[0009] 下記特許文献 1には、ウエットプロセスにより多孔質 MgF膜を製造する方法が開

示されている。この方法では、 MgFのゾル溶液を高温高圧下で熱処理することによ
2
り、 MgF微粒子を粒成長および結晶化させて力も塗布し、成膜している。この方法
2
によれば、 MgF微粒子を堆積させて膜を形成しても微粒子間の気孔が潰れずに高
2
い気孔率が確保される。その結果、膜が多孔質になり、ドライプロセスにより製造され る緻密な膜に比べて、屈折率を著しく低下させることができる。ところが、得られた多 孔質膜の機械的強度が低いと共に、基板との付着力が低ぐ手拭きを行うと多孔質 膜が剥がれてしまうという問題があった。
[0010] 種々の微粒子を用いた多孔質膜の付着力および膜強度を改善するための技術は 、多数知られている。例えば、ブラウン管の表面にコーティングした SnO微粒子から
2 なる帯電防止膜を強化する技術が下記特許文献 2に開示されている。この技術では 、 SnO膜の上にウエットプロセスで SiO膜を形成することにより SnO膜に十分な強
2 2 2 度を与えている。しかし、最上層に緻密な SiO膜が形成されるために屈折率が十分
2
低下しない。
[0011] 多孔質膜自体を強化する手法の例として、無機微粒子カゝら構成された多孔質膜を ポリマーのバインダで強化する技術が下記特許文献 3に開示されている。この技術で は、膜自体を強化することはできるが、ポリマーの屈折率が比較的高いため、膜の屈 折率を 1. 30以下に下げられない。
[0012] また、 SiO微粒子力もなる多孔質膜をアルコキシシランのバインダで強化する技術

が下記特許文献 4及び 5に開示されて ヽる。この技術でも膜自体を強化することはで きるが、 SiOが空気中の水分を吸着しやすい性質があり、し力も膜が多孔質で表面
2
積が大きいため、大きな波長シフトが起きてしまう。そのため、ディスプレー装置の反 射防止膜としては使えるが、カメラや顕微鏡などの精密光学機器に使用するのは困 難である。
[0013] 波長シフトは、例えば、下記特許文献 6に記載されたゾルを用いて抑制できる可能 性がある。この文献では、コーティング剤として、コロイダルシリカと MgF水和物とが
2 凝集した 5〜50nmの複合コロイド粒子のゾルが記載されて ヽる。膜にっ ヽての記載 はないが、膜を形成した場合、 MgF
2が水分を吸着しにくい性質を有するため、波長 シフトが起こり難い。し力し、このようなゾルでは、純粋な MgFではなく不安定な Mg
2
F水和物を含んでいるため、必ずしも耐環境性に優れているとは言えない。

[0014] 近年、光学系はその要求性能の向上に伴いますます複雑多様になっている。例え ば収差を極限まで追い込む為、又は、ズームの倍率を上げる為などにレンズ枚数の 増加が起こる。また、レンズ面への光線入射角度が大きくなるような設計も必要となつ ている。さらに、近年のデジタルカメラの台頭などにより、これまでフィルムであったも のが CCDや CMOSと!、つた撮像素子への置き換えが進んで 、る。
[0015] これらの光学系の変更をレンズなどの表面反射の観点力 考えた場合、レンズの増 加は、すなわち反射面の増加であり、通常反射防止膜は適用されてはいるが、その 残存反射によるゴーストやフレアが起こる確率が高くなるし、透過率の低下にもなる。 また、入射角度の増大については表面反射というものは原理的に反射防止膜の有無 に拘わらず、斜入射になるほど大きくなる傾向があり、ゴーストやフレアの原因となる。 撮像素子の反射は、これまで考慮されていな力つたものであり、その反射光が光学系 へ戻ってフレアやゴーストを引き起こすことが指摘されている。このゴーストやフレアは コントラストの低下や色味の悪化、ひどい場合には画像の消失を引き起こし当然好ま しくないものである。
[0016] 現在一般に使用されている反射防止膜も初期は単層の反射防止膜であつたが、波 長帯域を広げる為に単層から多層の反射防止膜に移り変わり、生産技術の向上によ り反射防止特性を整えたりなどと十分に吟味工夫されてきており、光学設計において も反射防止膜を適切な配置を考慮し、種々の問題が起きないように入射角度に制限 を持たせるなどの工夫をしてきた結果、それなりに問題の少な!/、レンズが出来上がつ てきて!/、た (特許文献 7参照)。
[0017] ただし、これは光学設計自由度の犠牲の上に成り立っており、先に記載のような高 性能化の要求や CCDなどの新しい素子が使用されることにより、これまでの反射防 止膜の性能では不十分であると認識されるようになってきて 、る。

