Abstract
【解決手段】 一実施形態例によると、当該技術は低温イオン注入用の装置として実施され得る。当該装置は、イオン注入装置内のエンドステーションに近接して配置されている事前冷却ステーションを備えるとしてもよい。当該装置はさらに、事前冷却ステーション内に設けられる冷却機構を備えるとしてもよい。当該装置はさらに、事前冷却ステーションおよびエンドステーションに結合されている装着アセンブリを備えるとしてもよい。当該装置はさらに、装着アセンブリおよび冷却機構と通信するコントローラを備えるとしてもよい。コントローラは、事前冷却ステーションへのウェハの装着と、所定の温度範囲までのウェハの冷却と、冷却されたウェハにイオン注入プロセスを実行するエンドステーションへの、冷却されたウェハの装着とを調整するとしてもよい。

Claims (35)
- 低温イオン注入用の装置であって、
イオン注入装置内のエンドステーションに近接して配置されている事前冷却ステーションと、
前記事前冷却ステーション内に設けられる冷却機構と、
前記事前冷却ステーションおよび前記エンドステーションに結合されている装着アセンブリと、
前記装着アセンブリおよび前記冷却機構と通信するコントローラと
を備え、
前記コントローラは、前記事前冷却ステーションへのウェハの装着と、所定の温度範囲までの前記ウェハの冷却と、前記冷却された前記ウェハにイオン注入プロセスを実行する前記エンドステーションへの、前記冷却された前記ウェハの装着とを調整する
装置。 - 前記事前冷却ステーションは第1の真空空間を有し、前記エンドステーションは前記第1の真空空間とは別個の第2の真空空間を有する
請求項1に記載の装置。 - 前記イオン注入装置は、前記エンドステーションにおいて一度に1つのウェハを処理する単一ウェハイオン注入装置である
請求項1に記載の装置。 - 前記コントローラはさらに、前記装着アセンブリに、前記イオン注入プロセスの直後に前記エンドステーションから前記ウェハを取り出させる
請求項1に記載の装置。 - 前記エンドステーションは、前記イオン注入プロセスが実行されている間前記ウェハを保持するプラテンを有し、前記ウェハは前記プラテンから熱的に実質的に分離されている
請求項1に記載の装置。 - 前記プラテンは前記ウェハを支持する複数のメサ構造を含み、前記プラテンと前記ウェハとの間の総接触面積は、前記ウェハの表面よりも大幅に小さい

前記冷却された前記ウェハを、前記第1の真空空間とは別個の第2の真空空間に装着する段階と、
前記第2の真空空間において、前記冷却された前記ウェハに対してイオン注入プロセスを実行する段階と
を備える方法。 - 前記ウェハの裏面にキャリアプレートを接着して、熱質量を大きくして、前記イオン注入プロセスにおける前記ウェハの温度上昇が小さくなるようにする段階
をさらに備える、請求項20に記載の方法。 - 前記イオン注入プロセスの直後に前記第2の真空空間から前記ウェハを離脱させる段階
をさらに備える、請求項20に記載の方法。 - 前記イオン注入プロセスの後で、露点よりも高い温度まで前記ウェハを昇温させる段階
をさらに備える、請求項20に記載の方法。 - 前記イオン注入プロセスに起因する前記ウェハの温度上昇幅を予測する段階と、
前記予測された温度上昇幅に少なくとも部分的に基づいて前記ウェハを冷却して、前記イオン注入プロセスにおいて前記ウェハが過熱しないようにする段階と
をさらに備える、請求項20に記載の方法。 - 前記イオン注入プロセスを中断する段階と、
前記ウェハを所望の温度まで再冷却する段階と、
前記イオン注入プロセスを再開する段階と
をさらに備える、請求項20に記載の方法。 - 前記イオン注入プロセスは、プラズマドーピングプロセスの一部である
請求項20に記載の方法。 - 前記イオン注入プロセスに先立って前記ウェハから気体を抜く段階

前記少なくとも1つのエンドステーションにウェハが装着されて前記ウェハに対してイオン注入プロセスが実行される前に、前記ウェハを前記少なくとも1つの事前冷却ステーションに装着させて所定の温度範囲まで冷却させるコントローラと
を備える、イオン注入装置。 - イオン注入およびドーパント活性化の方法であって、
ウェハの温度を室温よりも低い範囲内に維持して、前記ウェハに対してイオン注入プロセスを実行する段階と、
前記イオン注入プロセスの後に前記ウェハに対して拡散なしのアニールを実行する段階と
を備える方法。 - 前記ウェハは、前記イオン注入プロセスに先立って所望の温度範囲まで事前冷却されて、前記ウェハは、前記イオン注入プロセスが実行されている間、前記ウェハから少なくとも部分的に熱的に絶縁されているプラテンに載置されている
