Abstract

 本発明の目的は、配線板被覆材料として優れている熱可塑性液晶ポリマーを用いて、該ポリマーを配線基板に熱プレス積層して得られる配線板を、一定の品質を有し、かつ高収率で得ることである。  本発明により、導電回路を含む一層が露出した配線基板に熱可塑性液晶ポリマーフィルムを積層し、熱プレスを行って配線板を製造する方法において、  前記フィルムの熱可塑性液晶ポリマーについて、積層温度領域における低周波数での粘弾性を測定して、前記特性値が所定の範囲内にある温度を選択し、前記温度で熱プレスを行うことを特徴とする配線板の製造方法が提供される。

明 細 書
熱可塑性液晶ポリマーフィルムで被覆した配線板の製造方法
技術分野
[0001] 本発明は、熱可塑性液晶ポリマーからなるフィルム(以下、熱可塑性液晶ポリマー フィルムと称する)で導電回路を絶縁被覆した配線板の製造方法、力かる製造方法 により製造された配線板、カゝかる配線板に用いられるように調整された液晶ポリマー フイノレムに関する。
背景技術
[0002] 近年、携帯電話、デジタルカメラ、ノ ソコン、プリンターなど、各種電子機器の小型 ィ匕、軽量化、および伝送信号の高速化ゃ大容量化の要求が高まってきており、フレ キシブル配線板および多層配線板が広く利用されて!、る。
フレキシブル配線板は、その断面図を図 1に例示するように、銅張積層板等のフレ キシブルプリント配線板用金属張積層板をエッチング加工して絶縁体層 1の上に形 成した導電回路 2を保護すると同時に、半導体素子などの電子部品を固着するランド 4や端子電極形成部 3やその導電材料を充填させたビア 6、さらに端子電極間を導 通させるスルーホール 5を除いた部分に電気絶縁性を付与する目的でカバーレイ 7 を設けた構成を有している。また、多層配線板は、その断面図を図 2に例示するよう に、複数の絶縁体層 8、 9、 11からなる各配線層の導電回路 12がスルーホール 15や ビア 10、 16によって接続され
ており、前記フレキシブルプリント配線板と同様に、カバーレイ 17は最外層の導電回 路 12を保護すると同時に、半導体素子などの電子部品を固着するランド 14や端子 電極形成部 13を除いた部分に電気絶縁性を付与する目的でカバーレイ 17を設けた 構成を有している。また、図 3に示す回路構成 18〜26 (18, 19 :絶縁体層、 20 :ビア 、 21 :導体回路、 23 :スルーホール、 24 :ランド、 25, 26 :導体回路)のカノく一レイ 22 も同様な目的を有している。
[0003] ところで、配線板自体の機能や信頼性を高める目的で、低吸湿性、耐熱性、耐薬 品性などの性能を得る点で信頼性に優れるとともに、特に高周波帯域における誘電 率および誘電正接力 、さぐ伝送信号の高速ィ匕ゃ大容量ィ匕が可能な電気特性にも 優れた素材として、熱可塑性液晶ポリマーフィルムを配線板の絶縁基板材料として使 用することが提案されている (例えば、特許文献 1参照)。
特許文献 1:特開平 5— 42603号公報
[0004] 特許文献 1は、熱可塑性液晶ポリマーと金属箔とを、融点よりも 80°C低い温度から 該融点よりも 5°C低い温度で熱圧着させることにより、フィルム層の機械的強度、該フ イルム層と金属箔層との層間剥離強さが高い均質な積層体を高い生産性で得ること が可能であることが開示されている。本文献では、熱可塑性液晶ポリマーと金属箔と の圧着温度は、融点を基準として決定されている。
[0005] また、特許文献 2では、高 、耐熱性を有する熱可塑性液晶ポリマーフィルムを金属 シートと重ねて加熱ロールで圧着の後、該金属シートに配線回路を形成して、配線 回路基板を形成し、ついで、得られた配線回路基板と、前記熱可塑性液晶ポリマー の融点よりも低い融点の熱可塑性液晶ポリマーとを加熱ロールで圧着積層して多層 配線回路基板を形成しているが、加熱ロールの表面温度は、低い熱可塑性液晶ポリ マーフィルムの融点よりも 50°C低!、温度から 5°C高!、温度までの範囲で選ぶのが好 ましいとされている。この場合にも、熱可塑性液晶ポリマーと金属シートや配線基板と のプレス温度は、融点を基準として決定されている。

