Abstract
본 발명은 반도체 재료로 된 기판으로부터 박막을 얻는 방법에 관한 것으로, 박막은 기판의 한쪽 면에 배설되고 박막에 이종의 구조체(heterogeneous structure)를 형성하는, 상기한 반도체 재료와는 다른 재료로 된 적어도 하나의 소자(3)를 포함한다. 본 발명에 따른 방법은, -상기한 기판의 표면(2)에 이온들로 충격을 가하여 주입하여 기판의 볼륨내에 미소기공(gaseous microbubbles) (21∼24)를 생성하는 단계로서, 주입공정(implantation)은 상기한 배설된 소자에 대하여, 기판의 표면(2)측에서 상기한 소자(3)를 포함하는 작은 두께의 영역과 기판의 나머지 부분에 의해 형성되는 상당히 큰 두께의 영역을 구분하는 연속적인 미소기공들의 층이 얻어지도록 실시되는 단계; -그런다음, 기판을 열처리하는 단계로서, 기판에서의 결정 재배열 효과(crystalline rearrangement effect) 및 미소기공의 압력효과에 의해, 미소기공들(21,24)층의 양측에 위치하는 두 개의 영역들을 분리하기에 충분한 온도체서 기판을 열처리하며, 상기한 작은 두께의 영역은 박막을 구성하는 단계를 포함한다.

Claims (11)
- 반도체 재료로 된 기판으로부터 박막을 얻는 방법으로서, 상기한 박막은 기판의 한쪽 면에 배설되어 박막에 이종의 구조체를 형성하는, 상기한 반도체 재료와는 다른 재료로 된 적어도 하나의 소자를 포함하며, 상기한 방법은, -기판의 볼륨내에 미소기공을 생성할 수 있는 이온들로, 상기한 소자를 포함하는 기판의 한쪽면에 충격을 가하여 주입하는 단계로서, 주입공정은 상기한 배설된 소자에 대하여, 기판의 상기한 표면측에서 상기한 소자를 포함하는 작은 두께의 영역과, 기판의 나머지 부분에 의해 형성되는 상당히 큰 두께의 영역을 구분하는 연속적인 미소기공들 층이 얻어지도록 실시되며, 이온들은 비활성 기체들의 이온들 또는 수소기체의 이온들 중에서 선택된 것이며, 기판의 온도는 주입된 이온들에 의해 발생되는 기체가 확산에 의해 반도체로부터 빠져나갈 수 있는 온도 보다 낮게 유지되는 단계; -그런다음, 기판을 열처리하는 단계로서, 기판에서의 결정 재배열 효과 및 미소기공의 압력효과에 의해, 미소기공층의 양측에 위치하는 두 개의 영역을 분리하기에 충분한 온도에서 기판의 열처리하여 상기한 작은 두께의 영역으로 박막을 구성하는 단계를 포함하는 것을 특징으로 하는 반도체 재료로 된 기판으로부터 박막을 얻는 방법.
- 제1항에 있어서, 상기한 이온 주입단계에서, 주입공정은 연속적으로 실시되며, 각 주입공정에서의 이온들의 에너지는 상기한 연속적인 미소기공들의 층이 얻어질 수 있도록 설정됨을 특징으로 하는 방법.
- 제1항에 있어서, 상기한 주입단계 동안에서 상기한 소자에서 유도되는 결함을 교정하기 위한 열처리 단계를 더 포함하는 것을 특징으로 하는 방법.
- 제3항에 있어서, 상기한 소자에서 유도되는 결함을 교정하기 위한 열처리 단계는, 기판의 상기한 영역들을 분리하기 위한 열처리 단계 전에 실시되며, 상기한 교정을 위한 열처리는 상기한 소자를 포함하는 기판층에 집중되어 실시됨을 특징으로 하는 방법.
- 제4항에 있어서, 상기한 교정을 위한 열처리는 레이저 빔을 사용하여 실시됨을 특징으로 하는 방법.
- 제3항에 있어서, 상기한 소자에서 유도되는 결함을 교정하기 위한 열처리는, 기판의 상기한 영역들을 분리하기 위한 열처리 단계 전에 실시되며, 상기한 교정을 위한 열처리는,상기한 두영역들을 분리시키는데 요구되는 온도보다는 낮고, 결함을 제거하기에는 충분한 온도까지 기판을 가열하는 것으로 이루어짐을 특징으로 하는 방법.
- 제3항에 있어서, 상기한 소자에서 유도되는 결함을 교정하기 위한 열처리는, 기판의 상기한 영역들을 분리하기 위한 열처리 단계 후에 실시됨을 특징으로 하는 방법.
- 제3항에 있어서, 상기한 소자에서 유도되는 결함을 교정하기 위한 열처리는, 기판의 상기한 영역들을 분리하기 위한 열처리 단계를 겸하여 동일한 열처리 조작으로 실시됨을 특징으로 하는 방법.
- 제1항에 있어서, 상기한 소자들은 전자 부품 또는 전도체 모두 또는 그 일부임을 특징으로 하는 방법.
- 제1항에 있어서, 기판의 상기한 영역들을 분리하기 위한 열처리 단계 전에, 상기한 소자를 포함하는 기판의 상기한 표면을 지지체에 접착시키는 단계를 더 포함하는 것을 특징으로 하는 방법.
- 제10항에 있어서, 상기한 지지체는 적어도 하나의 전자 부품 및/또는 적어도 하나의 전도체 모두 또는 일부를 포함하는 것을 특징으로 하는 방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
