- 불화수소 0.1 내지 3 중량%, 질산, 황산, 염산 중 하나 이상 선택되는 무기산 10 내지 40 중량% 및 잔여 중량%로 물을 포함하는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 1 항에 있어서상기 습식 식각용액 100중량부를 기준으로 비이온성 계면활성제가 0.0001 내지 5 중량부를 더 포함되는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 2 항에 있어서,상기 비이온성 계면활성제는 알킬페놀에톡실레이트(alkylphenol ethoxy-late), ALS(ammonium lauryl sulfate solution) 중 하나 이상인 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 불화암모늄 0.1 내지 10 중량%, 1개 이상의 카르복실기를 가지는 유기산 화 합물 60 내지 98 중량%, 및 잔여 중량%로 물을 포함하는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 불화수소 0.1 내지 10 중량부, 불화암모늄 0.1 내지 10 중량부, 1개 이상의 카르복실기를 가지는 유기산 화합물 30 내지 50 중량부, 알콜류 30 내지 50 중량부, 및 물을 포함하는 실리콘 산화막 선택성 습식 식각용액.
- 제 1 항에 있어서,상기 습식 식각용액은 실리콘 산화막과 금속 실리사이드막의 식각 선택비가 1:1 내지 1:10의 값을 가지는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 4 항에 있어서,상기 습식 식각용액은 실리콘 산화막과 금속 실리사이드막의 식각 선택비가 1:1 내지 1:15 의 값을 가지는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 5 항에 있어서,상기 습식 식각용액은 실리콘 산화막과 금속 실리사이드막의 식각 선택비가 1:1 내지 1:10이상의 값을 가지는 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 4 항 또는 제 5 항에 있어서,상기 유기산 화합물은 초산, 시트르산, 글루타르산, 글리콜산, 포름산, 락트산, 말산, 말레산, 옥살산, 프탈산, 숙신산, 타르타르산, 및 프로피온산으로 이루어진 군에서 선택되는 하나 이상인 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 5 항에 있어서,상기 알콜류는 메탄올, 에탄올, 부탄올, 이소프로필 알콜로 이루어진 군에서 선택되는 하나 이상인 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 6 항 내지 제 8 항 중 어느 한 항에 있어서,상기 금속 실리사이드 막은 WSix, TiSix, MoSix, NiSix, TaSix, CuSix 막 중 하나인 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 6 항 내지 제 8 항 중 어느 한 항에 있어서,상기 실리콘 산화막은 BPSG(Boron phosphor silicate glass) 산화막인 것을 특징으로 하는 실리콘 산화막 선택성 습식 식각용액.
- 제 1 항, 제 4 항, 제 5 항 중 어느 한 항의 실리콘 산화막 선택성 습식 식각용액을 이용하여 실리콘 산화막을 상대적으로 선택 식각하는 방법.