[0006] 上記のように熱可塑性液晶ポリマーは、低吸湿性、耐熱性、耐薬品性などの性能 に優れるとともに、電気特性にも優れているので、熱可塑性液晶ポリマーが配線基板 材料として用いられるようになってきたが、熱可塑性液晶ポリマーを配線基板に積層 して熱プレスを行って配線基板を製造する方法にぉ 、て、融点を基準にして熱プレ ス温度を選んで熱プレスを行っても、常に同一の品質の配線基板を得ることができな ぐ不良品の発生頻度が高いという問題があった。
発明の開示
[0007] 本発明は、上記問題点を鑑みてなされたものであり、その第 1の目的は、優れた低 吸湿性、耐熱性、耐薬品性、電気的性質および熱圧着加工性を有する液晶ポリマー フィルムを用いて、一定品質の配線板を高収率で得るための製造方法を提供するこ とである。その第 2の目的は、力かる製造方法に用いられるように調整された熱可塑 性液晶ポリマーフィルムを提供することである。
[0008] 本発明者等は、先ず配線板の最外層に配設された導電回路に対してその所定領 域を事前に開口した熱可塑性液晶ポリマーフィルムを熱圧着した際に、前記開口部 の寸法や形状が変化する要因について検討したところ、前記熱可塑性液晶ポリマー の融点は主たる要因ではないことが判明した。さらに、従来、熱可塑性液晶ポリマー フィルムの融点を基準にして、それよりも低いプレス温度を選択していた力 これでは 常に一定品質のものを得るという点では不十分であった。熱圧着はポリマーが固体 から完全な液体状態に移行する急激に変化する過程の中の、ある 1点の温度で行わ れるが、ポリマーロットやフィルムロットが変わるとロットにより品質にばらつきがあるた め力、この移行過程における状態は一律でなぐ同じ融点の場合、同じプレス温度で よいことにはならないことに気が付いた。このことから、従来よりも安定した操業を可能 にするためには、前記熱可塑性液晶ポリマーフィルムの粘度や弾性を制御すること が有効であると考えて、本発明に到達した。
[0009] すなわち本発明は、導電回路を含む一層が露出した配線基板に熱可塑性液晶ポ リマーフィルムを積層し、熱プレスを行って配線基板を製造する方法において、前記 フィルムの熱可塑性液晶ポリマーにつ 、て、積層温度領域における低周波数での粘 弾性を測定して、前記特性値が所定の範囲内にある温度を選択し、前記温度で熱プ レスを行うことを特徴とする配線基板の製造方法である。
[0010] 本発明にお 、て、前記粘弾性特性の測定としては、見かけ溶融粘度を測定するこ とが好ましぐ見掛けの溶融粘度は、 1Hzの低周波数で測定するのが好ましい。また 、積層温度領域としては 240°Cから 350°Cまでの温度範囲内にあるのが好ましい。さ らにまた、前記見かけの溶融粘度の測定値が 1 X 104Ps ' sから 2 X 105Pa' sまでの 範囲内にある温度が選択されて熱プレスが行われることが好ま U、。前記見かけの溶 融粘度の測定は、前記フィルムのロットごとに行うことが、安定した品質の配線板を高 収率で得るために有効である。
[0011] 上記の本発明において、前記熱可塑性液晶ポリマーフィルムを加熱処理することに より、見かけの溶融粘度の調整を行うことが好ましい。前記加熱処理を、前記熱可塑 性液晶ポリマーフィルムの液晶ポリマーの融点以上で行うかまたは、融点よりも 20°C 低い温度力 融点までの温度で行うことが好ましい。より好ましくは、前記配線基板を 構成する基材ポリマーが熱可塑性液晶ポリマーであり、前記配線基板を被覆する前 記熱可塑性液晶ポリマーフィルムを構成するポリマーは、配線基板を構成する熱可 塑性液晶ポリマーの見かけの溶融粘度よりも低い見かけの溶融粘度を有するように 選択されていることが好ましぐ前記熱可塑性液晶ポリマーフィルムは、少なくとも 2層 以上の積層フィルムであり、配線基板に接する層のフィルムを構成する熱可塑性液 晶ポリマーの見かけの溶融粘度の測定値力 他の層のフィルムを構成する熱可塑性 液晶ポリマーの見かけの溶融粘度よりも低ぐ前記の範囲内の見かけの溶融粘度を 有することが好ましい。