発明が解決しょうとする課題
[0018] し力しながら、上記特許文献 1のような MgFを用いた膜では、光学薄膜の屈折率

を 1. 30以下にまで低下させることができても、膜強度ゃ基材との付着力が不十分で あり、また、上記特許文献 2乃至 6のように膜強度ゃ基材との付着力を確保できる膜 では、膜の屈折率を十分に低下させることができず、耐環境性が不足するという問題 点があり、屈折率を十分に低下させることができる光学薄膜で、膜の機械的強度及 び基材との付着力、並びに耐環境性を確保できるものが得られて ヽな ヽと 、う問題 点がめった。
[0019] 蒸着法などのドライプロセスによれば、高屈折率膜と低屈折率膜を交互に積層する 多層反射防止膜をコーティングできる力 ウエットプロセスでは多層コーティングは困 難である。そのため、ウエットプロセスにより成膜する場合、一般的には単層で反射防 止膜を形成している。単層の場合、膜の屈折率を基板の屈折率の平方根にすると理 論上反射率を 0%にすることが可能である。
[0020] そのため、屈折率の異なる種々の光学ガラスに対して反射防止膜の屈折率を細か く変えることができれば、優れた性能のカメラレンズや対物レンズなどを製造すること が可能であり、様々な屈折率をもつレンズ材質に対応させて、膜の屈折率を調整す る技術が求められる。
[0021] 膜の屈折率を調整するには、多孔質で低屈折率な膜をベースとし、その多孔質膜 を緻密化して屈折率を高く調整することが容易である。逆に、緻密質で屈折率の高 い膜を多孔質化して屈折率を下げようとすると、膜そのものが崩壊する可能性が高い ため非常に困難である。そのため、屈折率を調整するためにも屈折率を十分に低下 させた多孔質膜が、特に求められている。
[0022] 屈折率を十分に低下させた多孔質膜である上記特許文献 1の MgFを用いた膜で

は、多孔質 MgF膜を高温で熱処理すれば、微粒子間の結合力を向上して膜自体
2
の強度および基板との付着力を改善することが可能である。しかし、 300°C以上で熱 処理しないと目立った効果は得られないため、高温で多孔質膜を熱処理することに より膜が緻密質になり、屈折率が上昇したり、フッ化物のフッ素が脱離して酸化物に 変化してしまう可能性があった。さらに、基板を高温にすることにより、光学研磨した 面の精度が変化したり、屈折率が変化したり、耐熱性の低い基板では割れることもあ つた o
[0023] また、これまで光学薄膜で使用されてきたプロセスや設計では多層化による広帯域 化がせ!、ぜ 、であり、その帯域を保ったままでの絶対的な低反射率ィ匕ゃ高入射角度 における反射の低減というのは殆ど不可能な状態であった。
[0024] そこで、この発明は、機械的強度及び基板との付着力が高いと共に、耐環境性に 優れ、より低い屈折率を得易い MgF光学薄膜を提供することを第 1の目的とする。

