技術分野
本発明は、半導体素子上の電極と外部リードを接続するために使用される半導体ボンディングワイヤに関するものである。

【従来の技術】
背景技術
現在、半導体素子上の電極と外部端子との間を接合するボンディングワイヤとしては、線径20−50μm程度で、材質は高純度4N系(純度> 99.99質量%)の金であるボンディングワイヤが主として使用されている。金ボンディングワイヤの接合技術としては、超音波併用熱圧着方式が一般的であり、汎用ボンディング装置、ワイヤをその内部に通して接続に用いるキャピラリ冶具などが必要である。ワイヤ先端をアーク入熱で加熱溶融し、表面張力によりボールを形成させた後に、 150〜300 ℃の範囲内で加熱した半導体素子の電極上にこのボール部を圧着接合せしめ、その後で、直接ワイヤを外部リード側に超音波圧着により接合させる。

近年、半導体実装の構造・材料・接続技術などは急速に多様化しており、例えば実装構造では、現行のリードフレームを使用したQFP (Quad Flat Packaging) に加え、基板、ポリイミドテープなどを使用するBGA (Ball Grid Array) 、CSP (Chip Scale Packaging)などの新しい形態が実用化され、ループ性、接合性、量産使用性などをより向上したボンディングワイヤが求められている。そうしたワイヤの接続技術でも、現在主流のボール/ウェッジ接合のほかに、狭ピッチ化に適したウェッジ/ウェッジ接合では、二箇所の部位で直接ワイヤを接合するため、細線の接合性の向上が求められる。

ボンディングワイヤの接合相手となる材質も変化しており、シリコン基板上の配線、電極材料では、従来のAl合金に加えて、より微細配線に好適なCuが実用化されている。また、高密度配線のために電極膜の厚さは薄くなる傾向にあり、ワイヤ先端のボール部を接合する際に、その直下の半導体基板にクラックなどのダメージを与えることが懸念されている。さらに、半導体の小型化、高密度化を進めるために、これまで実現が困難とされていた、電極膜下に素子を形成した半導体の開発が始まっており、ボール接合時のダメージを軽減することの重要性が高まっている。これらの接合相手の動向に応じるために、ボンディングワイヤの接合性、接合部信頼性を向上することが求められる。

こうした半導体素子の高集積化、高密度化などのニーズに対応するために、金ボンディングワイヤ接続のニーズも多様化しており、なかでも、(1)狭ピッチ化、(2)細線化、(3)多ピン・長ワイヤ化、(4)小ボール接合性、(5)接合部のチップ損傷の軽減などが要求されている。
例えば、高粘性の熱硬化エポキシ樹脂が高速注入される樹脂封止工程では、ワイヤが変形して隣接ワイヤと接触することが問題となり、しかも、狭ピッチ化、長ワイヤ化、細線化も進むなかで、樹脂封止時のワイヤ変形を少しでも抑えることが求められている。ワイヤ強度の増加により、こうした変形をある程度コントロールすることはできるものの、ループ制御が困難となったり、接合時の強度が低下するなどの問題が解決されなくては実用化は難しい。

これらの要求に対応するためには、ボンディング工程におけるループ制御が容易であり、しかも電極部、リード部への接合性も向上されており、ボンディング以降の樹脂封止工程におけるワイヤ変形を抑制することができるなどの、総合的な特性を満足することが求められる。

これまで、ボンディングワイヤを高強度化する手段として、複数の合金元素を添加することが主流であった。現在主流の高純度系金ボンディングワイヤでは、合金元素の添加は数ppm 〜数十ppm に制限されており、ループ制御性、接合性などには優れているものの、ワイヤ変形の抑制、ボール形成時の熱影響部(ネック部)の強度などは十分ではなかった。最近、添加量を増やして総計で1%程度まで添加した高濃度合金ワイヤが、一部のICで使用され始めているが、樹脂封止時のワイヤ変形を改善する効果は十分ではなく、リード側への接合性が低下するなどの問題が懸念されていた。

金に代わるワイヤ素材も検討されているが、例えば、銅ワイヤでは、ワイヤの高強度化とボール部の軟化とを両立させることが困難であり、一般的なLSI などには使用されていない。また、セラミックスパッケージ用途のウェッジ−ウェッジ接合には、アルミワイヤが用いられているが、樹脂封止された場合に表面腐食の問題や、高濃度に合金元素を添加すると接合性が低下するなどの問題が生じており、汎用的に使用することは困難である。