[0013] また、さらに本発明は、配線基板被覆に用いるために、粘弾性特性値が所定の範 囲内にあるように調整された熱可塑性液晶ポリマーフィルムであり、より好ましくは、粘 弾性特性値が所定の範囲内にあり、かつ、前記フィルムの長手方向の分子配向度 S ORが、 1. 00力ら 1. 15の範囲内にある熱可塑性液晶ポリマーフィルムである。
[0014] また、本発明にお 、て、配線板被覆に用いる熱可塑性液晶フィルムは、フィルム平 面方向の線膨張係数が、導電回路を含む一層が露出した配線基板の平面方向の線 膨張係数とほぼ同一である熱可塑性液晶ポリマーフィルムであることが好ましぐさら に、 260°Cの温度雰囲気下での無緊張状態で 30分間暴露した際の寸法変化率が 0 . 05%以下である熱可塑性液晶ポリマーフィルムであることが好ましぐさらにまた、 フィルムの長手方向および直交方向の引張弾性率がともに 3GPa以上である熱可塑 性液晶ポリマーフィルムであることが好まし 、。
[0015] 上記本発明においては、導電回路を含む一層が露出した配線基板に対して積層 される熱可塑性液晶ポリマーフィルムが、前記配線基板と積層される 1主面が粗ィ匕処 理された熱可塑性液晶ポリマーフィルムであることが好ましぐまた、導電回路を含む 一層が露出した配線基板に対して積層される熱可塑性液晶ポリマーフィルムが、前 記配線基板と積層される 1主面が電離放射線処理された熱可塑性液晶ポリマーフィ ルムであることが好ましぐまた、該熱可塑性液晶フィルムが、導電回路の所定箇所を 露出するために穿孔を有する熱可塑性液晶ポリマーフィルムであることが好まし 、。
[0016] 本発明による配線板の製造方法によれば、優れた低吸湿性、耐熱性、耐薬品性、 電気特性および熱圧着加工性を有する熱可塑性液晶ポリマーを用いて、該熱可塑 性液晶ポリマーの粘弾性特性値が所定の範囲内にある温度を選択して、該温度で、 配線基板に熱可塑性液晶ポリマーを積層するので、一定品質のフレキシブル配線板 や多層配線板などの配線板を高収率で得ることがきる。
[0017] また、本発明によれば、一定品質の配線板を高収率で製造するために、所定の積 層温度で、粘弾性特性値が所定の範囲になるように調製された熱可塑性液晶ポリマ 一を得ることができる。

発明を実施するための最良の形態
[0019] 本発明に使用される熱可塑性液晶ポリマーフィルムは特に限定されるものではなく 、その具体例として、以下に例示する表 1から表 4に分類される化合物およびその誘 導体力 導かれる表 5に示すような公知のサーモト口ピック液晶ポリエステルおよびサ 一モト口ピック液晶ポリエステルアミドを例示することができる。但し、光学的に異方性 の溶融相を形成し得る熱可塑性液晶ポリマーを得るためには、各々の原料化合物の 組合せには適当な範囲があることは言うまでもない。また、フィルムには、その特性を 損なわない範囲であれば、滑剤、酸化防止剤、充填材などの添加剤が配合されてい てもよい。

