Abstract

 透光性基板表面にある凹欠陥を修正して転写パターン欠陥やマスクパターン欠陥の発生を防止するマスクブランク用透光性基板、マスクブランク及び露光用マスクの製造方法、並びに露光用マスクの欠陥修正方法を提供する。  透光性基板1上に転写パターンとなるマスクパターン2が形成された露光用マスクで、マスクパターン2が形成されていない基板表面1aにある転写パターン欠陥となる透過光量の低下を引き起こす凹欠陥3の周辺部分を針状部材4で除去し基板表面と凹欠陥の深さとの段差を低減するように修正を行う。また、このような凹欠陥の修正を、透光性基板上にマスクパターン形成用の薄膜を形成する前の段階で行う。凹欠陥の修正を施した透光性基板を使用してマスクブランク、露光用マスクを製造する。

技術分野
[0001] 本発明は、半導体装置製造等に使用される露光用マスクに形成された欠陥を修正 する露光用マスクの欠陥修正方法、及びこの欠陥修正方法による欠陥修正工程を 有する露光用マスクの製造方法、露光用マスクの原版であるマスクブランク用透光性 基板に形成された欠陥を修正するマスクブランク用透光性基板の製造方法、このマ スタブランク用透光性基板を使用したマスクブランクの製造方法及び露光用マスクの 製造方法、並びに露光用マスクを使用して半導体装置又は液晶表示装置を製造す る半導体装置又は液晶表示装置の製造方法に関する。 背景技術
[0002] 露光用マスク製造においては、透光性基板上に形成されたマスクパターンが設計 通りに形成されているかどうかの検査を行う。こうして、例えば、除去されるべきでない マスクパターンとなる膜が除去されたピンホール欠陥(白欠陥)や、エッチング不足に より膜の一部が除去されずに残っているエッチング不足欠陥(黒欠陥)を検出する。こ のようなピンホール欠陥や、エッチング不足による欠陥が検出された場合には、これ を修正する。
上記白欠陥の修正には、例えば、 FIB (Focussed Ion Beam:集束イオンビーム)ァ シストデポジション法やレーザー CVD法により、炭素膜等をピンホールに堆積させる などの方法がある。また、上記黒欠陥の修正には、例えば、 FIBやレーザー光照射 による不要部分の除去を行うなどの方法がある。
また、最近では、ガラス基板上に形成された突起状の欠陥について、触針式形状 測定器や走査プローブ顕微鏡の先端が尖った微小プローブで突起状の欠陥を物理 的に除去するフォトマスクの欠陥修正方法が提案されている(特許文献 1、特許文献 [0003] 特許文献 1 :特許第 3251665号公報