高強度化を達成する別方法では、芯線と外周部が異なる金属からなるボンディングワイヤ(以下、2層ボンディングワイヤと呼ぶ)が提案されており、例えば、特許文献1ではAg芯線をAu被覆したワイヤについて、特許文献2では、芯線を導電性金属とし表面をAuメッキしたワイヤについて、特許文献3では、Pt/Pt合金の芯線とその外周部をAg/Ag合金とするワイヤなどが、開示されている。他にも、2層を構成する材料が同種金属でありながら濃度の異なる材料である場合として、例えば、特許文献4では、Ca,Beなどを含有するAu合金の芯線とその外周部を同様の低濃度のAu合金とするワイヤについて開示されている。これらは、芯線と外周部で異なる金属を組み合わせることにより、汎用製品の全てに相当する、単一部材で構成されたワイヤ(以下、単層ボンディングワイヤと呼ぶ)では困難である特性を総合的に満足することが期待される。また、特許文献5では、表面に合金元素あるいは高濃度合金が被覆され、外周部から中心部に連続的に合金元素の濃度を変化させているボンディングワイヤについて開示されている。

【発明が解決しようとする課題】
現行の単層ボンディングワイヤでは、高強度化するために合金元素の添加量を増加させると、ボール部の表面酸化および引け巣の発生などにより接合性が低下したり、また、ワイヤ表面の硬化、酸化などにより、ウェッジ接合性が低下し、製造歩留まりが低下する問題が生じる。また添加量の増加により電気抵抗は上昇する傾向にあり、特に、高周波用途のICでは、そうした電気抵抗の過剰な増加は信号遅延の原因として懸念される。

そうした、単層ボンディングワイヤでは対応困難な課題に対応する手段の一つとして、芯線と外周部とを異種材料で構成する2層ボンディングワイヤを始め、多層構造のボンディングワイヤに関して、多くの素材の組合せが提案されている。しかしながら、2層ボンディングワイヤはこれまで実用化に到っておらず、実際の半導体において評価された実例もほとんど報告されていないのが実情である。

その理由として、これまで提案されている2層ボンディングワイヤにおいて芯線と外周部で異なる部材とすることで、量産するうえで、芯線と外周部で所定の比率を得るための製造技術、品質管理などが非常に困難であり、また、特定の特性は向上しても、芯線とその外周部との密着性の低下などがあり、多くのワイヤ要求特性を総合的に満足するのは困難であることなど、多くの問題が残されていた。
本発明者らも、2層ボンディングワイヤの特性などを調査した結果、芯線とその外周部との密着性の低下、芯線と外周部で所定の比率を得るための製造技術、品質管理など、多くの解決すべき問題点があることが確認された。

芯線と外周部が異なる金属を主成分とする従来の2層ボンディングワイヤの場合、異種材が単に接触しているだけであったので界面での密着性に関する不具合が多く認められる。伸線加工などを経ることで若干は改善されるものの、それだけでは十分な密着性を得るのは困難である。製造中に、機械的特性の異なる異種金属を同時に伸線加工するため、界面での密着性が十分でないと、ワイヤ長手方向の面積比率のバラツキが生じて、所定の特性を得るのが困難となったり、高速伸線工程での界面剥離、亀裂が生じたりする問題が発生する。また、ワイヤ使用時に高速で、複雑に曲げ変形される際や、接合時に著しく塑性変形される際に、2層ボンディングワイヤの界面の剥離などに関連する不良が発生する。
また、製造中に、機械的特性の異なる異種金属を同時に伸線加工するため、芯線と外周部の面積比率が変化して、所定の特性を得ることが困難である。

2層ボンディングワイヤの製造法では、予め作製した2層構造のインゴットあるいは太径ワイヤを、最終線径まで伸線する製造法と、最終径の近傍のワイヤ表面にメッキ、蒸着などにより表層部を形成する方法が考えられるが、いずれとも製造に関連する問題が発生する。前者では、芯線と外周部との界面での密着性が低下したり、機械的特性の異なる異種金属を伸線加工することにより、芯線と外周部の面積比率が初期から変化するなどの問題点も多く、安定した機械的特性を得ることが困難である。一方、後者の製造では、最終に表層部を形成するため、芯線と外周部との界面での密着性が不十分であり、また、滑らかなワイヤ表面を得ることが困難であるなどの問題がおこる。

さらに、芯線と外周部に異なる金属を主成分とする異種材を用いることで、ワイヤの強度増加は期待できるものの、ボール接合性の問題が生じる。すなわち、ワイヤが溶融されて形成されるボール部では、芯線材と外周部が混合されて、高濃度に合金化元素を含有する状態となることにより、ボール部の硬化、表面酸化、引け巣発生などが起こり、接合強度が低下したり、ボール接合部直下の半導体基板にクラックなどの損傷を与えることが問題となる。例えば、芯線と外周部とが異種金属を主成分とする場合には、溶融されたボール部での合金化元素の含有量は数%〜数十%にまで達する場合が多いことから考えても、2層ボンディングワイヤの実用化には、ボール接合時の接合強度の確保と半導体基板へのダメージの軽減を満足することが重要となる。

