Claims (6)
- 前記過酸化水素5〜40重量部;
前記キレート剤1〜2重量部;
前記キレート安定化剤0.1〜0.4重量部;及び、
残量の水;
を含む、請求項1に記載の銅エッチング用組成物。 - 前記酢酸系キレート剤は、ニトリロトリ酢酸、イミノジ酢酸、メチルイミノジ酢酸、ヒドロキシエチルイミノジ酢酸、ジエチレントリアミン五酢酸、エチレンジアミン四酢酸、N−ヒドロキシエチルエチレンジアミン四酢酸、メチルエチレンジアミン四酢酸、及びトリエチレンテトラミン六酢酸から選択される少なくとも1つである、請求項1に記載の銅エッチング用組成物。
- 前記スルホン酸系キレート剤は、スルホン酸、メタンスルホン酸、メタンジスルホン酸、エタンスルホン酸、エタンジスルホン酸、プロパンスルホン酸、ベンゼンスルホン酸、コロロベンゼンスルホン酸、及びエチルベンゼンスルホン酸から選択される少なくとも1つである、請求項1に記載の銅エッチング用組成物。
- 前記ホスホン酸系キレート剤は、エチレンジアミンテトラメチレンホスホン酸、ジエチレントリアミンペンタメチレンホスホン酸、ヒドロキシエチリデンジホスホン酸、及びアミノトリメチレンホスホン酸から選択される少なくとも1つである、請求項1に記載の銅エッチング用組成物。
- 前記銅エッチング用組成物内の溶解可能な銅イオンの最大濃度は、6000ppm以上である、請求項1に記載の銅エッチング用組成物。
