Abstract
【解決手段】本発明は、原子層成長法により層を堆積させる方法に関するものである。この方法は、f’)半導体基板を反応器内に供給するステップと、g’)第1の前駆体ガスをパルス状で反応器内に供給するステップと、h’)第2の前駆体ガスをパルス状で反応器内に供給するステップと、i’)不活性雰囲気を反応器内に供給するステップと、j’)ステップ(g)からステップ(i)までを繰り返すステップとを含んでいる。ここで、ステップ(i)の実施時に、半導体基板を、少なくとも1回、紫外線放射に曝露する。

本発明の第1の実施例(example)においては、塩化ハフニウムのALDを、150℃〜220℃の範囲(図1)の低温(通常の場合に比べて)で実施する。
本発明の実施例2においては、ALDは300℃の従来のプロセスで開始されるが、この場合、Si表面は大幅に異なる様相を呈する。
シリコン半導体基板上に、第1の前駆体であるHfCl4と第2の前駆体であるH2Oとから開始するといったALD堆積が行われる。
Claims (20)
- 原子層成長法により層を堆積させる方法であって、
a’)半導体基板を反応器内に供給するステップと、
b’)第1の前駆体ガスをパルス状で上記反応器内に供給するステップと、
c’)第2の前駆体ガスをパルス状で上記反応器内に供給するステップと、
d’)不活性雰囲気を上記反応器内に供給するステップと、
e’)ステップ(b)からステップ(d)までを少なくとも1回繰り返すステップとを含んでいて、
ステップ(d)の実施時に、上記半導体基板を、少なくとも1回、紫外線に曝露することを特徴とする方法。 - ステップ(a)とステップ(b)との間、及び/又は、ステップ(b)とステップ(c)との間に、不活性雰囲気を上記反応器内に供給するステップをさらに含んでいることを特徴とする、請求項1に記載の方法。
- 上記紫外線への曝露を、不活性雰囲気を上記反応器に供給する上記複数のステップのうちのいずれか1つのステップの実施時に実施することを特徴とする、請求項1又は2に記載の方法。
- 上記紫外線への曝露を、不活性雰囲気を上記反応器に供給する上記複数のステップのうちのいくつか(2つ又はこれより多い)のステップの実施時に実施することを特徴とする、請求項1又は2に記載の方法。
- 上記紫外線への曝露を、不活性雰囲気を上記反応器に供給する各ステップの実施時に実施することを特徴とする、請求項1又は2に記載の方法。
- 上記第1の前駆体ガスを、金属ハロゲン化物、金属酸ハロゲン化物及び有機金属で構成される群から選択することを特徴とする、請求項1〜5のいずれか1つに記載の方法。
- 上記第2の前駆体ガスが、第1の前駆体と組み合わされて酸化物又は酸窒化物を形成するのに適した任意の前駆体で構成される群から選択されたガスを含み、又は上記ガスで構成されていることを特徴とする、請求項1〜5のいずれか1つに記載の方法。
- 上記ガスを、H2O、H2O2、O2及びO3で構成される群から選択することを特徴とする、請求項7に記載の方法。
- 上記紫外線放射の波長を、上記半導体基板を紫外線放射に曝露することなく、同一の方法と比較して水酸基の形成を増加させるとともに、上記第1の前駆体の解離を増加させるのに十分なエネルギを与えるように選択することを特徴とする、請求項1〜8のいずれか1つに記載の方法。
- 上記紫外線放射の波長を、205nm未満、195nm未満、185nm未満又は175nm未満とすることを特徴とする、請求項9に記載の方法。
- 上記不活性雰囲気ガスを、希ガス又は窒素などの不活性ガスをパージすることにより供給することを特徴とする、請求項1〜10のいずれか1つに記載の方法。
- 水、過酸化水素、水素、又は、第1及び第2の前駆体と組み合わされて水酸基を形成するのに適したその他の種が、上記不活性雰囲気に微量存在することを特徴とする、請求項1〜11のいずれか1つに記載の方法。
- 上記半導体基板を、紫外線放射への曝露時に、熱に曝露し、その温度を概ね室温と約350℃との間で変化させることを特徴とする、請求項1〜12のいずれか1つに記載の方法。
- 上記ステップ(b)から上記ステップ(d)までを、約100℃と約250℃との間の温度、又は、約150℃と約220℃との間の温度で実施することを特徴とする、請求項13に記載の方法。
- 上記紫外線放射への曝露を、堆積サイクルを、1回、2回、5回又は10回実施した後に停止させることを特徴とする、請求項1〜14のいずれか1つに記載の方法。
- 上記半導体基板を、紫外線放射に、1回、2回、5回又は10回曝露することを特徴とする、請求項1〜15のいずれか1つに記載の方法。
- 上記半導体基板が、Si、絶縁体上のシリコン、Ge、絶縁体上のゲルマニウム、又は、これらの組み合わせで構成されていることを特徴とする、請求項1〜16のいずれか1つに記載の方法。
- 上記第1の前駆体がHfCl4であり、前記第2の前駆体がH2Oであることを特徴とする、請求項1〜17のいずれか1つに記載の方法。
- 上記不活性ガスが窒素であることを特徴とする、請求項1〜18のいずれか1つに記載の方法。
- 請求項1〜17のいずれか1つに記載の方法によって得られる半導体装置。
