Abstract
Description
一般に、磁気記録媒体としては、Co及びCoを主成分とした合金が使用される。このグラニュラー膜に最適な材料の一つとしてCo-Cr-Pt-SiO2が知られており、これはCoを主成分としたCo-Cr-Pt合金の素地中に無機物材料であるSiO2粒子が分散した無機物粒子分散型スパッタリングターゲットをスパッタリングして作製される。
例えば、急冷凝固法で作製した合金相を持つ合金粉末とセラミックス相を構成する粉末とをメカニカルアロイングし、セラミックス相を構成する粉末を合金粉末中に均一に分散させ、ホットプレスにより成形し磁気記録媒体用スパッタリングターゲットを得る方法が提案されている(特許文献1)。
スパッタリング法とは、正の電極となる基板と負の電極となるターゲットを対向させ、不活性ガス雰囲気下で、該基板とターゲット間に高電圧を印加して電場を発生させるものである。
この時、不活性ガスが電離し、電子と陽イオンからなるプラズマが形成されるが、このプラズマ中の陽イオンがターゲット(負の電極)の表面に衝突するとターゲットを構成する原子が叩き出されるが、この飛び出した原子が対向する基板表面に付着して膜が形成される。このような一連の動作により、ターゲットを構成する材料が基板上に成膜されるという原理を用いたものである。
1)Coからなる金属素地中に無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲットを提供する。
2)Ptが5at%以上50at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲットを提供する。
3)Crが5at%以上40at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲットを提供する。
4)Crが5at%以上40at%以下、Ptが5at%以上30at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲットを提供する。
5)無機物粒子が分散する金属素地が添加元素としてB、Ti、V、Mn、Zr、Nb、Ru、Mo、Ta、Wから選択した1元素以上を、0.5at%以上10at%以下の含有することを特徴とする上記1)~4)のいずれか一項に記載の無機物粒子分散型スパッタリングターゲットを提供する。
6)無機物粒子が、炭素、酸化物、窒化物、炭化物から選択した1成分以上の材料であることを特徴とする上記1)~5)のいずれか一項に記載の無機物粒子分散型スパッタリングターゲットを提供する。
7)スパッタリングターゲットに分散した無機物粒子の表面積(単位:μm2)を該無機物粒子の体積(単位:μm3)で割った値が0.6以上(単位:1/μm)である寸法と形状を備えていることを特徴とする上記1)~6)のいずれか一項に記載の無機物粒子分散型スパッタリングターゲットを提供する。
8)スパッタリングターゲットの断面を観察した組織において、個々の無機物粒子の外周長(単位:μm)を該無機物粒子の面積(単位:μm2)で割り返した値が平均で0.4以上(単位:1/μm)である寸法と形状を備えていることを特徴とする上記1)~6)のいずれか一項に記載の無機物粒子分散型スパッタリングターゲットを提供する。
これらは、磁気記録媒体として必要とされる成分であり、合金成分によって若干の配合割合が異なるが、いずれも有効な磁気記録媒体としての特性を維持することができる。すなわち、グラニュラー構造をもつ磁気記録膜、特に垂直磁気記録方式を採用したハードディスクドライブの記録膜に好適な特性を備える。
基本的には、無機物粒子の電気抵抗率が1×101Ω・m以下であれば良く、その手法に特に制限がないことが容易に理解できるであろう。
これらは磁気記録媒体としての特性を向上させるために、必要に応じて添加される元素である。
こうした無機物粒子としては、例えばNb2O5、SnO2、Ti2O3、Fe3O4、WO2の酸化物、TiNの窒化物、C(黒鉛)、WCの炭化物を挙げることができる。
しかし、この範囲はあくまで好ましい範囲であり、これを逸脱することが、本願発明を否定する条件でないことは理解されるべきことである。

成型・焼結は、ホットプレスに限らず、プラズマ放電焼結法、熱間静水圧焼結法を使用することもできる。焼結時の保持温度はスパッタリングターゲットの組成により大きく異なるが、無機物材料が分解しない温度域内で焼結体が十分緻密化する温度に設定する。
実施例1~7と比較例1~2では、平均粒径3μmのCo粉末と無機物材料として平均粒径2μmのNb2O5粉、平均粒径2μmのSnO2粉、平均粒径5μmのTi2O3粉、平均粒径0.5μmのFe3O4粉、平均粒径1μmのWO2粉、平均粒径8μmのTiN粉、平均粒径5μmのC(黒鉛)粉、平均粒径3μmのWC粉、平均粒径0.5μmのAl2O3粉、平均粒径1μmのSiO2粉を用意した。
これらの粉末を焼結後にCoと無機物粒子の体積割合が3:1となるように秤量した。Coと無機物粒子の組み合わせは、表1に示すとおりである。
これを粉砕媒体のジルコニアボールと共に容量10リットルのボールミルポットに封入し、20時間回転させて混合した。
スパッタ条件は、スパッタパワー1kW、Arガス圧0.5Paとし、2kWhrのプレスパッタを実施した後、3.5インチ径のアルミ基板上へ目標膜厚1000nmでスパッタした。そして基板上へ付着したパーティクルの個数をパーティクルカウンターで測定した。さらに、スパッタパワー1kWで12.0時間継続してスパッタしたときのアーキングレートを、スパッタ電源に取り付けたアーキングカウンターで計測したアーキング回数から求めた。
また焼結体の研磨面を観察した組織画像において、無機物粒子の外周長と面積を画像処理ソフトで求め、外周長を面積で割り返した値を計算した。
実施例1はCo-Nb2O5ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×100Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積(「無機物粒子の外周長(単位:μm)を該無機物粒子の面積(単位:μm2)で割り返した値」、以下同様)は1.2(1/μm)であり、アーキングレートは11(Count/hour)、基板上のパーティクル数は25個であった。
実施例2はCo-SnO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は4×10-2Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.1(1/μm)であり、アーキングレートは6(Count/hour)、基板上のパーティクル数は13個であった。
実施例3はCo-Ti2O3ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×10-3Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.8(1/μm)であり、アーキングレートは1(Count/hour)、基板上のパーティクル数は11個であった。
実施例5はCo-TiNターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×10-6Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.5(1/μm)であり、アーキングレートは3(Count/hour)、基板上のパーティクル数は18個であった。
実施例6はCo-Cターゲットであり、ターゲットに含有される無機物の電気抵抗率は4×10-2Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.6(1/μm)であり、アーキングレートは10(Count/hour)、基板上のパーティクル数は7個であった。
実施例7はCo-WCターゲットであり、ターゲットに含有される無機物の電気抵抗率は5×10-5Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.1(1/μm)であり、アーキングレートは1(Count/hour)、基板上のパーティクル数は4個であった。
比較例2はCo-SiO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×1012Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.6(1/μm)であり、アーキングレートは38(Count/hour)、基板上のパーティクル数は41個であった。この比較例2では、本願発明の「無機物粒子の電気抵抗率が1×101Ω・m以下である」という条件を満たしていなかった。
上記の通り、実施例1~7では、アーキングレート、パーティクル数ともに、本願発明の条件から逸脱している比較例1~2より減少していることが確認された。
実施例8~13と比較例3~4では、金属材料として平均粒径3μmのCo粉末と平均粒径2μmのPt粉末を、無機物材料として平均粒径2μmのNb2O5粉、平均粒径2μmのSnO2粉、平均粒径5μmのTi2O3粉、平均粒径8μmのTiN粉、平均粒径5μmのC(黒鉛)粉、平均粒径3μmのWC粉、平均粒径0.5μmのAl2O3粉、平均粒径1μmのSiO2粉を用意した。
そして焼結後に合金と無機物の体積割合が4:1、かつ合金部分の組成がCo-16mol%Ptとなるように秤量した。合金と無機物の組み合わせは、表2に示すとおりである。これを粉砕媒体のジルコニアボールと共に容量10リットルのボールミルポットに封入し、20時間回転させて混合した。
スパッタ条件は、スパッタパワー1kW、Arガス圧0.5Paとし、2kWhrのプレスパッタを実施した後、3.5インチ径のアルミ基板上へ目標膜厚1000nmでスパッタした。そして基板上へ付着したパーティクルの個数をパーティクルカウンターで測定した。さらに、スパッタパワー1kWで12.0時間継続してスパッタしたときのアーキングレートを、スパッタ電源に取り付けたアーキングカウンターで計測したアーキング回数から求めた。

実施例8はCo-Pt-Nb2O5ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×100Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.3(1/μm)であり、アーキングレートは17(Count/hour)、基板上のパーティクル数は7個であった。
実施例9はCo-Pt-SnO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は4×10-2Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.1(1/μm)であり、アーキングレートは13(Count/hour)、基板上のパーティクル数は14個であった。
実施例10はCo-Pt-Ti2O3ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×10-3Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.7(1/μm)であり、アーキングレートは5(Count/hour)、基板上のパーティクル数は11個であった。
