【課題】銅または銅合金とニッケルを同時に有する電子基板から銅または銅合金をエッチングする工程において、使用時の泡立ちが少なく、銅または銅合金のエッチングを高選択的に行うことができるエッチング液を提供することを目的とする。 【解決手段】銅または銅合金とニッケルを同時に有する電子基板から銅または銅合金を選択的にエッチングする工程用のエッチング液であって、鎖状アルカノールアミン(A)、酸基を分子内に有するキレート剤(B)、および過酸化水素(C)を必須成分とする銅または銅合金用エッチング液を使用する。

電子デバイスは性能向上のため素子の微細化、 高密度化が進んでいるが、 特に半導体デバ イスでは微細化技術が限界に近づきつつある。 高密度化の技術として従来のワイヤボンデ イング、 フリップチップやバンプを用いて 3次元構造のデバイスが実用化されているが、 さらなる高密度化が望まれている。 そこでシリコンを貫通している細いビアを作成し、 銅 などの導電体を充填し電極を作成する技術 (T S V技術) の開発が進んでいる (非特許文 献 1 ) 。

一般的に T S V技術において銅を電極とする場合、 シリコン基板に孔を空け、 孔の内壁 にシリコン酸化膜、 チタン等のバリヤメタル層を作成した後、 有機金属気相成長法や物理 的気相成長法により銅のシード層を作成する (図 1 ) 。 次に電極を形成する部位以外の銅 のシード層の上にレジスト榭脂により保護膜を形成する (図 2 ) 。 さらに保護膜が形成さ れていない部分に銅などの金属を埋め込み、 バンプの形成が行われる。 し力 し、 銅のまま であると表面酸化現象などで接続信頼性が劣るため、 一般的に二ッケル層と金や錫および 銀の合金からなる半田層がそれぞれ積層される (図 3 ) 。 このあとレジスト樹脂を除去す ることでバンプが形成される (図 4 ) 。

ところで銅のシード層とバリヤメタル層はシリコン基板の孔の内部だけでなくシリコン基 板表面にも形成されており、 レジストを除去した後も残ったままである。 このため、 エツ チング液により除去しなければならない (図 5 ) 。

このうち銅のシード層をゥエツトエッチングする方法として、 硫酸と過酸化水素混合液な どの酸と酸化剤からなるエッチング液を用いた方法が広く用いられている (特許文献 1 )
。 また、 塩化第二銅や塩化第二鉄を含むエッチング液を用いた方法も広く知られている ( 特許文献 2 ) 。 また、 硫酸と過酸化水素、 ポリエチレングリコール誘導体である界面活性 剤からなるエッチング液を用いた方法も広く知られている (特許文献 3 ) 。

しかしながら特許文献 1〜3のようなエッチング方法では、 電子基板に形成された銅の シード層をバンプ形成後にエッチングする場合、 バンプ形成のために使用したニッケルも エッチングしてしまうため、 バンプが変形するという問題があった。

また、 現在のエッチング装置では、 薬液のバッファ槽の液面をセンサーで検知、 管理して いるため、 エッチング液の泡の発生はセンサーを誤作動させてしまう。 また、 エッチング 液はポンプで循環させているため、 泡はポンプがエアをかむため、 送液に不具合を起こす 。 このため特許文献 3のようなエッチング方法では、 泡が発生してしまい作業性に欠ける という問題があった。

本発明のおける酸基を分子内に有するキレート剤 (B ) は、 キレート効果を有するための 官能基を 2個以上有するものであって、 そのうちの 1個以上が酸基であれば、 他の官能基 はアルコール性水酸基、 フエノール性水酸基、 二トリル基、 チオール基、 アミノ基などで もよい。
本発明のおけるキレート剤 (B ) 中の酸基としては、 カルボキシル基、 ホスホン基、 スル ' ホン基、 リン酸基、 硫酸基、 硝酸基、 ホウ酸基などが挙げられる。
なお、 キレート剤 (B ) は、 エッチング液中で塩の形で含有してもよい。

本発明のェツチング液は配線金属の保護の目的で必要に応じて酸化防止剤を添加するこ とができる。 酸化防止剤としては、 カテキン、 トコフエロール、 カテコール、 メチルカテコール、 ェチ ルカテコーノレ、 t e r t—ブチルカテコール、 没食子酸、 没食子酸メチノレ、 没食子酸プロ ピル等のフエノール類、 3—ヒ ドロキシフラボン、 ァスコルビン酸等が挙げられる。

本発明のェツチング液には、 p H調整の目的で塩基性化合物または酸性化合物を添加する ことができる。
その目的で添加する塩基性化合物は、 アンモニア、 ァミンまたはテトラアルキルアンモニ ゥムヒ ドロキシド、 含窒素複素環式化合物である。 ァミンとしては、 脂肪族ァミン、 アル キレンジァミン、 ポリアルキレンポリアミン、 芳香族ァミン、 脂環式ァミン、 グァニジン などが挙げられる。
また、 その目的で添加する酸性化合物は、 硫酸、 塩酸、 硝酸、 フッ化水素酸などの無機酸 、 酢酸などの有機酸である。

