 絶縁破壊が生じ難く、耐冷熱サイクル性及び耐高温放置性に優れた硬化物を与える絶縁材料、並びに電子部品装置及びその製造方法を提供する。  硬化性化合物(a)と、硬化剤(b)と、芳香族骨格を有する高分子ポリマーと、無機フィラー(e)とを特定の割合で含有し、硬化性化合物(a)は、1分子中に2個以上のエポキシ基を有し、かつ少なくとも主鎖の一部に多環式芳香族炭化水素骨格(a1)を有する硬化性化合物、または1分子中に2個以上のエポキシ基を有し、かつ少なくとも主鎖の一部に2個以上の芳香環が単結合で直接結合した骨格(a2)を有する硬化性化合物であり、硬化性化合物(a)の全骨格100重量%中、上記骨格(a1)または上記骨格(a2)の占める割合が30重量%以上である絶縁材料、並びに該絶縁材料からなる絶縁層4を有する電子部品装置1及びその製造方法。

Description

絶縁材料、電子部品装置の製造方法及び電子部品装置
技術分野
[0001] 本発明は、半導体装置などの電子部品装置の絶縁部分を形成するのに適した絶 縁材料に関し、より詳細には、絶縁破壊が生じ難ぐかつ温度変化が与えられた場合 であっても、剥離等が生じ難い硬化物を与える絶縁材料、並びに該絶縁材料を用い た電子部品装置の製造方法及び電子部品装置に関する。
背景技術
[0002] 基板上に半導体素子が実装されている半導体装置の高性能化及び小型化を図る ために、ボンディングワイヤーを用いない面実装技術が用いられてきている。この種 の面実装技術は、例えば下記の特許文献 1に開示されている。面実装技術を用いる 場合には、基板上に半導体素子を接合したり、あるいは電極間の絶縁を図るために 、様々な絶縁体が用いられている。
[0003] 半導体装置等に用いられる絶縁体では、用途によっては、高い電圧が印加された り、あるいは大きな電流が流れたりすることがある。よって、高電圧ゃ大電流に晒され ても、絶縁破壊が生じないことが強く求められている。また、高温で放置されたり、冷 熱サイクルが与えられた際に劣化し難ぐ耐熱性に優れていることも、強く求められて いる。
[0004] ポリイミドゃエポキシ榭脂等力もなる絶縁体が開発されてきている。この種の絶縁体 は、例えば下記の特許文献 2, 3に開示されている。

発明の開示
[0005] し力しながら、特許文献 2, 3に記載の絶縁体は、高電圧ゃ大電流に晒されると、絶 縁破壊が生じることがあった。さら〖こ、これらの絶縁体は、高温で放置されたり、冷熱 サイクルが与えられた際に劣化しがちであった。 [0006] 本発明の目的は、上述した従来技術の現状に鑑み、絶縁破壊が生じ難ぐ耐冷熱 サイクル性及び耐高温放置性に優れた硬化物を与える絶縁材料、並びに該絶縁材 料を用いた電子部品装置及び電子部品装置の製造方法を提供することにある。
[0007] 本発明は、電子部品装置用の絶縁材料であって、硬化性化合物 (a)と、硬化剤 (b )と、芳香族骨格を有する高分子ポリマー (c)と、無機フィラー (e)と、ゴム微粒子 (f)と を含有し、硬化性ィ匕合物(a)は、 1分子中に 2個以上のエポキシ基を有し、かつ少な くとも主鎖の一部に多環式芳香族炭化水素骨格 (al)を有する硬化性ィ匕合物、また は、 1分子中に 2個以上のエポキシ基を有し、かつ少なくとも主鎖の一部に 2個以上 の芳香環が単結合で直接結合した骨格 (a2)を有する硬化性化合物であり、硬化性 化合物(a)の全骨格 100重量%中、骨格 (al)または骨格 (a2)の占める割合が 30重 量%以上であり、絶縁材料に含まれている全榭脂成分の合計 100重量%中、硬化 性化合物(a)を 20〜90重量%の範囲、高分子ポリマー(c)を 5〜60重量%の範囲 でそれぞれ含み、絶縁材料 100体積0 /0中、無機フィラー (e)を 40〜90体積0 /0の範 囲で含むことを特徴とする。
[0008] 本発明では、上記硬化性化合物(a)は、ナフタレン骨格、アントラセン骨格、ピレン 骨格、フルオレン骨格、キサンテン骨格及びビフヱ-ル骨格力 なる群力 選択され た少なくとも 1つの骨格を有することが好ましい。
[0009] また、本発明では、上記芳香族骨格を有する高分子ポリマー (c)として、様々な高 分子ポリマーを用いることができる力 エポキシ基を有する高分子ポリマーが好ましい 。また、上記高分子ポリマー(c)は、好ましくは、スチレン系重合体及び Z又はフエノ キシ榭脂である。上記フエノキシ榭脂のガラス転移温度 Tgは、 110〜200°Cの範囲 にあることが好ましい。

