法などの鋳造により高純度化されたものが好ましい。また、必要に応じ、2~3回のEB溶解を繰り返して実施してもよい。Ni素材の純度を得られる高純度Niターゲットの純度に近づけるためである。そのため、純度99.99wt%以上(4N以上)のNiターゲットが必要な時は、純度99.99wt%以上の高純度のNi素材を使うものとする。
厚さH方向と直径W方向を交互に鍛造するこねくり鍛造を1セットとしたとき、これを2セット以上行うものとする。こねくり鍛造は、異なる方向から圧力を加えていることから、結晶粒径の微細化を達成し、特定の方向に結晶配向が偏ることを防止することができる。また、鋳造により製造されたNi素材の鋳造組織を減少させることができる。上記こねくり鍛造の回数は多いほど良いが、あまり回数が多いと製造コストを上げ、素材の割れ、シワなどが発生し易くなるのでこねくり鍛造回数は2~4セットが好ましい。
また、第二のこねくり鍛造工程と冷間圧延工程との間には、熱処理工程は行わない方がよい。第二のこねくり鍛造工程により均質化されたNi素材をそのまま冷間圧延する方が好ましい。
また、第一のこねくり鍛造工程、第二のこねくり鍛造工程および冷間圧延工程の加工率は任意であるが、第一のこねくり鍛造工程、第二のこねくり鍛造工程および冷間圧延工程の少なくとも1つの工程は断面減少率または厚さ減少率が40%以上であることが好ましい。断面減少率は、円柱状Ni素材の直径W方向の断面積の減少率である。厚さ減少率は円柱状Ni素材の厚さH方向の減少率である。例えば、第一のこねくり鍛造工程は2セット以上行っている。加工率40%以上とは、1セットあたりに行った結果の加工率である。
冷間圧延工程後、500℃以上の温度で熱処理する第二の熱処理工程を行う。熱処理条件は500~1100℃×2~5時間が好ましい。また、熱処理雰囲気は0.133Pa以下の真空雰囲気が好ましい。酸素含有雰囲気では熱処理中に表面が酸化されるおそれがあるためである。第二の熱処理工程により、第二のこねくり鍛造工程および冷間圧延工程により生じた内部歪を除去すると共に、再結晶化させることができる。
このような製造方法であれば、平均結晶粒径が1000μm以下と微細な結晶構造とランダム配向とを同時に得ることができる。また、鋳造組織が残存したゴーストグレインの形成を抑制することができる。
Siを構成元素として含む膜とは、Si基板、ゲート電極(多結晶Si、非晶質Siなど)が挙げられる。Siを構成元素として含む膜上に、本発明の高純度Niスパッタターゲットを使ってマグネトロンスパッタすることにより高純度Ni膜を形成する。次に、400~500℃程度で熱処理して高純度Ni膜をSiと反応させてNiシリサイド膜にするRTA(Rapid Thermal Annealing)工程を行う。
熱処理の度合いにより、Ni膜は、その一部または全部がNiシリサイド膜になる。また、前記Niシリサイド膜はゲート電極、ソース電極、ドレイン電極の一部または全部に使われることが好ましい。
本発明の高純度Niスパッタリングターゲットを使うことにより、長期間スパッタレートを安定させることができるので半導体素子を製造する際に安定した高純度Ni膜を得ることができる。また、ターゲット厚さを厚くしてもスパッタレートの変動が少ないのでターゲットの交換回数を減らすことができるので半導体素子の製造効率を大幅に向上させることができる。
(実施例1~6および比較例1)
EB溶解により高純度化した直径W100~300mm×厚さH100~200mmの高純度Ni素材を用意し、表1に示す製造工程を施した。なお、表1において、加工率(%)は、直径W方向の断面減少率(%)または厚さH方向の厚さ減少率(%)の少なくとも一方のうち、大きい方の値を記載した。
また、Ni素材は、酸素20wtppm以下、窒素10wtppm以下、炭素10wtppm以下であり、不純物金属の含有量は合計で10wtppm以下であった。
その分析結果を表2に示す。なお、結晶組織はいずれも再結晶化されていた。
(実施例7~10)
EB溶解により高純度化した直径W200~300mm×厚さH100~150mmの高純度Ni素材を用意し、下記表4に示す製造工程を施した。なお、表4において、加工率(%)は、直径W方向の断面減少率(%)または厚さH方向の厚さ減少率(%)の少なくとも一方のうち、大きい方の値を記載した。