発明の開示
発明が解決しょうとする課題
[0004] 上述のように、従来の露光用マスクの欠陥修正方法によれば、膜の黒欠陥や白欠 陥、ガラス基板等の透光性基板上に形成された突起状の欠陥については、欠陥修 正が可能であつたが、透光性基板表面に形成された傷等の凹状の欠陥(以下、凹欠 陥と称す。 )については、光学的、化学的、物理的に適正な特性を有する補充可能 な物質が存在せず、凹欠陥の補充による修正は不可能で、従来は凹欠陥を修正す る方法が無力つた。
透光性基板表面に形成された傷等の凹欠陥は、露光光の散乱による透過光量の 損失と同じに、凹欠陥と、凹欠陥の周辺部分とにより透過した露光光の干渉効果によ つて透過光量の低下を引き起こし、その結果、被転写体において転写パターン欠陥 となる。従って、従来は露光用マスクの欠陥検査で透光性基板表面に凹欠陥が発見 されると、修正不可能ということで露光用マスクとして不良品となっていた。
[0005] また、マスクブランクの段階、つまり表面が鏡面研磨された透光性基板の表面に傷 等の凹欠陥が存在すると、例えばウエットエッチングによるマスクパターン形成の際、 上記凹欠陥がマスクパターンの境界に位置している(つまり凹欠陥がマスクパターン の形成される領域カゝら形成されない領域にわたって存在している)場合には、上記凹 欠陥に浸透したエッチング液が更にマスクパターンを形成している薄膜を浸食するこ とによりパターン形状が悪ィ匕し、くわれ (マスクパターンの一部が欠けた状態)等のマ スクパターン欠陥を引き起こすという問題が発生する。例えば、液晶表示装置等の製 造の際に使用される大型フォトマスクの場合、マスクパターンを形成する際のエッチ ングはウエットエッチングで行われるのが主流であるため、上述のマスクパターン欠陥 の発生を防止することは重要な課題である。
[0006] そこで本発明の目的は、第一に、透光性基板表面に存在する透過光量の低下を 引き起こすような凹欠陥を修正して転写パターン欠陥の発生を防止することが出来る 、或いは前述のエッチング液の浸透によるマスクパターン欠陥を引き起こすような凹 欠陥を修正してマスクパターン欠陥の発生を防止することが出来るマスクブランク用 透光性基板の製造方法、及びこのような透光性基板を使用したマスクブランク及び 露光用マスクの製造方法を提供することであり、第二に、透光性基板表面に形成さ れた凹欠陥を修正して透過光量の低下を抑制して転写パターン欠陥を防止すること が出来る露光用マスクの欠陥修正方法、及びこのような欠陥修正方法による欠陥修 正工程を有する露光用マスクの製造方法を提供することであり、第三に、このような露 光用マスクを使用したリソグラフィー技術により、半導体基板上に微細パターンをバタ ーン欠陥なく形成することができる半導体装置の製造方法、或いは液晶表示装置用 基板上に微細パターンをパターン欠陥なく形成することができる液晶表示装置の製 造方法を提供することである。
課題を解決するための手段
上記課題を解決するため、本発明は以下の構成を有する。
(構成 1)露光用マスクの原版であるマスクブランク用透光性基板の製造方法であつ て、透光性基板表面の転写パターンとなるマスクパターンが形成されるマスクパター ン形成領域内に存在する、転写パターン欠陥となる透過光量の低下を引き起こす程 度の深さの凹状の欠陥部を特定し、透過光量の低下を抑制して転写パターン欠陥と ならないように、特定した前記欠陥部の周辺部分を除去して、前記基板表面と前記 欠陥部の深さとの段差を低減することを特徴とするマスクブランク用透光性基板の製 造方法である。
構成 1によれば、透光性基板表面に存在する、転写パターン欠陥となる透過光量 の低下を引き起こす程度の深さの凹欠陥を特定し、特定した凹欠陥の周辺部分を彫 りこんで除去し、基板表面と凹欠陥の深さとの段差を低減することにより、たとえば凹 欠陥と該凹欠陥の周辺部分との露光光の透過による干渉効果により生じる透過光量 の低下を抑制して転写パターン欠陥の発生を防止できるマスクブランク用透光性基 板が得られる。またこのように、マスクブランクを作製する段階、具体的には鏡面研磨 された透光性基板上にマスクパターン形成用薄膜を形成する前の段階で、透過光量 の低下を引き起こす凹欠陥を無くすことができるので、露光用マスクを作製した段階 で凹欠陥修正を行わなくてもよい。 [0008] (構成 2)露光用マスクの原版であるマスクブランク用透光性基板の製造方法であつ て、透光性基板表面の転写パターンとなるマスクパターンが形成されるマスクパター ン形成領域内に存在する、ウエットエッチングによりマスクパターンを形成する際のェ ツチング液の浸透によるマスクパターン欠陥を引き起こす程度の深さの凹状の欠陥 部を特定し、マスクパターン欠陥とならないように、特定した前記欠陥部の周辺部分 を除去して、前記基板表面と前記欠陥部の深さとの段差を低減することを特徴とする マスクブランク用透光性基板の製造方法である。
構成 2によれば、透光性基板表面に存在する、ウエットエッチングによりマスクパタ ーンを形成する際のエッチング液の浸透によるマスクパターン欠陥を引き起こす程度 の深さの凹欠陥を特定し、特定した凹欠陥の周辺部分を彫りこんで除去し、基板表 面と凹欠陥の深さとの段差を低減することにより、マスクパターン欠陥の発生を防止 できるマスクブランク用透光性基板が得られる。またこのように、マスクブランクを作製 する段階、具体的には鏡面研磨された透光性基板上にマスクパターン形成用薄膜を 形成する前の段階で、マスクパターン欠陥を引き起こす凹欠陥を無くすことができる ので、露光用マスクを作製した段階で上記マスクパターン欠陥の修正を行わなくても よい。
[0009] (構成 3)前記欠陥部の周辺部分の基板表面に針状部材を接触させて彫りこむことに より前記欠陥部の周辺部分を除去することを特徴とする構成 1又は 2に記載のマスク ブランク用透光性基板の製造方法である。
構成 3によれば、基板表面と凹欠陥の深さとの段差を低減する手段として、針状部 材を用いることにより、基板材料を彫りこむ領域や深さを高精度で物理的に除去する ことができる。
(構成 4)前記欠陥部の周辺部分の基板表面に、研磨剤を含む研磨液を凍結させた 凍結体を接触させて彫りこむことにより前記欠陥部の周辺部分を除去することを特徴 とする構成 1又は 2に記載のマスクブランク用透光性基板の製造方法である。
構成 4によれば、基板表面と凹欠陥の深さとの段差を低減する手段として、研磨剤 を含む研磨液を凍結させた凍結体を用いることにより、基板材料の比較的広い領域 を彫り込んで物理的に除去することが容易であるため、例えば大型マスクブランク用 の透光性基板の凹欠陥修正に好適である。
[0010] (構成 5)前記欠陥部の周辺部分の基板表面を除去した後の前記欠陥部から基板表 面へ至る各段差の深さがそれぞれ、露光光の透過による干渉効果により生じる透過 光量の低下が 5%以下となる深さであることを特徴とする構成 1、 3又は 4に記載のマ スタブランク用透光性基板の製造方法である。
構成 5によれば、凹欠陥の周辺部分の基板表面を除去した後の凹欠陥力 基板表 面へ至る各段差の深さをそれぞれ、露光光の透過による干渉効果により生じる透過 光量の低下が 5%以下となる深さとすることにより、転写パターンの線幅の変動を 10 %以内に抑えることができ、転写パターン欠陥を防止することができる。
(構成 6)構成 1乃至 5の何れかに記載のマスクブランク用透光性基板の製造方法に よって得られた透光性基板表面上にマスクパターン形成用薄膜を形成することを特 徴とするマスクブランクの製造方法である。
構成 6によれば、転写パターン欠陥となる透過光量の低下やマスクパターン欠陥を 引き起こす基板表面の凹欠陥を無くしたマスクブランクが得られる。またこのように、 マスクブランクを作製する段階で凹欠陥を無くすことができるので、露光用マスクの段 階での凹欠陥修正を行わなくてもよい。
[0011] (構成 7)構成 6に記載のマスクブランクの製造方法によって得られたマスクブランクの 前記マスクパターン形成用薄膜をパターユングして、透光性基板上に転写パターン となるマスクパターンを形成することを特徴とする露光用マスクの製造方法である。 構成 7によれば、転写パターン欠陥となる透過光量の低下やマスクパターン欠陥を 弓 Iき起こす基板表面の凹欠陥を無くしたマスクブランクを使用して露光用マスクを製 造することにより、転写パターン欠陥やマスクパターン欠陥が発生しない露光用マス クが得られる。
[0012] (構成 8)透光性基板上に転写パターンとなるマスクパターンが形成され、該マスクパ ターンが形成されていない前記基板表面に、転写パターン欠陥となる透過光量の低 下を引き起こす程度の深さの凹状の欠陥部を有する露光用マスクの欠陥修正方法 であって、透過光量の低下を抑制して転写パターン欠陥とならないように、前記欠陥 部の周辺部分を除去して前記基板表面と前記欠陥部の深さとの段差を低減すること を特徴とする露光用マスクの欠陥修正方法である。
構成 8によれば、転写パターン欠陥となる透過光量の低下を引き起こす程度の深さ の凹欠陥の周辺部分を彫りこんで除去し、基板表面と凹欠陥の深さとの段差を低減 することにより、たとえば凹欠陥と該凹欠陥の周辺部分との露光光の透過による干渉 効果により生じる透過光量の低下を抑制することができる。従って、このように基板表 面に対する凹欠陥の深さの段差を低減させた露光用マスクを使用して被転写体にパ ターンを転写する場合、転写パターン欠陥は発生しない。
[0013] (構成 9)前記欠陥部の周辺部分の基板表面に針状部材を接触させて彫りこむことに より前記欠陥部の周辺部分を除去することを特徴とする構成 8に記載の露光用マスク の欠陥修正方法である。
構成 9によれば、基板表面と凹欠陥の深さとの段差を低減する手段として、針状部 材を用いることにより、基板材料を彫りこむ領域や深さを高精度で物理的に除去する ことができる。
(構成 10)前記欠陥部の周辺部分の基板表面を除去した後の前記欠陥部力 基板 表面へ至る各段差の深さがそれぞれ、露光光の透過による干渉効果により生じる透 過光量の低下が 5%以下となる深さであることを特徴とする構成 8又は 9に記載の露 光用マスクの欠陥修正方法である。
構成 10によれば、凹欠陥の周辺部分の基板表面を除去した後の凹欠陥カゝら基板 表面へ至る各段差の深さをそれぞれ、露光光の透過による干渉効果により生じる透 過光量の低下が 5%以下となる深さとすることにより、転写パターンの線幅の変動を 1 0%以内に抑えることができ、転写パターン欠陥を防止することができる。
[0014] (構成 11)前記露光用マスクは、半導体デザインルールで 65nm対応露光用マスク 又は 45nm対応露光用マスクであることを特徴とする構成 8乃至 10の何れかに記載 の露光用マスクの欠陥修正方法である。
構成 11によれば、半導体デザインルールで 65nm対応露光用マスク又は、 45nm 対応露光用マスクで本発明の欠陥修正方法が適している。
(構成 12)露光用マスクの欠陥検査を行い、透過光量の低下による転写パターン欠 陥の原因となる基板表面に形成された凹状の欠陥部を特定する工程と、構成 8乃至 11の何れかに記載の欠陥修正方法により前記欠陥部を修正する欠陥修正工程と、 を有することを特徴とする露光用マスクの製造方法である。
構成 12によれば、転写パターン欠陥となる透過光量の低下を引き起こす程度の深 さの凹欠陥を特定し、この特定した凹欠陥の周辺部分を彫りこんで除去し、基板表面 と凹欠陥の深さとの段差を低減することにより、たとえば凹欠陥と該凹欠陥の周辺部 分との露光光の透過による干渉効果により生じる透過光量の低下を抑制することが でき、被転写体にパターンを転写する場合でも転写パターン欠陥のない露光用マス クが得られる。
[0015] (構成 13)構成 7又は 12に記載の露光用マスクの製造方法によって得られた露光用 マスクを用いて、フォトリソグラフィ一法により半導体基板上に微細パターンを形成す ることを特徴とする半導体装置の製造方法である。
構成 13によれば、本発明により得られる露光用マスクを使用したリソグラフィー技術 により、半導体基板上にパターン欠陥のない微細パターンが形成された半導体装置 を製造することができる。
(構成 14)構成 7に記載の露光用マスクの製造方法によって得られた露光用マスクを 用いて、フォトリソグラフィ一法により液晶表示装置用基板上に微細パターンを形成 することを特徴とする液晶表示装置の製造方法である。
構成 14によれば、本発明により得られる露光用マスクを使用したリソグラフィー技術 により、液晶表示装置用基板上にパターン欠陥のない微細パターンが形成された液 晶表示装置を製造することができる。
発明の効果
[0016] 本発明によれば、透光性基板表面に存在する透過光量の低下を引き起こすような 凹欠陥を修正して転写パターン欠陥の発生を防止することが出来る、或いは前述の エッチング液の浸透によるマスクパターン欠陥を引き起こすような凹欠陥を修正して マスクパターン欠陥の発生を防止することが出来るマスクブランク用透光性基板が得 られる。また、このような透光性基板を使用した凹欠陥のないマスクブランク及び、更 にこのマスクブランクを用いた転写パターン欠陥やマスクパターン欠陥の発生しな ヽ 露光用マスクを得ることができる。 [0017] また、本発明によれば、透光性基板表面に形成された凹欠陥を修正して透過光量 の低下を抑制して転写パターン欠陥を防止することが出来る露光用マスクの欠陥修 正方法を提供でき、さらにこのような欠陥修正方法により凹欠陥のない露光用マスク を得ることができる。
また、このような凹欠陥のない露光用マスクを使用したリソグラフィー技術により、半 導体基板上にパターン欠陥のない微細パターンが形成された半導体装置、或いは 液晶表示装置用基板上にパターン欠陥のない微細パターンが形成された液晶表示 装置を得ることができる。
発明を実施するための最良の形態
[0018] 以下、本発明を実施の形態により詳細に説明する。
[実施の形態 1]
先ず、本発明の実施の形態 1として、露光用マスクの欠陥修正方法、及びこの欠陥 修正方法を適用した露光用マスクの製造方法について説明する。
一般に、ガラス基板等の透光性基板表面に形成された傷等の凹欠陥は、このような 凹欠陥のない正常部分との比較において、透過光量の低下が 6%以上になるとフォ トマスクとしての転写特性に悪影響が出るため不良欠陥と判定されている。この凹欠 陥による透過光量の低下の原因には、凹欠陥部分での露光光の散乱による透過光 量の損失と、凹欠陥と凹欠陥の周辺部分との露光光の透過による干渉効果によって 引き起こされる透過光量の低下が考えられる力 フォトマスクとしての転写特性に影 響を及ぼすのは、後者の露光光の干渉効果による透過光量の低下が支配的である 場合が多い。このため、この露光光の干渉効果に着目し、透過光量の低下の改善を 検討した。
露光光の干渉効果による透過光量の低下は次式のようにモデルィヒすることができ る。