また、本発明に使用される熱可塑性液晶ポリマーの融点は、フィルムの粘度や弾性 率とは独立に設定すればよぐフィルムの所望の耐熱性および加工性を得る目的に おいては、 200〜400°Cの範囲内、とりわけ 250〜350°Cの範囲内に融点を有する ものが好ましいが、フィルム製造の点からは、比較的低い融点を有するものが好まし い。したがって、より高い耐熱性や融点が必要な場合には、一旦得られたフィルムを 加熱処理することによって、所望の耐熱性や融点にまで高めることができる。加熱処 理の条件の一例を説明すれば、一旦得られたフィルムの融点が 283°Cの場合でも、 260°Cで 5時間加熱すれば、融点は 320°Cになる。かかる熱処理は、本出願人に係 る特許文献 3に記載されており、ここでの言及により、本明細書に書き込まれたものと する。 特許文献 3:アメリカ特許 6,274,242号公報(日本特開 2000-44797号公報)
[0026] 本発明の熱可塑性液晶ポリマーフィルムは、上記のポリマーを押出成形して得られ る。このとき、任意の押出成形法を使用できるが、周知の Tダイ製膜延伸法、ラミネー ト体延伸法、インフレーション法等が工業的に有利である。特にインフレーション法で は、フィルムの機械軸方向(以下、 MD方向と略す)だけでなぐこれと直交する方向( 以下、 TD方向と略す)にも応力が加えられて、 MD方向と TD方向における機械的 性質および熱的性質のバランスのとれたフィルムが得られる。このようなフィルムの製 造方法については、本出願人に力かる特許文献 4に記載されている。

