本発明は、フッ化物源; 有機第四アンモニウム塩基; 及び有機溶媒、水及びこれらの混合物から選択される溶媒を含むか、またはこれらから本質的になるストリッピング用組成物に関する。前記フッ化物源は、例えば有機フッ化物塩であることができる。前記有機第四アンモニウム塩基は、例えば脂肪族アンモニウム塩基であることができる。前記フッ化物源及び有機第四アンモニウム塩基は、約10:1〜約0.1:1、更に約7:1〜約0.5:1、更に約5:1〜約0.75:1のフッ化物源:有機第四アンモニウム塩基の比(重量/重量)で存在することができる。基材から被膜層をストリッピングする方法も提供される。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S05(AZエレクトロニックマテリアルズから入手可能)を、4インチケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレートで225℃で90秒間ベーク処理した。膜厚は、J.A.Woollam Co. Inc.によって販売されているVASE(角度可変分光エリプソメータ)エリプソメータを用いて98.7nmと測定された。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S10(AZエレクトロニックマテリアルズから入手可能)を4インチケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレートで250℃で90秒間ベーク処理した。膜厚は、J.A.Woollam Co.Inc.によって販売されるVASEエリプソメータを用いて127.7nmと測定された。
AZ(登録商標)ArF−1C5D(AZエレクトロニックマテリアルズから入手可能)の層を、8インチケイ素ウェハ上にスピンコートし、そして200℃で60秒間ベーク処理した(FT=37nm)。次いで、ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S05(AZエレクトロニックマテリアルズから入手可能)を上記のアンダーレイヤーの上に1270rpmでスピンコートした。この被覆されたウェハをホットプレート上で225℃で90秒間ベーク処理して、110nmのケイ素底面反射防止膜厚を達成した。次いで、AZ(登録商標)AX2120フォトレジスト(AZエレクトロニックマテリアルズから入手可能)の層を、上記の硬化した層の上にスピンコートした。露光及び現像後に、ケイ素ウェハの表面上のケイ素底面反射防止膜/アンダーレイヤー上にパターン化されたフォトレジストが得られた。このウェハを割り、そしてパターンを有する断片をストリッピング試験用に採取した。
SiO2の層(厚さ469nm)を4インチのケイ素ウェハ上に堆積した。次いで、ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S14(AZエレクトロニックマテリアルズから入手可能)を、前記SiO2層上に1240rpmでスピンコートした。この被覆されたウェハをホットプレート上で240℃で60秒間ベーク処理した。このケイ素含有底面反射防止膜用調合物の膜厚は、J.A.Woollam Co.Inc.によって販売されるVASEエリプソメータを用いて100nmと測定された。
窒化ケイ素の層(厚さ200nm)を、8インチケイ素ウェハ上に堆積した。次いで、ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S14(AZエレクトロニックマテリアルズから入手可能)を、前記窒化ケイ素層上に1240rpmでスピンコートした。この被覆されたウェハをホットプレートで240℃で60秒間ベーク処理した。このケイ素含有底面反射防止膜用調合物の膜厚は100nmであった。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S05 (AZエレクトロニックマテリアルズから入手可能)を4インチケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレートで225℃で90秒間ベーク処理した。その膜厚は、J.A.Woollam Co.Inc.によって販売されるVASEエリプソメータを用いて97.1nmと測定された。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S10 (AZエレクトロニックマテリアルズから入手可能)を、4インチケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレート上で250℃で90秒間ベーク処理した。