Abstract
提供一种能抑制交叉擦除、即使在高密度、高线速度的过量写入中也能使擦除率高、而且跳动小的信息记录再生的光学信息记录媒体。在透明基板1上依次重叠下侧保护层2、记录层3、上侧保护层4、中间层5、反射层6,构成媒体,导热系数按照反射层、中间层、上侧保护层的顺序依次增大,而且使记录层的厚度为4~16nm。设光吸收层的折射率为n1、消光系数为k1,光吸收层的厚度d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。
Description
本发明涉及通过将激光光束等高能量的光束照射到在基板上形成的薄膜上,能记录·再生信号质量高的信息信号的光学信息记录媒体、其制造方法、其记录再生方法、以及记录再生装置。
如果一边调整照射条件、一边将激光光束照射到在基板上形成的硫族材料等的薄膜上进行局部加热,则能使被照射的部分在光学常数(折射率n、消光系数k)不同的非晶相和晶相之间发生相变。利用这样的相变,开发了将特定波长的光的反射光量或透射光量的差作为信号检测的进行高速·高密度信息记录的媒体及其利用方法。
在相变记录中,如果只使用单一的激光光束,根据信息信号,将激光输出功率调制在记录电平和擦除电平这两种电平之间,并将光束照射在信息磁道上,则能一边擦除已有的信号,一边记录新的信号(例如特开昭56-145530号公报)。该方法的优点在于:不需要光磁记录中所需要的磁回路零件,能简化磁头,由于能同时进行擦除和记录,所以能缩短改写时间。
为了使相变记录高密度化,可以采用下述方法:通过缩短记录用的光源的波长、增大物镜的NA(数值孔径)等,形成更小的记录标记,提高圆盘状的基板上的记录标记的圆周方向线密度及径向磁道密度。另外,为了提高圆周方向密度,提出了使记录标记的长度上带有信息的标记边缘记录方法,而为了提高径向密度,提出了将设置在基板上的作为激光导向用的槽的纹和该导向槽之间的纹间平面这两者作为记录磁道的纹间平面和纹记录方法。
另外,不仅高密度化、而且提高信息处理速度、即提高信息的记录再生速度也是重要的,因此,关于在半径相同的位置以高转速使盘旋转,进行记录再生的高线速度化的研究已取得进展。
另外,还提出了通过分离层重叠多层可记录的信息层、使容量倍增的记录媒体(例如特开平9-212917号公报),以及选择这样的多个信息层中的一个、进行记录再生用的层识别装置和层切换装置(例如特开平10-505188号公报)。
如果促进记录的高密度化,则过量写入失真和重复劣化也将成为问题,特别是将记录标记记录在某磁道上时,使得相邻磁道的记录标记局部地消失的现象(以下称“交叉擦除”)将成为问题。由于提高径向的记录密度,磁道的间隔越短,交叉擦除变得越显著。特别是在纹间平面和纹记录时,与只在纹间平面或纹一者上记录的情况相比,记录标记之间的径向间隔减小一半,所以影响变大。
交叉擦除对记录时与汇聚的激光光点进行记录的磁道相邻的磁道产生影响。具体地说,可以认为由激光产生的相邻磁道的直接加热、以及由来自欲进行记录的磁道的热传导产生的相邻磁道的间接加热成为发生交叉擦除的原因。
另外,在由单一光束进行的过量写入的情况下,在非晶体部分和晶体部分光吸收率不同,另外,在晶体部分必须有熔融潜热,所以两者之间在用相同功率的光束照射的情况下,达到的温度不同,过量写入时受过量写入前的信号的影响,使得标记边缘位置不一致。而且,由此引起再生信号的时间轴方向的误差(跳动)增大或擦除率下降。该现象出现在记录的高线速度·高密度化、尤其是导入标记边缘记录方式时将成为大问题。
为了解决该问题,必须使晶体部分和非晶体部分在用相同功率的光束照射时达到相同的温度。而且,假定用波长为λ的激光光束照射时晶体部分的吸收率为Acry,非晶体部分的吸收率为Aamo,由此为了补偿晶体部分的熔融潜热,必须使光吸收率比Acry/Aamo大于1.0。此外,假定用波长为λ的激光光束照射时晶体部分的反射率为Rcry,非晶体部分的反射率为Ramo,为了获得高的C/N比,最好使反射率差ΔR=Rcry-Ramo增大。
迄今,如上所述,作为同时增大Acry/Aamo和ΔR的技术,提出了以下方案:没有反射层的3层结构(特开平3-113844号公报,特开平5-298748号公报)、采用反射率低的材料的反射层、或者有厚度非常薄的反射层的4层结构(特开平4-102243号公报,特开平5-298747号公报)。
可是,即使采用上述的方法,同时增大Acry/Aamo和ΔR,也未必能获得足够的记录再生特性。例如,在反射层的厚度薄的情况或反射层的导热系数低的情况下,由记录层的光吸收产生的热跑到反射层上,所谓冷却能力不足,有碍于非晶体化。在作为非晶体的标记的前端部分,该现象特别明显,造成标记前端部分的宽度比后端部分的宽度窄的失衡现象。另外,标记边缘位置不仅发生物理性地偏离所希望的位置,而且标记宽度不均匀,所以作为电信号的边缘位置偏移更大,其结果,使得跳动增大。在高密度·高线速度的记录中,这将成为大问题。
本发明的目的在于提供一种交叉擦除少的、适合于高密度的信息记录再生的光学信息记录媒体。另外,本发明的另一个目的在于提供一种即使在高密度·高线速度的过量写入中也能使擦除率高、而且跳动小的信息记录再生的光学信息记录媒体。另外,本发明的再一个目的在于提供一种这些光学信息记录媒体的制造方法及记录再生方法、以及利用上述光学信息记录媒体的光学信息记录再生装置。
为了达到上述目的,本发明的第一种光学信息记录媒体的特征在于:包括透明基板、以及在该透明基板上形成的多层膜,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,上层保护层、中间层及反射层距离上述记录层越远的层的导热系数越大,上述记录层的厚度在4nm以上16nm以下。
通过采用这样的光学信息记录媒体,能促进从记录层向多层膜的厚度方向的热传导,能降低交叉擦除。记录层的厚度最好在6nm以上14nm以下。
本发明的第二种光学信息记录媒体的特征在于:包括透明基板、以及在上述透明基板上形成的多层膜,上述多层膜从靠近上述透明基板一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,上述光束的波长为λ时在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的厚度大于上述光吸收层的膜厚。
通过采用这样的光学信息记录媒体,能同时增大Acry/Aamo和ΔR,能获得充分的冷却效果。其结果,能实现即使在高密度·高线速度的过量写入中也能使擦除率高、而且跳动小的信息记录再生的光学信息记录媒体。
在上述第二种光学信息记录媒体中,设第一反射层的消光系数为k1,上述第一反射层的厚度最好在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。如果采用该优选例,则能获得优异的C/N比、擦除率及跳动的值。
另外,本发明的第三种光学信息记录媒体的特征在于:包括透明基板、以及在上述透明基板上形成的多层膜,上述多层膜从靠近上述透明基板一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,设上述光束的波长为λ,波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,上述光吸收层的厚度d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。
本发明的光学信息记录媒体可以备有多个记录层,也可以包括由含有记录层的多层膜构成的两个以上的信息层。在此情况下,两个以上的信息层最好通过分离层重叠。这样的光学信息记录媒体例如包括透明基板、以及在上述透明基板上形成的多层膜,上述多层膜从靠近上述透明基板一侧开始依次包括第一信息层、分离层及第二信息层。
这样在备有第二信息层的情况下,虽然没有特别限制,但上面说明的多层膜的结构最好适用于第二信息层。从激光光束入射的透明基板一侧看,距离远的第二信息层重要的是要具有高灵敏度。在上述多层膜中,中间层或光吸收层与记录层相同,由于吸收激光,所以记录层容易升温,能获得良好的灵敏度。而且,在上述多层膜中,由于导热系数高的反射层产生的迅速冷却作用,发生的热量被消除。因此,不会使记录层内的热扩散增大,能抑制交叉擦除特性的劣化。
