Description
Claims (10)
- (ⅰ) 유기 용매에 용해된, 유기 용매에 가용인 옥틸산 주석(Ⅱ) 및 도판트 화합물을 포함하는 용액을 사용하여 기판에 코팅막을 형성시키는 단계, (ⅱ) 기판에 형성된 코팅막을, 건조막이 현상액에 대한 용해성을 유지하는 범위 내에서 실온 내지 150 ℃의 온도로 건조하는 단계, (ⅲ) 건조막을 180㎚ 내지 400㎚의 자외선 영역을 포함하는 빛에 노광시켜 부분적으로 불용 (insoluble)으로 하는 단계, 및 (ⅳ) 미노광부를 현상액으로 에칭하는 단계를 특징으로 하는, 도전성 산화 주석 막의 패터닝 방법.
- 제 1 항에 있어서, 180㎚ 내지 400㎚의 자외선 영역을 포함하는 빛으로 건조막에 패턴을 전사시켜 부분적으로 불용으로 하고, 그리고 나서, 전사된 패턴을 구성하는 이 건조막을 현상액으로 에칭하여 부분적으로 현상된 패턴 막을 형성시키고, 그리고 나서 패턴 막을 소성하여 산화 주석 (IV) 막을 형성시키는 단계를 포함하는, 도전성 산화 주석 막의 패터닝 방법.
- 제 1 항 또는 제 2 항에 있어서, 도판트 화합물이 안티몬 화합물 및/또는 불 소 화합물인 도전성 산화 주석 막의 패터닝 방법.
- 제 3 항에 있어서, 안티몬 화합물이 옥틸산 주석(Ⅱ)에 대해 원자비로 2 ∼ 30 몰% 사용되는 도전성 산화 주석 막의 패터닝 방법.
- 제 3 항에 있어서, 불소 화합물이 옥틸산 주석(Ⅱ)에 대해 원자비로 2 ∼ 60 몰% 사용되는 도전성 산화 주석 막의 패터닝 방법.
- 제 1 항 또는 제 2 항에 있어서, 유기 용매에 용해된 용액 중의 옥틸산 주석(Ⅱ) 및 도판트 화합물의 농도는 고형분 농도로 하여 2 ∼ 30 중량% 인 도전성 산화 주석 막의 패터닝 방법.
- 삭제
- 제 1 항 또는 제 2 항에 있어서, 현상액이 알칼리성 현상액 또는 산성 현상액인 도전성 산화 주석 막의 패터닝 방법.
- 삭제
- 제 2 항에 있어서, 패턴 막의 소성 온도가 350℃ 이상인 도전성 산화 주석 막의 패터닝 방법.
