Claims (6)

  1. 제어게이트와 부유게이트, 소오스 및 드레인을 갖춘 불휘발성 메모리셀의 복수가 어레이형태로 배치되어 메모리셀어레이(1)가 구성되고, 상기 메모리셀어레이(1)는 복수의 상기 메모리셀을 갖춘 블럭(2)으로 분할되며, 상기 각 블럭(2)마다 상기 메모리셀의 데이터를 변경기록할 수 있도록 된 불휘발성 반도체메모리에 있어서, 상기 블럭(2) 중 선택된 선택블럭에서 상기 메모리셀에 대해 기록할 경우 상기 선택블럭 이외의 비선택블럭중의 상기 메모리셀의 상기 제어 게이트와 상기 소오스·드레인의 한쪽에 상기 비선택블럭중의 상기 메모리셀의 상기 부유게이트와 상기 소오스 드레인간에 인가되는 전위를 완화시키는 완화전위인가수단(14)을 구비하여 구성된 것을 특징으로 하는 불휘발성 반도체메모리.
  2. 제1항에 있어서, 상기 메모리셀어레이(1)중의 상기 메모리미셀은 행방향으로 병행해서 1열을 구성하는 메모리셀의 제어게이트가 각각 1개의 워드선에 접속되어 있고, 열방향으로 병행해서 1열을 구성하는 메모리셀의 드레인이 각각 1개의 데이터선에 접속되어 있는 것을 특징으로 하는 불휘발성 반도체메모리.
  3. 제2항에 있어서, 상기 블럭이 상기 데이터선의 1개의 접속된 상기 메모리셀의 복수를 갖춘 열유니트의 임의수를 구비하여 구성되고, 상기 블럭이 열방향으로 병행하고 있는 것을 특징으로 하는 불휘발성 반도체메모리.
  4. 제2항에 있어서, 상기 블럭이 상기 워드선의 1개에 접속된 상기 메모리셀의 복수를 갖춘 행유니트를 임의수를 구비하여 구성되고, 상기 블럭이 상기 행방향으로 병행하고 있는 것을 특징으로 하는 불휘발성 반도체메모리.
  5. 제3항에 있어서, 상기 완화전위인가수단(14)은 상기 비선택블럭내의 상기 메모리셀의 소오스에서 상기 완화전위를 인가하도록 된 것을 특징으로 하는 불휘발성 반도체메모리.
  6. 제4항에 있어서, 상기 완화전위인가수단(14)은 상기 워드선을 매개로 상기 비선택블럭내의 상기 메모리셀의 상기 제어게이트에 상기 완화전위를 인가하도록 된 것을 특징으로 하는 불휘발성 반도체메모리.