[0025] また、そのような MgF光学薄膜を容易に製造できる製造方法を提供すること、更に

、その製造方法に適した MgFゾル溶液を提供することを第 2の目的とする。

[0026] 加えて、 MgF光学薄膜の屈折率を容易に調整することができる MgF光学薄膜の
2 2 製造方法を提供することを第 3の目的とする。
[0027] さらに、広帯域ィ匕を保ったままで、絶対的な低反射率化や高入射角度における反 射の低減を図ることができる多層反射防止膜,光学素子及び光学系を提供すること を第 4の目的とする。
課題を解決するための手段及び発明の効果
[0028] 本発明の第 1の態様に従えば、 MgF光学薄膜であって、 MgF微粒子と、 MgF
2 2 2 微粒子間に存在する非晶質酸ィ匕珪素系ノ インダとを備える MgF光学薄膜が提供さ
2
れる。
[0029] 本発明によれば、耐環境性 (耐久性)に優れる MgF微粒子を膜の主構成物質とし
2
、その MgF微粒子間を非晶質酸ィ匕珪素系バインダにより連結しているので、 MgF
2 2 微粒子間及び MgF微粒子と基材との間とを強く結合することができ、膜の機械的強
2
度及び膜と基材との付着力が向上されている。すなわち、 MgF微粒子の間に空隙
2
が存在してその空隙に非晶質酸ィ匕珪素系バインダが充填されている構造を有してい ると考えられる。非晶質酸ィ匕珪素系ノ インダとして耐環境性にやや劣る SiOを使用
2 できるが、バインダは MgF微粒子に対して少量で足りるために、薄膜全体としての
2
耐環境性は十分確保できる。
[0030] 本発明の MgF光学薄膜において、前記 MgF微粒子間が前記非晶質酸化珪素
2 2
系バインダにより連結されると共に、 MgF光学薄膜の最外部に存在する MgF微粒
2 2 子の表面上の非晶質酸ィ匕珪素系バインダの厚さが、照射される光の波長の 5%以下 にし得る。また、本発明の MgF光学薄膜は、隣接する前記 MgF微粒子間に存在
2 2
する非晶質酸ィ匕珪素系バインダの厚さが、前記 MgF微粒子の粒径より小さくし得る
2
。このようにバインダの厚さを調節することにより、屈折率を低くすることが可能である 。特に、光学薄膜の最外層の屈折率を十分に低下させることで、広い波長帯域及び 広 、角度帯域にぉ 、て、低 、反射率を有する反射防止膜が得られる。 [0031] なお、本発明において、全ての MgF微粒子間に非晶質酸ィ匕珪素系バインダが存

在している必要はなぐ MgF微粒子間の一部に非晶質酸ィ匕珪素系バインダが存在

して MgF微粒子の薄膜を維持していれば足りる。また MgF微粒子と基材との間に

完全に非晶質酸ィ匕珪素系バインダが存在している必要はなぐ MgF微粒子と基材

との間の一部に非晶質酸ィ匕珪素系ノ^ンダが存在することにより非晶質酸ィ匕珪素系 ノ インダが MgF微粒子と基材との連結を強化して 、れば足りる。

[0032] 本発明の MgF光学薄膜において、前記 MgF微粒子は、 lnm〜: LOOnm (lnm

以上 lOOnm以下)の平均粒径にし得る。この場合には、 MgF微粒子の結晶性が高

いため、 MgF微粒子同士の癒着を抑えて MgF微粒子間に空隙を確保して、多孔

質構造の MgF光学薄膜を得ることができる。多孔質構造を有することにより、より低

い屈折率の MgF光学薄膜が得られる。前記多孔質構造における空隙率は、膜強度

を確保する観点から、 50%以下にし得る。
[0033] 本発明の MgF光学薄膜において、前記非晶質酸化珪素系バインダは、非晶質シ

リカから形成され得る。この場合、非晶質シリカの屈折率が 1. 42と比較的低いため、 MgF微粒子と複合しても薄膜全体の低!、屈折率を確保できる。

[0034] 本発明の MgF光学薄膜は、マイクロインデンテーション試験方法により測定して 3

OMPa以上、特には l lOMPa以上の薄膜強度を有し得る。この場合、膜強度が 30 MPa以上であるので、膜表面の手拭きを行っても傷が付かず、広い用途に MgF光
2 学薄膜を適用することが容易である。