本发明的光学信息记录媒体的第一种制造方法的特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,上述上侧保护层、上述中间层及上述反射层距离上述记录层越远的层的导热系数越大,上述记录层的膜厚在4nm以上16nm以下。利用该制造方法,能获得能减少交叉擦除的光学信息记录媒体。
本发明的光学信息记录媒体的第二种制造方法的特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,上述光束的波长为λ时在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的膜厚大于上述光吸收层的膜厚。利用该制造方法,能获得能即使在高密度·高线速度的过量写入中也能使擦除率高、而且跳动小的信息记录再生的光学信息记录媒体。
本发明的光学信息记录媒体的第三种制造方法的特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,设上述光吸收层的厚度为d1,上述光束的波长为λ,上述波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)成立的条件下,形成上述光吸收层。
上述各种制造方法都能适用于备有两个以上的信息层的光学信息记录媒体。在此情况下,最好采用包括以下工序的制造方法:在透明基板上形成第一信息层的工序;在保护基板上形成第二信息层的工序;通过分离层将上述透明基板和上述保护基板粘贴起来,并在上述透明基板上依次形成上述第一信息层、上述分离层及上述第二信息层的工序。在此情况下,保护基板具有保护信息层的功能。另外,与上述相同,第二信息层的制造方法最好也采用本发明的上述各种制造方法。
本发明的光学信息记录媒体的记录再生方法是一种使光束从透明基板一侧入射到在上述中记载的本发明的光学信息记录媒体上,对信息进行记录再生的方法,其特征在于:设瞬间能使被照射部分熔融的功率电平为P1,瞬间不能使被照射部分熔融的功率电平为P2及P3(P1>P2≥P3≥0),以及不改变记录层的记录标记的光学状态、而且通过照射能获得足以使上述记录标记再生的反射率的功率电平为P0(P1>P0>0),在用这些功率电平表示上述光束的强度时,通过将光束调制在功率电平P1和P2之间,利用由生成的一群脉冲构成的记录脉冲串形成记录在上述记录层上的至少一个记录标记,在不形成记录标记的情况下,使光束保持功率电平P2,通过照射功率电平为P0的光束,使记录在上述记录层上的信息再生。
这样,通过调制强度,利用生成的脉冲串形成记录标记,如果使用例如上述第一光学信息记录媒体,则能抑制交叉擦除而使信息记录再生。另外,如果使用例如上述第二或第三光学信息记录媒体,则在形成特别长的标记的情况下,能将过多的热除去而使标记宽度均匀。
上述各记录再生方法能适用于备有两个以上的信息层的光学信息记录媒体。在此情况下,最好使光束从透明基板一侧入射,改变第一信息层及第二信息层中包含的记录层的状态。
本发明的光学信息记录媒体的记录再生装置的特征在于:备有在上述中记载的本发明的光学信息记录媒体、发生照射在上述光学信息记录媒体上的光束的光束发生装置、以及调制上述光束的强度的光束强度调制装置,
设瞬间能使被照射部分熔融的功率电平为P1,瞬间不能使被照射部分熔融的功率电平为P2及P3(P1>P2≥P3≥0),以及不改变记录层的记录标记的光学状态、而且通过照射能获得足以使上述记录标记再生的反射的功率电平为P0(P1>P0>0),在用这些功率电平表示上述光束的强度时,
通过形成记录标记而将信息记录在记录层上时,上述光束强度调制装置将光束调制在功率电平P1和P2之间,利用由生成的一群脉冲构成的记录脉冲串至少形成一个上述记录标记,在不形成记录标记时,使光束的强度保持功率电平P2,
使记录在上述记录层上的信息再生时,使光束的强度保持功率电平P0。
上述各记录再生装置也能适用于备有两个以上的信息层的光学信息记录媒体。在此情况下,最好将光束发生装置配置在记录媒体的透明基板一侧,以便使激光从透明基板一侧入射。

以下,说明本发明的优选实施形态。
(第一实施形态)
在本实施形态中,主要说明本发明的第一种光学信息记录媒体。本发明者研究了在基板上形成的多层膜的各种层结构,研究的结果表明,记录层的厚度、和从记录层至空气一侧(与基板相反的一侧)的层导热系数的关系对交叉擦除有很大的影响,制成了该例的媒体。
在上述光学信息记录媒体中,上侧保护层的厚度最好在10nm以上。因为如果上侧保护层太薄,则记录层和中间层之间的距离过短,由于中间层本身具有的热的影响,结果从记录层向中间层进行的热传导被抑制。另外上侧保护层的厚度最好在200nm以下。
另外,在上述光学信息记录媒体中,最好还包含与记录层相接形成的界面层。在上侧保护层和记录层之间、以及在下侧保护层和记录层之间这两处中的至少一处的界面上形成界面层。作为界面层最好是包含Ge的层。因为能抑制与上侧保护层及/或下侧保护层、以及与记录层之间的原子的相互扩散。界面层最好包含从Ge、Si、Cr、Ti及Al中选择的至少一种。
另外,在上述光学信息记录媒体中,记录层最好包含Ge、Sb及Te。因为适合于在记录层中作为同时进行擦除和记录情况下的材料。记录层以Ge、Sb及Te为主要成分,另外最好还含有6.0原子%以下的N。因为有利于改善重复特性。
另外,在上述光学信息记录媒体中,上侧保护层及/或下侧保护层最好含有60~100摩尔%的ZnS、40~0摩尔%的SiO2。因为这样的保护层的耐热性好,具有合适的导热系数,还具有适合于媒体的光学特性的调整的折射率。
另外,在上述光学信息记录媒体中,反射层最好含有从Au、Ag、Cu及Al中选择的至少一种。也可以使用含有这些金属的合金。
另外,在上述光学信息记录媒体中,中间层最好含有从Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi中选择的至少一种元素。更具体地说,最好由这样选择的物质构成,即由含有从上述元素选择的至少一种元素的氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物以及从元素间化合物选择的至少一种化合物构成。中间层由其导热系数介于上侧保护层的导热系数和反射层的导热系数之间的值的材料构成。
另外,在本说明书中,所谓元素间化合物是指由两种以上的元素构成的化合物而言,例如Ge-Cr、Si-W之类。作为元素间化合物最好是由上述例举的元素构成的化合物。
另外,在上述光学信息记录媒体中,假设作为光束被记录媒体反射的比率的反射率及作为被记录层吸收的比率的吸收率在记录层为晶相的情况下分别为Rcry及Acry,在非晶相的情况下分别为Ramo及Aamo,最好使反射率差(Rcry-Ramo)为5%以上(5个百分点以上),而且,使吸收率比(Acry-Aamo)为1.0以上。
另外,在该光学信息记录媒体的制造方法中,最好用200nm/分钟以下的速度形成记录层。因为这样能确保记录层厚度的精度。
另外,最好这样形成记录层,即在含有惰性气体和氮气的气氛中形成,且调整上述氮气的含有量,使记录层中含有6.0原子%以下的氮原子。
在该光学信息记录媒体的记录再生方法中,最好使脉宽及各脉冲间的间隔大致相同地生成记录脉冲串的至少一部分。
另外,在上述光学信息记录媒体的记录再生方法中,最好在记录脉冲串的最后的脉冲之后设有功率电平为P4(P2>P4≥0)的冷却区间。
以下,参照附图具体地说明本实施形态。
图1及图2分别是本实施形态的光盘的局部剖面图及斜视图。如图1所示,在此光盘中,在透明的盘基板1上依次重叠了下侧保护层2、记录层3、上侧保护层4、中间层5、反射层6,还设有覆盖层7。另外,如图2所示,由于在基板1上形成深度为D的纹8,所以在由上述各层构成的重叠膜10的表面上也形成了互相平行的凹部及凸部,分别作为纹8及纹间平面9。从基板1一侧作为光束照射激光,在记录层3上形成记录标记11。如图2所示,为了进行高密度记录,最好在纹8及纹间平面9两者上都形成记录标记(纹间平面和纹记录)。
作为基板1可以采用聚碳酸酯树脂、聚甲基丙烯酸甲酯树脂、聚烯烃树脂、ァ-トン树脂、玻璃等透明材料。另外,基板1的厚度虽然不特别限定,但最好为0.1mm~2.0mm。