また、芯線と外周部で同種の金属を主成分とする2層ボンディングワイヤの場合でも、上記の異種金属を主成分とする場合と同様に、界面での密着性に関する不具合が発生しやすく、例えば、生産性の低下、曲げ変形や接合時の界面剥離や、特性バラツキなどが起こることが問題となる。また、同種の金属を主成分とすることで、異種金属の場合のボール接合ダメージなどの問題は軽減することができるものの、一方で、2層構造であるにも係わらず、現行の単層ワイヤと比較しても強度などの機械的特性を改善することは困難となる。例えば、芯線と外周部との断面積比で決まる混合則に支配される強度、弾性率では、同種金属とすることで類似した特性を有する芯線と外周部の特性に左右され、それを超えることは困難である。すなわち、強度、弾性率では、芯線と外周部との断面積比に支配される混合則に従う場合が多いことから考えても、その強度、弾性率を有する芯線または外周部のどちらかの材料特性を超えることは困難である。

そこで強度を増加させるために、芯線および外周部の部材に元素を高濃度添加すれば、単層ボンディングワイヤの場合と同様に、ボール部接合性やウェッジ接合性などが低下する問題が起きてしまう。今後の狭ピッチ化・細線化・長ワイヤ化に対応するには、ループ倒れの抑制、樹脂封止時のワイヤ変形などを抑制することが要求され、これまでの2層ボンディングワイヤよりもさらに機械的特性を向上することが求められており、なかでも、樹脂封止時のワイヤ変形を大幅に抑制するための、曲げ剛性の向上が必要であることを、本発明者らは確認している。

また、前述した、表面に合金元素あるいは高濃度合金が被覆され、外周部から中心部にかけて合金元素の濃度が連続的に変化されているボンディングワイヤの場合、最新のボンディング装置およびループ形成、接合条件においても、現行の単層ボンディングワイヤと同等の特性を得ることが困難である。例えば、ワイヤ表面近傍の合金元素濃度が連続的に変化しているだけでは、過酷なループ形成時や、キャピラリ内壁による摩擦などに十分に耐えることは困難であることから、ループ形状がばらついたり、直線性が低下したりする。また、表面の被覆層が数千Å程度であり、しかも濃度変化されていることから、リード部または樹脂基板上のメッキ部へのウェッジ接合時にワイヤが大変形されることで、薄い被覆層がワイヤとメッキ部との接合界面に介在することにより接合強度を低下させる要因となったり、また濃度が異なる層が接合界面に分散していることで、接合界面での拡散挙動が不均一となり、長期の接合信頼性を得るのが困難となることが多い。

以上のことから、今後の半導体の実装技術に適応するためにも、ワイヤは個別の要求特性のみ満足するのではなく、総合的に特性を向上する材料開発が求められる。現行の単層ボンディングワイヤの成分設計、2層ボンディングワイヤの材料選定あるいは、単に2層構造とするだけなどでは対応が困難であることから、ループ制御性に優れ、高強度で、しかも接合性、接合強度も向上できるボンディングワイヤが所望されている。

本発明では、従来の単層および2層のボンディングワイヤでは同時に満足することが困難であった3つの課題である、狭ピッチ化、細線化、長ワイヤ化において高強度で、高曲げ剛性であること、高いボール部接合性およびウェッジ接合性を有すること、工業的な量産性、高速ボンディング使用性にも優れていること、などを兼備する半導体素子用ボンディングワイヤを提供することを目的とする。

【課題を解決するための手段】
発明の開示
前述した目的を達成するための本発明の要旨は次の通りである。
(1)導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属の少なくとも一方を3%以上の濃度で含有する厚さ0.05〜2μmの拡散層を有することを特徴とする半導体用ボンディングワイヤ。
(2)導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属を含む厚さ0.03〜2μmの金属間化合物層を少なくとも1層は有することを特徴とする半導体用ボンディングワイヤ。
(3)導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属の少なくとも一方を3%以上の濃度で含有する厚さ0.05〜2μmの拡散層および前記第1の金属と前記第2の金属を含む厚さ0.03〜2μmの金属間化合物層を有することを特徴とする半導体用ボンディングワイヤ。
(4)(1)〜(3)のいずれかに記載の半導体用ボンディングワイヤにおいて、前記ボンディングワイヤの外周部のさらに外側に、外周部の主成分金属とは異なる導電性の金属またはその金属を主成分とする合金からなる最表面層を有することを特徴とする半導体用ボンディングワイヤ。
(5)前記拡散層が、濃度勾配を有することを特徴とする(1)〜(4)のいずれかに記載の半導体用ボンディングワイヤ。