2光学薄膜の適用範囲が広い。 本発明の多層光学薄膜は、互いに隣接する複数の前記 MgF光学薄膜を有し、該

を形成可能な成分は、有機珪素化合物にし得る。有機珪素化合物は、 MgF

調整したり、ゾル溶液の FZMg比を調整することで、得られる MgF光学薄膜の屈折

率を調整することができるため、所望の屈折率を有する MgF光学薄膜を容易に製

造することができる。なお、 MgF微粒子の平均粒径は lnm〜: LOOnmにし得る。

[0064] 本発明のバインダ含有 MgFゾル溶液は、本発明の製造方法により MgF光学薄 膜を製造するためのゾル溶液であって、シリコンアルコキシド又はその重合体と、平 均粒径 lnm〜100以下の MgF微粒子とを含有する。このバインダ含有 MgFゾル
2 2 溶液は、塗布及び乾燥させて SiOを生成させれば、 MgF微粒子が少ない SiOに
2 2 2 より連結された MgF光学薄膜を得ることができる。

[第 1実施形態]
図 1に、第 1実施形態の MgF光学薄膜 (MgF— SiO膜)が形成された光学素子

を示す。この光学素子 100は、基材 10とその平坦な光学面に積層された MgF光学
2 薄膜 11とを有する。基材 10は、屈折率 1. 4〜2. 1のガラス、プラスチック等力も形成 され、板材またはレンズでもよい。基材 10の光学面は曲面状に形成されていても良 い。
[0068] 光学薄膜 11は、この基材 10の光が照射される少なくとも一方の光学面に積層され る反射防止膜であり、この実施の形態では、単層の MgF反射防止膜である。

する非晶質酸ィ匕珪素系バインダ 13が、 10wt%〜30wt%となるように存在させること が好適である。このような割合で存在させることにより、耐環境性がやや劣る非晶質酸 化珪素系バインダ 13の使用量を抑えて MgF微粒子 12を連結することでき、膜強度

及び耐環境性とを両立させることができるからである。
[0073] この MgF光学薄膜 11では、光 Lが照射される膜表面に配置される非晶質酸化珪

素系バインダ 13の厚さが薄く形成されており、膜表面に配置される MgF微粒子 12

2 薄膜となる。なお、非晶質酸ィ匕珪素系バインダ 13の厚みは、透過及び反射分光特 性測定又は膜断面の(走査型)電子顕微鏡観察により測定することができる。

これらを連結する非晶質酸ィ匕珪素系ノ^ンダ 13の相互間に、不規則に多数の空隙 14が形成された多孔質構造となっている。多孔質構造においては、空隙率は 50% 以下とするのが好ましい。空隙率が高いと、屈折率を低下し易いものの、膜の機械的 強度が低くなり易ぐ手拭き等で膜が剥がれ易くなるからである。
[0078] このような MgF光学薄膜 11は、図 1のように基材 10の平面状の光学面に形成され

ていてもよいが、曲面状の光学面に形成されていてもよい。その場合、(レンズ有効 径 D)Z (レンズ半径 R)が 0. 5〜2、特に、 0. 5〜1の曲面に形成することも可能であ る。この DZRは、レンズの曲面の程度を示し、 2が完全な半球レンズであり、値が小 さくなるほど穏、やかになる。
[0079] 基材 10の曲率が小さかったり、面積が大きい場合、真空蒸着法やスパッタリング法 等のドライプロセスで成膜された光学薄膜では、光学薄膜を全体に均一な厚さで形 成できず、通常、原料の供給される方向に対して傾斜を有する面の厚さが、より直交 する面に形成される膜の厚さより薄くなる。ところが、この実施形態の MgF光学薄膜