形成下侧保护层2及上侧保护层4是为了照射激光时抑制基板1或记录层3的热损伤引起的噪声的增加,以及对激光的反射率、吸收率及反射光的相位调整等。作为保护层2、4可以采用由下列物质构成的电介质材料:例如Se、Y、Ce、La、Ti、Zr、Hf、V、Nb、Ta、Zn、Al、Si、Te等的氧化物,Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Zn、B、Al、Ga、In、Si、Ge、Sn、Pb等的氮化物,Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Zn、B、Al、Ga、In、Si等的碳化物,Zn、Cd、Ga、In、Si、Ge、Sn、Pb、Sb、Bi等的硫化物,硒化物或碲化物,Mg、Ca等的氟化物,C、Si、Ge等的单体,或它们的混合物。
上侧保护层4的厚度最好在10nm以上200nm以下。如果上侧保护层太薄,则如上所述,由于中间层5本身具有的热的影响,从记录层3向中间层5进行的热逃逸变坏。这样如果热传导沿层的厚度方向下降,则在记录层3的面内的热扩散增大,所以有可能使交叉擦除增大。如果使上侧保护层4在10nm以上,则即使磁道间距(相邻的一对纹间平面及纹的宽度的平均宽度(纹间距的1/2)、只在纹上记录时与纹间距相同)为0.6微米,交叉擦除也能在允许范围内。上侧保护层4的厚度越厚,越能减少交叉擦除。可是,光学特性以膜厚λ/2n(λ是激光波长,n是上侧保护层4的折射率)为周期重复,所以为了使媒体的光学特性为所希望的特性,使膜厚在必要的厚度以上时在工业上不利。因此,虽然取决于波长λ及折射率n,但膜厚最好在200nm以下。根据以上说明的理由,上侧保护层4的厚度最好在10nm以上200nm以下,特别是最好在20nm以上200nm以下。
另一方面,下侧保护层2的厚度虽然不特别限定,但最好在10nm以上200nm以下。如果使下侧保护层的厚度小于10nm,则基板有可能发生热变形。最好使下侧保护层在200nm以下的理由与最好使上侧保护层在200nm以下的理由相同。
作为记录层3可以使用将Te或Se作为基底材料的硫族化合物,例如以下列物质为主要成分的合金:Ge-Sb-Te、Ge-Te、Pd-Ge-Sb-Te、In-Sb-Te、Sb-Te、Ag-In-Sb-Te、Ge-Sb-Bi-Te、Ge-Sb-Se-Te、Ge-Sn-Te、Ge-Sn-Te-Au、Ge-Sb-Te-Cr、In-Se、In-Se-Co等。另外,在这些合金中还可以使用添加了氧、氮等的材料。
记录层3的厚度在4nm以上16nm以下是适当的。以往,在磁道间距大到交叉擦除不怎么成问题的程度的情况下,由于光学反差大,所以20nm以上的膜厚有利。可是,这样一来,如果记录层厚,则朝向记录层面内方向的热传导大,所以随着磁道间距变短(例如0.6微米以下),交叉擦除变得显著起来。为了降低交叉擦除,记录层越薄越有利。通过使记录层变薄,能降低朝向层的面内方向的热传导。例如如果使记录层的厚度达到16nm以下,则磁道间距即使为0.6微米,交叉擦除也能在允许范围内。但是,如果记录层的厚度小于4nm,则不仅不能确保光学反差,而且反复记录产生的膜厚变动的影响变大,跟踪等变得不稳定,所以相反地交叉擦除变大。因此,记录层的厚度在4nm以上16nm以下为好,在6nm以上14nm以下就更好。
作为中间层5最好是含有从以下元素中选择的至少一种元素的材料:Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Re、Fe、Ru、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi,或者是含有从以下化合物中选择的至少一种化合物的材料:上述这些元素的氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物及元素间化合物,更具体地说,可以使用Cr、Mo、W、Ti、Zr、Nb、Ta、Ge-Cr、Ge-Mo、Ge-W、Si-Cr、Si-Mo、Si-W等。
中间层5的厚度虽然不特别限定,但最好在5nm以上100nm以下。
形成反射层6的目的在于对激光的反射率、吸收率及反射光的相位进行调整、减小记录薄膜的热负载等。如上所述,作为反射层可以使用Al、Au、Ag、Cu等导热系数较大的金属材料,或者使用将它们作为基底的合金材料。
反射层6的厚度虽然不特别限定,但最好在10nm以上200nm以下。
作为各层使用的材料,虽然可以从上述例举的材料中个别地选择合适的材料,但应按照反射层6、中间层5及上侧保护层4这样的顺序选择使导热系数增大的材料。通过这样设定导热系数,能加速从记录层3向多层膜的厚度方向进行的热传导。因此,能相对地抑制记录层3的面内方向的热传导,不容易使相邻的磁道受影响。
如图3所示,在上述光学信息记录媒体中,可以设置界面层12。如图3所示,界面层12可以设置在记录层3的两侧,但只设置在其中的任意一侧也没关系。如果设置界面层12,则由于能抑制保护层2、4和记录层3之间的原子的扩散,所以能提高记录媒体的重复特性。作为界面层12可以使用对保护层2、4所使用的材料具有防止扩散的效果的材料,但最好是含有Ge的材料,以Ge的氮化物为主要成分的材料就更好。
界面层12的厚度虽然不特别限定,但最好在1nm以上50nm以下。
上述各层2~6、12可以采用下述方法形成:例如真空蒸镀法、溅射法、离子镀敷法、CVD(Chemical Vapor Deposition化学气相淀积)法、MBE(Molecuial Beam Epitaxy分子束外延)法等气相薄膜淀积法。但从成膜速度、制造成本、获得的膜的品质等观点看,溅射法均衡得最好。一般来说,在高真空状态的室内,一边流过惰性气体,一边使各层成膜,但也可以将氧、氮等混合在惰性气体中进行成膜。因此,膜中混入了O原子、N原子等,能调整膜的特性。特别是在记录层3中,这些原子的混入(例如混入6.0原子%以下的氮原子),往往有助于提高媒体的重复特性并降低交叉擦除。
另外,上述光学信息记录媒体利用单片式成膜装置,在个别的室内并行地依次使各层2~6、12成膜,在工业上有利。在采用这样的成膜法的情况下,上述记录层即使以相对慢的速度成膜,也不会影响总体成膜效率。上述记录层3的厚度最好在4nm以下16nm以上,因为通常比例如下侧保护层2的厚度(100nm以上)薄一个数量级左右。如上所述,正确地控制记录层3的厚度,对于降低交叉擦除是很重要的,所以记录层的成膜时间最好最低保持5秒左右。因此,记录层的成膜速度最好在200nm/分钟以下。
如图1所示,还可以再将覆盖层7设置在这样形成的各层上。该层7最好通过涂敷紫外线硬化性树脂来形成。
本发明的光学信息记录媒体当然不限于图1所示的单片的单面盘,也可以利用紫外线硬化性树脂及/或高温熔化型的粘接剂,将与上述同样形成了包含记录层的多层膜的基板和膜面之间相对地粘贴起来,构成双面盘。在此情况下,最好通过分离层粘贴基板,以便使成为各信息层的多层膜之间不直接接触。另外,也可以利用上述粘接剂,将形成了多层膜的面和空基板粘贴起来,构成单面盘。
图4是表示进行光学信息记录媒体的记录·再生用的装置的简略例图。根据输入信号,从半导体激光器13射出的激光10通过准直透镜14聚光后成为平行光束,再依次通过分光器15、1/4波片16、物镜17后,照射在光盘18上。通过使音圈19上下移动,对激光10进行聚焦。光盘18被固定在转盘20上。利用电动机21,以规定的速度使光盘18旋转,通过将激光照射在光盘18上,进行信息信号的记录再生。
图5是进行信息信号的记录时激光脉冲波形之一例。如图5所示,激光强度在P1、P2、P3及P4之间进行调制。这里,P1是能使被照射部分瞬间熔融的功率电平,如图5所示,最好是在该功率电平以下即使一边调制强度一边照射时,也能使被照射部分瞬间熔融的功率电平。另外,P2、P3是不能使被照射部分瞬间熔融的功率电平,最好是在非调制照射的情况下,也不能使被照射部分瞬间熔融的功率电平。另外,P4是在最后的记录脉冲串之后使记录层冷却用的功率电平。在图5中示出了将各功率电平设定为P1>P2≥P3≥P4≥0的情况的例。另外,在如上调制激光光束的强度时,也可以对半导体激光器的驱动电流进行调制,但也可以使用光电调制器、声光调制器等装置。