【発明の実施の形態】
発明を実施するための最良の形態
以下に、本発明に係わるボンディングワイヤの構成についてさらに説明する。なお、以下の説明において、特に断りのない限り、「%」はいずれも「mol%」を意味する。
高強度、高接合性、高生産性などの相反する課題を総合的に解決するためには、本発明の(1)〜(5)に記載のように、導電性を有する第1の金属として、Pd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらに、その芯線と外周部の間に、芯線と外周部をそれぞれ構成する元素を各1種以上含有する、拡散層または金属間化合物層(両者を総称して中間層と呼ぶ)を形成し、前記中間層が所定の厚みを有し、前記拡散層については、前記第1の金属と前記第2の金属の少なくとも一方を3%以上の濃度で含有しているボンディングワイヤ(以下、中間層複合ボンディングワイヤと呼ぶ)が有効であることを見出した。この中間層複合ボンディングワイヤの利点は、界面での密着性は著しく向上し、しかも機械的特性も大幅に向上することができることにある。

ここで、拡散層、金属間化合物層の形成に深く関わる芯線または外周部の部材は、金属と合金に分けることができ、以下では、その合金に含有される元素のうち構成比率の最も高い主成分となる元素を溶媒元素とし、合金化のために含有されている元素を溶質元素と称する。よって、本発明の(1)〜(5)に記載の中間層複合ボンディングワイヤは、芯線と外周部の部材とで異なる溶媒元素を使用していることになる。

拡散層とは、芯線と外周部を構成する原子が互いに反対方向に移動する相互拡散を起こすことにより、これら元素が混合された領域であり、それらの元素が固溶された状態をしている。図1(a)には、芯線1と外周部2の界面に拡散層3を形成したボンディングワイヤの断面を模式的に示す。その拡散層内に含有される元素の濃度は、基本的には、芯線内部および外周部内部の濃度とは異なる。よって、拡散層の境界は、元素濃度が不連続に変化する界面として確認できる。

外周部は、金属であるか、合金の場合には、溶質元素の濃度傾斜をもたない均一化された層であることが必要である。これは、ワイヤの表面域の元素濃度を均一化させることで、ウェッジ接合界面における拡散を安定化させ、常に良好な接合性が得られるためである。こうした、均質化された芯線および外周部は、それぞれ 0.5μm以上確保することで、上記の効果が得られる。さらに、芯線も金属または均一化された合金であることがより好ましい。これにより、芯線/外周部の間に中間層を形成する際に、安定かつ再現よく中間層を形成できるのみならず、伸線加工時の生産性、特性が安定し、ループ形状、接合性なども良好なものを得ることができる。

また、本発明の(1)〜(5)に記載のボンディングワイヤにおいて、拡散層を構成する元素が溶媒元素か溶質元素であるかで分類すると、芯線および外周部を構成する溶媒元素同士からなる拡散層、溶媒元素と溶質元素とからなる拡散層、2種以上の溶質元素のみからなる拡散層に区別されるが、いずれもほぼ同様の効果を得ることが可能である。

こうした拡散層の構成元素は、芯線と外周部との組合せにより変化する。芯線と外周部との部材が金属−金属(第1金属−第2金属)の場合に形成される拡散層は、溶媒元素同士(第1金属と第2金属)からなる拡散層のみであるが、金属−合金(第1金属−第2金属の合金、第2金属−第1金属の合金)の組合せでは、溶媒元素同士(第1金属と第2金属合金の溶媒元素、第2金属と第1金属合金の溶媒元素)を主成分とする拡散層と、合金中の溶質元素(第2金属合金の溶質元素、または第1金属合金の溶質元素)と別部材中の溶媒元素(第1金属、または第2金属合金の溶媒元素)とからなる拡散層が形成される場合がある。

また、合金−合金(第1金属の合金−第2金属の合金)の組合せでは、それぞれの合金を構成する溶媒元素同士(第1金属合金の溶媒元素と第2金属合金の溶媒元素)を主成分とする拡散層、溶質元素(第1金属合金の溶質元素または第2金属合金の溶質元素)と他部材中の溶媒元素(第2金属合金の溶媒元素または第1金属合金の溶媒元素)とからなる拡散層に加えて、異なる2種の溶質元素(第1金属合金の溶質元素と第2金属合金の溶質元素)を主体とする拡散層を形成させることができる。いずれの組合せでも、溶媒元素同士を主成分とする拡散層が形成される場合が最も多い。また、溶媒元素よりも速く拡散する溶質元素を部材中に含有させることにより、上記の溶質元素を含有する拡散層の形成を促進することが可能である。

溶媒元素同士を主成分とする拡散層は、いずれか一方の溶媒元素を少なくとも1%以上含有することが必要である。これは、拡散層の中に1%以上の元素を含有することにより、拡散層/芯線、および拡散層/外周部との両方の界面の密着強度を向上する効果が得られるためである。本発明では、その濃度は3%以上である。これは、ループ形成中においてキャピラリ内壁とワイヤとの摩擦が上昇しても、良好なループ制御性が確保することができるためである。また、この拡散層は、溶媒元素を主成分とし、さらに一部の溶質元素を含有することにより、拡散層の硬度などを上昇させ、樹脂封止時のワイヤ変形を抑制する効果を高めることができる。その溶質元素の濃度は、 0.5%以上であることが望ましく、これは、 0.5%以上であれば溶質元素の固溶硬化を利用できるためである。

