Description
本出願は、2006年5月15日に出願されたHoward W.H.Lee名義の、同一人所有による、米国仮特許出願第60/800,801号の優先権を主張するものであり、その内容を参照して本願明細書に援用したものである。
1.表面領域を含む基板(例:ガラス)を準備する。

式(1)から、量子閉じ込めによりバルクのバンドギャップは常に増大するという結論が得られる。したがって、バンドギャップエネルギーがピーク値(すなわち、1.4eV以下)よりも小さい物質のみが、ナノ構造形態で最適値に調整され得る。特定の実施例においては、バンドギャップに加え、高い吸収係数、低コスト加工、相対的に低毒性、豊富性、安定性といった上記列挙の他の1つ以上の特徴を満たすため、この発明の方法及び構造はナノ構造形態のSi、Ge、Si/Ge合金、CuO及びFeOを含む。バンドギャップが基準を満たす従来の物質も存在するが、太陽光発電が高効率で商業的に実施可能となるような全ての特徴を満たす従来の物質はほとんど存在しない。当然のことながら、他のヴァリエーション、変更、代替選択肢が存在する。
ガラス、溶融石英、プラスチック等の光学的に透明な物質であり得る基板上に、透明導電電極(TCE)が堆積される。堆積は、スパッタリング、蒸着、溶液堆積法といった種々の方法で実施され得る。TCEの例として、インジウムスズ酸化物(ITO)、アルミニウムドープ酸化亜鉛(ZnO:Al)、フッ素ドープ酸化スズ(SnO2:F)が挙げられる。以下の例では、我々はZnO:Alを使用した。
実施例1の他の実施例においては、第一物質のNP及び第二物質のNPは、実施例1における第一物質のNPの堆積と同様の方法で堆積される。実施例1と同様、堆積に続き、双方が特定の時間及び温度又は圧力の付加により焼結される。
実施例1のTCE被覆基板から始める。電子輸送/ホール遮断材料(ETHBM)膜は、スパッタリング若しくは蒸着といった真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積技術を用いて堆積される。ETHBMは、ZnO、TiO2、SnO2、WO3、Fe2O3等といった金属酸化物であり得、非ドープ又はnドープであり得る。続いて、実施例1で説明したナノコンポジット膜はETHBM上で加工される。最終的に、上部電極はナノコンポジット膜上に堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法により堆積され得る。
上部電極の堆積前の実施例3のデバイスから始める。ホール輸送/電子遮断材料(HTEBM)層は、スパッタリング若しくは蒸着といった真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積技術を用いて堆積される。HTEBMの例として、NiO、Cu2O、CuI、CuSCN、CuPc、ZNPc等が挙げられ、pドープ又は非ドープであり得る。最終的に上部電極は、HTEBM上に堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法により堆積され得る。
上部電極の堆積前の実施例1のデバイスから始める。ホール輸送/電子遮断材料(HTEBM)層は、スパッタリング若しくは蒸着といった真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積技術を用いて、ナノコンポジット層上で堆積される。HTEBMの例として、NiO、Cu2O、CuI、CuSCN、CuPC、ZnPC等が挙げられ、非ドープ又はpドープであり得る。最終的に、上部電極はHTEBM上で堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法により堆積され得る。
実施例1のTCE被覆基板から始める。第一物質のNP、第二物質のNP、第三物質のNPの混合物から成る層が堆積され、この層はナノコンポジットから成る。第一物質はETHBMで、第二物質は吸収材で、第三物質はHTEBMである。この3つの型のNPは、種々の方法で堆積され得る。1つの実施例は、全ての3つの物質のNPのコロイド懸濁液形成を含む。続いて、全ての3つの物質のNPは、回転塗布、溶射、ディッピング、インクジェット印刷、ドクターブレーディング、電気泳動法、電気化学堆積法等の種々の溶液堆積技術により、TCE被覆基板上で堆積される。最終的に、上部電極はナノコンポジット膜上に堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法により堆積され得る。