[0035] 本発明に係る電子部品装置の製造方法は、本発明の絶縁材料を用いて電子部品 装置を製造する方法であって、電子部品素子が実装された基板の電子部品素子の 外表面の少なくとも一部を絶縁材料で被覆して絶縁材料層を形成する工程と、絶縁 材料層を硬化させて絶縁層とする工程と、絶縁材料層または絶縁層に高密度ェネル ギ一線を照射し、絶縁層に配線用の孔を形成する工程と、孔に配線材料を充填する 工程と、孔に充填された配線材料と電気的に接続される配線パターンを絶縁材料層 または絶縁層の表面に形成する工程とを備えることを特徴とする。

(発明の効果)
[0039] 本発明に係る絶縁材料では、硬化性化合物 (a)と、硬化剤 (b)と、芳香族骨格を有 する高分子ポリマー (c)と、無機フィラー (e)と、ゴム微粒子 (f)とを上記特定の割合で 含有し、硬化性化合物(a)は、 1分子中に 2個以上のエポキシ基を有し、かつ少なくと も主鎖の一部に多環式芳香族炭化水素骨格 (al)を有する硬化性化合物、または、 1分子中に 2個以上のエポキシ基を有し、かつ少なくとも主鎖の一部に 2個以上の芳 香環が単結合で直接結合した骨格 (a2)を有する硬化性化合物であり、硬化性化合 物(a)の全骨格 100重量%中、上記骨格 (al)または上記骨格 (a2)の占める割合が 30重量%以上であるため、その硬化物は、絶縁性に優れ、かつ絶縁破壊を抑制す ることがでさる。
[0040] さらに、本発明の絶縁材料の硬化物は、高温に放置されたり、冷熱サイクルが与え られたとしても、劣化し難ぐクラックも生じ難い。従って、本発明の絶縁材料の硬化 物を用いて、電子部品装置の絶縁層などを形成することにより、半導体装置などの電 子部品装置の耐熱性を高めることができる。
[0041] 本発明に係る電子部品装置の製造方法では、基板に実装された電子部品素子の 外表面の少なくとも一部を本発明の絶縁材料で被覆して絶縁材料層を形成するェ 程と、該絶縁材料層を硬化させて絶縁層を形成する工程と、該絶縁材料層または絶 縁層に高密度エネルギー線を照射し、絶縁材料層または絶縁層に配線用の孔を形 成し、孔に配線材料を充填し、さらに絶縁材料層または絶縁層表面に配線パターン を形成する各工程を備えるため、本発明に従って、絶縁性及び耐熱性に優れている 絶縁層が設けられた電子部品装置を提供することができる。

[0051] 上記硬化性化合物 (a)の全骨格 100重量%中、上記多環式芳香族炭化水素骨格
(al)、または上記 2個以上の芳香環が単結合で直接結合した骨格 (a2)の占める割 合は 30重量%以上である。上記骨格 (al)または上記骨格 (a2)の占める割合が 30 重量%未満であると、硬化物の絶縁性が低くなり、絶縁破壊が生じ易くなる。上記骨 格 (al)または上記骨格 (a2)の占める割合 (重量%)は、例えば高速液体クロマトダラ フィー (HPLC)等で各成分を分離し、ガスクロマトグラフ質量分析計 (GC— MS)等 により各成分を同定した後に、 { (上記骨格 (al)または上記骨格 (a2)の分子量) / ( 分子全体の分子量) } X 100で算出することができる。硬化性化合物 (a)の全骨格 10 0重量%中、上記骨格 (al)または上記骨格 (a2)の占める割合は、好ましくは 35重 量%以上である。
[0052] 上記硬化性化合物(a)の重量平均分子量は、配合物の粘度を抑え、上記無機フィ ラー(e)を充填しやすくするため、 1000未満が好ましい。また、上記硬化性化合物( a)は、主鎖中に繰り返し構造単位がないことが好ましい。