11は、後述のようにウエットプロセスにて形成されたものであるため、光学面全面に 均一の膜厚とすることができる。

珪素系バインダ 13は MgF微粒子 12間及び基材 10との間を連結するだけであるた

め、使用量を少なくでき、膜全体として耐環境性を確保し易い。更に、屈折率 1. 38 の MgF微粒子を用いることにより薄膜の屈折率を低減することができ、 SiOの屈折
2 2 率が 1. 42と比較的低いので、 MgFと複合ィ匕しても膜の屈折率はあまり上昇しない
2

明する。この結像光学系 118は、物体と像面との間に配置された複数の光学素子か ら構成されており、カメラ用ズームレンズとして用いられるものである。複数の光学素 子は、物体側から順に、保護ガラスとして使用される平行平板 F、物体側に凸面を向 けた負メニスカスレンズ L1、物体側に凸面を向けた負メニスカスレンズ L2と物体側に 凸面を向けた負メニスカスレンズ L3とを貼り合わせた接合レンズ、両凹レンズ L4、両 凸レンズ L5、物体側に凸面を向けた負メニスカスレンズ L6と両凸レンズ L7を貼り合 わせた接合レンズ、開口絞り P、両凸レンズ L8と両凹レンズとを貼り合わせた接合レ ンズ、物体側に凸面を向けた負メニスカスレンズ L10と両凸レンズ L11を貼り合わせ た接合レンズ、及び両凸レンズ L12を含み、像面 Iに物体の像を結像するように配置 されている。

層光学薄膜は、波長帯域特性あるいは入射角度特性が著しく向上し、広い角度範 囲から入射する光に対して反射率を低く抑え、広い波長域にわたって反射率を低く 抑えることが可能である。その場合、下地膜としては従来使用されているドライプロセ スによる膜やウエットプロセスによる膜など、適宜選択して使うことができる。ウエットプ ロセスにより形成した MgF光学薄膜 11を下地膜に用いると、最上層を含めて全層を

均一な膜厚で成膜し易い。
[0090] また、光が照射される光学面に、 2層の隣接した上記 MgF光学薄膜を含む多層光

学薄膜を形成することもできる。その場合、最上層にはできるだけ屈折率の低い Mg F光学薄膜 11を配置するが、下地膜は比較的屈折率の高い MgF光学薄膜 11を

含めた膜構成が適している。
[0091] さらに、 MgF光学薄膜 11を隣接して積層することができる。その場合、隣接する M

gF光学薄膜の屈折率差は 0. 02〜0. 23とするのが好ましぐ内側の MgF光学薄
2 2 膜が、外側の MgF光学薄膜の屈折率より高くするのがよい。このようにすれば、
2 一 般の反射防止膜と同様、波長帯域特性などを改善することができる。しかも、内側の
MgF光学薄膜の屈折率を外側の MgF光学薄膜の屈折率より高く形成すれば、内
2 2
側の光学薄膜の膜強度を外側より強くすることができるため、積層し易ぐ製造が容 易である。
[0092] 次に、以上のような MgF光学薄膜 11を製造する方法について説明する。このよう
2
な MgF光学薄膜 11は、平均粒径 lnm〜100nmの MgF微粒子 12が分散したゾ
2 2
ル溶液を調製すると共に、反応により非晶質酸化珪素系バインダ 13を形成可能な成 分を含有するバインダ溶液を調製し、これらを基材 10の光学面に供給することにより 、多数の MgF微粒子 12を堆積すると共に、その MgF微粒子 12間及び MgF微粒
2 2 2 子 12と基材 10との間を非晶質酸ィ匕珪素系バインダ 13により連結することにより製造 する。
[0093] MgF微粒子 12が分散したゾル溶液は、マグネシウム化合物とフッ素化合物とを、
2
溶媒中で混合して反応させ、 MgF微粒子を合成することにより調製することができる
2
[0094] マグネシウム化合物としては、酢酸塩、塩化物、アルコキシド等を用いることができ、 酢酸マグネシウムが好適である。フッ素化合物としては、フッ化水素酸水溶液 (フッ酸 )、無水フッ化水素、トリフルォロ酢酸等を用いることができ、フッ化水素酸が好適であ る。溶媒としては、アルコール等の有機溶媒を用いることができ、メタノールが好適で ある。
[0095] なお、メタノール等の蒸発速度が高い溶媒を用いる場合、成膜時に蒸発速度が早 ぐ均一な膜厚に成膜することが容易でないため、合成後に、より蒸気圧の低いプロ パノール、ブタノール等の高級アルコールなどの溶媒により置換するのが好ましい。
[0096] この合成反応では、溶媒中に生成させた MgFの微粒子の結晶性を高くすることが