その膜厚は、J.A.Woollam Co.Inc.によって販売されるVASEエリプソメータを用いて122.1nmと測定された。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S10 (AZエレクトロニックマテリアルズから入手可能)をケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレート上で250℃で90秒間ベーク処理した。その膜厚は、J.A.Woollam Co. Inc.によって販売されるVASEエリプソメータを用いて130.2nmと測定された。
ケイ素含有底面反射防止膜用調合物AZ(登録商標)EXP ArF−S10 (AZエレクトロニックマテリアルズから入手可能)を、ケイ素ウェハ上に1400rpmでスピンコートした。この被覆されたウェハをホットプレート上で250℃で90秒間ベーク処理した。膜厚は、J.A.Woollam Co.Inc.によって販売されるVASEエリプソメータを用いて116.3nmと測定された。
Claims (24)
- フッ化物源; 有機第四アンモニウム塩基; 及び有機溶媒、水及びこれらの混合物から選択される溶媒を含む、ストリッピング用組成物。
- フッ化物源が有機フッ化物塩である、請求項1の組成物。
- フッ化物源が、脂肪族第四アンモニウム塩、脂肪族/アリール第四アンモニウム塩、ジ第四アンモニウムジフッ化物塩、式[アリール]q[アルキル]rSi[F]s(式中、qは1または2であり、rは1または2であり、そしてsは2または3である)を有するテトラアルキルアンモニウムジフルオロトリアリール(もしくはトリアルキル、またはアリールとアルキルの混合物)ジシリケート; 次式
を有する化合物; DABCO(1,4−ジアザビシクロ[2.2.2]オクタン)のジ第四アンモニウムフッ化物塩、ピリジニウムフッ化物塩、イミダゾリジンフッ化物塩、テトラゾリウムフッ化物塩、1−フルオロ−4−クロロメチル−1,4−ジアゾニアビシクロ[2.2.2]オクタンビス(テトラフルオロボレート)、1−フルオロ−4−ヒドロキシ−1,4−ジアゾニアビシクロ[2.2.2]オクタンビス(テトラフルオロボレート)、N,N’−ジフルオロ−2,2’−ビピリジニウムビス(テトラフルオロボレート)、‘N−F’試薬、‘[N−F]+’試薬、2,2−ジフルオロ−1,3−ジメチルイミダゾリジン、ジエチルアミノスルファートリフルオライド、RaRbN−CF2−Rc(Raは水素またはアルキルであり、そしてRb及びRcはそれぞれアルキルまたはアリールから選択される)、及びパーフルオロブタンスルホニルフルオライド、これらの水和物、並びにこれらの混合物から選択される、請求項1または2の組成物。 - フッ化物源が、テトラ−C1−6−アルキルアンモニウムフルオライド、トリ−C1−6−アルキルC6−20−アルキルアンモニウムフルオライド、ジ−C1−6−アルキルジC8−20−アルキルアンモニウムフルオライド、及びこれらの混合物からなる群から選択される、脂肪族第四アンモニウムフッ化物及びこれの水和物である、請求項3の組成物。
- フッ化物源が、テトラ−C1-4−アルキルアンモニウムフルオライド及びこれの水和物である、請求項4の組成物。
- フッ化物源が、テトラブチルアンモニウムフルオライド及びこれの水和物である、請求項5の組成物。
- 有機第四アンモニウム塩基が、置換されていないかまたは置換された脂肪族アンモニウムヒドロキシド、置換されていないかまたは置換されたアリールアンモニウムヒドロキシド、またはこれらの混合物である、請求項1〜6のいずれか一つの組成物。
- 有機第四アンモニウム塩基が、置換されていないかまたは置換されたテトラアルキルアンモニウムヒドロキシドである、請求項7の組成物。
- 前記有機第四アンモニウム塩基が、テトラメチルアンモニウムヒドロキシド、テトラエチルアンモニウムヒドロキシド、テトラプロピルアンモニウムヒドロキシド、テトライソプロピルアンモニウムヒドロキシド、テトラブチルアンモニウムヒドロキシド、トリメチルエチルアンモニウムヒドロキシド、(2−ヒドロキシエチル)トリメチルアンモニウムヒドロキシド、(2−ヒドロキシエチル)トリエチルアンモニウムヒドロキシド、(2−ヒドロキシエチル)トリプロピルアンモニウムヒドロキシド、(1−ヒドロキシプロピル)トリメチルアンモニウムヒドロキシド、エチルトリメチルアンモニウムヒドロキシド、ジエチルジメチルアンモニウムヒドロキシド、ジメチルジエチルアンモニウムヒドロキシド、トリメチル(2−ヒドロキシエチル)アンモニウムヒドロキシド、トリメチル−3−ヒドロキシプロピルアンモニウムヒドロキシド、トリメチル−3−ヒドロキシブチルアンモニウムヒドロキシド、トリメチル−4−ヒドロキシブチルアンモニウムヒドロキシド、トリエチル−2−ヒドロキシエチルアンモニウムヒドロキシド、トリプロピル−2−ヒドロキシエチルアンモニウムヒドロキシド、トリブチル−2−ヒドロキシエチルアンモニウムヒドロキシド、ジメチルエチル−2−ヒドロキシエチルアンモニウムヒドロキシド、ジメチルジ(2−ヒドロキシエチル)アンモニウムヒドロキシド、モノメチルトリ(2−ヒドロキシエチル)アンモニウムヒドロキシド、テトライソブチルアンモニウムヒドロキシド、テトラ−tert−ブチルアンモニウムヒドロキシド、モノメチル−トリエチルアンモニウムヒドロキシド、モノメチルトリプロピルアンモニウムヒドロキシド、モノメチルトリブチルアンモニウムヒドロキシド、モノエチルトリメチルアンモニウムヒドロキシド、モノエチルトリブチルアンモニウムヒドロキシド、ジメチルジブチルアンモニウムヒドロキシド、トリエチル(2−ヒドロキシエチル)アンモニウムヒドロキシド、ベンジルトリメチルアンモニウムヒドロキシド、デシルトリメチルアンモニウムヒドロキシド、及びこれらの混合物から選択される、請求項8の組成物。
- 有機第四アンモニウム塩基がテトラメチルアンモニウムヒドロキシドである、請求項9の組成物。
- 溶媒が、水、及び有機溶媒もしくは複数種の有機溶媒の混合物である、請求項1〜10のいずれか一つの組成物。
- 溶媒が有機溶媒であるかまたは複数種の有機溶媒の混合物である、請求項11の組成物。
- 有機溶媒が、ケトン類、C1〜C10脂肪族アルコール類、芳香族基含有アルコール類、環状カーボネート類、脂肪族もしくは芳香族炭化水素、環状エーテル類、エチレングリコール、プロピレングリコール、ヘキシレングリコール、エーテルアルコール類、エチレングリコールアルキルエーテルアセテート類、2−メトキシエチルエーテル、メトキシブタノール、エトキシブタノール、メトキシプロパノール、及びエトキシプロパノール、エステル類、置換されていないかもしくは置換されたピロリジノン類、置換されていないかもしくは置換されたテトラヒドロチオフェン−1,1−ジオキシド類、ジメチルスルホキシド、二塩基性エステル類、及びガンマ−ブチロラクトン、ケトンエーテル誘導体、ケトンアルコール誘導体、ラクトン類、ジメチルアセトアミド、ジメチルホルムアミド、アニソール、及びこれらの混合物から選択される、請求項12の組成物。
- 溶媒が、1−メチル−2−ピロリジノン、プロピレングリコール、水、及びこれらの混合物から選択される、請求項13の組成物。
- 溶媒が、1−メチル−2−ピロリジノン、プロピレングリコール及びこれらの混合物から選択される、請求項14の組成物。
- フッ化物源及び有機第四アンモニウム塩基が、約10:1〜約0.1:1のフッ化物源:有機第四アンモニウム塩基の比(重量/重量)で存在する、請求項1〜15のいずれか一つの組成物。
- フッ化物源及び有機第四アンモニウム塩基が、約7:1〜約0.5:1のフッ化物源:有機第四アンモニウム塩基の比(重量/重量)で存在する、請求項16の組成物。
- フッ化物源及び有機第四アンモニウム塩基が、約5:1〜約0.75:1のフッ化物源:有機第四アンモニウム塩基の比(重量/重量)で存在する、請求項12の組成物。
- テトラ−C1−6−アルキルアンモニウムフルオライド、トリ−C1−6−アルキル−C6−20アルキルアンモニウムフルオライド、ジ−C1−6−アルキル−ジ−C8−20−アルキルアンモニウムフルオライド、これらの水和物、及びこれらの混合物の群から選択される有機フッ化物源; 置換されていないかもしくは置換された脂肪族アンモニウムヒドロキシド及びこれらの混合物から選択される有機第四アンモニウム塩基; 及びプロピレングリコール、置換されていないかもしくは置換されたピロリジノン類、水及びこれらの混合物から選択される溶媒から本質的になる、請求項1〜18のいずれか一つのストリッピング用組成物。
- 被膜を請求項1〜19のいずれか一つの組成物と接触することを含む、基材から被膜をストリッピングする方法。
- 上記被膜がケイ素含有底面反射防止膜である、請求項20の方法。
- 基材からの被膜のストリッピングのための、請求項1〜19のいずれか一つの組成物の使用。
- 被膜が、ケイ素含有底面反射防止膜またはハードマスク層、炭素に基づく反射防止膜、フォトレジスト膜、炭素に基づくハードマスク材料、反応もしくは硬化容器からのポリマー、ペイントまたはワニスである、請求項22の使用。
- 被膜がケイ素含有反射防止膜である、請求項23の使用。