芯線と外周部どちらかに含まれる溶質元素と、他部材の溶媒元素とからなる拡散層では、溶質元素を2%以上含有することにより、良好な密着性および曲げ剛性が得られる。また、異なる2種の溶質元素を主体とする拡散層では、少なくとも一方の溶質元素を3%以上含有することが必要である。これは、3%以上の溶質元素を含有することにより、密着性を向上することができ、しかもその溶質元素が含まれていた芯線または外周部よりも強度を増加させることにより、ワイヤの変形抵抗を高めることができるためである。

なお、本発明のボンディングワイヤにおいては、拡散層の内部の元素濃度は均一である必要はなく、濃度勾配が形成されていても構わない。濃度勾配があることにより、拡散層/芯線、および拡散層/外周部との両方の界面の密着性をさらに向上させることができ、製造時の取扱いが容易になり、ワイヤの生産性も向上する。こうした濃度勾配がある場合の拡散層の組成については、拡散層全体を平均化した元素濃度が、前述した濃度の関係を満足すれば、十分な効果が得られる。さらに、好ましくは、濃度が最も低い領域において、前述した濃度の関係が満足されていれば、平均濃度が均一な場合よりも界面密着性を向上させて、ワイヤが塑性変形を受けても界面剥離を抑える効果をより高められる。

図1(b)には、芯線1と外周部2の界面に金属間化合物層4を形成したボンディングワイヤの断面を模式的に示す。ここでの金属間化合物は、結晶構造、格子定数、組成などが芯線および外周部の部材とは異なることが特徴である。

本発明の(2)〜(5)に記載のボンディングワイヤの場合は、芯線と外周部との界面に形成させる金属間化合物層としては、芯線および外周部を構成する2種類の溶媒元素(第1金属および第2金属または、第1金属合金の溶媒元素および第2金属合金の溶媒元素)からなる金属間化合物が主流であるが、それ以外にも、芯線または外周部の少なくとも一方が一種類以上の溶質元素を含有する合金の場合、その溶質元素(例えば、第1金属合金の溶質元素)と、その溶質元素を含む部材とは異なる芯線あるいは外周部の溶媒元素(例えば、第二金属合金の溶媒元素)とからなる金属間化合物、あるいは溶質元素と溶質元素(第1金属合金の溶質元素と第二金属合金の溶質元素)からなる金属間化合物が形成された場合にもほぼ同様に、密着性や機械的特性などを向上させる効果を得ることができる。

また、本発明のボンディングワイヤにおいて、金属間化合物を構成する元素数は2種類の場合(2元系化合物)が多いが、上記の溶質元素をさらに含む3種類以上の場合(3元系、4元系化合物など)でも、良好な結果が得られる。さらに金属間化合物の層は1種類だけとは限らず、異なる2種以上の金属間化合物を層状に形成させることにより、複数の相の特徴を統合して利用することも可能である。

また、本発明のボンディングワイヤにおいて、拡散層、金属間化合物層などの中間層の近傍に、芯線と外周部の一方に含まれる溶質元素を濃化させることも利用できる。これは、界面に形成される中間層には固溶しない溶質元素を、予め芯線または外周部の部材に添加させることにより、これらの層の形成に伴い、中間層/芯線あるいは中間層/外周部の境界近傍に溶質元素を排出させることが可能となる。濃化域の生成により、局所的に強度を増加させることができ、溶質元素を平均的に分布させている場合よりも、さらに曲げ剛性の上昇効果を高めるのに有利である。こうした効果を利用するための濃化の程度は、部材に含まれる溶質元素の濃度よりも5%以上濃度が上昇していることが望ましい。

次に、拡散層、金属間化合物層の形成による特性の向上効果、膜厚などについてさらに説明する。
本発明では、界面に形成された拡散層あるいは金属間化合物層が、芯線/外周部との界面の密着強度を向上させるので、通常の2層ボンディングワイヤでは問題が発生していたような、製造時の界面剥離、ボンディング時のループ制御あるいは接合における界面剥離などを抑えることが可能となる。つまり、ワイヤにかなりの曲げ変形が加わっても、芯線/外周部との界面で剥離しないような十分な密着性を確保できることになる。

また、樹脂封止時には、高粘性のエポキシ樹脂が高速で流動することにより、ワイヤ全体に曲げモーメントが加わり、ワイヤが変形する(これを、ワイヤの樹脂流れと称す)。このワイヤの樹脂流れを抑制するには、曲げ剛性を高めることが非常に有効である。