好ましい。結晶性を高くすることにより、 MgF光学薄膜の成膜時に MgF微粒子を
2 2 堆積しても、微粒子同士が癒着して緻密化することを抑制することができ、これにより 十分な気孔を形成して多孔質に形成することができる力もである。
[0097] MgFの微粒子の結晶性を高くするには、マグネシウム化合物とフッ素化合物とを

混合した後に、加圧処理及び Z又は熱処理することが好ましい。ゾル溶液を、例えば
、高温高圧処理すると MgF微粒子の結晶化と粒成長が起こり、より高い気孔率の多
2
孔質膜すなわち低屈折率膜を形成することができる。後述するように、多孔質膜の強 度を高くすると屈折率も高くなることから、このように十分低い屈折率の MgF膜が得
2 られるゾル溶液をベースにすることが、低屈折率で高強度の膜を得るためには好まし い。
[0098] また、マグネシウム化合物として酢酸マグネシウムを用いると共に、溶媒としてメタノ ールを用いる場合、高温高圧処理することにより、酢酸とメタノールを反応させて酢酸 メチルを生成させることができ、特に好ましい。 MgFゾル溶液に多量の酢酸が含ま れていると、ゾル溶液を濃縮するとゲル化して塗布し難くなり、厚い MgF光学薄膜を
2 形成することができな 、場合が生じるからである。
[0099] 本発明者は、 MgFゾル溶液を調製する際の原料であるマグネシウム化合物のマ
2
グネシゥムに対するフッ素化合物のフッ素のモル比(以下、「FZMg比」と称すること がある。)が、 MgF光学薄膜の屈折率に影響することを見出した。つまり、同じ濃度
2
の SiO液で MgF膜を処理しても、フッ酸 Z酢酸マグネシウム比の異なる MgFゾル
2 2 2 溶液力 成膜した MgF膜では最終的な屈折率が異なってくる。
2
[0100] そのため、 MgFゾル溶液の調製においては、 FZMg比を所定の範囲にするのが
2
好ましぐ 1. 9〜2. 0の範囲が好適である。 FZMg比が低過ぎると、得られる膜が緻 密になり易いと共に、屈折率が高くなり易ぐ一方、 2. 0を超えると、ゾル溶液を調製 中に、ゲルイ匕し易くなる。
[0101] そして、この FZMg比を 1. 9〜2. 0の範囲内で適宜調整することにより、得られる MgF光学薄膜の屈折率を所望の値に調整することが可能である。

[0102] ここでは、 FZMg比が 1. 99〜2. 00と高い場合は、後述するバインダ溶液の濃度 を比較的高くしても屈折率が高くなりにくいので、低屈折率膜の作製に好適である。 一方、 FZMg比が 1. 95程度まで低下すると、比較的低濃度のノインダ溶液でも屈 折率が高くなるので、高屈折率膜の作製に好適である。これは、 FZMg比を低くして 合成した MgF粒子の表面は不安定で、堆積して膜にすると微粒子間の空隙 14が