ここで、 aは凹欠陥部分による位相の変化を表わしており、
&=2 π ά(η- 1)/ λ (2)式 で表わされ、凹欠陥の深さ dを反映している。尚、 nはガラス基板の屈折率、 λは露光 光の波長である。
そこで、フォトマスクの転写特性には問題がないとされる透過光量の低下が 5%とな る場合の凹欠陥の深さを求めると、上記(1)式から、正常部分との振幅の 2乗の比を とればよいので、

[0023] 図 1は、透光性基板表面に凹欠陥を有する露光用マスクの断面図である。透光性 基板 1上に転写パターンとなるマスクパターン 2が形成され、該マスクパターン 2が形 成されていない上記基板表面 laには凹欠陥 3を有する。透光性基板 1の材料は、例 えば合成石英ガラス、無アルカリガラス、ソーダライムガラス、アルミノシリケートガラス 、もしくは低膨張ガラスなどのガラス材料である。この凹欠陥 3は、転写パターン欠陥 となる透過光量の低下を引き起こす程度の深さの凹欠陥であるため、本発明の欠陥 修正方法による修正を施す必要がある。
[0024] 図 2は、本発明に係る露光用マスクの欠陥修正方法の一実施の形態を説明する断 面図である。
すなわち、同図(a)に示すように、凹欠陥 3による透過光量の低下を抑制して転写 パターン欠陥とならないように、凹欠陥 3の周辺部分を除去する。例えば、上記凹欠 陥 3の周辺部分の基板表面 laに触針式形状測定器や走査プローブ顕微鏡の先端 が尖った微小プローブのような針状部材 4を接触させて基板表面 laを彫りこむことに より、凹欠陥 3の周辺部分を除去することができる。このように、凹欠陥 3の周辺部分 を除去して基板表面と凹欠陥の深さとの段差を低減する手段として、針状部材 4を用 いることにより、基板材料を彫りこむ領域や深さを高精度で物理的に除去することが できる。
[0025] こうして、凹欠陥 3の周辺部分を除去することにより、図 2 (b)に示すように、凹欠陥 3 の周辺部分を除去した後の基板表面 3aと凹欠陥 3の深さとの段差を低減することが できる。また同時に、基板表面 laに対する凹欠陥 3の周辺部分を除去した後の基板 表面 3aの深さについても、基板表面 laに対する修正前の凹欠陥 3の深さよりも低減 することができる。
[0026] 本発明による欠陥修正方法では、修正後の凹欠陥 3から基板表面 laへ至る各段 差の深さがそれぞれ、露光光の透過による干渉効果により生じる透過光量の低下が 5%以下となる深さであることが望ましい。図 3は、本発明による修正を施した凹欠陥 3 の拡大断面図である。本実施の形態では、基板表面 laに対する凹欠陥 3の周辺部 分を除去した後の基板表面 3aの深さ dl、及び凹欠陥 3の周辺部分を除去した後の 基板表面 3aに対する凹欠陥 3の深さ d2をそれぞれ、露光光の透過による干渉効果 により生じる透過光量の低下がフォトマスクの転写特性上問題がないとされる 5%以 下になる深さにすることにより、転写パターンの線幅の変動を 10%以内に抑えること ができ、転写パターン欠陥を防止することができる。
[0027] また、凹欠陥の周辺部分を除去する場合の領域は、たとえば図 4に示すように、凹 欠陥 3の全体を含む矩形状の領域である。上述の微小プローブなどを使用する場合 は、一般に平面視で矩形状に除去することが比較的容易だ力もであるが、勿論、凹 欠陥の周辺部分を除去する場合の領域の大きさや形状はこれに限定されるわけで はない。要は、凹欠陥の全体を含む領域であれば良ぐたとえば凹欠陥 3の周辺部 分を凹欠陥 3と略同じような形状で除去しても良い。
[0028] 本発明の露光用マスクの欠陥修正方法によれば、転写パターン欠陥となる透過光 量の低下を引き起こす程度の深さの凹欠陥の周辺部分を例えば彫りこんで除去し、 基板表面と凹欠陥の深さとの段差を低減することにより、凹欠陥での露光光の干渉 効果により生じる透過光量の低下を抑制することができる。従って、このように基板表 面に対する凹欠陥の深さを低減させ透過光量の低下を抑制できるように修正を施し た露光用マスクを使用して被転写体にパターンを転写する場合、転写パターン欠陥 は発生しない。
[0029] 図 5は、本発明に係る露光用マスクの欠陥修正方法の他の実施の形態を説明する 断面図である。
本実施の形態は、凹欠陥の深さがさらに深い場合の修正方法である。すなわち、 深さが深い凹欠陥が存在していても、この凹欠陥の周辺部分を何段階かで彫りこん で各段差が露光光の干渉効果を抑制できる程度の深さの階段状に除去することで、 凹欠陥を修正することができる。図 5に示す実施の形態の場合、まず第 1段階として、 凹欠陥 3の周辺部分の広めの領域を針状部材 4を用いて彫りこんで除去し(同図 (b) 参照)、続く第 2段階として、第 1段階よりも領域を狭めて同様に除去する(同図 (c)参 照)。こうして、第 1段階で彫りこんだ基板表面 3aと、第 2段階で彫りこんだ基板表面 3 bとが階段状に形成される。この場合にも、修正後の凹欠陥 3から基板表面 laへ至る 各段差の深さがそれぞれ、露光光の透過による干渉効果により生じる透過光量の低 下が 5%以下となる深さとすることが望ましい。
[0030] このように、基板表面に形成された深さが深い凹欠陥であっても、この凹欠陥の周 辺部分を何段階かの階段状に除去することで、凹欠陥を修正することができ、透過 光量の低下を抑制することができる。
なお、上記の実施の形態では、凹欠陥の周辺を除去した領域は略平面(除去する 深さが均一)となっているが、露光光の干渉効果を抑制できる限りにおいては、階段 状であっても各段に傾斜をもたせることは可能である。
また、上記の実施の形態では、凹欠陥の周辺部分を除去する手段として、先端の 尖った微小プローブのような針状部材を用いてガラス等の基板材料を彫りこんで物 理的に除去する方法を説明した力 これに限らず、たとえば FIB (Focussed Ion Beam :集束イオンビーム)照射により凹欠陥の周辺の基板材料を除去することも可能であ る。
また、本発明は、半導体デザインルール (ノヽーフピッチ)で 65nm対応露光用マスク や 45nm露光用マスクでの欠陥修正に好適である。例えば、半導体デザインルール で 65nm対応露光用マスクの場合、パターン転写の露光光として ArFエキシマレー ザ一(波長: 193nm)が一般に用いられるが、基板表面に深さが 28nm程度の凹欠 陥があっても転写パターン欠陥となり得る。また、 45nm対応露光用マスクの場合、パ ターン転写の露光光として、 ArFエキシマレーザーの液浸露光や、 F2エキシマレー ザ一(波長: 157nm)が用いられる力 上述の(1)、 (2)式により転写パターン欠陥の 原因となる凹欠陥の深さを求めることができる。このようなことから、半導体デザインル ールで 65nm対応露光用マスク又は、 45nm対応露光用マスクでは本発明の欠陥修 正方法が適している。
また、本発明は、バイナリマスクに限らず、ハーフトーン位相シフトマスク、レべンソ ン位相シフトマスク、クロムレス位相シフトマスクなどの透過型マスクにおける凹欠陥 につ 、ても修正可能である。
また、液晶表示装置、例えば薄膜トランジスタ液晶表示装置 (Thin Film Transistor Liquid Crystal Display)では、薄膜トランジスタ基板(以下「TFT基板」と呼ぶ。)が使 用されるが、この TFT基板の製造には、透光性基板上に遮光部、透光部及び半透 光部からなるパターンを有する露光用フォトマスク(グレートーンマスクとも呼ばれて!/ヽ る)が用いられている。最近の液晶表示装置の大画面化に伴い、その製造に使用さ れるフォトマスクも大サイズィ匕を余儀無くされており、例えば、液晶表示装置用の大型 基板の場合、 330mm X 450mm〜1400mm X 1600mm程度の大きさのものが使 用されている。このような大型基板を用いて作製される液晶表示装置用の大型フォト マスクは製造コストも非常に高価であるため、フォトマスクの段階で凹欠陥が発見され た場合、その凹欠陥を修正できる本発明は非常に好適である。
[0032] 次に、本発明の欠陥修正方法を適用した露光用マスクの製造方法について説明 する。
露光用マスクは、一般には、ガラス基板等の透光性基板上にマスクパターンとなる 膜を成膜したマスクブランクを用いて、レジスト膜塗布、パターン描画 (露光)、現像、 エッチング、残存レジストパターンの除去等の各工程を施すことにより得ることができ る。本発明の露光用マスクの製造方法は、得られた露光用マスクの欠陥検査を行い 、透過光量の低下による転写パターン欠陥の原因となる基板表面に形成された凹欠 陥を特定する工程と、本発明に係る欠陥修正方法により上記凹欠陥を修正する欠陥 修正工程と、を有する。ここで、転写パターン欠陥となる透過光量の低下を引き起こ す凹欠陥を特定する方法としては、例えば、得られた露光用マスクについて、その転 写特性を評価装置 (例えばマイクロリソグラフィー ·シミュレーション 'マイクロスコープ( Microlithography Simulation Microscops)など)を用いて平価し、透過光直の低 Fを 示す欠陥部分を特定する方法がある。さらに、原子間力顕微鏡にて、その欠陥部分 を詳細に解析することにより、凹欠陥の大きさ、深さ等をより正確に確認することが可 能である。
本発明の露光用マスクの製造方法によれば、転写パターン欠陥となる透過光量の 低下を引き起こす程度の深さの凹欠陥を欠陥検査装置等により特定し、次いでこの ようにして特定された凹欠陥の周辺部分を彫りこんで除去し、基板表面と凹欠陥の深 さとの段差を低減することにより、凹欠陥での露光光の透過による干渉効果により生 じる透過光量の低下を抑制することができ、被転写体にパターンを転写する場合でも 転写パターン欠陥を防止できる露光用マスクが得られる。
[0033] 本発明の露光用マスクの製造方法では、上記欠陥修正工程の後、露光用マスク表 面を洗浄する洗浄工程を有することが好適である。上記欠陥修正工程の後、露光用 マスク表面を洗浄することにより、凹欠陥の周辺部分を彫りこんだ際に発生した残滓 を除去して付着物による転写パターン欠陥の発生を防止することができる。
上記洗浄工程は、微粒子を含む冷却流体を用いて洗浄することが好適である。こ の場合の微粒子を含む冷却流体としては、例えばドライアイスが好ましく挙げられる。 冷却流体に含まれる微粒子により凹欠陥の周辺部分を彫りこんだ際に発生した残滓 を除去する洗浄方法を採用することにより、透光性基板表面に対するダメージも少な ぐまた効果的に残滓を除去することができる。
[0034] また、上記洗浄工程は、透光性基板上に形成されたマスクパターンに対しては不 溶性で、透光性基板に対しては溶解する溶媒を用いて洗浄することも好適である。こ のような溶媒としては、フッ酸、水酸ィ匕ナトリウムなどを含むガラスエッチング溶液が好 ましく挙げられる。例えばガラスエッチング溶液を洗浄に用いることにより、凹欠陥の 周辺部分を彫りこんだ際に発生した残滓を確実に除去することが出来る。
尚、上記欠陥修正工程において、発生した残滓を例えば彫りこみに使用した針状 部材を用いて、出来れば除去部分から周辺へ移動させておくことにより、後の洗浄が 容易となり、残滓が基板上に残存することなく確実に除去することができる。