中間層複合ボンディングワイヤでは、引張強度、降伏強度、弾性率、曲げ剛性などの機械的特性を向上させることができ、特に、曲げ剛性を大幅に増加させることにより、樹脂封止時のワイヤ変形の抑制効果を一層高めることができる。すなわち、中間層複合ボンディングワイヤの曲げ剛性は、従来の単層ボンディングワイヤよりも高い値が得られるだけでなく、2層ボンディングワイヤと比較しても、芯線、外周部よりも強度、剛性が高い拡散層あるいは金属間化合物層を中間域に形成していること、さらにワイヤ断面でみると中間層を含めて3層以上の構造であることなどに起因して、曲げ剛性を大幅に高める効果を発揮できる。従って、単層ボンディングワイヤでは対応が困難とされていたような狭ピッチ化、細線化にも対応することができる。

さらに、中間層複合ボンディングワイヤでは、ワイヤの強度、曲げ剛性などを増加させるだけでなく、併せて、ボール形成性、接合強度なども向上することができることも大きな利点である。従来の単層ボンディングワイヤでは、強度増加のための合金元素の高濃度添加により問題が生じる場合が多く、例えば、ボール形成時の酸化による引け巣の発生、それに伴う接合強度の低下が起こったり、また高強度化によりウェッジ接合性が低下したりすることが懸念されていた。それに対し、高強度材を芯線に、接合性の良好な材料を外周部に用い、その界面に中間層を形成させることにより、高強度化と高接合性という、従来は相反すると考えられていた特性を両立させることができ、しかも、その芯線と外周部の比率を調整することにより、溶融されたボール部に含まれる合金濃度を低く抑えることにより、ボール部の酸化、硬化などを抑制することもできる。この点では、従来の芯線と外周部による2層ボンディングワイヤでも、単層ワイヤに比べればある程度は対応できるものの、要求を十分満足することは困難である。

それに対し、中間層を設けた中間層複合ボンディングワイヤを使用することにより、2層ボンディングワイヤと比較しても、剛性率の大幅な向上により樹脂封止時のワイヤ変形を低減し、ウェッジ接合時の界面剥離を抑えることができ、しかもボール形成時の熱影響により軟化するネック部の強度をより増加させることができるなど、特性の改善効果は大きい。特に、こうした効果は細線化するほど重要となり、中間層複合ボンディングワイヤでは、チップ上の電極間隔が50μm以下でのワイヤボンディング、また線径20μm以下、さらには18μm以下の極細線の実用化などにも非常に有利である。
こうした改善効果を十分に得るためには、樹脂封止時のワイヤ変形を支配する曲げ剛性の影響、さらにその曲げ剛性を向上させるための中間層複合ボンディングワイヤの構造などについて、十分吟味しておくことが重要である。それについて、以下に詳しく説明する。

樹脂封止時のワイヤ変形を抑制するための、曲げ剛性の影響については、実験により確認できたが、さらに変形の解析でも十分理解できることを見出した。例えば、簡素化して考えるために、ワイヤの一端を固定した片持梁と仮定して、梁全長Lにわたり分布荷重qが加わっているときのワイヤ変形を考える。このときの最大たわみ量Ymax は、次式で表すことができる。

式(1)より、弾性率と断面2次モーメントの積EIを増加させることで、ワイヤ変形量Ymax を低減できることが判明した。また、中間層を持たない従来の2層ボンディングワイヤと比較すれば、式(2)においてEMid IMid の項が追加されており、断面2次モーメントの上昇効果を高めるためには、中間層は弾性率EMid が高い材料を用いるか、中間層の厚さを厚くすることで、より高い効果が得られることが判る。

また、式(3)〜(5)を比較することで、同種金属による芯線と外周部の間に中間層を形成させることが、曲げ剛性の向上に有利であることが見出される。例えば、芯線または外周部に含有する溶質元素が高濃度側から低濃度側に拡散して、拡散層は主に低濃度側に形成されることから、式(4)の拡散層厚さrが増加するのは主として低濃度側であるため、弾性率が低い低濃度側の部材層の厚さが減少する。従って、弾性率が低い低濃度側の部材厚さが減って、その分低濃度側より弾性率の高い中間層が形成されることで、ワイヤ全体としての弾性率を増加させる効果も得られる。こうした理由から、中間層の弾性率が芯線または外周部の一方の弾性率よりも低くとも、式(2)のワイヤ全体としてのEIZ を高める効果を得ることが可能であることが確認された。また、この低濃度側への溶質元素の拡散を促進するためには、溶媒元素よりも速く拡散する溶質元素を部材中に含有させることが好ましい。

界面に形成された金属間化合物層は、拡散層と比較すると、界面密着性を向上させる効果は同様であるが、曲げ剛性などの機械的強度については、より高い効果が得られる。すなわち、金属間化合物は高強度で、特に弾性率は拡散層よりも高いことから、金属間化合物の形成により式(2)のEMid がより増加し、拡散層のみを形成する場合よりも曲げ剛性が上昇し、樹脂封止時のワイヤ変形を抑制する効果を大幅に高めることができる。金属間化合物の組成は、熱平衡的に存在する金属間化合物の相のいずれかではあるが、その相を選択的に生成させることにより、曲げ剛性などの特性発現の効果を高めることができる。