但是,不需要利用图5所示的记录脉冲串形成所有的记录标记,也可以利用功率电平P1的单一矩形脉冲形成标记长度短的脉冲串。可是,在形成长的标记的情况下,为了提高重复特性及减少交叉擦除,最好利用作为功率峰值包含的脉冲串形成上述那样的功率电平P1,来抑制过热。
如图5所示,P2是即使使光束保持其强度进行照射,也不能形成记录标记的功率电平。该功率电平虽然不能形成记录标记,但可以作为能擦除记录标记的功率电平。在此情况下,在照射功率电平为P2的光束的部分,记录标记能被擦除。
例如,在相变型光盘中,在使非晶状态、擦除状态对应于结晶状态使用记录状态的情况下,也可以将P1设定为能使记录层从结晶状态可逆地变化到非晶状态的功率电平,而将P2设定为能使记录层从非晶状态可逆地变化到结晶状态的功率电平。
在图5所示的记录脉冲串之后,设置用功率电平P2进行冷却的区间。如果这样设置冷却用的功率电平,则能消除特别容易产生过热的标记后端部分的热量,能有效地抑制交叉擦除。
另外,如图5所示的记录脉冲串所示,除了最初和最后的脉冲以外,如果使脉宽和各脉冲间的长度一定,则由于能用单一频率调制,所以能简化调制装置。
另外,由于记录标记的长度及其前后空间的长度、以及相邻标记的长度等的各图形的不同,使得标记边缘位置不一致,往往成为跳动增大的原因。在上述光学信息记录媒体的记录再生方法中,为了防止该现象、改善跳动,最好根据需要,对上述脉冲串的脉冲位置或脉冲长度进行调整·补偿,以便使每个图形的边缘位置一致。
在使这样记录的信息信号再生的情况下,将不会使记录层3发生相变程度的功率电平为P0的激光(非调制光)照射在光盘上,使其反射光入射到检测器22中,该反射光量的变化被作为再生信号23进行检测。
通过控制激光二极管的驱动电流,能进行以上说明的激光功率电平的变更。另外,也可以用光电调制器或声光调制器作为光束强度调制装置。
(第二实施形态)
在本实施形态中,主要说明本发明的第二及第三种光学信息记录媒体。
在上述光学信息记录媒体中,最好在下侧保护层和记录层之间、以及在记录层和上侧保护层之间这两处中的至少一处的界面上还备有界面层。如果采用该优选例,则能提高擦除特性。界面层最好包含从Ge、Si、Cr、Ti及Al中选择的至少一种。
另外,在上述光学信息记录媒体中,记录层的厚度最好在4nm以上16nm以下。因为如果记录层太薄,则光学反差和信号振幅变小,如果太厚,则记录层的内面方向的热扩散增大,标记之间的热干扰增大。
另外,在上述光学信息记录媒体中,上侧保护层的厚度最好在10nm以上200nm以下。因为如果上侧保护层太薄,则第一反射层的光吸收产生的热会影响记录层,标记之间的热干扰增大,如果太厚,则第二反射层产生的冷却效果变小,标记的前后端变得不均衡。虽然不特别限定,但在本实施形态中,下侧保护层的厚度最好在10nm以上200nm以下。
另外,在上述光学信息记录媒体中,记录层最好包含Ge、Sb及Te,另外,以Ge、Sb及Te为主要成分,另外,最好还含有6.0原子%以下的N。
另外,在上述光学信息记录媒体中,上侧保护层及/或下侧保护层最好含有60~100摩尔%的ZnS及40~0摩尔%的SiO2。
另外,在上述光学信息记录媒体中,反射层最好含有从Au、Ag及Cu中选择的至少一种。
另外,在上述光学信息记录媒体中,光吸收层最好含有从Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Re、Fe、Ru、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi中选择的至少一种元素。更具体地说,最好由这样选择的物质构成,即含有从上述元素选择的至少一种元素的氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物及从元素间化合物选择的至少一种化合物构成。
另外,在上述光学信息记录媒体中,假设作为光束被记录媒体反射的比率的反射率及作为被记录层吸收的比率的吸收率在记录层为晶相的情况下分别为Rcry及Acry,在记录层为非晶相的情况下分别为Ramo及Aamo,最好使反射率差(Rcry-Ramo)为5%以上(5个百分点以上),而且,使吸收率比(Acry-Aamo)为1.0以上。如果采用该优选例,则能消除过量写入时的标记边缘位置的不齐。
另外,在该光学信息记录媒体的制造方法中,最好用200nm/分钟以下的速度形成记录层。因为这样能确保记录层厚度的精度。
另外,最好这样形成记录层,即在含有惰性气体和氮气的气氛中形成,且调整上述氮气的含有量,使记录层中含有6.0原子%以下的氮原子。
在该光学信息记录媒体的记录再生方法中,最好使脉宽及各脉冲间的间隔大致相同地生成记录脉冲串的至少一部分。
另外,在上述光学信息记录媒体的记录再生方法中,最好在记录脉冲串的最后的脉冲之后设有功率电平为P4(P2>P4≥0)的冷却区间。如果采用该优选例,则能有效地消除特别容易产生过热的标记后端部分的热量
以下,参照附图具体地说明本实施形态。
图6是表示本实施形态的光学信息记录媒体的局部剖面图,图7是表示本实施形态的光学信息记录媒体的另一例的局部剖面图。
如图6所示,在基板31上依次重叠下侧保护层32、记录层33、上侧保护层34、光吸收层35、反射层36,再在反射层36上设置覆盖层37。激光光束38从基板31一侧照射在该盘上,由此进行盘的记录·再生。
作为基板31、下侧保护层32、记录层33及上侧保护层34的材料,可以采用在第一实施形态中说明过的材料。
形成光吸收层35的目的在于对激光束38的反射率、吸收率及反射光的相位的调整等。作为构成该层的材料,最好是含有从Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Re、Fe、Ru、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi中选择的至少一种的材料,或者最好是含有从这些元素的氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物及元素间化合物中选择的至少一种化合物的材料。更具体地说,可以使用Cr、Mo、W、Si、Ge、Te、Ge-Cr、Ge-Mo、Ge-W、Si-Cr、Si-Mo、Si-W、Ge-Te、Sn-Te、Pb-Te、Sb-Te、Bi-Te等。
另外,上述化合物材料也可以使用理论化学当量组成附近的材料,根据需要,还可以使用其成分偏离了理论化学当量组成的材料。这一点在第一实施形态中的中间层等中也一样。
形成反射层36的目的在于对激光光束38的反射率、吸收率及反射光的相位进行调整、减小记录薄膜的热负载等。作为反射层的材料,最好使用例如Al、Au、Ag、Cu等导热系数较大的金属材料,特别是波长约600nm的折射率小于0.5的Au、Ag、Cu,或者将它们作为基底的合金材料。特别是Ag合金,在导热系数及光学常数方面有优越性,与具有同等特性的Au等相比,价格便宜。特别是从不易腐蚀、耐环境性、可靠性的观点看,最好是在Ag中添加了在10原子%以内的范围内的Pd、Cu、Ti等元素的材料。
另外,在上述光学信息记录媒体中,如图7所示,以促进记录层33的结晶化为目的,最好在下侧保护层32和记录层33之间、及/或在记录层33和上侧保护层34之间设置界面层39。在能够作为下侧保护层32及上侧保护层34使用的材料中存在几种具有该作用的电介质材料,可以用它们作为界面层39,但特别是以Ge的氮化物为主要成分的材料为最好。另外,通过设置这样的界面层39,能提高擦除特性。
可以采用与第一实施形态相同的方法,使下侧保护层32、记录层33、上侧保护层34、光吸收层35、反射层36及界面层39成膜。
另外,如图6所示,上述光学信息记录媒体可以利用紫外线硬化性树脂进行覆盖,作为单片的单面盘使用。另外,如在第一实施形态中所述,也可以作为双面盘使用。另外,通过将其膜面与空基板相对地粘贴起来,也能作为单面盘使用。
本实施形态的光学信息记录媒体具有以下特征:使光吸收层35(折射率为n1、消光系数为k1、厚度为d1)及反射层36(折射率为n2、消光系数为k2、厚度为d2)的材料与厚度相组合。以下说明各层的作用及效果。