[0028] そして、上記製造方法にて得られる本発明の熱可塑性液晶ポリマーフィルムは、積 層温度 240〜350°Cでの周波数 1Hzで得られる見かけ溶融粘度を 1 X 104Pa' s〜 2 X 105Pa' sの範囲内とすることが好ましい。積層温度 240〜350°Cでの周波数 1H zで得られる見かけ溶融粘度が前記範囲内である熱可塑性液晶ポリマーフィルムは、 その所定領域を事前に開口して、あるいは開口せずに配線板の最外層に配設され た導電回路に対して熱圧着した際に、前記開口部あるいは全体の寸法や形状の変 化が少ないので、カバーレイとして好適に用いることができる。前記積層温度での周 波数 1Hzで得られる見かけ溶融粘度が 2 X 105Pa' sよりも大きい場合、配線板の最 外層およびこれに配設された導電回路との接着強度が十分ではなぐ得られる配線 板は耐熱性、水蒸気バリア性、耐薬品性などの性能を得る点で信頼性に劣る。またこ の場合、前記接着強度を増大させるために積層温度を高めると、配線板を構成する 絶縁体層の熱劣化を招いたり、導電回路を含めた配線板の形状を保持できないなど の問題が生じる。一方、前記積層温度での周波数 1Hzで得られる見かけ溶融粘度が 1 X 104Pa' sよりも小さい場合、前記接着強度は増大するが、熱可塑性液晶ポリマー が著しく流動するため、カバーレイの開口部や全体の寸法や形状が所定の設計値を 満足できない。
[0029] ここで、配線板と熱可塑性液晶ポリマーフィルムとを積層する際の温度は、該液晶 ポリマーフィルムの周波数 1Hzで得られる見かけ溶融粘度が 1 X 104Pa' s〜2 X 105 Pa' sの範囲内となることが好ましい。従来、該積層温度は使用するフィルムの融点を 基準に設定する方法がとられているが、示差走査熱量計 (以下、 DSCと略す)で得ら れる該熱可塑性液晶ポリマーの融点は明確に吸熱ピークとして発現する場合が少な ぐ発現したとしても非常に小さい吸熱ピークを示したり、熱加工後に吸熱ピークを示 さないなど、基準として使用する場合の不明確さが問題であった。本発明では熱可 塑性液晶ポリマーの融点を基準に積層温度を制御するのではなぐ積層温度におけ る見かけの溶融粘度を制御することにより、本発明の目的とする積層板を一定品質 で高収率に得ることができる。
[0030] 周波数 1Hzで、積層温度における見かけ溶融粘度を 1 X 104Pa' s〜2 X 105Pa' s の範囲内とする方法としては、原料樹脂の分子量を調整する方法や熱可塑性液晶 ポリマーフィルムを金属箔などの耐熱性の高 ヽ支持体と積層後、大気などの活性雰 囲気下または窒素などの不活性雰囲気下で加熱処理する方法などが挙げられる。 具体的にフィルムの融点と見かけの溶融粘度を独立に調整する方法としては、得ら れたフィルムをフィルムの融点以上、あるいはフィルムの融点から融点よりも 20°C低 い温度の範囲で熱処理することで、融点は同じであっても見かけの溶融粘度のみを 調整することができる。上記のことを考慮すると、本発明において、熱可塑性液晶ポリ マーフィルムの積層温度は、 240〜350°Cの範囲で選択される力 好ましくは 250〜 330°C、より好ましくは 260〜320°Cの範囲で選択される。
[0031] 本発明の熱可塑性液晶ポリマーフィルムは、単一層でもよいが、さらに高い耐熱性 が要求される場合には、積層温度 240〜350°C、周波数 1Hzで得られる見かけ溶融 粘度が 1 X 104Pa' s〜2 X 105Pa' sの範囲内である第 1の熱可塑性液晶ポリマーと 該積層温度で、周波数 1Hzで得られる見かけ溶融粘度が 3 X 105Pa' s以上である第 2の熱可塑性液晶ポリマーとからなる積層体とし、第 1の熱可塑性液晶ポリマーの層 側を、導電回路を含む一層が露出した配線板に積層してもよい。該溶融粘度が 3 X 105Pa' s未満の場合は第一の熱可塑性液晶ポリマー層の溶融粘度と近接するため 、配線板と積層した際に変形ゃ榭脂フローを引き起こる場合があり、また、該溶融粘 度が 1 X 107Pa' sを超える場合には、配線板との積層時に配線回路を変形させたり、 位置ずれを引き起こす場合があるので好ましくない。このような第 1の熱可塑性液晶 ポリマーと第 2の熱可塑性液晶ポリマーとからなる積層体は、それぞれの熱可塑性液 晶ポリマーからなるフィルムを重ね合わせて、両フィルムが接着可能な温度と圧力を 付与して熱圧着することにより製造することができる。上記したような方法で積層体を 製造するためには平板プレス機や連続ロールプレス機などの装置を用いることができ る力 中でも連続ロールプレス機は生産性が高いので、より好適に用いることができる 。なお、前記プレス機の熱盤や加熱ロールに熱可塑性液晶ポリマーフィルムが付着 することを防止するために、重ね合わせた前記熱可塑性液晶ポリマーフィルムの上 下面に離型性材料を挟んでもょ ヽ。
[0032] また第 1の熱可塑性液晶ポリマーと第 2の熱可塑性液晶ポリマーとからなる前記積 層体は、これら 2種類の熱可塑性液晶ポリマーを同じダイ力 溶融同時押出しするこ とによっても製造することができる。このような方法で積層体を製造するためには、 T ダイ成形機やインフレーション成形機などの装置を用いることができるが、特にインフ レーシヨン成形機を用いて製造したフィルムは MD方向と TD方向における機械的性 質および熱的性質のバランスのとれたフィルムが得られるので、より好適に用いること ができる。
[0033] 熱可塑性液晶ポリマーフィルムは、配線基板と積層されるときの積層温度において 、固体状態と溶融状態が混在している領域であることから、完全な液状の粘度測定 に使用される JIS K7210試験法に準拠されるメルトフローレート試験機による方法 や熱可塑性液晶ポリマーの流動開始から流動中の粘度を規定する JIS K7199試 験法に準拠されるキヤビラリ一レオメーターによる流れ特性試験方法では、本発明の 熱可塑性液晶ポリマーフィルムの積層時の必要特性を十分に反映できないことがわ かった。
そこで、本発明者等は、積層温度領域における変化に相当する固体から溶融まで の状態における物性挙動を幅広く評価できる回転型レオメーターを用いて、より詳細 に粘度挙動を研究した結果、一対の円板間に熱可塑性液晶ポリマーをはさみ、法線 応力を 5N印加し、周波数 1Hzの条件下で見かけの溶融粘度が評価できることを見 出した。
[0034] 本発明による積層温度 240〜350°Cにおける見かけ溶融粘度の測定周波数は実 際の積層時の圧力印加速度や配線板上の回路を構成する銅の凹凸へのフィルムの 充填速度と同等である 1Hzであることが好適である。見かけの溶融粘度は、測定周 波数に大きく依存することが知られており、特に熱可塑性液晶ポリマーフィルムは周 波数が大きいほど見かけの溶融粘度が小さくなる傾向があり、実際のバッチ積層(熱 盤間で加圧し積層する方法)やロール積層(一対の熱ロール間で連続的に加圧する 方法)は積層時のせん断速度が遅い (周波数が小さい)ことからも、本発明で規定す る周波数 1Hzで測定することが好適である。
[0035] 本発明において、熱可塑性液晶ポリマーフィルムの長手方向の分子配向度 SOR は、該フィルムで被覆される配線板の特性や、用いられる目的によって定めればよい 力 分子配向度 SORが 1. 00-1. 15の範囲である熱可塑性液晶ポリマーフィルム は、 MD方向と TD方向における機械的性質および熱的性質のバランスのとれたフィ ルムであるので、カバーレイとしてより好適に用いることができる。分子配向度 SORが 上記範囲を外れると、フィルムがー方向に破れ易かったり、これらを積層した配線板 が反って平坦性が不良になることがある。ここで、 SOR (Segment Orientation Ratio) とは、分子で構成されるセグメントにつ 、ての分子配向の度合 、を与える指標を 、 ヽ 、一般的な MOR (Molecular Orientation Ratio)とは異なり、物体の厚さを考慮した値 である。

