Abstract

상기 메모리 셀들 각각에 대해,
상기 메모리 셀은 상기 최소 프로그램 상태에서 프로그래밍될 때 상기 제어 게이트에 인가되는 상기 판독 전압을 사용하여 판독 동작 동안 제1 판독 전류를 생성하고,
상기 메모리 셀은 상기 최대 프로그램 상태에서 프로그래밍될 때 상기 제어 게이트에 인가되는 상기 판독 전압을 사용하여 판독 동작 동안 제2 판독 전류를 생성하고,
상기 메모리 셀은 상기 중간-프로그램 상태에서 프로그래밍될 때 상기 제어 게이트에 인가되는 상기 판독 전압을 사용하여 판독 동작 동안 제3 판독 전류를 생성하며,
상기 제3 판독 전류는 실질적으로 상기 제1 및 제2 판독 전류들 사이의 대수 중간-포인트에 있는, 방법. - 제4항에 있어서, 상기 메모리 셀들 각각은,