上記硬化促進剤としては、さらに高融点イミダゾール化合物、ジシアンジアミド又は アミンをエポキシ榭脂等に付加したァミン付加型促進剤等の高融点分散型潜在性促 進剤、イミダゾール系、リン系又はホスフィン系の促進剤の表面をポリマーで被覆した マイクロカプセル型潜在性促進剤、アミン塩型潜在性硬化促進剤、ルイス酸塩、ブレ ンステッド酸塩等の高温解離型で熱カチオン重合型の潜在性硬化促進剤等に代表 される潜在性硬化促進剤も使用することができる。なかでも、硬化速度や硬化物の物 性などの調整をするための反応系の制御をしやす 、ことから、高融点イミダゾール系 硬化促進剤が好適に用いられる。これらの硬化促進剤は、単独で用いられても良い し、 2種類以上が併用されても良い。取扱性に優れているので、硬化促進剤の融点 は 100°C以上が好ましい。

温度計、滴下ロート、冷却管、分留管及び撹拌器を取り付けたフラスコに、 4, 4 ' ジヒドロキシ一 3, 3 ' , 5, 5,一テトラメチルビフエ-ル 242g ( l . 0モル)、ベンジルァ ルコール 432g (4. 0モル)を仕込み、室温下、窒素を吹き込みながら撹拌した。これ にメタンスルホン酸 10gを発熱に注意しながら添加した。その後油浴中で 150°Cまで 加熱し、分留管を用いて生成するメタノールを抜き出した後、更に 5時間反応させた 。反応終了後、更にメチルイソプチルケトン 1400gを加え、溶解後、分液ロートに移し た。次いで洗浄水が中性を示すまで水洗後、有機層から溶媒を加熱減圧下に除去 し、変性 2価フエノール化合物 579gを得た。
[0168] 温度計、滴下ロート、冷却管及び撹拌機を取り付けたフラスコに、窒素ガスパージ を施しながら、得られた変性 2価フエノール化合物 305g、ェピクロルヒドリン 463g(5. 0モル)、 n—ブタノール 139g、テトラエチルベンジルアンモ -ゥムクロライド 2gを仕込 み溶解させた。 65°Cに昇温した後、共沸する圧力まで減圧して、 49%水酸化ナトリ ゥム水溶液 90g (l. 1モル)を 5時間かけて滴下した。その後、同条件で 0. 5時間撹 拌を続けた。この間、共沸によって留出してきた留出分をディーンスタークトラップで 分離し、水層を除去し、油層を反応系内に戻しながら、反応を行った。その後、未反 応のェピクロルヒドリンを減圧蒸留によって留去させた。得られた粗エポキシ榭脂にメ チルイソブチルケトン 590gと n—ブタノール 177gとをカ卩ぇ溶解した。更にこの溶液に 10%水酸ィ匕ナトリウム水溶液 10gを添加し、 80°Cで 2時間反応させた後に、洗浄液 の PHが中性を示すまで水 150gで水洗を 3回繰り返した。次いで共沸によって系内 を脱水し、濾過を経た後に、溶媒を減圧下で留去して、上記式 (A)で表されるビフエ -ル含有ノボラック型エポキシ榭脂 A356gを得た。

300mlの 4口フラスコに、トルエン 55g、 p— (1—ァダマンチル)フエノール 50. 2g、 炭酸ソ―ダ 23. 3gを仕込み 70°Cに昇温した。これに 4, 4'—ビス(クロロメチル)ビフ ェニル 25. lgを少量ずつ 1時間かけて添カ卩した。この後、 80°Cで 8時間、 95°Cで 5 時間反応させた。塩ィ匕水素ガスの発生は殆ど認められな力つた。反応終了後、析出 した塩を除去し、メタンスルフォン酸 0. lgを濾液に添カ卩し、 90°Cで 1時間反応させた 。過剰のメタンスルフォン酸を苛性ソーダで中和した後、トルエンを留去し、冷却する ことにより、上記式 (B)で表されるビフエ二ル含有ノボラック型エポキシ榭脂 B45gを得 [0170] (実施例 1)
ホモディスパー型攪拌機を用い、下記表 1に示す割合 (単位は重量部)で各材料を 配合し、溶剤と共に均一に混練し、絶縁材料を調製した。
[0171] 50 μ m厚の離型 PETシートに、上記絶縁材料を 200 μ m厚に塗工し、 70°Cォー ブンにて 1時間乾燥し、 200 m厚の絶縁フィルムを作製した。