潰れやすいために屈折率が高くなるためであると考えられる。
[0103] このように FZMg比及び SiO液濃度を調整して屈折率を所望の値に調整すれば

、屈折率の異なる種々の基材に対して反射防止膜として最適な屈折率に調整できる ので、優れた性能の反射防止膜を作製することができる。なお、 MgFゾル溶液の M

gF濃度は 3%未満とするのが好ましい。濃度が高いほど屈折率を低くできるが、高
2
すぎるとゲルイ匕し易 、からである。
[0104] 次に、反応により非晶質酸ィ匕珪素系バインダを形成可能な成分を含有するバイン ダ溶液を調製する。
[0105] この反応により非晶質酸ィ匕珪素系バインダを形成可能な成分は、 MgF多孔質膜
2 の機械的強度ゃ基材との付着力の向上に用 、る物質であり、最終的に網目形成酸 化物になる原料物質、または網目形成酸化物になる前の状態である前駆体物質など が考えられる。この網目形成酸化物とは、いわゆるガラス形成酸ィ匕物などであり、 SiO を主成分とする物質が好適である。ノ インダ溶液としては、熱処理により、 SiOを生
2 2 成する液が好ましい。
[0106] 熱処理により SiOを生成する有機珪素化合物の代表的な物質としては、シリコンァ

ルコキシドとパーヒドロポリシラザンがあげられる。

おいて熱処理して SiOに転化すると、比較的短時間で十分な膜強度が得られるの

で好ましい。
[0113] 本発明者は、このようなノインダ溶液を用いて成膜する際、バインダ溶液の濃度が MgF光学薄膜の屈折率と機械的強度とに影響する重要な条件であることを見出し

た。バインダ溶液の濃度を高くすると、膜の強度は高くなるが屈折率も高くなる傾向が ある。また、収縮率も濃度が高い程、高くなる。これはバインダ溶液が熱処理により Si oに変化することにより強い収縮力が働くのではないかと考えられる。

[0114] 更に、このバインダ溶液の濃度を高くしすぎると、 MgF多孔質膜の上にまでバイン

ダの膜が形成されてしまう。そうなると、緻密で比較的屈折率の高い SiO膜が最表面
2 に形成されるため、光学薄膜の広帯域ィ匕あるいは広角度帯域化にとっては好ましく ない。
[0115] そのため、このノインダ溶液中の珪素の濃度を、 SiO換算濃度として、 5wt%以下

とするのが好適であり、特に 2wt%以下とするのがよい。なお、後述する 1回塗布法 では、ゾル溶液とバインダ溶液とを混合した塗布液として基材に塗布される力 この 場合であっても、塗布液中の珪素の濃度は、 SiO換算濃度として、 5wt%以下とす
2
るのが好適であり、特に、 2wt%とするのがよい。
[0116] そして、このバインダ溶液の濃度を調整することにより、得られる MgF光学薄膜の

屈折率を所望の値に調整することが可能である。得られる MgF
2光学薄膜の屈折率 は、バインダ溶液の濃度が低いほど低下し、ノインダ溶液を全く用いない MgF
2膜の 屈折率である 1. 19まで低下する。一方、バインダ溶液の濃度を高くするほど屈折率 は高くなり、バインダ溶液だけで成膜した SiO膜の屈折率である 1. 42まで上がる。 従って、このバインダ溶液の濃度の調整により、得られる MgF光学薄膜を 1. 19〜1
2
. 42の範囲で任意の屈折率に設定することが可能である。
[0117] 本発明の方法では、このように調製されたゾル溶液とバインダ溶液とを、基材 10上 に供給して、熱処理することにより、基材 10の表面に多数の MgF微粒子 12を配置
2
すると共に、その MgF微粒子 12間及び MgF微粒子 12と基材 10との間を非晶質
2 2
酸ィ匕珪素系バインダにより連結する。
[0118] このとき、 MgFゾル溶液とバインダ溶液との使用割合は、得られる MgF光学薄膜
2 2 の屈折率及び膜強度等が濃度に依存するため、適宜選択することができるが、手拭 可能な膜強度が得られるか、或いは、最表面に厚い SiO膜が形成されない程度とす
2
るのが好ましい。
[0119] ゾル溶液とバインダ溶液とを、基材 10の光学面を形成する面に供給する方法として は、次の 2通りが考えられる。
[0120] 第 1の方法は、基材 10上に多孔質 MgF膜を形成してからバインダ溶液を塗布し

