Description
本発明の実施の形態1について、図1に基づいて説明すれば以下の通りである。但し、説明に不要な部分は省略し、又、説明を容易にする為に拡大或いは縮小等して図示した部分がある。以上のことは以下の図面に対しても同様である。図1(a)は、本実施の形態に係るダイシング・ダイボンドフィルム10の概略構成を示す平面図であり、図1(b)はA−A線矢視断面図である。

Claims (5)
- 支持基材(1)上に、粘着剤層(2)及びダイ接着用接着剤層(3)が順次積層されたダイシング・ダイボンドフィルムであって、
前記粘着剤層(2)は放射線硬化型粘着剤層であり、放射線照射により着色する化合物を0.01〜10重量%含有しており、
前記粘着剤層(2)は、ダイ接着用接着剤層(3)上の半導体ウェハ貼り付け部分(3a)に対応する部分(2a)が放射線照射され、かつ、半導体ウェハ貼り付け部分(3a)に対応する部分(2a)の粘着力が0.5N/20mm以下であり、それ以外の部分(2b)の粘着力が0.5〜20N/20mmであり、
粘着剤層(2a)の粘着力<粘着剤層(2b)の粘着力、
を満足し、
前記ダイ接着用接着剤層(3)の位置を識別する為のマーキングが、粘着剤層(2)に於ける半導体ウェハ及びマウントフレームが貼り付けられない位置に対する放射線照射により着色された複数の領域であることを特徴とするダイシング・ダイボンドフィルム。 - 前記ダイ接着用接着剤層(3)の半導体ウェハ貼り付け部分(3a)における、半導体ウェハに対する粘着力と、粘着剤層(2a)に対する粘着力が、
半導体ウェハに対する粘着力>粘着剤層(2a)に対する粘着力、
を満足し、
前記半導体ウェハに対する粘着力は10〜50N/20mm以下であり、粘着剤層(2a)に対する粘着力は0.5N/20mm以下であることを特徴とする請求項1に記載のダイシング・ダイボンドフィルム。 - 前記半導体ウェハ貼り付け部分(3a)以外の部分(3b)の一部が、マウントフレーム貼り付け部分(3b′)であることを特徴とする請求項1又は2に記載のダイシング・ダイボンドフィルム。
- 前記ダイ接着用接着剤層(3)は、粘着剤層(2)の一部に半導体ウェハ貼り付け部分(3a)として設けられていることを特徴とする請求項1又は2に記載のダイシング・ダイボンドフィルム。
- 前記請求項1〜4の何れか1項に記載のダイシング・ダイボンドフィルムのダイ接着用接着剤層(3)上に半導体ウェハを圧着する工程であって、前記マーキングを識別してダイ接着用接着剤層(3)の位置情報を検出し、当該位置情報に基づいてダイ接着用接着剤層(3)と半導体ウェハとの間に位置ズレが存在する場合は、位置ズレの補正を行って、前記ダイ接着用接着剤層(3)と半導体ウェハとを圧着する工程と、
前記半導体ウェハをチップ状にダイシングする工程と、
半導体チップをダイ接着用接着剤層(3)とともに粘着剤層(2)から剥離する工程と、
前記ダイ接着用接着剤層(3)を介して、半導体チップを半導体素子に接着固定する工程と、を有することを特徴とする半導体チップの固定方法。