実施例6の他の実施例においては、ETHBMは、スパッタリング若しくは蒸着といった真空技術又は溶液堆積技術を用いて、TCE及びナノコンポジット間に配置される。ETHBMの例として、ZnO、TiO2、SnO2、WO3等が挙げられ、非ドープ又はnドープであり得る。
実施例6の他の実施例においては、HTEBMは、スパッタリング若しくは蒸着といった真空技術又は溶液堆積技術を用いて、ナノコンポジット及び上部電極間に配置される。HTEBMの例として、NiO、Cu2O、CuI、CuSCN、CuPc、ZnPc等が挙げられ、非ドープ又はpドープであり得る。
実施例6の他の実施例においては、スパッタリング若しくは蒸着といった真空技術又は溶液堆積技術を用いて、ETHBMはTCE及びナノコンポジット間に、HTEBMはナノコンポジット及び上部電極間に配置される。ETHBMの例としてZnO、TiO2、SnO2、WO3、Fe2O3等が挙げられ、非ドープ又はnドープであり得る。HTEBMの例として、NiO、Cu2O、CuI、CuSCN、CuPc、ZnPc等が挙げられ、非ドープ又はpドープであり得る。
実施例1のTCE被覆基板から始める。ETHBMのNPから成る層は、溶液堆積法を用いてTCE上に堆積される。ETHBMの例としては、ZnO、TiO2、SnO2、WO3、Fe2O3等が挙げられ、非ドープ又はnドープであり得る。吸収材のNPの第二層は、溶液堆積法を用いてETHBM層上に堆積される。吸収材の例として、Si、Ge,SiGe合金、CuO、Cu2O、FeO、Fe2O3、Cu2S等が挙げられる。HTEBMのNPの第三層は、溶液堆積法を用いて吸収材層上に堆積される。HTEBMの例としては、NiO、CuI、CuSCN、CuPc、ZnPc等が挙げられ、非ドープ又はpドープであり得る。3層の化合物は、多層コンポジットを形成する。これらの各層の厚さは約50nm〜5000nmに及び、より好適には約50nm〜1000nmで、最も好適には約50nm〜500nmである。これらのNPの各層は、各層のNPの堆積後、続けて焼結され得る。焼結処理はまた、2層が堆積され、続く第3層の堆積後の焼結処理後に実施され得る。焼結処理は、全ての3層の堆積後に実施され得る。最終的に、上部電極はナノコンポジット膜上に堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法により堆積され得る。
実施例10の他の実施例においては、ETHBMは、スパッタリング若しくは蒸着といった真空技術又は溶液堆積法を用いて、TCE及び複数ナノコンポジット間に配置される。ETHBMの例としては、ZnO、TiO2、SnO2、WO3、Fe2O3等が挙げられ、非ドープ又はnドープであり得る。
実施例10の他の実施例においては、HTEBMは、スパッタリング若しくは蒸着といった真空技術又は溶液堆積法を用いて、複数ナノコンポジット及び上部電極間に配置される。HTEBMの例としては、NiO、Cu2O、CuI、CuSCN、CuPc、ZnPc等が挙げられ、非ドープ又はpドープであり得る。
実施例10の他の実施例においては、スパッタリング若しくは蒸着といった真空技術又は溶液堆積法を用いて、ETHBMはTCE及び複数ナノコンポジット間に配置され、HTEBMは複層ナノコンポジット及び上部電極間に配置される。ETHBMの例としては、ZnO、TiO2、SnO2、WO3、Fe2O3等が挙げられ、非ドープ又はnドープであり得る。HTEBMの例としてはNiO、Cu2O、CuI、CuSCN、CuPc、ZnPc等が挙げられ、非ドープ又はpドープであり得る。
実施例1のTCE被覆基板から始める。実質的に膜に対して直角であるが、正確に直角である必要はないナノコラム、ナノチューブ等といった拡張ナノ構造層を堆積する。これらの拡張ナノ構造に使用され得る物質の例としては、ZnO、TiO2、SnO2、WO3及びFe2O3といった金属酸化物、FeS2、SnSといった金属硫化物、FeSi2といったIV族半導体物質から成る半導体物質が挙げられ、非ドープ又はnドープであり得る。拡張ナノ構造と同じ物質から成る薄膜は、まずTCE上で堆積され、拡張ナノ構造はこの薄膜上で成長する。この薄膜は、材料のNP層の焼結又はスパッタリング若しくは蒸着といった真空法又は液相堆積法により形成され得る。この薄膜及び/又は拡張ナノ構造はETHBMとしても機能する。拡張ナノ構造は種々の方法により成長又は堆積され得る。1つの実施例は溶液成長技術を含む。このような方法(好適な実施例)の1つの例は、拡張ナノ構造を形成する物質の薄膜の有無に係わらず、ZnOナノコラムを堆積するための、酢酸亜鉛といった金属塩前駆体アルカリ使用液から成る(例:NaOH水溶液)TCE被覆基板の適切な方法へのディッピングを含む。