在光学上通过使光吸收层35的折射率为n1适当地大于反射层36的折射率为n2,能同时增大上述Acry/Aamo和ΔR。其折射率的差Δn=n1-n2在2以上6以下为好,最好在3以上5以下。
通过以下光学计算能保证上述范围。即,确定多层膜的各层材料的折射率、消光系数及厚度,根据能量保存规则,对全部界面设立各界面上的光能量收支联立方程式,通过求解该联立方程式,能求得多层膜总体的反射率、透射率及各层的吸收率。该方法本身例如作为矩阵法是众所周知的(例如久保田广等著“波动光学”,岩波书店,1971年等)。这里,对从光束(波长为660nm)的入射侧依次配置的基板31/下侧保护层32(任意厚度)/记录层33(10nm)/上侧保护层34(任意厚度)/光吸收层35(厚度为d1)/反射层36(80nm)的多层结构媒体的Acry/Aamo及ΔR的值进行了计算。
这时,计算了各层的折射率n及消光系数k,基板31的n=1.6,k=0.0,下侧保护层32的n=2.1,k=0.0,记录层33呈非晶态时n=4.1,k=1.6,呈晶态时n=3.9,k=4.2,上侧保护层34的n=2.1,k=0.0,光吸收层35的n=n1,k=k1,反射层36的n=n2,k=k2。
任意地改变k1、k2、d1,进行n1和n2的各种组合,对这些组合求出了Acry/Aamo≥1.0范围内的ΔR的最大值。将其结果示于(表1)。在下面的(表1)中,“A”及“B”表示能期待具有充分特性的实用的记录媒体,“C”表示虽然不能说充分、但根据密度、线速度、记录再生方式等的规格,有能够使用的可能性的实用的记录媒体,“D”表示不能实用的记录媒体。另外,更具体地说,“A”表示存在满足Acry/Aamo≥1.0的条件的ΔR的最大值达15%以上的结构的情况,“B”表示存在满足该条件的ΔR的最大值达10%以上15%以下的结构的情况,“C”表示存在满足该条件的ΔR的最大值达5%以上10%以下的结构的情况,“D”表示不存在满足该条件的ΔR的最大值达5%以上的结构的情况。

从(表1)所示的结果可知,Δn=n1-n2在2以上为好,3以上就更好。
另外,如果光吸收层35的厚度太薄,则光吸收层35的光学效果变小,如果光吸收层35的厚度太厚,则反射层36的光学效果变小。因此,光吸收层35的厚度必须是能使入射光适当地透过·吸收的厚度。设入射光的波长为λ,根据后文所述的实施例等的实验结果,确认了光吸收层35的厚度d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内为好,在0.2λ/(n1·k1)≤d1≤0.8λ/(n1·k1)的范围内就更好。
为了获得充分的冷却能,使用导热系数大的材料作为反射层36,能使标记宽度均匀,减少跳动。作为该反射层的导热系数,例如在300K左右的温度条件下,在50W/m·K以上为好,在100W/m·K以上、进而在150W/m·K以上就更好。另外为了获得充分的冷却效果,根据后文所述的实施例等的实验结果,确认了反射层36的厚度d2最好在光吸收层35的厚度d1以上,在d1的1.5倍以上、进而在2倍以上就更好。
本实施形态的光学信息记录媒体的制造方法、记录再生方法、记录再生装置与第一实施形态相同即可。
另外,在上述中,虽然将记录层的厚度设定为10nm,但记录层的厚度不一定受该厚度的限制。
(第三实施形态)
在本实施形态中,说明形成了包含记录层的两个以上的多层膜的光学信息记录媒体。这里,说明包含记录层的各多层膜(信息层)通过分离层配置成两层的形态。
如图8所示,在本实施形态的光学信息记录媒体中,在透明基板41上依次形成第一信息层42、分离层43、第二信息层44及保护层45。在第一信息层42及第二信息层43中还分别包含记录层。利用从透明基板一侧照射的激光,在这些记录层上进行信息的记录、再生。
在上述实施形态中说明过的多层膜能适用于本实施形态的第二信息层44。另外,第一信息层42最好采用至少包含记录层、配置在该记录层两侧的下侧保护层及上侧保护层的多层膜。这些多层膜中包含的各层及透明基板可以用在上述实施形态中说明过的材料形成。另外,第一信息层也可以是使信息成为再生对象的再生专用层,上述信息是作为凹凸图形预先重叠在透明基板的表面上的。
另外,为了用第二信息层44进行信息的记录再生,最好使照射第一信息层42的激光的至少30%透过。
作为分离层43,最好是对于激光波长来说是透明的、耐热性及粘接性好的材料,具体地说,可以使用粘接树脂(例如紫外线硬化性树脂)、双面胶带、各种电介质膜等。在第一信息层42及第二信息层44两者中的任意一者上进行信息的记录再生时,分离层43的厚度最好在2微米以上,以便不致使另一信息层的信息漏掉。另一方面,分离层43的厚度最好在100微米以下,以便与使激光在第一信息层42和第二信息层44两者中的任意一者上进行跟踪的基板厚度的总合处于基板厚度的公差范围内。
保护层45也可以用作形成第二信息层44用的基板(保护基板)。在此情况下,通过分离层43将形成了第一信息层42的透明基板41和形成了第二信息层44的透明基板粘贴起来制成光盘。作为保护基板的材料虽然可以使用与透明基板41同样的材料,但不一定是透明的,也可以使用其他材料。另外,基板表面的形状不需要与透明基板表面形状相同,例如,形成纹及纹间平面的导向槽的形状不同也可以,导向槽的螺旋方向相反也可以。另外,例如利用2P法(photo-polymerization法)将导向槽设置在分离层的第二信息层一侧的表面上,那么保护基板的表面即使是平面也没关系。另外,保护层45也可以是在透明基板上形成的第二信息层44上形成的层。这样的保护层可以通过例如旋转涂敷树脂或粘贴由粘接剂构成的树脂片形成。
说明本实施形态的制造方法之一例。在分别形成了导向槽的透明基板及保护基板的表面上,采用在前面说明过的溅射法等,分别形成第一信息层及第二信息层。其次,在第一信息层或第二信息层的表面上,形成紫外线硬化性树脂膜作为分离层。另外,通过该分离层使第一信息层和第二信息层相对地将透明基板和保护基板相对压合,用紫外线照射,使分离层硬化。
[实施例]
以下,通过实施例更具体地说明本发明,但以下的实施例不是限定本发明的实施例。
(实施例1)
采用厚0.6mm的聚碳酸酯树脂作为基板。在该基板上形成了总宽度为0.6微米的纹及纹间平面。纹的深度约为70nm。
用任意一种溅射法,在该基板上依次重叠了以下各层:用ZnS-SiO2(分子数比为ZnS∶SiO2=80∶20)作为靶形成的约1200nm的下侧保护层、用Ge-Sb-Te(分子数比为Ge∶Sb∶Te=22∶25∶53)作为靶形成的各种厚度的记录层、用ZnS-SiO2(分子数比为ZnS∶SiO2=80∶20)作为靶形成的各种厚度的上侧保护层、用各种材料作为靶形成的约40nm的中间层、用各种材料作为靶形成的约40nm的反射层。任何一层都是用直径10cm、厚6mm的溅射靶,除了记录层以外,其他各层都在Ar气中形成薄膜,记录层则在Ar和N2的混合气(总压力为2mTorr,N2气的分压约为5%)中形成薄膜。
用紫外线硬化性树脂在这样获得的光盘上进行了覆盖后,通过用激光进行退出,使全面达到初始结晶化,制成了No.1~No.21的光盘。这些光盘是为了检查交叉擦除对材料及薄膜厚度结构的依赖关系、而有意地改变记录层、上侧保护层的厚度及中间层和反射层的材料制作而成的。
表2中给出了各光盘的记录层及上侧保护层的厚度,以及中间层和反射层的材料。
采用波长为660nm、NA为0.6的光学系统,在线速度为6.0m/s(半径位置:约32mm,转速:约1800rpm)的条件下,对这些光盘进行了标记边缘记录,测定了交叉擦除。
具体地说,首先,在纹上记录9.7MHz的3T信号,使该磁道再生,用光谱分析仪测定3T信号的振幅A0。其次,将2.6MHz的11T信号记录在该纹的两个相邻的纹间平面上,再使纹再生,用光谱分析仪测定3T信号的振幅A1。将这样测定的3T信号振幅的下降量ΔA=A1-A0作为评价交叉擦除的指标。反过来对纹间平面和纹进行与上述相同的测量,同样测定3T信号振幅的下降量ΔA’。