て染み込ませる方法(「2回塗布法」と称する)である。第 2の方法はあら力じめ MgF
2 ゾル溶液にバインダ溶液を混合させてから、その混合物を基材 10上に塗布する方法
(「 1回塗布法」と称する)である。
[0121] このうち、 2回塗布法の場合は、ゾル溶液として、アルコキシシランとポリシラザンの いずれでも使える力 1回塗布法の場合は、アルコキシシランが好ましい。ポリシラザ ンは微量でも水を含む溶媒には混ぜることができないからである。
[0122] なお、ポリシラザンを 1回塗布法に用いる場合には、 MgFゾル溶液の溶媒がメタノ

ールなので、 MgFゾル溶液の溶媒をアルコール、ケトン、エステル類以外の、例え

タノール、ペンタノールなどの高級アルコールで置換することにより均一に塗布するこ とができる。放射すじについても、この方法で改善される力 相対湿度が 40%以下、 さらに好ましくは 33%以下の環境でスピンコートすると大幅に低減できることがわかつ た。ここで、放射すじとは、基板の中心力も周辺に向力つて放射状に発生するすじで 、スピンコート特有の現象である。回転中に基板上の液膜と空気の間の摩擦により液 膜に波が生じ、それがそのまま微細な膜厚むらとなって残るのが放射すじ発生メカ- ズムである。放射すじを低減するには、基板に向かい合わせにした円板を同時に回 転させながらスピンコートすると、空気との摩擦が低下して効果的であることが知られ ている。しかし、対抗する円板が邪魔になって塗布液の滴下が困難になるため量産 には向かない欠点がある。
[0128] この発明では、相対湿度を下げるだけでこの問題が解決できるので、スピンコートの 工程を変更する必要がなぐ生産性が低下することはない。低湿度にすると、液膜の 表面が急速に乾燥するため波が立ちにくくなり放射すじの発生が抑制されると考えら れる。

また、多層反射防止膜の構成中に超低屈折率を導入し、且つ、この超低屈折率層 の配置、その他の層を最適化することにより、従来の多層反射防止膜では実現し得 ない、極めて優れた性能の多層反射防止膜を実現することが可能になる。それゆえ 、本発明の光学素子及び光学系は、高い解像度を要するカメラ、顕微鏡、双眼鏡、 露光装置などの光学機器のみならず液晶表示装置、プラズマディスプレイなどのディ スプレや窓ガラス、ショーウィンドウなどの広範な用途に極めて有用となる。

MgF微粒子が分散したゾル溶液を調製する工程と、 反応により非晶質酸化珪素系バインダを形成可能な成分を含有するバインダ溶液 を調製する工程と、
前記ゾル溶液と前記ノインダ溶液とを混合して塗布液を調製する工程と、 前記塗布液を基材に塗布及び乾燥して成膜する工程と、
成膜後に熱処理する工程とを含む MgF光学薄膜の製造方法。

[26] MgF光学薄膜の製造方法であって、

MgF微粒子が分散したゾル溶液を調製する工程と、

反応により非晶質酸化珪素系バインダを形成可能な成分を含有するバインダ溶液 を調製する工程と、
前記ゾル溶液を基材に塗布及び乾燥して多孔質膜を成膜する工程と、 前記多孔質膜に、前記バインダ溶液を塗布及び含浸させる工程と、
含浸後に熱処理する工程とを含む MgF光学薄膜の製造方法。

[27] マグネシウム化合物とフッ素化合物とを溶媒中で反応させることにより MgF微粒子
2 を合成して前記ゾル溶液を調製する請求項 25又は 26記載の MgF光学薄膜の製

[28] 前記マグネシウム化合物とフッ素化合物とを溶媒中で混合すると共に、加圧処理及 び熱処理の少なくとも一方を行うことにより前記ゾル溶液を調製する請求項 27記載の MgF

[29] 前記マグネシウム化合物が酢酸マグネシウムであり、前記フッ素化合物がフッ化水 素酸であり、前記溶媒がメタノールである請求項 27記載の MgF光学薄膜の製造方
