Claims (6)

  1. MOS트랜지스터(1)를 포함하는 본체측메모리셀의 드레인끼리 접속되어 비트선 (3)을 구성하고 있는 메모리셀에 있어서, 상기 비트선(3)을 에미터에 접속하든지 또는 Y셀렉터용 트랜스퍼게이트(211)를 매개하여 상기 에미터에 접속하고, 입력신호 인가부분을 베이스에 접속하며, 비트선신호의 취출구를 콜렉터로 하는 Y셀렉터용 바이폴라트랜지스터(21,212)를 구비하여 구성된 것을 특징으로하는 반도체기억장치.
  2. 제1항에 있어서, 상기 Y셀렉터용 바이폴라트랜지스터(21,212)의 베이스에 선택적으로 접지(제1전위) 및 전원(제2전위)이외의 제3전위를 인가하는 것을 특징으로하는 반도체기억장치.
  3. 제1항 또는 제2항에 있어서, 상기 Y셀렉터용 바이폴라트랜지스터(21,212)의 콜렉터끼리를 복수접속하여, 그 콜렉터 신호를 전류센스형 증폭회로(22)의 일단에 인가하도록 하고, 다른 일단에 기준전위발생회로(24)를 접속한 것을 특징으로하는 반도체기억장치.
  4. 제3항에 있어서, 상기 전류센스형 증폭회로(22)는 전류센스 증폭용 바이폴라트랜지스터(26,27) 및 그 콜렉터에 접속된 부하(R1,R2)와 에미터에 접속된 정전류원(28, 29)을 갖춘 것으로서, 그 전류센스증폭용 바이폴라트랜지스터(26,27)의 에미터를 입력으로 하고, 콜렉터를 출력으로 하도록 된 것을 특징으로하는 반도체기억장치.
  5. 제3항에 있어서, 상기 기준 전위발생회로(24)는 복수의 바이폴라트랜지스터 (30, 31)를 갖춘 것으로서, 트랜지스터(30,31)의 베이스끼리와 에미터끼리라는 각각 공통이고, 그 에미터단에 상기 본체측메모리셀(1)과 동일한 더미메모리셀(4)이 접속되며, 베이스가 제3전위에 의해 바이어스되고, 상기 기준전위발생용의 각 바이폴라트랜지스터중 한 트랜지스터(30)의 콜렉터가 상기 전류센스형 증폭회로(22)의 기준전위발생회로 측 트랜지스터(27)의 에미터로, 다른 트랜지스터(31)의 콜렉터가 전류공급원에 접속되어 있는 것을 특징으로하는 반도체 기억장치.
  6. 제4항에 있어서, 상기 전류센스형 증폭회로(22)의 부하(R1.R2)에 정류소자(51 ,52)가 병렬접속되어있는 것을 특징으로 하는 반도체기억장치.