次に、本発明の実施の形態 2として、マスクブランク用透光性基板の製造方法、こ の透光性基板を用いたマスクブランク及び露光用マスクの製造方法にっ 、て説明す る。
前述の実施の形態 1では、露光用マスクの段階で欠陥検査により発見された凹欠 陥を修正する場合について説明したが、露光用マスクの段階で発見される凹欠陥の 多くは、マスク作製に使用したマスクブランクの透光性基板表面にもともと存在してい たものと考えられるため、本実施の形態 2では、露光用マスクを製造する際の原版で あるマスクブランクを作製する段階で、透光性基板表面に存在する凹欠陥の修正を 行い、この修正を施して凹欠陥を無くした透光性基板を使用してマスクブランクを作 製し、更にこのマスクブランクを用 、て露光用マスクを作製する場合を説明する。
[0036] 本発明によるマスクブランク用透光性基板の製造方法では、透光性基板表面の転 写パターンとなるマスクパターンが形成されるマスクパターン形成領域内に存在する 、転写パターン欠陥となる透過光量の低下を引き起こす程度の深さの凹欠陥を特定 し、透過光量の低下を抑制して転写パターン欠陥とならないように、特定した凹欠陥 の周辺部分を除去して基板表面と凹欠陥の深さとの段差を低減することにより、凹欠 陥の修正を施したマスクブランク用透光性基板を製造する。
[0037] 具体的には、表面が鏡面研磨された透光性基板上にマスクパターン形成用薄膜を 形成する前の段階で、透光性基板表面に存在する透過光量の低下を引き起こす凹 欠陥を欠陥検査装置等により特定し、この特定された凹欠陥に対して上述の方法に より凹欠陥の修正を行う。つまり、特定された凹欠陥の周辺部分を針状部材等により 透過光量の低下を引き起こさない程度の深さとなるように除去する。
このように、マスクブランクを作製する段階、具体的には鏡面研磨された透光性基 板上にマスクパターン形成用薄膜を形成する前の段階で、透過光量の低下を引き起 こす凹欠陥を無くすことができるので、露光用マスクを作製した段階で凹欠陥修正を 行わなくてもよ 、と 、う効果が得られる。
[0038] また、前にも説明したが、マスクブランクの段階で、透光性基板の表面に傷等の凹 欠陥が存在すると、例えばウエットエッチングによるマスクパターン形成の際、上記凹 欠陥がマスクパターンの境界に位置している(つまり凹欠陥がマスクパターンの形成 される領域カゝら形成されない領域にわたって存在している)場合には、上記凹欠陥に 浸透したエッチング液が更にマスクパターンを形成している薄膜を浸食することにより ノターン形状が悪ィ匕し、くわれ (マスクパターンの一部が欠けた状態)等のマスクバタ ーン欠陥を引き起こす。従って、本実施の形態では、露光用マスクを製造するためマ スクパターンを形成する際のエッチングがウエットエッチングで行われる場合は、表面 が鏡面研磨された透光性基板上にマスクパターン形成用薄膜を形成する前の段階 で、透光性基板表面に存在する、エッチング液の浸透によるマスクパターン欠陥を引 き起こす程度の深さの凹欠陥を欠陥検査装置等により特定し、この特定された凹欠 陥に対してその周辺部分をマスクパターン欠陥を引き起こさない程度の深さとなるよ うに除去して、基板表面と凹欠陥の深さとの段差を低減する。このような凹欠陥修正 により、上記マスクパターン欠陥の発生を防止できるマスクブランク用透光性基板が 得られる。またこのように、マスクブランクを作製する段階、具体的には鏡面研磨され た透光性基板上にマスクパターン形成用薄膜を形成する前の段階で、マスクパター ン欠陥を引き起こす凹欠陥を無くすことができるので、露光用マスクを作製した段階 で上述のマスクパターン欠陥の発生を防止でき、凹欠陥の修正を行わな力つた場合 に発生したであろうマスクパターン欠陥の修正を行わなくてもよいという効果が得られ る。
[0039] 例えば、前述の液晶表示装置等の製造の際に使用される大型フォトマスクの場合、 マスクパターンを形成する際のエッチングはウエットエッチングで行われるのが主流で あるため、上述のマスクパターン欠陥の発生を防止できる本発明によるマスクブランク 用透光性基板の製造方法は特に好適である。
[0040] 本実施の形態においても、凹欠陥を修正する方法の詳細は、前述の実施の形態 1 で説明したのと同様であり、例えば転写パターン欠陥となる透過光量の低下を引き起 こす凹欠陥の修正を行う場合、修正後の凹欠陥から基板表面へ至る各段差の深さが それぞれ、露光光の透過による干渉効果により生じる透過光量の低下が 5%以下と なる深さであることが望ましい。凹欠陥の周辺部分を除去した後の基板表面に対する 凹欠陥の深さをそれぞれ、露光光の透過による干渉効果により生じる透過光量の低 下がフォトマスクの転写特性上問題がないとされる 5%以下になる深さにすることによ り、転写パターンの線幅の変動を 10%以内に抑えることができ、転写パターン欠陥を 防止することができる。また、どの程度の深さの凹欠陥が転写パターン欠陥の原因と なるのかは、露光用マスクを用いてパターン転写を行う場合の露光光の波長によって 異なり、具体的には前述の(1)、 (2)式により転写パターン欠陥の原因となる凹欠陥 の深さを求めることが出来る。
[0041] また、液晶表示装置の製造に使用される大型マスクのように、露光用マスクを製造 する際のマスクパターンを形成するためのエッチングがウエットエッチングで行われる 場合は、透光性基板表面に存在する、前述のエッチング液の浸透によりマスクパター ン欠陥を引き起こす凹欠陥についても修正する必要がある。どの程度の深さや大きさ の凹欠陥がエッチング液の浸透によりマスクパターン欠陥を引き起こすのかは、基板 材料の種類、エッチング液の種類、オーバーエッチング量や、マスクパターンの形状 、マスクパターンと凹欠陥の位置関係、等々によっても異なるので一概には云えない 力 概ね大きさ(幅)が 0. 05 μ m以上で深さが 0. 01 μ m以上の凹欠陥は、くわれ等 のパターン欠陥を引き起こす可能性が高いので、修正することが望ましい。
[0042] 凹欠陥の周辺部分を除去する手段として、前述の実施の形態 1で説明したような先 端の尖った微小プローブのような針状部材を用いてガラス等の基板材料を彫りこんで 物理的に除去する方法や、 FIB (Focussed Ion Beam :集束イオンビーム)照射により 凹欠陥の周辺の基板材料を除去する方法が本実施の形態においても適用すること ができる。
また、本実施の形態では、凹欠陥の周辺部分を除去する手段として、研磨剤を含 む研磨液を凍結させた凍結体を基板材料に接触させて削りこむことにより物理的に 除去する方法を適用することもできる。このような研磨剤を含む研磨液を凍結させた 凍結体を用いることにより、基板材料の比較的広い領域を削り込んで効率的に除去 することが容易であるため、例えば大型マスクブランク用の透光性基板の凹欠陥修正 に好適である。またこのような凍結体を用いることにより、凹欠陥の修正中に発生する 残滓が凍結体に混入するのを防止でき、新たな欠陥の発生を防止できるという効果 もめる。
[0043] この研磨剤を含む研磨液を凍結させた凍結体については、本出願人が先に出願し た特願 2004— 242628の明細書に詳しい記載がある力 例えばコロイダルシリカ、 酸化セリウム等の研磨剤を超純水、ガス溶解水等の溶媒に懸濁させた研磨液 (研磨 剤濃度:例えば 0. 05〜20wt%)を所望の形状の耐冷却製成形型に流し込み、液 体窒素などを用いて凍結させることにより得られる。この凍結体の形状、大きさ等は任 意であり、例えば全体形状が円柱、楕円柱もしくは角柱などの柱形状、全体形状が 円錐、角錐形状もしくは球形状、又は柱形状の先端部分が円錐もしくは角錐形状、 或いは半球形状など、要は本発明の凹欠陥の修正に好適な形状、大きさとすればよ い。凍結前の研磨液を流し込む成形型の形状、大きさにより、凍結体の形状、大きさ は変えることが出来る。また、リューターのような回転治具の先端に上記凍結体を取り 付けて使用してもよい。
[0044] また、凹欠陥の周辺部分を除去する手段として、部分的にエッチング液を付与して 基板材料をエッチングにより除去する方法を適用してもよい。この方法も、基板材料 の比較的広 、領域を除去するのに向 、て 、る。
尚、上述の凍結体を用いる方法や、部分的にエッチングを行う方法は、前述の実施 の形態 1における露光用マスク段階での凹欠陥の修正にも適用してもよいことは勿論 である。
また、凹欠陥の修正の際に発生した残滓を透光性基板表面力も除去するため、例え ば前述の実施の形態 1で説明したような洗浄工程を実施することが好ましい。
[0045] 本発明によるマスクブランク用透光性基板の製造方法によって得られた透光性基 板表面上にマスクパターン形成用薄膜を公知の成膜方法 (例えばスパッタ法、化学 気相成長(CVD)法など)を用いて形成することによりマスクブランクが得られる。ここ で、マスクパターン形成用薄膜は、例えばクロム膜などの遮光膜、モリブデンシリサイ ド (MoSi)膜、 MoSiN膜などの位相シフト膜、遮光膜と反射防止膜との積層膜、位 相シフト膜と遮光膜との積層膜などである。
本発明のマスクブランクの製造方法によれば、転写パターン欠陥となる透過光量の 低下やマスクパターン欠陥を引き起こす基板表面の凹欠陥を無くしたマスクブランク が得られる。またこのように、マスクブランクを作製する段階で凹欠陥を無くすことがで きるので、露光用マスクの段階での凹欠陥やマスクパターン欠陥の修正を行わなくて ちょい。
[0046] また、本発明のマスクブランクの製造方法によって得られたマスクブランクのマスク ノ ターン形成用薄膜をパターユングして、透光性基板上に転写パターンとなるマスク ノ ターンを形成することにより露光用マスクが得られる。即ち、透光性基板上にマスク ノ ターンとなる薄膜を形成したマスクブランクを用いて、レジスト膜塗布、パターン描 画 (露光)、現像、エッチング、残存レジストパターンの除去等の各工程を施すことに より露光用マスクを得ることができる。
転写パターン欠陥やマスクパターン欠陥の原因となる基板表面の凹欠陥を予め修 正により無くしたマスクブランクを使用して露光用マスクを製造するため、転写パター ン欠陥やマスクパターン欠陥が発生しない露光用マスクが得られる。