由ΔA的值决定的各盘的优劣记载在表2中。但是,上述测定的结果,由于在任何一个试样中将测定磁道作为纹的情况下,3T信号振幅的下降量都变大(ΔA>ΔA’),所以只用该情况的结果(ΔA)进行了判断。用“A”表示ΔA的值小于1dB的盘,用“B”表示1dB以上而小于2dB的盘,用“C”表示2dB以上而小于5dB的盘,用“D”表示5dB以上的盘。
另外,记录信号时的激光调制波形在3T信号的情况下呈脉宽为51.3ns(功率电平P1)的单一矩形脉冲,在11T信号的情况下呈由9个脉冲构成的脉冲串(功率电平P1),其开头脉宽为51.3ns,第二个脉冲以后的脉宽全部为17.1ns,各脉冲之间的宽度也是17.1ns(功率电平P3),在最后的脉冲之后设有34.2ns的冷却区(功率电平P4)。在不记录标记的部分是功率电平为P2的连续光(非调制光)。
在记录了3T信号的情况下,记录功率电平P1的C/N比为超过45dB的功率的下限值的1.5倍,功率电平P2为擦除比、即记录了3T信号后过量写入了11T信号时的3T信号振幅的衰减比超过25dB的功率范围的中央值,功率电平P3及P4与再生功率电平相同,为1mW。

中间层及反射层用的各种材料的导热系数与温度有关,但可以如下特定其值的范围。按照导热系数大的顺序排列,Al(30~600℃时的导热系数约为150~250W/m·k),Cr(50~100W/m·k),Ti(20~50W/m·k),WSi2(5~20W/m·k),PbTe(1.0~3.0W/m·k),ZnS-SiO2(0.1~0.5W/m·k)。
根据表2,首先如果对记录层厚度不同的No.1~No.5光盘进行比较,可知No.5光盘的交叉擦除大,No.1及No.4光盘的交叉擦除有某种程度的改善,No.3及No.4光盘的交叉擦除又小一些。因此,从降低交叉擦除的观点看,记录层的厚度要求在4nm以上16nm以下,最好在6nm以上14nm以下。
其次,如果对上侧保护层的厚度不同的No.3及No.6~No.11光盘进行比较,可知上侧保护层的厚度越厚,交叉擦除就越小。因此,从降低交叉擦除的观点看,上侧保护层的厚度在10nm以上为好,而在20nm以上就更好。
另外,对中间层及反射层的材料不同的No.3及No.12~No.21光盘进行比较。其中,除No.3以外,No.12~No.14的交叉擦除小。它们都作为反射层,在此次使用的材料中使用了导热系数最大的Al,中间层使用的是具有上侧保护层和反射层之间的导热系数的材料。另一方面,其他的No.15~No.21的交叉擦除都大。
No.15~No.19中的任意的中间层的导热系数都比反射层的导热系数大,特别是No.17虽然变换成了No.3的中间层和反射层的材料,但已确认在交叉擦除这一点有很大差别。另外,No.20及No.21虽然是省去了中间层或反射层中的某一层的结构,但两者的交叉擦除都大。
由上所述可以确认,在记录层上重叠多层的情况下,如果采用从距离记录层近的位置开始,依次逐级地从导热系数低的材料向导热系数高的材料变化的结构,则能抑制交叉擦除。这是因为在从记录层经过上侧保护层、中间层而向反射层传递热量的过程中,其传递速度加快,所以能减少在记录层面内的热传递,能抑制对相邻磁道的影响。
另外,No.3的结构如图3所示,制成了在记录层的上下连接着由Ge、O及N构成的形成了约10nm的界面层的光盘。使用Ge靶,在Ar、N2及O2气体中通过反应性溅射,形成了GeON膜。为了调整该光盘的重复特性,交替地记录3T及11T信号一万次或十万次,与记录十次后进行比较,测定了3T信号的振幅变化。
其结果,记录一万次后,其中插入了界面层的No.3光盘,其信号振幅下降在0.5dB以下的误差范围内,但记录十万次后,No.3光盘下降了3dB左右的振幅,与此不同,其中插入了界面层的光盘,其信号振幅下降仍然在0.5dB以下。由此可以确认,通过插入界面层除了能降低交叉擦除外,还能进一步提高重复记录特性。
另外,采用俄歇电子分光法分析了上述光盘的记录层的成分,结果N原子所占的比例约为2.2原子%。这里,再对与No.3相同结构的光盘改变记录层成膜时的N2气分压,形成多个膜,分析的结果表明,记录层中N原子所占的比例大约分别为0.0、0.2、0.8、4.0、7.6原子%。
为了检查这些光盘的重复特性,交替地记录3T及11T信号一万次或十万次,与记录十次后进行比较,测定了3T信号的振幅变化。其结果,记录一万次后任何一个光盘,其信号振幅下降都在0.5dB以下的误差范围内,但记录十万次后,记录层中的N原子所占的比例约为0.0原子%的光盘,下降了约2dB,但约为0.2原子%的光盘,下降了1dB左右,其他下降的程度都在0.5dB以内的误差范围内,另外,将3T信号记录在这些盘上,测定3T信号的振幅,其次在90℃、相对湿度为80%的环境下保存100小时,然后测定3T信号的振幅,检查了振幅的变化,记录层中的N原子所占的比例为7.6原子%的光盘,振幅下降了5dB以上,但4.0原子%的光盘,下降了2dB左右,其他光盘几乎没下降。由该结果可以确认,从重复特性、耐湿性的观点看,记录层中的N原子所占的比例以0.0~6.0原子%为好,0.5~4.0原子%就更好。
(实施例2)
采用厚0.6mm的聚碳酸酯树脂作为基板,纹及纹间平面的宽度都为0.6微米,纹的深度约为70nm。用溅射法,在该基板上依次重叠了以下各层:用ZnS-SiO2(ZnS∶SiO2=80∶20)作为靶形成的膜厚约150nm的下侧保护层、用Ge-Sb-Te(原子数比为Ge∶Sb∶Te=22∶25∶53)作为靶形成的厚度为10nm的记录层、用ZnS-SiO2(分子数比为ZnS∶SiO2=80∶20)作为靶形成的各种厚度的厚度约为30nm的上侧保护层、用各种材料例如PbTe(原子数比为Pb∶Te=50∶50)作为靶形成的各种厚度的光吸收层、用各种材料例如Au作为靶形成的各种厚度的反射层。任何情况下都是用直径10cm、厚6mm的靶,除了记录层以外,其他各层都在Ar气中进行溅射,记录层则在Ar和N2的混合气(总压力为1mTorr,N2气的分压约为5%)中进行溅射。
用紫外线硬化性树脂在这样获得的盘的反射层上形成了覆盖层后,通过用激光进行退火,使全面达到初始结晶化,获得了No.31~No.47的盘。这些盘是为了检查记录再生特性对材料及薄膜厚度结构的依赖关系、而有意地改变光吸收层、反射层的材料及厚度制作而成的。将各盘的光吸收层、反射层的材料及厚度示于下面的(表3)中。
这里,根据实际测量求得的波长为660nm的各层的光学常数(折射率n、消光系数k)分别为:基板的n=1.6,k=0.0,作为下侧保护层及上侧保护层的ZnS-SiO2的n=2.1,k=0.0,作为记录层的Ge-Sb-Te呈非晶态时n=4.1,k=1.6,呈晶态时n=3.9,k=4.2,作为光吸收层及反射层的PbTe的n=5.0,k=3.2,Au的n=0.3,k=3.6,Al的n=1.4,k=6.4,Pd的n=2.2,k=4.4,Cr的n=3.6,k=3.4,TiN的n=2.5,k=1.2,PdTe的n=3.2,k=2.2,Ge80Cr20的n=4.5,k=2.5,Ag98Pd1Cu1的n=0.3,k=4.0。根据这些值进行光学计算,将算出的Acry/Aamo及ΔR的值一并示于(表3)中。
用波长660nm、数值孔径(NA)为0.6的光学系统,在线速度为6.0m/s(半径位置约为32mm,转速约为1800rpm)的条件下,在这些盘上进行标记边缘记录,并进行了以下的测定。首先,在纹及纹间平面上交替地记录9.7MHz的3T信号和2.6MHz的11T信号11次,在记录了3T信号的状态下,使该磁道再生,用光谱分析仪测定了其C/N比及擦除率。这里,用3T信号的振幅A3和11T残余信号的振幅A11的差(A3-A11)定义了擦除率。
另外,记录了11次(8-16)调制的随机信号,用时间间隔分析仪测定了跳动。这里,所谓跳动是指记录的原信号和再生信号在时间轴上的偏移,且如下表示:取3T~11T各信号具有的跳动的标准偏差的总和(σ),用信号检测窗口宽度(T)除上述总和所得之值(σ/T)。例如,跳动为12.8%以下,可知在假定呈正态分布的情况下,上述时间轴上的偏移相当于位错误率在10-4以下。