実施例12はCo-Pt-Cターゲットであり、ターゲットに含有される無機物の電気抵抗率は4×10-2Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.7(1/μm)であり、アーキングレートは19(Count/hour)、基板上のパーティクル数は18個であった。
実施例13はCo-Pt-WCターゲットであり、ターゲットに含有される無機物の電気抵抗率は5×10-5Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.2(1/μm)であり、アーキングレートは6(Count/hour)、基板上のパーティクル数は13個であった。
比較例4はCo-Pt-SiO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×1012Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.3(1/μm)であり、アーキングレートは63(Count/hour)、基板上のパーティクル数は28個であった。この比較例4では、本願発明の「無機物粒子の電気抵抗率が1×101Ω・m以下である」という条件を満たしていなかった。
上記の通り、実施例8~13ではアーキングレート、パーティクル数ともに、本願発明の条件から逸脱している比較例3~4より減少していることが確認された。
実施例14~17と比較例5~6では、金属材料として平均粒径3μmのCo粉末と平均粒径5μmのCr粉末を、無機物材料として平均粒径2μmのNb2O5粉と平均粒径5μmのTi2O3粉と平均粒径8μmのTiN粉と平均粒径3μmのWC粉と平均粒径0.5μmのAl2O3粉と平均粒径1μmのSiO2粉を用意した。
そして、焼結後に合金と無機物の体積割合が7:3、かつ合金部分の組成がCo-16mol%Crとなるように秤量した。合金と無機物の組み合わせは、表3に示すとおりである。
これを粉砕媒体のジルコニアボールと共に容量10リットルのボールミルポットに封入し、20時間回転させて混合した。
スパッタ条件は、スパッタパワー1kW、Arガス圧0.5Paとし、2kWhrのプレスパッタを実施した後、3.5インチ径のアルミ基板上へ目標膜厚1000nmでスパッタした。そして基板上へ付着したパーティクルの個数をパーティクルカウンターで測定した。さらに、スパッタパワー1kWで12.0時間継続してスパッタしたときのアーキングレートを、スパッタ電源に取り付けたアーキングカウンターで計測したアーキング回数から求めた。
また焼結体の断面を研磨し観察した組織画像において、無機物粒子の外周長と面積を画像処理ソフトで求め、外周長を面積で割り返した値を計算した。
上記の結果を表3に示す。
実施例15はCo-Cr-TiO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×10-3Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.9(1/μm)であり、アーキングレートは1(Count/hour)、基板上のパーティクル数は0個であった。
実施例16はCo-Cr-TiNターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×10-6Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.7(1/μm)であり、アーキングレートは3(Count/hour)、基板上のパーティクル数は8個であった。
実施例17はCo-Cr-WCターゲットであり、ターゲットに含有される無機物の電気抵抗率は5×10-5Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.2(1/μm)であり、アーキングレートは2(Count/hour)、基板上のパーティクル数は3個であった。
比較例6はCo-Cr-SiO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×1012Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.3(1/μm)であり、アーキングレートは30(Count/hour)、基板上のパーティクル数は18個であった。この比較例6では、本願発明の「無機物粒子の電気抵抗率が1×101Ω・m以下である」という条件を満たしていなかった。
上記の通り、実施例14~17ではアーキングレート、パーティクル数ともに、本願発明の条件から逸脱している比較例5~6より減少していることが確認された。
実施例18~21、23、24と比較例7~8、10では、金属材料として平均粒径3μmのCo粉末と平均粒径5μmのCr粉末と平均粒径2μmのPt粉末を、無機物材料として平均粒径2μmのNb2O5粉と平均粒径5μmのTi2O3粉と平均粒径8μmのTiN粉と平均粒径3μmのWC粉と平均粒径4mのNb2O5粉と平均粒径2μmのCrO2粉と平均粒径1μmのAl2O3粉と平均粒径1μmのSiO2粉と平均粒径8μmのNb2O5を用意した。
そして、焼結後に合金と無機物の体積割合が7:3、かつ合金部分の組成がCo-16mol%Cr-16mol%Ptとなるように秤量した。合金と無機物の組み合わせは、表4に示すとおりである。

実施例19はCo-Cr-Pt-Ti2O3ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×10-3Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.6(1/μm)であり、アーキングレートは7(Count/hour)、基板上のパーティクル数は15個であった。
