Abstract
【解決手段】下地絶縁層の溝に埋め込まれた電極層上に、一対の低抵抗領域及びチャネル形成領域を含む酸化物半導体層を設ける。チャネル形成領域は、サイドウォールを側壁に有するゲート電極層と重なる位置に形成される。溝は、深い領域と浅い領域を有し、サイドウォールは、浅い領域と重なり、配線との接続は、深い領域と重なる。

Description
図1(A)及び図1(B)に半導体装置の例として、トランジスタ420の断面図及び上面図を示す。図1(A)は、トランジスタ420の断面図であり、図1(A)は、図1(B)のX−Yにおける断面図である。なお、図1(B)では、煩雑になることを避けるため、トランジスタ420の構成要素の一部(例えば、絶縁膜407、絶縁膜410、層間絶縁膜415等)を省略して図示している。
本実施の形態では、実施の形態1に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置の一例を、図面を用いて説明する。なお、本実施の形態の半導体装置は、トランジスタ162として実施の形態1に記載のトランジスタ420を適用して構成される。
本実施の形態においては、実施の形態1に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置について、実施の形態2に示した構成と異なる構成について、図5及び図6を用いて説明を行う。なお、本実施の形態の半導体装置は、トランジスタ162として実施の形態1に記載のトランジスタを適用して構成される。トランジスタ162としては、実施の形態1で示すトランジスタのいずれの構造も適用することができる。
本実施の形態では、先の実施の形態で示した半導体装置を携帯電話、スマートフォン、電子書籍などの携帯機器に応用した場合の例を図7乃至図10を用いて説明する。

- 半導体基板と、
前記半導体基板上に絶縁層と、
前記絶縁層上に酸化物半導体層と、
前記酸化物半導体層上にゲート絶縁層と、
前記ゲート絶縁層上に前記酸化物半導体層と重なるゲート電極層と、
前記ゲート電極層の側面にサイドウォールを有し、
前記絶縁層に深い領域と浅い領域を有する溝と、
前記溝に導電型の領域とを有し、
前記サイドウォールは、前記浅い領域と重なることを特徴とする半導体装置。 - 請求項1において、さらに導電層が、前記サイドウォール及び前記酸化物半導体層と接していることを特徴とする半導体装置。
- 請求項1または請求項2において、さらに前記ゲート電極層上に層間絶縁層と、前記層間絶縁層上に配線を有し、前記配線は、前記導電型の領域と重なり、前記深い領域と電気的に接続することを特徴とする半導体装置。