[0041] ところで、本発明の熱可塑性液晶ポリマーフィルムを積層する配線板の絶縁体層は 特に限定されるものではなぐ液晶ポリマー、ポリイミド榭脂、エポキシ榭脂、ビスマレ イミドトリアジン榭脂、ポリフエ-レンエーテル榭脂、ポリエーテルエーテルケトン樹脂 、ポリエーテルイミド榭脂、ポリエーテルケトンケトン樹脂などの各種ポリマー層を例示 することができ、ガラスクロスなどのシート状繊維強化材にこれらの各種ポリマーを含 浸させた基材であってもよいが、中でも液晶ポリマーを絶縁体層とする配線板は、低 吸湿性、耐熱性および耐薬品性などの特性の点で信頼性に優れるとともに、特に高 周波帯域における誘電率および誘電正接力 、さぐ伝送信号の高速ィ匕ゃ大容量ィ匕 が可能な電気特性にも優れた高機能かつ高信頼性の配線板を得ることができるので 、より好適である。

参考例 2で得られたフィルム B 1にランダムに直径 5mmの穴を 5箇所開けたフィルム を 2枚用意し、参考例 5で得た配線板の両側に配置し、さらに離型材として 25 m厚 のポリイミドフィルムを両側に重ねて、真空熱プレスの熱盤を 250°Cにセットし、真空 状態でフィルムと配線板を 4MPaの圧力で 10分間積層した。積層温度 250°Cでのフ イルム B1の見かけの溶融粘度は 6 X 105Pa' sであり、配線板の見かけの溶融粘度は 7 X 105Pa' sであった。得られた積層体は、フィルム B1の見かけの溶融粘度が高ぐ 配線板の最外層およびこれに配設された導電回路との接着性が不十分であるため、 得られる配線板は耐熱性、水蒸気バリア性、耐薬品性が劣っていた。

参考例 3で得られたフィルム C 1にランダムに直径 5mmの穴を 5箇所開けたフィルム を 2枚用意し、参考例 5で得た配線板の両側に配置し、さらに離型材として 25 m厚 のポリイミドフィルムを両側に重ねて、真空熱プレスの熱盤を 330°Cにセットし、真空 状態でフィルムと配線板を 4MPaの圧力で 10分間積層した。積層温度 330°Cでのフ イルム C1の見かけの溶融粘度は 8 X 103Pa' sであり、配線板の見かけの溶融粘度は 1 X 105Pa' sであった。得られた積層体は、フィルム C1の見かけの溶融粘度が低い ため、開口部や全体の寸法や形状が設計値と大幅にずれていた。