使用した材料の種類及び配合量を下記の表 1, 2に示すように変更したこと以外は 、実施例 1と同様にして絶縁材料を調製し、絶縁フィルムを作製した。
[0173] (実施例及び比較例の絶縁材料の評価)
各絶縁フィルムにつ 、て、以下の項目を評価した。
[0174] (1)絶縁破壊電圧
絶縁フィルムを 100mm X 100mm角に切り出したものを 200°Cオーブンで 1時間 硬化し、テストサンプルを作製した。このサンプルを耐電圧試験器(MODEL7473、 EXTECH Electronics社製)にて、 20kVZ60秒の速度で電圧をかけ、 3mAの電 流が流れた場合の電圧を絶縁破壊電圧として測定した。
[0175] (2)ガラス転移温度
絶縁フィルムを 5mm X 50mm角に切り出したものを 200°Cオーブンで 1時間硬化 し、テストサンプルを作製した。これを DMA装置 (DVA— 200、アイティー計測制御 社製)にて引っ張りモード、チャック間距離 24mm、昇温速度 5°C毎分、測定周波数 1 0Hz、 1%歪みで—60〜320°Cまで昇温した時の温度 貯蔵弾性率 (Ε' )、温度 損失弾性率 (Ε")、温度— E"ZE' (tan δ )の傾きを測定し、 tan δの最大ピーク温 度をガラス転移温度として算出した。絶縁材料のガラス転移温度としては、 170°C以 上が好ましぐより好ましくは 180°C以上、更に好ましくは 200°C以上である。
[0176] (3)線膨張係数
絶縁フィルムを 3mm X 25mm角に切り出したものを 200°Cオーブンで 1時間硬化 し、テストサンプルを作製した。これを TMA装置(TMA/SS6000、セイコーインスト ロメント社製)にて 10°C毎分で 320°Cまで 1回昇温したのち— 45°Cから 130°Cまで 1 0°C毎分で昇温した時の温度一 TMA直線の傾きを測定し、その逆数を線膨張係数 として算出した。絶縁材料の線膨張係数としては、 40ppm以下が好ましぐより好まし くは 30ppm以下が好まし!/、。
[0177] (4)冷熱サイクル試験後のクラック又は剥離の有無
銅基板の上にシリコンチップを半田付けした上カゝら基板全体を絶縁材料を真空ラミ ネーター(MVLP— 500、メイキ製作所製)にて 40°Cの条件下でラミネートし、 200°C オーブンで 1時間加熱硬化し、テストサンプルを作製した。これを 1チャンバ一式冷熱 サイクル試験機(WINTECH NT510、 ETACH社製)にて—40°C、 20分及び 12 5°C20分を 1サイクルとして 500サイクルまたは 1000サイクル行った。試験後の硬化 物表面のクラックの有無を光学顕微鏡(TRANSFORMER— XN、 Nikon社製)、 剥離の有無を超音波探傷装置 (mi— scope hyper, 日立建機ファインテック社製) にて観察した。テストサンプル 10検体中のクラック又は剥離が発生したテストサンプ ルの数を数え、下記の基準により評価した。

[0179] (5)高温放置試験後のクラック又は剥離の有無
銅基板の上にシリコンチップを半田付けした上カゝら基板全体に絶縁材料を真空ラミ ネーター(MVLP— 500、メイキ製作所製)にて 40°Cの条件下でラミネートし、 200°C オーブンで 1時間加熱硬化し、テストサンプルを作製した。これを 200°Cオーブンに 5 00時間または 1000時間放置した。試験後の硬化物表面のクラックの有無を光学顕 微鏡 (TRANSFORMER— XN、 Nikon社製)、剥離の有無を超音波探傷装置 (mi -scope hyper, 日立建機ファインテック社製)にて観察した。テストサンプル 10検 体中のクラック又は剥離が発生したテストサンプルの数を数え、下記の基準により評 価し 7こ。

未硬化の絶縁フィルムの表面を指で触れて、下記評価基準により、タック性を官能評 価し 7こ。
タック性の評価基準
◎:指触により粘着力を充分感じる程度にタック性があり、初期粘着力に非常に優れ る。
〇:指触により粘着力を感じる程度にタック性があり、初期粘着力に優れる。
△:指触により粘着力をやや感じる程度にタック性があり、初期粘着力を有する。
X:指触により粘着力をほとんど感じない程度にし力タック性がなぐ初期粘着力が充 分ではない。
[0182] (7)未硬化の絶縁フィルムの取扱性
絶縁フィルムを離型 PETシートごと A4サイズにカットし、離型 PETシートから絶縁フィ ルムを剥離する際の取扱性を下記評価基準で評価した。
取扱性の評価基準
〇:問題なく取り扱える
△:フィルム状ではある力 僅かな力で伸び、破断がおきる
X:フィルムを形成していない