実施例20はCo-Cr-Pt-TiNターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×10-6Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.6(1/μm)であり、アーキングレートは6(Count/hour)、基板上のパーティクル数は11個であった。
実施例23はCo-Cr-Pt-Nb2O5ターゲットであり、ターゲットに含有される無機物の電気抵抗率は8×100Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.5(1/μm)であり、アーキングレートは16(Count/hour)、基板上のパーティクル数は29個であった。
実施例24はCo-Cr-Pt-CrO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は5×10-5Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は0.9(1/μm)であり、アーキングレートは7(Count/hour)、基板上のパーティクル数は26個であった。
比較例8はCo-Cr-Pt-SiO2ターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×1012Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.0(1/μm)であり、アーキングレートは31(Count/hour)、基板上のパーティクル数は29個であった。この比較例8では、本願発明の「無機物粒子の電気抵抗率が1×101Ω・m以下である」という条件を満たしていなかった。
この比較例10では、本願発明の「個々の無機物粒子の外周長(単位:μm)を該無機物粒子の面積(単位:μm2)で割り返した値が平均で0.4以上(単位:1/μm)である寸法と形状を備えている」という条件を満たしていなかった。
上記の通り、実施例18~21、23、24ではアーキングレート、パーティクル数ともに、本願発明の条件から逸脱している比較例7~8、10より減少していることが確認された。
実施例22と比較例9では、金属材料として平均粒径3μmのCo粉末と平均粒径5μmのCr粉末と平均粒径2μmのPt粉末と平均粒径5μmのB粉末を、無機物材料として平均粒径5μmのTi2O3粉と平均粒径1μmのSiO2粉を用意した。
そして、焼結後に合金と無機物の体積割合が3:1、かつ合金部分の組成がCo-16mol%Cr-16mol%Pt-5mol%Bとなるように秤量した。合金と無機物の組み合わせは表5に示すとおりである。

上記の結果を表5に示す。
比較例9はCo-Cr-Pt-B-Ti2O3ターゲットであり、ターゲットに含有される無機物の電気抵抗率は1×10-12Ω・m、焼結体ターゲットの研磨面での無機物粒子の外周長/面積は1.3(1/μm)であり、アーキングレートは45(Count/hour)、基板上のパーティクル数は46個であった。この比較例9では、本願発明の「無機物粒子の電気抵抗率が1×101Ω・m以下である」という条件を満たしていなかった。
上記の通り、実施例22ではアーキングレート、パーティクル数ともに、本願発明の条件から逸脱している比較例9より減少していることが確認された。
磁気記録媒体の磁性体薄膜、特に垂直磁気記録方式を採用したハードディスクのグラニュラー磁気記録膜の成膜に使用される無機物粒子分散型スパッタリングターゲットとして有用である。
Claims (8)
- Coからなる金属素地中に無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲット。
- Ptが5at%以上50at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲット。
- Crが5at%以上40at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲット。
- Crが5at%以上40at%以下、Ptが5at%以上30at%以下、残余がCoの組成を有する合金素地中に、無機物粒子が分散したスパッタリングターゲットにおいて、無機物粒子の電気抵抗率が1×101Ω・m以下で、ターゲット中で無機物粒子の占める体積割合が50%以下であることを特徴とする無機物粒子分散型スパッタリングターゲット。
- 無機物粒子が分散する金属素地が、添加元素としてB、Ti、V、Mn、Zr、Nb、Ru、Mo、Ta、Wから選択した1元素以上を、0.5at%以上10at%以下含有することを特徴とする請求項1~4のいずれか一項に記載の無機物粒子分散型スパッタリングターゲット。
- 無機物粒子が、炭素、酸化物、窒化物、炭化物から選択した1成分以上の材料であることを特徴とする請求項1~5のいずれか一項に記載の無機物粒子分散型スパッタリングターゲット。
- スパッタリングターゲットに分散した無機物粒子の表面積(単位:μm2)を該無機物粒子の体積(単位:μm3)で割った値が0.6以上(単位:1/μm)である寸法と形状を備えていることを特徴とする請求項1~6のいずれか一項に記載の無機物粒子分散型スパッタリングターゲット。
- スパッタリングターゲットの断面を観察した組織において、個々の無機物粒子の外周長(単位:μm)を該無機物粒子の面積(単位:μm2)で割り返した値が平均で0.4以上(単位:1/μm)である寸法と形状を備えていることを特徴とする請求項1~6のいずれか一項に記載の無機物粒子分散型スパッタリングターゲット。