参考例 1で得られたフィルム A1〜A5にランダムに直径 5mmの穴を 5箇所開けたフ イルムを 2枚用意し、参考例 5で得た配線板の両側に配置し、さらに離型材として 25 μ m厚のポリイミドフィルムを両側に重ねて、真空熱プレスの熱盤を 275°Cにセットし 、真空状態でフィルムと配線板を 4MPaの圧力で 10分間積層した。積層温度 275°C でのフィルム Alから A5の見かけの溶融粘度はそれぞれ、 4 X 104Pa' s、 7 X 103Pa •s、 2 X 105Pa' s、 3 X 105Pa' s及び 6 X 104Pa' s、であり、配線板の見かけの溶融 粘度は 5 X 105Pa'sであった。

参考例 3で得られたフィルム C1〜C5にランダムに直径 5mmの穴を 5箇所開けたフ イルムを 2枚用意し、参考例 5で得た配線板の両側に配置し、さらに離型材として 25 μ m厚のポリイミドフィルムを両側に重ねて、真空熱プレスの熱盤を 295°Cにセットし 、真空状態でフィルムと配線板を 4MPaの圧力で 10分間積層した。積層温度 295°C でのフィルム C1から C5の見かけの溶融粘度はそれぞれ、 1 X 105Pa's、 4X lCTPa' s、 3X 105Pa.s、 7X 104Pa's及び 8X 103Pa'sであり、配線板の見かけの溶融粘度 は4 10 &'5でぁった。

[0069] 表 6に示すように、実施例 1〜5の積層体は、周波数 1Hzにおけるフィルムの見かけ の溶融粘度が本発明の所定の範囲内にある温度で積層されているので、積層後の 外観、耐榭脂フロー性、接着性とも優れていた。特に実施例 1は、真空熱プレスの熱 盤の温度を、見かけの溶融粘度が1 104?&'3〜2ズ10 &'3の範囲に入るょぅ、口 ットごとに測定後積層体を製造して 、るので、ロット間にお 、て品質のバラツキは見ら れない。 一方、比較例 1〜3の積層体は、周波数 1Hzにおける第 1の熱可塑性液晶フィルム の見かけの溶融粘度が本発明の所定の範囲外であり、見かけの溶融粘度が 1 X 104 Pa ' sよりも低い場合は、積層後の外観、耐榭脂フロー性に劣り、 2 X 105Pa' sよりも 高い場合には、接着性に劣っていた。さらに、比較例 4〜5の積層体は同じ融点を示 すが、異なる見かけの溶融粘度を示すフィルムを用いる場合、従来の融点を基準とし た積層温度の設定ではロット間において積層体の不良頻度が増加することを示して いる。