また、 エッチング速度を安定化する目的で、 無機酸またはその塩を添加することが有効で ある。 このような無機酸としては、 硫酸、 塩酸、 硝酸、 フッ化水素酸などが好ましい。

本発明のエッチング液は配線金属の保護の目的で必要に応じて消泡剤を添加することが ' できる。
消泡剤としては、 シリコーン消泡剤、 長鎖アルコール消泡剤、 脂肪酸エステル消泡剤及ぴ 金属セッケン消泡剤等が挙げられる。 エチレンォキサイ ドプロピレンォキサイド共重合体 も消泡剤として使用することができる。

性能評価として、 抑泡性、 銅のエッチング時間、 およびニッケルのエッチング性能 (ニッ ケル 銅のエッチングレート比) を以下の方法で行った。

抑泡性はロス ·マイルス試験 [J I SK3 3 6 2 (1 9 9 8) ] に準じて測定することが でき、 本 J I Sで定める装置、 また試験液として超純水を用いて調整したエッチング剤を 用いた試験により、 全ての試験液を流出した直後の泡の高さ (mm) を目視にて測定し、 下記の判定基準で抑泡性を評価した。

く銅のエッチング時間〉
銅のエッチング時間を、 以下の操作方法で銅シード層の光沢が消失するまでの時間 (分) で評価した。
( 1) シリコン基板に加工を加えて図 4の状態まで作成したウェハ (銅シード層の厚み 1 /z m) を 1 5 mm角の正方形に切断してテストピースを作成した。
なお、 走査型電子顕微鏡 (日立ハイテク社製 S— 4 8 0 0) でウェハを 1 c m各に切断し たテストピースの断面を観察したところ、 バンプの幅は約 3 0 μ πι、 バンプの高さは約 8 mであった。 銅シード層の厚みは 1 μ mであった。
(2) エッチング液をポリプロピレン製の容器に入れて、 この中に上記のテストピースを 浸漬し、 マグネチックスターラーで撹拌した。
(3) 撹拌しながら液中に浸漬した状態でテストピースの表面を目視で観察し、 銅シード 層の全面の銅の光沢が消失する (図 5の 3 :チタン層の全面が見える状態) までの時間を 測定した。
この目的で使用されるエッチング液においては、 銅光沢の消失時間が 1 0分以內であるこ とが好ましい。
なお、 6 0分で光沢が消失しなかったものは、 6 0分で浸漬を中止し、 表 1中には 「> 6 ◦」 と表記した。

くニッゲルのェッチング量および-ッケルノ銅のェッチングレート比 >
ニッケルのエッチング量およびニッケル/銅のエッチングレート比を、 以下の操作方法で 測定し、 評価した。
( 1) シリコン基板に加工を加えて図 4の状態まで作成したウェハ (銅シード層の厚み 1 m) を 1 5 mm角の正方形に切断してテストピースを作成した。
(2) エッチング液をポリプロピレン製の容器に入れて、 この中に上記のテストピースを 1分間浸漬してマグネチックスターラ一で撹拌した後、 取り出した。
(3) 走 ¾型電子顕微鏡 (日立ハイテク社製 S— 4 8 0 0) で、 浸漬前のテス トピースと 浸漬後のテストピースのそれぞれニッケル層の浸食の程度とその幅が確認できる側面の写 真撮影をした。 そして、 写真画像から、 浸漬前のテストピースのニッケル層 (図 4の 7) の幅 Α ι (μ ΐχι) と、 浸漬後のテストピースのニッケル層 (図 5の 7) の幅 A 2 (μ πι) を測定した。
(4) ニッケルのエッチング量として、 下記数式 (1) で算出される浸漬前後のテス トピ ースのニッケノレ層の幅の変化 (差) 厶 AN iを算出した。

表 1から明らかなように、 実施例 1〜 7では、 泡立ちには問題が無く、 銅シード層のエツ チングが速く、 その反面、 ニッケル部分のエッチングが認められず、 高選択的に銅シード 層をエッチングすることができた。

一方、 過酸化水素水を含んでいない比較例 1、 および酸基を分子内に有するキレート剤を 含んでいな 、比較例 2では銅シード層もニッケルもエツチングしない。
鎖状アルカノールァミンを含んでいない比較例 3では、 銅シード層のエッチングは速いも のの、 ニッケルをエッチングしてしまい、 高選択的に銅シード層をエッチングできない。 鎖状アルカノールァミン (A) の代わりにラウリルアルコールの E O 9モル付加物 (Α ' - 1 ) を使用した比較例 4では、 高選択的に銅シード層をエッチングするが、 泡立ちは多 くなってしまう。
酸基を分子内に有しないキレート剤 (Β ' — 1 ) を使用した比較例 5についても銅シード 層のエッチングは遅い。
また、 キレート剤の代わりに硫酸を使用した比較例 6についてはニッケルをエッチングし てし^
【産業上の利用可能性】

本発明の銅または銅合金用エッチング液は、 銅または銅合金とニッケルを同時に有する 物品に対して、 使用時の泡立ちが少なく、 銅または銅合金のエッチングを高選択的に行う ことができるという点で優れているため、 プリント配線基板、 フラットパネルディスプレ 一、 MEM S , 半導体装置などの電子基板製造時の工程用薬剤として有用である。