また、中間層複合ボンディングワイヤの構成としては、前述したような拡散層、金属間化合物層が個別に形成されている場合以外にも、拡散層と金属間化合物層が界面に同時に形成されている場合には、機械的特性を向上する効果を相乗的に高める効果が得られる。図1(c)には一例として、芯線1/金属間化合物層4/拡散層3/外周部2の構造をしたボンディングワイヤの断面を示しており、その他にも、芯線/拡散層/金属間化合物層/外周部、および芯線/拡散層/金属間化合物層/拡散層/外周部などのケースも、本願発明の中間層複合ボンディングワイヤに含まれる。

式(4)からも判るように、拡散層および金属間化合物層の厚さrは重要な因子である。拡散層の厚さは0.05μm以上であれば、密着性および、引張強度、降伏強度、曲げ剛性を向上する十分な効果が得られる。好ましくは、拡散層の厚さが 0.2μm以上であることが望ましく、ボール形成時の熱影響部(ネック部)の強度を高めることができる。さらにより好ましくは、拡散層の厚さが 1.0μm以上であれば曲げ剛性を大幅に高めて、樹脂封止時のワイヤ変形を抑制することができ、しかもネック部の強度も増加させて、ここでの破断を抑える効果も得られる。

また、金属間化合物層の厚さは0.03μm以上であれば、密着性を改善し、引張強度、弾性率、曲げ剛性などを向上する十分な効果が得られる。また、好ましくは、金属間化合物層の厚さが 0.1μm以上であれば曲げ剛性を高める効果が顕著となり、樹脂封止時のワイヤ変形を抑制することができ、しかも製造中およびループ形成中における金属間化合物層の破壊も低減される。さらにより好ましくは1μm以上であれば曲げ剛性を大幅に高めることにより、狭ピッチ接続に必要となる線径20μm以下の細線でも良好なループ形成、接合性などが得られる。

拡散層、金属間化合物層などの中間層の厚さの上限は特にはないものの、芯線/中間層/外周部としての機能を効率よく発揮させるためには、中間層の厚さが線径の7割以下に抑えることが望ましい。また、硬質である金属間化合物層を形成する場合には、伸線加工が困難となるため、生産性を重視すれば、金属間化合物層の厚さは線径の5割以下に抑えることが、より望ましい。
中間層の測定には、EPMA,EDX 、オージェ分光分析法、透過型電子顕微鏡(TEM)などを利用することができる。ワイヤの研磨断面において芯線と外周部との界面を挟んでのライン分析を行うことにより、拡散層、金属間化合物層の厚さ、組成などを知ることができる。

拡散層の測定方法について、以下に具体例で説明する。
実際に拡散層を観察する一つの手法として、ワイヤ断面における芯線/外周部の界面を挟んだ領域においてライン分析を行うことが有効である。この分析結果における拡散層の境界近傍の濃度プロファイルとしては、濃度が不連続に変化する場合と、連続的に変化する場合に分けられ、それぞれで拡散層の判別が若干異なる。境界近傍で不連続に変化する前者の場合では、溶質元素の濃度変化に不連続性が生じる位置を拡散層の境界として認識でき、その芯線側および外周部側との境界で挟まれた領域が拡散層である。一方、境界近傍で連続的に濃度変化する後者の場合には、測定距離に対する濃度変化の勾配に着目することが有効であり、拡散層が形成されていない場合と比較して、拡散層が形成された試料では濃度勾配が緩やかになることで判別できる。この連続的に変化する場合での拡散層の境界の決め方として、測定距離と濃度のグラフにおいて、拡散層内の境界近傍における濃度勾配を外挿した直線と、芯材または外周層内における濃度を外挿した直線とが交差する部位として判定できる。こうした、拡散層の境界での濃度変化が連続的か不連続であるかによって拡散層の識別法を変えることで、精度良く拡散層の厚さなどを測定することもできる。

図2にオージェ分光法によるワイヤ断面のライン分析方法の概要を、図3にその分析の結果を示す。図2(a)には、線の長手方向とは垂直に断面研磨した試料を用い、芯線1と外周部2の界面に形成された拡散層3を横切るように、分析ライン6に沿って分析を行うことを示しており、図2(b)には、比較として、拡散層を形成されておらず、芯線1と外周部2により構成されている断面を示す。ここでオージェ分光分析を用いた理由は、微小領域の分析に適しており、拡散層が薄い試料の分析などに有効であるためである。