本発明の露光用マスクの製造方法によって得られた露光用マスクを用いて、フォトリ ソグラフィ一法により半導体基板上に微細パターンを形成することにより、半導体装 置を製造することができる。
本発明により得られる露光用マスクは、転写パターン欠陥やくわれ等のマスクパタ ーン欠陥とならないように凹欠陥の修正を施したため、本発明により得られる露光用 マスクを使用したリソグラフィー技術により、半導体基板上にパターン欠陥のない微 細パターンが形成された半導体装置を製造することができる。
また、本発明の露光用マスクの製造方法によって得られた露光用マスクを用いて、 フォトリソグラフィ一法により液晶表示装置用基板上に微細パターンを形成することに より、液晶表示装置を製造することができる。本発明により得られる露光用マスクを使 用したリソグラフィー技術により、液晶表示装置用基板上にパターン欠陥のない微細 ノ ターンが形成された液晶表示装置を製造することができる。

(実施例 1)
表面が精密研磨された合成石英ガラス基板(大きさ 152mm X 152mm X 6. 35m m)上にクロム力もなる遮光性膜を形成したマスクブランクを用いて、半導体デザイン ルールで 65nm対応の露光用マスクを以下のようにして作製した。
まず、上記マスクブランク上に電子線用レジストを塗布し、ベーキングを行う。次に、 電子線描画機を用いて描画し、これを現像して、所定のレジストパターンを形成する 。尚、描画パターンは、 0. 5 /z mのライン 'アンド'スペースパターンとした。
次に、このレジストパターンをマスクとして、クロム遮光性膜をエッチングし、ガラス基 板上にクロム遮光性膜のマスクパターンを形成した。
熱濃硫酸を用いて、遮光性膜パターン上に残ったレジストパターンを除去して、フ オトマスクを得た。
[0049] こうして得られた露光用マスクについて、その転写特性をマイクロリソグラフィー ·シミ ユレーシヨン 'マイクロスコープ (Microlithography Simulation Microscops) AIMS 193 (カールツァイス社製)を用いて評価したところ、 11%の透過光量の低下を示す欠陥 部分が存在した。原子間力顕微鏡にて、欠陥部分を詳細に解析したところ、ガラス基 板表面の凹欠陥であることが確認された。この凹欠陥の最も深いところは 60nmに達 していた。なお、この場合、前述の露光光の干渉効果による透過光量低下のモデル 式((1)式及び (2)式)に基づく透過光量低下の計算値は 22%となるが、上記凹欠 陥の幅は 70nmと例えば露光光波長 193nm (ArFエキシマレーザー)の半分程度で あるため、凹欠陥の全体ではなく部分的に干渉効果が生じており、そのため透過光 量低下の実測値と計算値とでは差が生じているものと考えられる。
[0050] そこで、上記凹欠陥の周辺部分を、フォトマスク修正装置 RAVE (RAVE社製)を 用いて、凹欠陥を含む 750nm X 460nmの領域を、 20nmの深さで彫りこんで除去した。 なお、この際に発生した残滓を同じく上記フォトマスク修正装置を用いて周囲へ移動 させた。
続いて、洗浄材としてドライアイスを使用し、洗浄装置ェコスノー (RAVE社製)にて マスク表面の局所洗浄を行った。
[0051] 洗浄後、再度、露光用マスクの転写特性を上記 AIMS193を用いて評価したところ 、上記のように修正を施した凹欠陥の部分は、透過光量の低下が 5%と露光用マスク の転写特性に問題がないレベルに改善されていた。また、このように凹欠陥の修正を 施した露光用マスクを用いてウェハ上に露光したときの、ウェハ上の位置に対する像 強度の変化を表わす像強度プロファイルより、転写パターンの線幅の変動は 10%以 内に抑えられたことを確認した。なお、この時の露光条件は、照明形態を 2Z3輪帯と し、露光波長 193nm (ArFエキシマレーザー)、開口数 0.85、コヒーレンスファクタ 0.8 5とした。
以上のように、本発明の欠陥修正方法により、従来は不可能とされていたガラス基 板表面の凹欠陥を修正することができた。
[0052] (実施例 2)
実施例 1と同様にして作製した別の露光用マスクについて、その転写特性を実施例 1と同様にマイクロリソグラフィ^ ~ ·シミュレーション 'マイクロスコープ(Microlithography
Simulation Microscops) AIMS193 (カールツァイス社製)を用いて評価したところ、 1 5%の透過光量の低下を示す欠陥部分が存在した。原子間力顕微鏡にて、欠陥部 分を詳細に解析したところ、ガラス基板表面の凹欠陥であることが確認された。この凹 欠陥の最も深いところは 80nmに達していた。なお、この場合、前述の露光光の干渉 効果による透過光量低下のモデル式((1)式及び(2)式)に基づく透過光量低下の 計算値は 37%となる力 上記凹欠陥の幅は 70nmと例えば露光光波長 193nm (Ar Fエキシマレーザー)の半分程度であるため、凹欠陥の全体ではなく部分的に干渉 効果が生じており、そのため透過光量低下の実測値と計算値とでは差が生じている ものと考えられる。
[0053] そこで、上記凹欠陥の周辺部分を、フォトマスク修正装置 RAVE (RAVE社製)を 用いて、凹欠陥を含む 1000nm X 460nmの領域を、 20nmの深さで彫りこんで除去した 。更に、その内側を、凹欠陥を含む 250nm X 460nmの領域を、 20nmの深さで彫りこん で除去した。このように、本実施例では、凹欠陥の周辺部分を 2段階で彫りこんで除 去した。なお、この際に発生した残滓を同じく上記フォトマスク修正装置を用いて周 囲へ移動させた。
続いて、洗浄材としてドライアイスを使用し、洗浄装置ェコスノー (RAVE社製)にて マスク表面の局所洗浄を行った。