34另外,记录信号时的激光调制波形在nT(n是整数,3≤n≤11)信号的情况下,是由(n-2)个脉冲构成的脉冲串(功率电平P1),其开头脉宽为51.3ns,第二个脉冲以后的脉宽全部为17.1ns,各脉冲之间的宽度也是17.1ns(功率电平P3),在最后的脉冲之后设有34.2ns的冷却区(功率电平P4)。在不记录标记的部分是功率电平为P2的连续光。在记录了3T信号的情况下,记录功率电平P1的C/N比为超过45dB的功率的下限值的1.5倍,功率电平P2为擦除率达到最大的功率,功率电平P3及P4与再生功率电平相同,为1mW。
将在上述条件下测定的结果示于上述的(表3)中。另外,表中的测定结果用“B”表示足以作为实用的记录媒体,用“A”表示特别好的记录媒体,用“C”表示虽然不太好、但根据密度、线速度、记录再生方式等的标准具有可以使用的可能性的记录媒体,用“D”表示没有可以使用的可能性的记录媒体。另外,更具体地说,关于C/N比分别如下:“A”相当于53dB以上,“B”相当于50dB以上而小于53dB,“C”相当于47dB以上而小于50dB,“D”相当于小于47dB。另外,关于擦除率分别如下:“A”相当于24dB以上,“B”相当于20dB以上而小于24dB,“C”相当于16dB以上而小于20dB,“D”相当于小于16dB。另外,关于跳动分别如下:“A”相当于小于8%,“B”相当于8%以上而小于10%,“C”相当于10%以上而小于13%,“D”相当于13%以上。(表3)

盘No.31~No.38是这样的盘:光吸收层使用了n大的PbTe,反射层使用了n小、而导热系数大的Au,盘No.31~No.34是改变了反射层的厚度的盘,盘No.34~No.38是改变了光吸收层的厚度的盘。
如果对盘No.31~No.34进行比较,则会发现由于反射层的Au的厚度越厚,冷却能力越出色,所以跳动变得良好,由于反射层的厚度达到光吸收层的厚度以上,所以跳动变为10%以下。
如果对盘No.34~No.38进行比较,则如盘No.35所示,光吸收层的厚度太薄,或者如盘No.37、No.38所示,光吸收层的厚度太厚,在上述两种情况下,光学特性·评价结果都变坏。另一方面,在盘No.34、No.36的情况下,由于光吸收层的厚度适当,所以C/N比、擦除率、跳动都能获得良好的值。这样,光吸收层的适当厚度应在0.1λ/(n1·k1)以上1.0λ/(n1·k1)以下的范围内。
另外,盘No.39~No.47是改变了光吸收层及反射层的材料的盘。盘No.34的Δn=4.7,与其不同,盘No.40(Δn=1.4),盘No.41(Δn=1.1),盘No.42(Δn=1.9),盘No.44(Δn=1.4),盘No.45(Δn=-4.7)等,由于Δn的值都小于2,所以光学特性不好,C/N比和擦除率也变低,当然跳动也变大。盘No.39(Δn=2.8),盘No.43(Δn=3.3),盘No.46(Δn=2.2),盘No.47(Δn=2.9)等,虽然Δn都在2以上,各特性也都变好,但同样Δn越小,记录再生特性越不好,可知Δn在2.5以上为好,在3以上就更好。
另外,关于盘No.34的结构,制作了图7所示的在记录层33的基板31一侧及/或与基板31相反一侧的面上形成了由GeON膜构成的厚度约为5nm的界面层39的盘。使用Ge靶,在Ar、N2及O2气体中通过反应性溅射,形成了GeON膜。对这些盘进行了与盘No.34同样的测定。其结果,任何一个盘其C/N比与盘No.34相同而不变的盘的界面层39(GeON膜)只设置在记录层33的基板31一侧、或只设置在与基板31相反一侧、或设置在基板31一侧及与基板31相反一侧的盘,其擦除率相对于盘No.34来说,分别提高了约2dB、约4dB、约5dB,跳动值也获得了小于8%的优异的值。由此可知,本实施形态的光学信息记录媒体通过插入界面层39,进一步提高了擦除特性。
如上所述,如果采用本发明,则能提供一种交叉擦除少的、适合于高密度的信息记录再生的光学信息记录媒体。另外,如果采用本发明,则能提供一种即使在高密度·高线速度的过量写入中也能使擦除率高、而且跳动小的信息记录再生的光学信息记录媒体。另外,如果采用本发明,则能提供一种这些光学信息记录媒体的制造方法、适合于上述媒体的光学信息记录媒体的记录再生方法、以及光学信息记录再生装置。
Claims (33)
1.一种光学信息记录媒体,其特征在于:包括透明基板、以及在该透明基板上形成的多层膜,上述多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,上述上层保护层、上述中间层及上述反射层距离上述记录层越远的层的导热系数越大,上述记录层的厚度在4nm以上16nm以下。
2.根据权利要求1所述的光学信息记录媒体,其特征在于:记录层的厚度在6nm以上14nm以下。
3.根据权利要求1所述的光学信息记录媒体,其特征在于:反射层含有从Au、Ag、Cu及Al中选择的至少一种。
4.根据权利要求1所述的光学信息记录媒体,其特征在于:中间层含有从Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi中选择的至少一种元素。
5.根据权利要求4所述的光学信息记录媒体,其特征在于:中间层由从氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物及元素间化合物中选择的至少一种化合物构成。
6.一种光学信息记录媒体,其特征在于:包括透明基板、以及在上述透明基板上形成的多层膜,上述多层膜从靠近上述透明基板一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,波长为λ的上述光束在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的厚度大于上述光吸收层的厚度。
7.根据权利要求6所述的光学信息记录媒体,其特征在于:设上述光吸收层的消光系数为k1,光吸收层的厚度d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。
8.一种光学信息记录媒体,其特征在于:包括透明基板、以及在上述透明基板上形成的多层膜,上述多层膜从靠近上述透明基板一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,设上述光束的波长为λ,上述波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,上述光吸收层的厚度d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。
9.根据权利要求6或8所述的光学信息记录媒体,其特征在于:反射层含有从Au、Ag及Cu中选择的至少一种。
10.根据权利要求6或8所述的光学信息记录媒体,其特征在于:光吸收层含有从Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Os、Al、Ga、In、C、Si、Ge、Sn、Pb、Sb及Bi中选择的至少一种元素。
11.根据权利要求10所述的光学信息记录媒体,其特征在于:光吸收层由从氧化物、氮化物、碳化物、硫化物、氟化物、硒化物、碲化物及元素间化合物中选择的至少一种化合物构成。
12.根据权利要求6或8所述的光学信息记录媒体,其特征在于:记录层的厚度在4nm以上16nm以下。
13.根据权利要求1、6或8中任意一项所述的光学信息记录媒体,其特征在于:在下侧保护层和记录层之间,以及在记录层和上侧保护层之间这两处中的至少一处的界面上还备有界面层。
14.根据权利要求13所述的光学信息记录媒体,其特征在于:界面层包含从Ge、Si、Cr、Ti及Al中选择的至少一种。
15.根据权利要求1、6或8中任意一项所述的光学信息记录媒体,其特征在于:上侧保护层的厚度在10nm以上200nm以下。
16.根据权利要求1、6或8中任意一项所述的光学信息记录媒体,其特征在于:记录层包含Ge、Sb及Te。
17.根据权利要求16所述的光学信息记录媒体,其特征在于:记录层以Ge、Sb及Te为主要成分,还包含6.0原子%以下的N。
18.根据权利要求1、6或8中任意一项所述的光学信息记录媒体,其特征在于:从上侧保护层及下侧保护层选择的至少一层含有60~100摩尔%的ZnS、以及40~0摩尔%的SiO2。
