Abstract
Description
Claims (9)
- (a) 빌딩 블록으로서 벤질 (메트)아크릴레이트를 함유하는 공중합체 기재의 바인더 중합체, (b) 분자 내에 하나 이상의 중합할 수 있는 에틸렌성 불포화기가 있는 광중합할 수 있는 화합물 및 (c) 헥실비스이미다졸 화합물 기재의 광중합 개시제를 포함하는 감광성 수지 조성물.
- 제 1 항에 있어서, 성분 (a)가 (메트)아크릴산/벤질 (메트)아크릴레이트 공중합체인 감광성 수지 조성물.
- 제 2 항에 있어서, 벤질 (메트)아크릴레이트에 대한 (메트)아크릴산의 중합비가 5:95 내지 50:50의 범위인 감광성 수지 조성물.
- 제 1 항에 있어서, 성분 (b)가 비스페놀 골격이 있는 화합물, α,β-불포화 카르복실산과 글리시딜기 함유 화합물을 반응시킴으로써 수득된 화합물, 및 α,β-불포화 카르복실산과 폴리올을 반응시킴으로써 수득된 화합물 또는 그의 저급 알콕실화 유도체로 이루어진 군으로부터 선택된 하나 이상의 화합물인 감광성 수지 조성물.
- 제 1 항에 있어서, 성분 (b)가 2,2-비스[4-{(메트)아크릴옥시폴리에톡시}페 닐]프로판 (에톡시기의 수: 2-14), 트리글리세롤 디(메트)아크릴레이트 및 에톡실화 폴리프로필렌 글리콜 디(메트)아크릴레이트로 이루어진 군으로부터 선택된 하나 이상의 화합물인 감광성 수지 조성물.
- 제 1 항에 있어서, (d) 광-개시 발색제를 추가로 함유하는 감광성 수지 조성물.
- 제 6 항에 있어서, 성분 (d)가 트리페닐메탄 발색제인 감광성 수지 조성물.
- 제 1 항 내지 제 7 항 중 어느 한 항에 따른 감광성 수지 조성물을 지지 필름에 적용하고, 적용된 조성물을 건조시켜 감광성 수지층을 형성하고, 보호 필름으로 감광성 수지층을 씌움으로써 제조되는 감광성 드라이 필름.
- 제 8 항에 있어서, 상기 지지 필름이 10 nm 이하의 표면 거칠기 (Ra) 및 1012 Ω 이하의 표면 저항성을 갖는 감광성 드라이 필름.
