ただし、前記濁度増加速度は、下記の関係式1で定義され、前記ゲル化時間は、温度23℃±2℃、相対湿度50%±10%で測定された値である。
本発明のシリカ系膜形成用組成物に含まれるポリシラザンは、好ましくは、下記の化学式1で表される部分を含む。
本発明のシリカ系膜形成用組成物に含まれるポリシロキサザンは、下記の化学式1に表示される部分および下記の化学式2で表される部分を含む。
前記シリカ系膜形成用組成物に含まれる溶媒は、好ましくは、トリメチルベンゼン、トリエチルベンゼン、デカヒドロナフタレン、テトラヒドロナフタレン、インデン、ジエチルベンゼンおよびメチルナフタレンからなる群より選択される少なくとも一つを含む。さらに好ましくは、デカヒドロナフタレン、テトラヒドロナフタレン、およびジエチルベンゼンのうち少なくとも一つを含む。本発明の好ましい一実施形態は、ポリシラザンと上記の溶媒を組み合わせたシリカ系膜形成用組成物である。
前記シリカ系膜形成用組成物は、熱酸発生剤(thermal acid generator、TAG)をさらに含むことができる。
前記シリカ系膜形成用組成物は、界面活性剤をさらに含むことができる。
[比較例1]
容量2Lの攪拌機および温度制御装置付きの反応器の内部を、乾燥窒素で置換した。そして、乾燥ピリジン1,500gを反応器に投入した後、これを0℃に維持した。次に、ジクロロシラン100gを1時間かけて徐々に注入した。そして、攪拌しながらここにアンモニア70gを3時間かけて徐々に注入した。次に、乾燥窒素を30分間注入して反応器内に残存するアンモニアを除去した。得られた白色のスラリー状の生成物を、乾燥窒素雰囲気中で1μmのテフロン材質の濾過器を用いて濾過して、濾液1,000gを得た。ここに、乾燥キシレン1,000gを添加した後、ロータリーエバポレーターを用いて溶媒をピリジンからキシレンに置換する操作を計3回繰り返しながら、固形分濃度を30重量%に調整し、ポアサイズ0.03μmのテフロン材質の濾過器で濾過した。濾液に乾燥ピリジン300gを投入し、重量平均分子量が8,000になるまで100℃に加熱した。ここに、乾燥ジブチルエーテル1,000gを添加した後、ロータリーエバポレーターを用いて溶媒をキシレンからジブチルエーテルに置換する操作を3回繰り返しながら、固形分を20重量%に調整してポリシラザン溶液を得た。溶液内のポリシラザンの重量平均分子量は8,000であった。本明細書内のポリシラザンの重量平均分子量および多分散度は、それぞれWaters社製のGPC(PLC Pump 1515、RI Detector 2414)および標準物質としてポリスチレンを用いて測定した。前記過程を経て得られたポリシラザン溶液を濾過して、シリカ系膜形成用組成物を製造した。
比較例1と同様な過程を経てポリシラザンの重量平均分子量が23,000になるまで加熱した。以降、溶媒としてジブチルエーテルを用いて、比較例1と同様な溶媒置換の操作を経て得られたポリシラザン溶液を濾過して、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをプロピレングリコールモノメチルエーテルアセテートに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをプロピレングリコールモノメチルエーテルアセテートに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをデカヒドロナフタレンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをデカヒドロナフタレンに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをテトラヒドロナフタレンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをテトラヒドロナフタレンに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをジエチルベンゼンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをジエチルベンゼンに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをインデンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをインデンに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをトリメチルベンゼンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをトリメチルベンゼンに変更した以外は比較例2と同様にして、シリカ系膜形成用組成物を製造した。
比較例1のジブチルエーテルをメチルナフタレンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例2のジブチルエーテルをメチルナフタレンに変更した以外は比較例1と同様にして、シリカ系膜形成用組成物を製造した。
比較例1〜4および実施例1〜12で製造された組成物を30mLの各バイアルに20gずつ満たし、温度23±2℃、相対湿度50±10%のクリーンルームに放置して濁度を測定した。濁度測定はHACH社製の2100Nを用いて測定した。
比較例1〜4および実施例1〜12で製造された組成物が満たされた前記30mLのバイアルを温度23±2℃、相対湿度50±10%のクリーンルームに放置し、各バイアルを45゜に5分間傾けて組成物の流動性の有無を肉眼で毎時間確認し、流動性が無くなった時間をゲル化時間と定めた。
[絶縁膜のディフェクト数の測定方法]
比較例1〜4および実施例1〜12で製造された組成物をそれぞれ3ccずつ取って、直径8インチのウエハーの上に1500rpmで20秒間スピン塗布した後、ホットプレートで150℃で3分間硬化して膜を形成した。前記形成した膜をSP1(Surf Scan SP−1、KLA社製)を用いて表3に記載のディフェクト水準に基づいて評価した結果を下記表2に示した。
Claims (5)
- 下記の化学式1で表される部分を含むポリシラザンと、1種または2種以上の溶媒と、を含み、濁度増加速度が0.13以下であり、
前記溶媒は、トリメチルベンゼン、デカヒドロナフタレン、テトラヒドロナフタレン、インデン、ジエチルベンゼンおよびメチルナフタレンからなる群より選択される少なくとも一つを含み、
前記ポリシラザンの重量平均分子量は、8,000〜30,000であり、
前記ポリシラザンの含有量は、全体量に対して0.1〜50重量%である、
シリカ系膜形成用組成物:
ただし、前記濁度増加速度は、下記の関係式1で定義され、下記ゲル化時間は、温度23℃±2℃、相対湿度50%±10%で測定された値である:
前記化学式1中、R 1 〜R 3 は、それぞれ独立して、水素原子、または置換もしくは非置換のC1〜C30のアルキル基であり、
前記「*」は連結地点を意味する。 - 前記組成物は、濁度増加速度が0.125以下である、請求項1に記載のシリカ系膜形成用組成物。
- 基板上に請求項1または2に記載のシリカ系膜形成用組成物を塗布する段階と、前記シリカ系膜形成用組成物が塗布された基板を乾燥する段階と、150℃以上の不活性気体を含む雰囲気下で硬化する段階と、を含むシリカ系膜の製造方法。
- 前記シリカ系膜形成用組成物を塗布する段階は、スピンオンコーティング方法により行われる、請求項3に記載のシリカ系膜の製造方法。
- 請求項1または2に記載の組成物から製造されるシリカ系膜を含む電子素子。