以上のように、本発明の欠陥修正方法により、従来は不可能とされていたガラス基 板表面の凹欠陥を修正することができた。特に、本実施例では、深さが深い凹欠陥 であっても、凹欠陥の周辺部分を何段階かで彫りこんで各段差が露光光の干渉効果 を抑制できる程度の深さの階段状に除去することで、凹欠陥を修正することができた
[0055] 尚、以上の実施例では示していないが、上述と同様な修正方法により、例えば、ハ ーフトーン位相シフトマスク、レベンソン位相シフトマスク、クロムレス位相シフトマスク などの透過型マスクにおける凹欠陥についても修正可能である。また、以上の実施 例では、凹欠陥の周辺部分をプローブのような先の尖った針状部材を用いて除去す る場合を示したが、これに限らず、例えば、 FIB (集束イオンビーム)照射によって凹 欠陥の周辺部分を除去することも可能である。
尚、以上の実施例では、欠陥修正後の洗浄として、微粒子を含む冷却流体である ドライアイスを使用した洗浄の例しか挙げなカゝつたが、これに限らず、透光性基板上 に形成されたマスクパターンに対しては不溶で、透光性基板に対しては溶解する溶 媒を洗浄液として用 、て洗浄しても良 、。

(実施例 3)
以下、フォトマスク (バイナリマスク)に使用するマスクブランク用ガラス基板の製造方 法、フォトマスクブランクの製造方法、及びフォトマスク (露光用マスク)の製造方法に ついて説明する。
表面が精密研磨された合成石英ガラス基板 (大きさ 152mm X 152mm、厚さ 6. 3 5mm)の主表面を欠陥検査装置を用いて、欠陥検査を行った。尚、上記欠陥検査 装置は、本発明者が先に提案した特許第 3422935号公報に記載された欠陥検査 装置 (透光性物質の不均一検査装置)を使用した。この欠陥検査装置は、ガラス基 板のような透光性物質内にレーザー光を導入し、透光性物質に表面の傷等の不均 一部分がなければ、透光性物質内に導入したレーザー光は表面で全反射を繰り返 して透光性物質内に光が閉じ込められ、実質的に外部へは漏出しないが、透光性物 質に不均一部分があると、全反射条件が満足されず、透光性物質表面から光が漏出 するので、この漏出した光を検出することにより透光性物質の欠陥(不均一部分)を 検査するものである。
[0057] その結果、マスクパターンが形成されるマスクパターン形成領域内(132mm X 132 mm)に、深さが 60nmの凹欠陥と、深さが 80nmの凹欠陥を発見した。尚、この 2つ の凹欠陥の位置は、合成石英ガラス基板に設けられた基準マークを基準点として正 確な位置座標を特定できるようにしてある。
上述の合成石英ガラス基板を使用してフォトマスクを作製したときに、上述の 2つの 凹欠陥がマスクパターンに隠れる場合は問題とならないが、凹欠陥がマスクパターン 間の透光部に位置している場合、前述のように露光光の干渉効果により、それぞれ 2 2%、 37%の透過光量の低下を引き起こすことになる。
[0058] そこで、上述の 2つの凹欠陥に対して、フォトマスク修正装置 RAVE (RAVE社製) を用いて以下のように修正を行った。
即ち、深さ 60nmの凹欠陥に対しては、凹欠陥を含む 750nm X 460nmの領域を、 20 應の深さで彫りこんで除去した。また、深さ 80nmの凹欠陥に対しては、凹欠陥を含 む 1000nm X 460nmの領域を、 20nmの深さで彫りこんで除去し、さらにその内側を、凹 欠陥を含む 250nm X 460nmの領域を、 20nmの深さで彫りこんで除去した。なお、この 際に発生した残滓を前述の実施例と同様に上記フォトマスク修正装置を用いて周囲 へ移動させた後、続いて、洗浄材としてドライアイスを使用し、洗浄装置ェコスノー (R AVE社製)にて基板表面の局所洗浄を行った。
[0059] 次に、凹欠陥の修正を行った基板表面にクロム力もなる遮光性膜を形成したフォト マスクブランクを作製した。
次いで、このフォトマスクブランク上に電子線用レジストを塗布し、ベーキングを行つ た後、電子線描画機を用いて所定のパターンを描画し、これを現像して、所定のレジ ストパターンを形成した。描画パターンは、 0. 5 /z mのライン 'アンド'スペースパター ンとした。尚、上述の欠陥修正の評価を目的として、上述の 2つの凹欠陥がフォトマス クを作製したときに、マスクパターン間の透光部に位置するように設定した。
次に、このレジストパターンをマスクとして、クロム遮光性膜をエッチングし、ガラス基 板上にクロム遮光性膜のマスクパターンを形成した。
熱濃硫酸を用いて、遮光性膜パターン上に残ったレジストパターンを除去して、フ オトマスクを得た。

