Abstract

본 발명의 불휘발성 반도체 기억장치는, 외부신호에 응답해서 기록 및 기록데이타판정 또는 소거 및 소거판정을 반복하는 최대횟수를 칩외부로부터 취입하고, 또 이 반복회수를 외부신호에 응답해서 칩외부로 출력한다.
본 발명을 이용하면, 기록횟수의 동작마진을 칩 샘플에 따라 최적화할 수 있게 된다. 또, 제3신호에 응답해서 기록횟수를 칩외부로 출력할 수가 있으므로, 칩외부에서 칩의 열화상태를 검지하여 이 불휘발성 반도체 기억장치를 이용한 시스템의 신뢰성을 높이고, 칩의 교환타이밍을 사용자가 검지할 수 있게 된다.

Claims (5)

  1. 칩내의 복수의 메모리셀을 갖추고서, 제1 외부신호에 응답해서 상기 메모리셀에 기록하는 데이터를 상기 칩내부로 취입하고, 기록이 정상적으로 이루어질 때까지 또는 소정의 최대횟수에 도달할 때까지 기록 및 기록데이터판정을 반복해서 상기 칩내부에서 행하도록 된 불휘발성 반도체 기억장치에 있어서, 제2 외부신호에 응답해서 기록 및 기록데이터판정을 반복하는 상기 최대횟수를 칩외부로부터 취입하도록 된 것을 특징으로 하는 불휘발상 반도체 기억장치.
  2. 칩내의 복수의 메모리셀을 갖추고서, 제1 외부신호에 응답해서 상기 메모리셀에 기록하는 데이터를 상기 칩내부로 취입하고, 기록이 정상적으로 이루어질 때까지 기록 및 기록데이터판정을 반복해서 상기 칩내부에서 행하도록 된 불휘발성 반도체 기억장치에 있어서, 상기 기록 및 기록데이터판정을 반복해서 행한 후, 이 반복횟수를 제3 외부신호에 응답해서 칩외부로 출력하도록 된 것을 특징으로 하는 불휘발상 반도체 기억장치.
  3. 칩내의 복수의 메모리셀을 갖추고서, 제4 외부신호에 응답해서 상기 메모리셀의 소거가 정상적으로 이루어질 때까지 또는 소정의 최대횟수에 도달할 때까지 소거 및 소거판정을 반복해서 상기 칩내부에서 행하도록 된 불휘발성 반도체 기억장치에 있어서, 제5 외부신호에 응답해서 소거 및 소거판정을 반복하는 상기 최대횟수를 칩외부로부터 취입하도록 된 것을 특징으로 하는 불휘발상 반도체 기억장치.
  4. 칩내의 복수의 메모리셀을 갖추고서, 제4 외부신호에 응답해서 상기 메모리셀의 소거가 정상적으로 이루어질 때까지 혹은 소정의 최대횟수에 도달할 때까지 소거 및 소거판정을 반복해서 상기 칩내부에서 행하도록 된 불휘발성 반도체 기억장치에 있어서, 상기 소거 및 소거판정을 반복해서 행한 후, 이 반복횟수를 제6외부신호에 응답해서 칩외부로 출력하도록 된 것을 특징으로 하는 불휘발상 반도체 기억장치.