テンシロン万能試験機(ORIENTEC社製: RTC— 1310A)を用いて、試料サイズ 1 cm X 10cm及び試料厚み 200 μ mの絶縁フィルムの硬化物の引っぱり破断伸び率 を、チャック間距離 50mm、引っぱり速度 5mmZ分、試験環境 23°C及び相対湿度 5 0%で測定した。
結果を下記の表 1, 2に示す。

Claims

請求の範囲 [1] 電子部品装置用の絶縁材料であって、 硬化性化合物 (a)と、硬化剤 (b)と、芳香族骨格を有する高分子ポリマー (c)と、無 機フイラ一 (e)と、ゴム微粒子 (f)とを含有し、 前記硬化性ィ匕合物(a)は、 1分子中に 2個以上のエポキシ基を有し、かつ少なくとも 主鎖の一部に多環式芳香族炭化水素骨格 (al)を有する硬化性化合物、または、 1 分子中に 2個以上のエポキシ基を有し、かつ少なくとも主鎖の一部に 2個以上の芳香 環が単結合で直接結合した骨格 (a2)を有する硬化性化合物であり、前記硬化性ィ匕 合物 (a)の全骨格 100重量%中、前記骨格 (al)または前記骨格 (a2)の占める割合 力 S30重量%以上であり、 絶縁材料に含まれている全榭脂成分の合計 100重量%中、前記硬化性化合物 (a )を 20〜90重量%の範囲、前記高分子ポリマー(c)を 5〜60重量%の範囲でそれぞ れ含み、 絶縁材料 100体積%中、前記無機フィラー (e)を 40〜90体積%の範囲で含むこと を特徴とする、絶縁材料。 [2] 前記硬化性化合物(a)は、ナフタレン骨格、アントラセン骨格、ピレン骨格、フルォ レン骨格、キサンテン骨格及びビフエ二ル骨格力 なる群力 選択された少なくとも 1 つの骨格を有する、請求項 1に記載の絶縁材料。 [3] 前記高分子ポリマー(c)がエポキシ基を有する、請求項 1または 2に記載の絶縁材 料。 [4] 前記高分子ポリマー(c)力 スチレン系重合体及び Z又はフエノキシ榭脂である、 請求項 1〜3のいずれか 1項に記載の絶縁材料。 [5] 前記フエノキシ榭脂のガラス転移温度 Tgが、 110〜200°Cの範囲にある、請求項 4 に記載の絶縁材料。 [6] 前記フエノキシ榭脂が、ナフタレン骨格、フルオレン骨格、ビフエ-ル骨格、アントラ セン骨格、ピレン骨格、キサンテン骨格、ァダマンタン骨格及びジシクロペンタジェン 骨格力もなる群力も選択された少なくとも 1つの骨格を有する、請求項 4または 5に記 載の絶縁材料。 前記フエノキシ榭脂が、下記式(1)〜(6)で表される骨格のうち、少なくとも 1つの骨 格を有する、請求項 4〜6の 、ずれカゝ 1項に記載の絶縁材料。 [化 1]

[19] 請求項 1〜18のいずれか 1項に記載の絶縁材料を用いて電子部品装置を製造す る方法であって、
電子部品素子が実装された基板の電子部品素子の外表面の少なくとも一部を前 記絶縁材料で被覆して絶縁材料層を形成する工程と、
前記絶縁材料層を硬化させて前記絶縁層とする工程と、
前記絶縁材料層または絶縁層に高密度エネルギー線を照射し、前記絶縁層に配 線用の孔を形成する工程と、
前記孔に配線材料を充填する工程と、
前記孔に充填された配線材料と電気的に接続される配線パターンを前記絶縁材料 層または絶縁層の表面に形成する工程とを備えることを特徴とする、電子部品装置 の製造方法。
[20] 前記電子部品素子として半導体素子を用い、前記電子部品装置として半導体装置 を製造することを特徴とする、請求項 19に記載の電子部品装置の製造方法。
[21] 請求項 1〜18のいずれか 1項に記載の絶縁材料の硬化物力もなる絶縁層を有する 電子部品装置であって、
基板と、
前記基板上に実装された電子部品素子と、
前記絶縁材料の硬化物により形成されており、前記電子部品素子の外表面の少な くとも一部を被覆するように設けられて ヽる絶縁層とを備え、該絶縁層には前記電子 部品素子の外表面力 絶縁層の表面に至る孔が形成されており、
前記絶縁層の前記孔に充填された配線材料と、
前記絶縁層表面に形成されており、前記配線材料に電気的に接続されるように設 けられた配線パターンとをさらに備えることを特徴とする、電子部品装置。
[22] 前記電子部品素子が半導体素子であり、それによつて半導体装置が構成されてい る、請求項 21に記載の電子部品装置。