Claims

請求の範囲
[1] 導電回路を含む一層が露出した配線基板に熱可塑性液晶ポリマーフィルムを積層 し、熱プレスを行って配線基板を製造する方法にぉ 、て、
前記フィルムの熱可塑性液晶ポリマーについて、積層温度領域における低周波数 での粘弾性特性を測定して、前記特性値が所定の範囲内にある温度を選択し、前記 温度で熱プレスを行うことを特徴とする配線基板の製造方法。
[2] 請求項 1にお 、て、前記粘弾性特性の測定が、見かけの溶融粘度の測定である配 線基板の製造方法。
[3] 請求項 2において、低周波数が 1Hzである配線基板の製造方法。
[4] 請求項 1にお 、て、積層温度領域が 240°Cから 350°Cまでの温度範囲である配線 基板の製造方法。
[5] 請求項 2において、前記見かけの溶融粘度の測定値が 1 X 104Pa' s〜2 X 105Pa' sまでの範囲内にある温度が選択されて熱プレスが行われる配線基板の製造方法。
[6] 請求項 2において、前記見かけの溶融粘度の測定は、前記フィルムのロットごとに 行う配線基板の製造方法。
[7] 請求項 5において、前記熱可塑性液晶ポリマーフィルムの加熱処理により、見かけ の溶融粘度の調整を行う配線基板の製造方法。
[8] 請求項 7にお 、て、前記加熱処理を、前記熱可塑性液晶ポリマーフィルムの液晶ポ リマーの融点以上で行うかまたは、融点よりも 20°C低 、温度力 融点までの温度で 行う配線基板の製造方法。
[9] 請求項 5にお 、て、前記配線基板を構成するポリマーが、熱可塑性液晶ポリマーで あり、前記熱可塑性液晶ポリマーフィルムを構成するポリマーは、配線基板を構成す る熱可塑性液晶ポリマーの見かけの溶融粘度よりも低い見かけの溶融粘度を有する ように選択されて!、る配線基板の製造方法。
[10] 請求項 5において、前記熱可塑性液晶ポリマーフィルムは、少なくとも 2層以上の積 層フィルムであり、配線基板に接する層のフィルムを構成する熱可塑性液晶ポリマー の見かけの溶融粘度の測定値力 他の層のフィルムを構成する熱可塑性液晶ポリマ 一の見かけの溶融粘度よりも低ぐ前記の範囲内の見かけの溶融粘度を示す配線基 板の製造方法。
[11] 導電回路を含む一層が露出した配線基板に熱可塑性液晶ポリマーフィルムを積層 し、熱プレスを行って配線基板を製造する方法にぉ 、て、
前記フィルムの熱可塑性液晶ポリマーについて、積層温度領域における低周波数 での粘弾性特性値が所定の範囲内にある温度で熱プレスを行うことを特徴とする配 線基板の製造方法。
[12] 導電回路を含む一層が露出した配線基板に、熱可塑性液晶ポリマーフィルムを積 層し、熱プレスを行って得られた配線基板にぉ 、て、
前記フィルムの熱可塑性液晶ポリマーについて、積層温度領域における低周波数 での粘弾性特性を測定して、前記特性値が所定の範囲内にある温度を選択し、前記 温度で熱プレスを行って得られたことを特徴とする配線基板。
[13] 請求項 12に記載の配線基板に積層する熱可塑性液晶ポリマーフィルムが、粘弹 性特性値が所定の範囲内にあるように調整された熱可塑性液晶ポリマーフィルム。
[14] 請求項 13において、前記熱可塑性液晶ポリマーフィルムの長手方向の分子配向 度 SOR力 1. 00力ら 1. 15の範囲内にある熱可塑性液晶ポリマーフィルム。
[15] 請求項 13または 14において、前記熱可塑性液晶ポリマーフィルムのフィルム平面 方向の線膨張係数が、導電回路を含む一層が露出した配線基板の平面方向の線膨 張係数とほぼ同一である熱可塑性液晶ポリマーフィルム。
[16] 請求項 13〜15のいずれ力 1項において、前記熱可塑性液晶ポリマーフィルムは、
260°Cの温度雰囲気下での無緊張状態で 30分間暴露した際の寸法変化率が 0. 0
5%以下である熱可塑性液晶ポリマーフィルム。
[17] 請求項 13〜16のいずれ力 1項において、前記熱可塑性液晶ポリマーフィルムの長 手方向および直交方向の引張弾性率がともに 3GPa以上である熱可塑性液晶ポリマ ーフイノレム。
[18] 請求項 13〜17のいずれか 1項において、導電回路を含む一層が露出した配線基 板に積層される熱可塑性液晶ポリマーフィルムは、前記配線基板と積層される 1主面 が粗ィ匕処理されている熱可塑性液晶ポリマーフィルム。
[19] 請求項 13〜18のいずれか 1項において、導電回路を含む一層が露出した配線基 板に積層される熱可塑性液晶ポリマーフィルムは、前記配線基板と積層される 1主面 が電離放射線処理されている熱可塑性液晶ポリマーフィルム。
請求項 13〜19のいずれ力 1項において、前記熱可塑性液晶ポリマーフィルムは、 導電回路の所定箇所を露出するために穿孔を有する熱可塑性液晶ポリマーフィルム
