Claims (4)

  1. 複数の配線層が絶縁層を介在させて積層され、該絶縁層に形成されたビアホールを介して層間接続された構造体と、
    前記構造体の電子部品実装面側に搭載されたインターポーザと、
    前記構造体と前記インターポーザとの間隙に充填され、かつ、前記構造体の電子部品実装面側及び該電子部品実装面側と反対側の各最外層の配線層に画定されたパッド部を除いて表面全体を覆うとともに、前記インターポーザを底面とする凹部が形成されるよう前記インターポーザの周囲を覆うモールド樹脂とを有することを特徴とする電子部品実装用パッケージ。
  2. 複数の配線層が絶縁層を介在させて積層され、該絶縁層に形成されたビアホールを介して層間接続されるとともに、電子部品実装面と反対側の面に、最外層の配線層に画定されたパッド部を露出させて保護膜が形成された構造体と、
    前記構造体の電子部品実装面側に搭載されたインターポーザと、
    前記構造体と前記インターポーザとの間隙に充填され、かつ、前記構造体の前記保護膜が形成されている部分を除いて表面全体を覆うとともに、前記インターポーザを底面とする凹部が形成されるよう前記インターポーザの周囲を覆うモールド樹脂とを有することを特徴とする電子部品実装用パッケージ。
  3. 複数の配線層が絶縁層を介在させて積層され、該絶縁層に形成されたビアホールを介して層間接続された構造体と、
    前記構造体を搭載する側と反対側の面に、最外層の配線層に画定されたパッド部を露出させて保護膜が形成された配線基板と、
    前記配線基板と前記構造体との間隙に充填され、かつ、前記配線基板の前記保護膜が形成されている部分を除いて表面全体を覆うとともに、前記構造体を底面とする凹部が形成されるよう前記構造体の周囲を覆うモールド樹脂とを有することを特徴とする電子部品実装用パッケージ。
  4. 前記構造体を搭載する前記配線基板は、支持基材としてのコア基板を有していることを特徴とする請求項３に記載の電子部品実装用パッケージ。