19.根据权利要求1、6或8中任意一项所述的光学信息记录媒体,其特征在于:假设作为光束被记录媒体反射的比率的反射率及作为被记录层吸收的比率的吸收率在记录层为晶相的情况下分别为Rcry及Acry,在上述记录层为非晶相的情况下分别为Ramo及Aamo,反射率差(Rcry-Ramo)为5%以上,而且,吸收率比(Acry/Aamo)为1.0以上。
20.一种光学信息记录媒体,其特征在于:包括透明基板、以及在上述透明基板上从靠近上述透明基板一侧开始依次形成的第一信息层、分离层及第二信息层,
上述第一信息层及上述第二信息层分别含有通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层,
上述第二信息层从靠近上述透明基板一侧开始依次含有下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,上述上层保护层、上述中间层及上述反射层距离上述记录层越远的层的导热系数越大,上述记录层的厚度在4nm以上16nm以下。
21.一种光学信息记录媒体,其特征在于:包括透明基板、以及在上述透明基板上从靠近上述透明基板一侧开始依次形成的第一信息层、分离层及第二信息层,
上述第一信息层及上述第二信息层分别含有通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层,
上述第二信息层从靠近上述透明基板一侧开始依次含有下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,上述光束的波长为λ时在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的厚度大于上述光吸收层的厚度。
22.一种光学信息记录媒体,其特征在于:包括透明基板、以及在上述透明基板上从靠近上述透明基板一侧开始依次形成的第一信息层、分离层及第二信息层,
上述第一信息层及上述第二信息层分别含有通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层,
上述第二信息层从靠近上述透明基板一侧开始依次含有下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,设上述光束的波长为λ,上述波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,上述光吸收层的厚度为d1在0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)的范围内。
23.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,上述上层保护层、上述中间层及上述反射层距离上述记录层越远的层的导热系数越大,上述记录层的厚度在4nm以上16nm以下。
24.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,上述光束的波长为λ时在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的厚度大于上述光吸收层的厚度。
25.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成多层膜的工序,该多层膜从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,这样形成上述光吸收层:设上述光吸收层的厚度为d1,上述光束的波长为λ,上述波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,使0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)成立。
26.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成第一信息层的工序;在保护基板上形成第二信息层的工序;通过分离层将上述透明基板和上述保护基板粘贴起来,并在上述透明基板上依次形成上述第一信息层、上述分离层及上述第二信息层的工序,
上述第二信息层从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、中间层及反射层,在上述保护基板上这样形成上述第二信息层:上述上侧保护层、上述中间层及上述反射层距离上述记录层越远的层的导热系数越大,上述记录层的厚度在4nm以上16nm以下。
27.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成第一信息层的工序;在保护基板上形成第二信息层的工序;通过分离层将上述透明基板和上述保护基板粘贴起来,并在上述透明基板上依次形成上述第一信息层、上述分离层及上述第二信息层的工序,
上述第二信息层从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,在上述保护基板上这样形成上述第二信息层:上述光束的波长为λ时在上述光吸收层的折射率n1和在上述反射层的折射率n2的差Δn=n1-n2在2以上6以下,而且,上述反射层的厚度大于上述光吸收层的厚度。
28.一种光学信息记录媒体的制造方法,其特征在于:包括在透明基板上形成第一信息层的工序;在保护基板上形成第二信息层的工序;通过分离层将上述透明基板和上述保护基板粘贴起来,并在上述透明基板上依次形成上述第一信息层、上述分离层及上述第二信息层的工序,
上述第二信息层从靠近上述透明基板的一侧开始依次包括下侧保护层、通过光束照射能进行光学检测且能在两种不同状态之间进行可逆变化的记录层、上侧保护层、光吸收层及反射层,在上述保护基板上这样形成上述第二信息层:设上述光吸收层的厚度为d1,上述光束的波长为λ,上述波长为λ的光在上述光吸收层的折射率及消光系数分别为n1及k1,使0.1λ/(n1·k1)≤d1≤1.0λ/(n1·k1)成立。
29.根据权利要求23~28中的任意一项所述的光学信息记录媒体的制造方法,其特征在于:用200nm/分钟以下的速度形成记录层。
30.根据权利要求23~28中的任意一项所述的光学信息记录媒体的制造方法,其特征在于:这样形成记录层,即在含有惰性气体和氮气的气氛中形成,且调整上述氮气的含有量,使记录层中含有6.0原子%以下的氮原子。
31.一种光学信息记录媒体的记录再生方法,它是使光束从透明基板一侧入射到权利要求1、6、8及20~22中的任意一项所述的光学信息记录媒体上,对信息进行记录再生的方法,其特征在于:
设瞬间能使被照射部分熔融的功率电平为P1,瞬间不能使被照射部分熔融的功率电平为P2及P3(P1>P2≥P3≥0),以及不改变记录层的记录标记的光学状态、而且通过照射能获得足以使上述记录标记再生的反射的功率电平为P0(P1>P0>0),在用这些功率电平表示上述光束的强度时,
通过将光束调制在功率电平P1和P2之间,利用由生成的一群脉冲构成的记录脉冲串形成记录在上述记录层上的至少一个记录标记,在不形成记录标记的情况下,使光束保持功率电平P2,
通过照射功率电平为P0的光束,使记录在上述记录层上的信息再生。
32.根据权利要求31所述的光学信息记录媒体的记录再生方法,其特征在于:在记录脉冲串之后设有功率电平为P4(P2>P4≥0)的冷却区。
33.一种光学信息记录媒体的记录再生装置,其特征在于:
备有权利要求1、6、8及20~22中的任意一项所述的光学信息记录媒体、发生照射在上述光学信息记录媒体上的光束的光束发生装置、以及调制上述光束的强度的光束强度调制装置,
设瞬间能使被照射部分熔融的功率电平为P1,瞬间不能使被照射部分熔融的功率电平为P2及P3(P1>P2≥P3≥0),以及不改变记录层的记录标记的光学状态、而且通过照射能获得足以使上述记录标记再生的反射的功率电平为P0(P1>P0>0),在用这些功率电平表示上述光束的强度时,
通过形成记录标记而记录信息时,上述光束强度调制装置将光束调制在功率电平P1和P2之间,利用由生成的一群脉冲构成的记录脉冲串至少形成一个上述记录标记,在不形成记录标记时,使光束的强度保持功率电平P2,
使记录在上述记录层上的信息再生时,使光束的强度保持功率电平P0。