上部電極が堆積される前に、第二物質上にホール輸送/電子遮断材料(HTEBM)が堆積される第三物質を除き、実施例14で説明したものと同等のデバイスが製造される。第三物質は、スパッタリング若しくは蒸着といった真空技術又は溶液堆積法を用いて堆積される。この第三物質は、NiO、Cu2O、CuI、CuSCN、CuPc、ZnPc等といった種々の物質であり得る。最終的に、上部電極は第三物質上に堆積される。この上部電極はスパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法で堆積され得る。
実施例14で説明したものと類似のデバイスが製造されるが、第二物質は空孔型欠陥を充填せず、第二物質の薄膜で拡張ナノ構造を被覆するために堆積されるため、空孔型欠陥は拡張ナノ構造間及び内部に残存する。続いて、第三物質は、実施例15で説明したHTEBMであり、拡張ナノ構造よりも高いレベルの空孔型欠陥内で堆積される。最終的に、上部電極は第三物質上で堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等の方法で堆積され得る。
実施例1のTCE被覆された基板から始める。電子輸送/ホール遮断材料(ETHBM)膜は、スパッタリング若しくは蒸着といった真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積法を用いて堆積される。ETHBMは、ZnO、TiO2、SnO2、WO3、Fe2O3等の金属酸化物であり得、非ドープ又はnドープであり得る。薄い吸収膜は、ETHBM上に堆積される。この吸収物質は、Si、Ge、SiGe合金、CuO、Cu2O、FeO、Fe2O3、Cu2S、FeS2、SnS等であり得る。この吸収物質の厚さは、約50nm〜5000nmに及び得る。この物質は、実施例14で説明した種々の方法で堆積され得る。ホール輸送/電子遮断材料(HTEBM)膜は、スパッタリング若しくは蒸着と言った真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積法を用いて吸収物質上に堆積される。HTEBMは、NiO、Cu2O3、CuI、CuSCN、CuPC等といった種々の物質であり得る。最終的に、上部電極は第三物質上に堆積される。この上部電極はスパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法で堆積され得る。

このデバイス構成は、ナノコンポジット物質を除き、実施例3と同等である。この例においては、ナノコンポジット物質は、溶液堆積法を用いて第二物質がナノポーラス内に充填された第一物質から成る。第一物質の例としては、Si、Ge、SiGe合金、ZnO、TiO2、SnO2、WO3、Fe2O3といった金属酸化物、FeS2、SnS、Cu2Sといった金属硫化物、FeSi2といったIV族半導体類から成る半導体物質等から成るナノポーラスであり得る。1つの実施例においては、ナノポーラスSiのナノ細孔はGeで充填される。他の実施例においては、ナノポーラスGeのナノ細孔はSiで充填される。他の実施例においては、ナノポーラスSi又はナノポーラスGeのナノ細孔は、ZnO、TiO2、SnO2、WO3、Fe2O3等といった金属酸化物で充填される。他の実施例においては、ZnO、TiO2、SnO2、WO3、Fe2O3等といったナノポーラス金属酸化物のナノ細孔は、以下の物質(Si、Ge、SiGe合金、CuO、Cu2O、FeO、Fe2O3、Cu2S)で充填される。
このデバイス構成は、ナノコンポジット及び上部電極間に配置されたホール輸送/電子遮断材料(HTEBM)層を除き、実施例20と同等である。このHTEBMはスパッタリング若しくは蒸着といった真空技術又は厚さが約100nm〜1000nmに及ぶ溶液堆積法を用いて堆積される。HTEBMの例としては、NiO、Cu2O3、CuI、CuSCN、CuPc、ZnPc等が挙げられる。最終的に、上部電極はHTEBM上に堆積される。この上部電極は、スパッタリング、蒸着、スクリーン印刷、塗装、ホイル積層等といった方法で堆積され得る。

前記半導体材料層から形成され、実質的に前記複数のナノ構造を被覆するため、前記2つ以上のナノ構造の高さからの分離距離にある半導体材料表面領域とを含み、
厚さが約50nm〜2000nmに及び、前記複数のナノ構造と半導体材料を含むサンドイッチ型構造の特性を示す、