以下、液晶表示装置製造用の大型マスクに使用するマスクブランク用ガラス基板の 製造方法、フォトマスクブランクの製造方法、及びグレートーンマスク (露光用マスク) の製造方法にっ 、て説明する。
表面が精密研磨された合成石英ガラス基板(大きさ 330mm X 450mm,厚さ 10m m)の主表面を実施例 3で使用した欠陥検査装置を用いて、欠陥検査を行った。その 結果、マスクパターンが形成されるマスクパターン形成領域内に、大きさが 2 mで深 さ力 SO. 18 mの凹欠陥を発見した。尚、凹欠陥の位置は、合成石英ガラス基板に設 けられた基準マークを基準点として正確な位置座標を特定できるようにしてある。
[0062] 上述の合成石英ガラス基板を使用してグレートーンマスクを作製したときに、上述の 凹欠陥がマスクパターンの境界に位置している場合、後に行われるウエットエツチン グによりマスクパターンを形成するときに、凹欠陥にエッチング液が浸透することによ り、くわれ等のパターン欠陥を引き起こすことになる。
そこで、上述の凹欠陥に対して、研磨剤を含む研磨液を凍結させた凍結体を接触 させて、凹欠陥を含む 10 m X 10 mの領域を 0. 05 m、 5 mX 5 mの領域 を 0. 1 m、 3 mX 3 mの領域を 0. 15 μ mの深さで彫りこんで除去した。尚、上 記凍結体は、コロイダルシリカを超純水に懸濁させた研磨液 (研磨剤濃度 10wt%) を耐冷却製成形型に流し込み、液体窒素を用いて凍結させることにより得た。この凍 結体の形状は、全体形状が円柱状でその先端部分が円錐形状のものとした。その後 、発生した残滓を洗浄により除去した。
[0063] 次に、凹欠陥修正を行ったガラス基板表面に、クロムターゲットを用いて Arガス雰 囲気中でスパッタリングすることにより、クロム膜の遮光膜を形成してマスクブランクを 作製した。クロム膜の遮光膜は、露光光源を i線 (波長 365nm)としたときの光学濃度 力 S3以上となるように膜厚を設定して形成した。
次に、クロム膜上に、レーザー描画用のポジ型レジスト膜を形成し、所定のパターン 描画、現像を行って、レジストパターンを形成した。このレジストパターンは、半透光 部を形成する領域及び透光部を形成する領域を露出させ、遮光部を形成する領域 にのみレジストが残存して 、る。
次に、このレジストパターンをマスクとして、硝酸第 2セリウムアンモ-ゥムと過酸素塩 を含むエッチング液を用いてウエットエッチングしてクロム膜をパター-ングし、遮光 部に対応する遮光膜パターンを形成した。半透光部及び透光部に対応する領域で は、上記クロム膜のエッチングにより下地のガラス基板が露出した状態である。残存 するレジストパターンは、濃硫酸を用いて除去した。
[0064] 次に、以上のようにして得られたガラス基板上に遮光膜パターンを有する基板上の 全面に半透光膜を成膜した。半透光膜は、クロムターゲットを用いて、 Arと窒素の混 合ガス雰囲気中にてスパッタリングすることにより形成した。形成された窒化クロム膜 に含まれるクロムと窒素の比率は、 l :4 (Cr:N)である。また、半透光膜は、露光光源 を i線としたときの透過率が 50%となるように膜厚を設定して形成した。
再び全面に前記ポジ型レジスト膜を形成し、 2回目の描画を行った。描画後、これ を現像して、透光部に対応する領域を露出させ、遮光部及び半透光部にレジストが 残存するレジストパターンを形成した。
次に、形成されたレジストパターンをマスクとして、透光部となる領域の半透光膜を ウエットエッチングにより除去した。この場合のエッチング液は、上述のクロム膜のゥェ ットエッチングに用いたエッチング液を更に純水で適宜希釈したものを使用した。残 存するレジストパターンは、酸素アツシングにより除去した。
[0065] 以上のようにして、合成石英ガラス基板が露出した透光部と、半透光膜パターンか らなるグレートーン部(半透光部)と、遮光膜パターン上に半透光膜パターンが形成さ れた遮光部が形成されたグレートーンマスクを作製した。
得られたグレートーンマスクの欠陥検査を行ったところ、上述の凹欠陥があつたとこ ろには、くわれ等のパターン欠陥は確認されず、パターン形状は良好であった。

以下、液晶表示装置製造用の大型マスクに使用するマスクブランク用ガラス基板の 製造方法、フォトマスクブランクの製造方法、及びグレートーンマスク (露光用マスク) の製造方法にっ 、て説明する。

尚、凹欠陥の位置は、合成石英ガラス基板に設けられた基準マークを基準点として 正確な位置座標を特定できるようにしてある。
上述の合成石英ガラス基板を使ってグレートーンマスクを作製したときに、上述の 凹欠陥がマスクパターンの境界に位置している場合、後に行われるエッチングにより マスクパターンを形成するときに、凹欠陥にエツチャントが浸透することによりくわれ等 のパターン欠陥を引き起こすことになる。
[0067] そこで、上述の凹欠陥に対して、実施例 4と同じ研磨剤を含む研磨液を凍結させた 凍結体を接触させて凹欠陥を含む 10 m X 10 mの領域を 0. 05 m、 5 m X 5 μ mの領域を 0. l ^ m, 3 ^ πι Χ 3 ^ mの領域を 0. 15 μ mの深さで彫りこんで除去 した。その後、発生した残滓を洗浄により除去した。
次に、モリブデンシリサイドターゲット(モリブデン含有量が 20モル%、シリコン含有 量が 80モル%)を用いて、 Arガス雰囲気中にてスパッタリングすることにより、合成石 英ガラス基板表面に、モリブデンシリサイド膜 (MoSi膜)の半透光膜を、露光光源を i 線 (露光波長 365nm)としたときの透過率が 50%となるように膜厚を設定して形成し た。尚、形成されたモリブデンシリサイド膜に含まれるモリブデンとシリコンの比率は、 1 : 4である。次に、クロムターゲットを用いて Arガスと窒素ガスの混合ガス雰囲気中に てスパッタリングすることにより、モリブデンシリサイド膜上に窒化クロム膜 (CrN膜)と、 さらに、 Arガスと一酸ィ匕窒素ガスの混合ガス雰囲気中にてスパッタリングすることによ り、酸ィ匕窒化クロム膜 (CrON膜)を積層させて、表面に反射防止機能を持たせた遮 光膜を形成した。尚、この遮光膜の膜厚は、露光光源を i線としたときの光学濃度が 3 以上となるように膜厚を設定して形成してフォトマスクブランクを得た。
[0068] 次に、遮光膜上に、レーザ描画用のポジ型レジスト膜を形成し、所定のパターン描 画、現像を行ってレジストパターンを形成した。 次に、このレジストパターンをマスクとして、遮光膜を硝酸第 2セリウムアンモ-ゥムと 過酸素塩を含むエッチング溶液を用いてウエットエッチングして遮光膜をパターニン グして、半透光膜上にパターン状の遮光膜を形成した。
次に、このパターン状の遮光膜をマスクとして、半透光膜を、ドライエッチングして半 透光膜をパターユングして、パターン状の半透光膜を形成した。
次に、パターン状の遮光膜上に形成されているレジスト膜を、レジスト剥離液で除去 した。
[0069] 次に、パターン状の遮光膜上に再度レジスト膜を形成し、所定のパターン描画、現 像を行ってレジストパターンを形成した。
次に、このレジストパターンをマスクとして、遮光膜を硝酸第 2セリウムアンモ-ゥムと 過酸素塩を含むエッチング溶液を用いてウエットエッチングして遮光膜をパターニン グして、一部の領域の半透光膜を露出させてグレートーン部を形成させた。
最後に、パターン状の遮光膜上に形成されているレジスト膜を、レジスト剥離液で除 去して、合成石英ガラス基板が露出した透光部と、半透光膜パターンカゝらなる透過率 が 50%のグレートーン部と、半透光膜パターン上に遮光膜パターンが形成された透 過率がほぼ 0%の遮光部が形成されたグレートーンマスクを作製した。
得られたグレートーンマスクのパターン欠陥検査を行ったところ、モリブデンシリサイ ドからなる半透光膜パターン、及び窒化クロム膜と酸ィ匕窒化クロム膜の積層膜からな る遮光膜パターンの膜剥がれもなぐパターン形状も良好であった。

上述の実施例 5— Aにおける半透光膜を、 Arガスと Nガスとの混合ガス雰囲気中

にてスパッタリングして、モリブデンシリサイド窒化膜 (MoSiN膜)とした以外は実施例 5— Aと同様にしてフォトマスクブランク、グレートーンマスクを作製した。尚、形成され たモリブデンシリサイド膜に含まれるモリブデンとシリコンの比率は、 1 :4である。 得られたグレートーンマスクのパターン欠陥検査を行ったところ、モリブデンシリサイ ド窒化物力もなる半透光膜パターン、及び窒化クロム膜と酸ィ匕窒化クロム膜の積層膜 力もなる遮光膜パターンの膜剥がれもなぐパターン形状も良好であった。

膜からなる遮光膜パターンの膜剥がれもなぐパターン形状も良好であった。
[0072] 尚、上述の実施例 5— A〜5— Cでは、凹欠陥の周辺部分の基板表面を除去した 合成石英ガラス基板を用いたが、凹欠陥のない合成石英ガラス基板であっても、半 透光膜と合成石英ガラス基板との膜剥がれは発生せず、グレートーンマスクにおける パターン欠陥も発生しな 、ことは言うまでもな 、。
また、グレートーンマスクとして使用するフォトマスクブランクに求められる特性として は、遮光膜及び半透光膜、とりわけ半透光膜における面内の光学特性 (透過率)の 均一性が求められる。半透光膜における面内の光学特性 (透過率)が均一で、且つ、 上述の実施例で挙げたようにエツチャントによるエッチングにてグレートーンマスクを 作製する際、透光性基板及び遮光膜に対する半透光膜の密着性が良好である必要 がある。以上の特性を満足するべぐ透光性基板上に半透光膜、遮光膜を有するフ オトマスクブランク、グレートーンマスクの形態は、以下の構成とすることが好ましい。
[0073] 半透光膜は、モリブデン、タングステン、タンタル、チタン、ニッケル、アルミニウム力 ら選ばれる少なくとも一つの金属と、シリコンとを含有する材料とし、前記半透光膜に 含まれる前記金属と前記シリコンの比率 (金属:シリコン)は、 1: 2〜1: 19とすることが 好ましい。
半透光膜に含まれる金属とシリコンの比率 (金属:シリコン)を、 1 : 2〜1 : 19とするこ とにより、透光性基板 (特に、ガラス基板)との密着性が良好になるので、半透光膜を エツチャントによるエッチングによりパター-ングする際、透光性基板との間の膜剥が れを防止することができる。万が一、透光性基板表面に小さな凹部が存在している場 合でも、透光性基板との間の膜剥がれを防止することができる。特に、半透光膜に含 まれる金属とシリコンの比率を 1: 2にすることにより、その成膜に必要なスパッタタ一 ゲットを金属とシリコンの比率が 1: 2の化学量論的に安定な組成を使用することがで きるので、半透光膜面内の光学特性 (透過率)を均一にすることができるので好まし い。
[0074] また、半透光膜は、さらに窒素を含有する材料とすることが好ましい。
半透光膜にさらに窒素を含有することにより、結晶粒が微細化され、膜応力が低減 し、透光性基板との密着性がさらに向上するので好ましい。また、所望の光学特性( 透過率)を得るための膜厚を、窒素を含有しな!ヽ場合と比較して厚く形成する必要が あるため、膜厚分布差による光学特性 (透過率)のばらつきを抑えることができるので 好ましい。
また、半透光膜は、モリブデン、タングステン、タンタル、チタン、ニッケル、アルミ- ゥム力 選ばれる少なくとも一つの金属と、シリコンとを含有する材料とし、前記遮光 膜は、前記半透光膜とエッチング特性が異なる金属と窒素とを含有する材料とするこ とが好ましい。
[0075] 半透光膜を金属とシリコンを含む材料とし、遮光膜を金属と窒素を含む材料とする ことにより、透光性基板 (特に、ガラス基板)との密着性、更には遮光膜との密着性が 良好になるので、半透光膜をエツチャントによるエッチングによりパターユングする際 、透光性基板との間の膜剥がれ、及び遮光膜との膜剥がれを防止することができる。 万が一、透光性基板表面に小さな凹部が存在している場合でも、透光性基板との間 の膜剥がれを防止することができる。
また、半透光膜に含まれる金属は、モリブデンとし、遮光膜は、クロムを含有する材 料とすることがさらに好ましい。
尚、上記半透光膜に含まれる金属、シリコン、窒素の含有量は、大型パネル生産で 使用される露光波長(具体的には、 g線 (波長 436nm)、 h線 (波長 405nm)、 i線 (波 長 365nm) )に対して所望の透過率(10%〜80%)が得られるように適宜調節される
[0076] また、遮光膜中に含まれる窒素の含有量は、所望の透過率、及び半透光膜との密 着性を良好にするために、 10〜80at%とすることが好ましい。遮光膜中に含まれる 窒素の含有量が 10at%未満の場合、半透光膜をウエットエッチングする際、半透光 膜との密着強度が低下するので好ましくない。また、遮光膜中に含まれる窒素の含有 量が 80at%を超える場合、遮光膜成膜中の雰囲気ガスに窒素ガスを多く含むことに なるので、スパッタリングの異常放電による欠陥発生の可能性が高くなるので好ましく ない。
また、上記実施例 5— A、 5— B、 5— Cにあるように、遮光膜は、表面に反射防止機 能を持たせても良い。その場合、遮光膜の表面は、クロムに酸素、窒素、フッ素から 選ばれる少なくとも一つを含むクロム化合物にする。具体的には、酸ィ匕クロム、窒化ク ロム、弗化クロム、酸化窒化クロム、酸化炭化クロム、酸ィ匕窒化炭化クロムなどの材料 が挙げられる。
また、半透光膜、遮光膜の膜厚の合計は、光学濃度 3以上となるように適宜調整さ れる。
[0077] また、上述のグレートーンマスクは、 LCD (液晶表示装置)用のグレートーンマスク( カラーフィルターや薄膜トランジスタ(TFT)作製用など)や PDP (プラズマディスプレ ィパネル)用のグレートーンマスクとして実用化することができる。

Claims

請求の範囲
[1] 露光用マスクの原版であるマスクブランク用透光性基板の製造方法であって、 透光性基板表面の転写パターンとなるマスクパターンが形成されるマスクパターン 形成領域内に存在する、転写パターン欠陥となる透過光量の低下を引き起こす程度 の深さの凹状の欠陥部を特定し、透過光量の低下を抑制して転写パターン欠陥とな らないように、特定した前記欠陥部の周辺部分を除去して、前記基板表面と前記欠 陥部の深さとの段差を低減することを特徴とするマスクブランク用透光性基板の製造 方法。
[2] 露光用マスクの原版であるマスクブランク用透光性基板の製造方法であって、 透光性基板表面の転写パターンとなるマスクパターンが形成されるマスクパターン 形成領域内に存在する、ウエットエッチングによりマスクパターンを形成する際のエツ チング液の浸透によるマスクパターン欠陥を引き起こす程度の深さの凹状の欠陥部 を特定し、マスクパターン欠陥とならないように、特定した前記欠陥部の周辺部分を 除去して、前記基板表面と前記欠陥部の深さとの段差を低減することを特徴とするマ スタブランク用透光性基板の製造方法。
[3] 前記欠陥部の周辺部分の基板表面に針状部材を接触させて彫りこむことにより前 記欠陥部の周辺部分を除去することを特徴とする請求項 1又は 2に記載のマスクブラ ンク用透光性基板の製造方法。
[4] 前記欠陥部の周辺部分の基板表面に、研磨剤を含む研磨液を凍結させた凍結体 を接触させて彫りこむことにより前記欠陥部の周辺部分を除去することを特徴とする 請求項 1又は 2に記載のマスクブランク用透光性基板の製造方法。
[5] 前記欠陥部の周辺部分の基板表面を除去した後の前記欠陥部から基板表面へ至 る各段差の深さがそれぞれ、露光光の透過による干渉効果により生じる透過光量の 低下が 5%以下となる深さであることを特徴とする請求項 1、 3又は 4に記載のマスク ブランク用透光性基板の製造方法。
[6] 請求項 1乃至 5の何れかに記載のマスクブランク用透光性基板の製造方法によって 得られた透光性基板表面上にマスクパターン形成用薄膜を形成することを特徴とす るマスクブランクの製造方法。
[7] 請求項 6に記載のマスクブランクの製造方法によって得られたマスクブランクの前記 マスクパターン形成用薄膜をパター-ングして、透光性基板上に転写パターンとなる マスクパターンを形成することを特徴とする露光用マスクの製造方法。
[8] 透光性基板上に転写パターンとなるマスクパターンが形成され、該マスクパターン が形成されていない前記基板表面に、転写パターン欠陥となる透過光量の低下を引 き起こす程度の深さの凹状の欠陥部を有する露光用マスクの欠陥修正方法であって 透過光量の低下を抑制して転写パターン欠陥とならな 、ように、前記欠陥部の周辺 部分を除去して前記基板表面と前記欠陥部の深さとの段差を低減することを特徴と する露光用マスクの欠陥修正方法。
[9] 前記欠陥部の周辺部分の基板表面に針状部材を接触させて彫りこむことにより前 記欠陥部の周辺部分を除去することを特徴とする請求項 8に記載の露光用マスクの 欠陥修正方法。
[10] 前記欠陥部の周辺部分の基板表面を除去した後の前記欠陥部から基板表面へ至 る各段差の深さがそれぞれ、露光光の透過による干渉効果により生じる透過光量の 低下が 5%以下となる深さであることを特徴とする請求項 8又は 9に記載の露光用マ スクの欠陥修正方法。
[11] 前記露光用マスクは、半導体デザインルールで 65nm対応露光用マスク又は 45η m対応露光用マスクであることを特徴とする請求項 8乃至 10の何れかに記載の露光 用マスクの欠陥修正方法。
[12] 露光用マスクの欠陥検査を行い、透過光量の低下による転写パターン欠陥の原因 となる基板表面に形成された凹状の欠陥部を特定する工程と、請求項 8乃至 11の何 れかに記載の欠陥修正方法により前記欠陥部を修正する欠陥修正工程と、を有する ことを特徴とする露光用マスクの製造方法。
[13] 請求項 7又は 12に記載の露光用マスクの製造方法によって得られた露光用マスク を用いて、フォトリソグラフィ一法により半導体基板上に微細パターンを形成すること を特徴とする半導体装置の製造方法。
[14] 請求項 7に記載の露光用マスクの製造方法によって得られた露光用マスクを用い て、フォトリソグラフィ一法により液晶表示装置用基板上に微細パターンを形成するこ とを特徴とする液晶表示装置の製造方法。
