제6도는 제5도에 도시된 회로내의 주요부분의 입력 또는 출력의 동작을 설명하기 위한 타이밍 챠트이다

Claims (2)

  1. 메모리 셀내에 저장된 데이타를 센싱하는 센스앰프의 저전위단자에 결합된 센스트랜지스터를 다단슬로프(Maltiple Slope)의 센싱인에이블 신호로써 구동하는 센싱클럭 드라이버를 포함하는 메모리소자의 센스앰프 드라이버에 있어서, 상기 센스앰프 드라이버가 센싱클럭을 반전하기 위한 제1인버터와, 상기 제1인버터의 출력을 다시 반전하는 제2인버터와, 상기 제2인버터의 출력단자에 대하여 병렬로 배열되며, 상기 제2인버터의 출력에 응답하여 서로 다른시간에 차례로 턴온되도록 그들의 게이트 사이에 시간지연용 저항들이 설치되고, 그들의 드레인은 센스앰프의 저단위단자에 공통적으로 접속된 N-채널 MOS 트랜지스터로 구성되는 제3인버터와, 센싱클럭이 디스에이블 상태로 되는경우, 즉시 상기한 제3인버터내의 지연특성을 갖는 적어도 하나의 N-채널 MOS 트랜지스터의 게이트전압을 접지선 레벨로 강제로 풀다운 시키기위한 수단등을 포함하는 메모리소자내의 센스앰프 드라이버.
  2. 제1항에 있어서, 상기한 제3인버터내의 지연특성을 갖는 적어도 하나의 N-채널 MOS 트랜지스터의 게이트에 대한 풀다운 수단은, 상기한 제2인버터의 하나의 출력단자에 접속되고, 지연특성을 갖는 N-채널 MOS 트랜지스터의 게이트에 접속되는 적어도 하나의 N-채널 트랜지스터로 구성하며, 센싱클럭이 디스에이블 상태가 되는 경우 풀다운 수단의 턴온에 따라 제3인버터내에 지연특성을 갖는 적어도 하나의 N-채널 MOS 트랜지스터가 강제로 풀다운되어 상기한 제3인버터내에 각각의 N-채널 MOS 트랜지스터들이 동시에 턴 오프되어 전원선과 접지선사이에 DC 전류통로가 형성되는 것을 방지하도록 한 메모리소자내의 센스 앰프 드라이버.