また、Ni素材は、酸素含有量が20wtppm以下、窒素含有量が10wtppm以下、炭素含有量が10wtppm以下であり、不純物金属の含有量は合計で10wtppm以下であった。
次に各実施例および比較例のターゲットを用いてマグネトロンスパッタ工程を行った。スパッタ開始後からターゲットが0.5mm消費されたときのNi膜厚を100としたとき、2mm消費後と5mm消費後の膜厚を比較した。

Claims (15)
- 平均結晶粒径が1000μm以下である高純度Niスパッタリングターゲットであり、そのスパッタ面における結晶配向がランダム配向であると共に、スパッタリングターゲットの厚さ方向の中心面における結晶配向もランダム配向であることを特徴とする高純度Niスパッタリングターゲット。
- 平均結晶粒径が1000μm以下である高純度Niスパッタリングターゲットであり、そのスパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であることを特徴とする高純度Niスパッタリングターゲット。
- 前記平均結晶粒径が20~500μmであることを特徴とする請求項1または請求項2に記載の高純度Niスパッタリングターゲット。
- 前記スパッタ面の結晶粒径の平均アスペクト比が3以下であることを特徴とする請求項1ないし請求項3のいずれか1項に記載の高純度Niスパッタリングターゲット。
- 前記スパッタ面をX線回折したときに検出される各ピークの高さの順番と、ターゲットの一部を粉末にしてX線回折したときに検出される各ピークの高さの順番が同一であることを特徴とする請求項1ないし請求項4のいずれか1項に記載の高純度Niスパッタリングターゲット。
- 前記高純度Niは、純度が99.999質量%以上であることを特徴とする請求項1ないし請求項5のいずれか1項に記載の高純度Niスパッタリングターゲット。
- 前記スパッタリングターゲットの厚さが6mm以上であることを特徴とする請求項1ないし請求項6のいずれか1項に記載の高純度Niスパッタリングターゲット。
- 前記スパッタ面のX線回折(2θ)ピークを測定したとき、(220)、(200)、(111)の相対強度比の順番が、(220)<(200)<(111)であることを特徴とする請求項1ないし請求項7のいずれか1項に記載の高純度Niスパッタリングターゲット。
- 円柱形状の高純度NiインゴットまたはビレットからなるNi素材を、厚さ方向に平行な方向に加圧する冷間あるいは熱間鍛造加工と厚さ方向に垂直な方向に加圧する冷間あるいは熱間鍛造加工とを1セットとするこねくり鍛造を2セット以上行う第一のこねくり鍛造工程と、
こねくり鍛造工程後に900℃以上の温度で再結晶化させる第一の熱処理工程と、
第一の熱処理工程後に、厚さ方向に平行な方向に加圧する冷間あるいは熱間鍛造加工と厚さ方向に垂直な方向に打撃加圧する冷間あるいは熱間鍛造加工とを1セットとするこねくり鍛造を2セット以上行う第二のこねくり鍛造工程と、
第二のこねくり鍛造工程後に、冷間圧延を行う冷間圧延工程と、
冷間圧延工程後に、500℃以上の温度で熱処理する第二の熱処理工程と、
を具備することを特徴とする高純度Niスパッタリングターゲットの製造方法。 - 前記冷間圧延工程を2回以上行うことを特徴とする請求項9記載の高純度Niスパッタリングターゲットの製造方法。
- 前記第一のこねくり鍛造工程および第二のこねくり鍛造工程の少なくとも一方は、断面減少率または厚さ減少率が40%以上の加工率で行われることを特徴とする請求項9ないし請求項10のいずれか1項に記載の高純度Niスパッタリングターゲットの製造方法。
- 前記第一のこねくり鍛造後のNi合金素材のビッカース硬度Hvの平均値がHv160以上であることを特徴とする請求項9ないし請求項11のいずれか1項に記載の高純度Niスパッタリングターゲットの製造方法。
- 前記Ni素材は、Ni純度が99.999質量%以上であることを特徴とする請求項9ないし請求項12のいずれか1項に記載の高純度Niスパッタリングターゲットの製造方法。
- 得られた高純度Niスパッタリングターゲットは、平均結晶粒径が1000μm以下であることを特徴とする請求項9ないし請求項13のいずれか1項に記載の高純度Niスパッタリングターゲットの製造方法。
- 得られた高純度Niスパッタリングターゲットは、スパッタ面の結晶粒の平均アスペクト比が3以下であることを特徴とする請求項9ないし請求項14のいずれか1項に記載の高純度Niスパッタリングターゲットの製造方法。
