Claims (8)
- 被試験ウェハに形成された回路と試験信号を送受信する試験モジュール、
前記試験モジュールおよび前記被試験ウェハの間で前記試験信号の伝送経路を結合する結合部、
圧力を供給された場合に前記被試験ウェハを前記結合部に当接させる保持部、並びに、
前記保持部および前記結合部を収容する筐体
を各々が有して、前記筐体の内部で前記被試験ウェハを試験する複数の試験ユニットと、
前記複数の試験ユニットによる試験の対象となる被試験ウェハを格納した、前記複数の試験ユニットに対して共通な格納部と、
前記格納部および前記複数の試験ユニットの各々の間で前記被試験ウェハを搬送する搬送部と、
前記複数の試験ユニットの各々に試験の手順を指示するメインフレームと、
前記複数の試験ユニットの各々に電力を供給する、前記複数の試験ユニットに対して共通な電源と、
前記複数の試験ユニットの各々に前記圧力を供給する、前記複数の試験ユニットに対して共通な圧力源と
を備える試験装置。 - 前記複数の試験ユニットは、鉛直方向に積層して配列される請求項1に記載の試験装置。
- 前記複数の試験ユニットの各々は、前記保持部に対して圧力源を連通または遮断させるバルブを更に有する請求項1に記載の試験装置。
- 前記複数の試験ユニットの各々は、前記電源から供給される電力を安定させる電力管理部を更に有する請求項1に記載の試験装置。
- 前記試験モジュールは、前記被試験ウェハに含まれる複数の回路の各々を過電流から遮断する個別遮断器と、前記被試験ウェハの全体を過電流から遮断する全体遮断器とをそれぞれ備える請求項1に記載の試験装置。
- 前記保持部は、負圧を供給された場合に前記被試験ウェハを吸着して当該被試験ウェハを前記結合部に当接させる請求項1に記載の試験装置。
- 前記保持部は、正圧を供給された場合に膨張する押圧部を有し、前記押圧部により前記被試験ウェハを前記結合部に押し付ける請求項1に記載の試験装置。
- 前記保持部は、前記被試験ウェハにおいて回路が形成された領域に隣接した平坦な領域に対して、前記領域の直近において気密に接して前記被試験ウェハを吸着する請求項6に記載の試験装置。