また、図3は、Ag芯線とAu外周部の組合せのワイヤを用いており、拡散層を形成したワイヤ試料図2(a)における結果図3(a)と、拡散層が形成されていないワイヤ試料図2(b)における結果図3(b)とを比較している。分析は0.05μm間隔で行った。
まず、拡散層が形成されていないワイヤ図2(b)の測定結果図3(b)には、芯線/外周部の界面近傍で、濃度の連続的な変化が生じている。これは、芯線/外周部の界面を横切ってライン分析する際、分析領域がその界面を含む場合に通常、見掛け上濃度が変化したように観察される現象である。現在の分析の手法、精度などの関係上、こうした連続的な濃度変化が観察されるのを避けることは困難である。

一方、拡散層を形成したワイヤ図2(a)の分析結果図3(a)では、不連続な濃度変化が生じており、その不連続に変化した部位が拡散層として認識でき、さらにその拡散層の境界は、不連続な濃度変化が検出される界面として確認できる。図3(a)の分析結果からも、拡散層はワイヤ断面の分析における濃度変化として検出することができるので、このようなワイヤ断面での分析法により、拡散層を識別することは十分可能となる。

拡散層の厚さが 0.5μm以下であるとか、または濃度が希薄であるなどの理由から、分析の精度を向上したいときには、ライン分析の分析間隔を狭くするとか、界面近傍の観察したい領域に絞っての点分析を行うことも有効である。また、ワイヤを斜め研磨して、拡散層の厚さを拡大させて測定することにより、0.01μm程度まで分解精度を向上させることも可能となる。さらに、組成を知るために定量性を高める必要がある場合には、拡散層の構成部材と同種の材料を目的の組成となるように溶製した試料を予め準備しておき、それを標準試料として用いて、分析の検量線を求めることにより、濃度の精度を高めることができる。その他、0.05μmよりも薄い中間層の厚さおよび組成を精度良く測定するためには、手間はかかるものの、中間層を含む薄膜試料を作製し、TEM による観察および電子線回折などを利用することが有効である。

芯線/外周部の界面に拡散層や金属間化合物層を形成するためには、界面での拡散を促進する拡散熱処理が必要である。芯線と外周部が異なる部材からなる線を準備し、それに拡散熱処理を施すことになるが、その拡散熱処理を施すタイミングは3種類に分類される。第一には、芯線と外周部を組み合わせただけの部材(以下、初期複合部材と呼ぶ)に拡散熱処理を施し(初期加熱)、その後に伸線加工により細くする方法と、第二には、初期複合部材にある程度の線径まで伸線した後で、拡散熱処理(中間加熱)を施し、さらに伸線加工を行い最終線径まで細くしていく方法と、第三には、最終線径まで伸線した後に、拡散熱処理(最終加熱)を施す方法である。

拡散熱処理を太径の段階で行う利点は、拡散層および金属間化合物層がその後の伸線加工における界面剥離を防止する役割を果たすことができることにあり、一方懸念される点として、最終線径の段階で必要な厚さを確保するには、伸線加工に伴い中間層も薄く加工される程度を予測し、初期の中間層形成条件を適正化するなどの手間がかかることである。反対に最終段階で拡散熱処理を施す利点は、拡散層および金属間化合物層の厚さを制御するのが容易であることであり、注意すべき点は、伸線工程中での芯線/外周部の界面剥離を抑制するための製造条件の探索が必要であること、あるいは最終段階で高温加熱した場合にワイヤ最表面での酸化が懸念されたり、ワイヤを連続的に移動しながら拡散熱処理する場合には、細いほど長時間を要することなどが挙げられる。

上記の特徴を理解した上で、組合わせる部材の種類、ワイヤの要求特性などに応じて拡散熱処理を施すタイミングおよびその熱処理条件を選定することが可能である。また、前述した長所、短所を踏まえて、拡散熱処理を一回で行うのではなく、前述した初期、中期、最終段階での拡散熱処理をいくつか組み合わせて、段階的に拡散層および金属間化合物層を形成することも有効な方法である。

外周部が酸化しやすい金属であったり、比較的高温で加熱する場合には、ワイヤ表面の酸化を抑制するために、非酸化雰囲気で熱処理を行うことが必要である。具体的には、Ar,N2 ガスなどの不活性ガス、あるいはH2 などを含む還元性ガスなどを加熱炉中に流した状態で熱処理を行うことにより、拡散熱処理中の表面酸化を抑えることができる。

ワイヤの表面酸化は、上記の熱処理のときにかぎらず、ワイヤ製造工程全般や、保管時、ボンディング工程、樹脂封止中などにおいても問題となることが多い。特に、最近の狭ピッチ細線化に対応したり、BGAなどの基板接続において低温接合性を改善する場合には、ワイヤ表面の酸化を抑えて、ウェッジ接合性を向上することが重要となる。そのためには、上記本発明の(4)に記載するように、中間層複合ボンディングワイヤの外周部の表面に、芯線および外周部の主要元素とは異なる、または外周部の金属とは異なる、導電性で酸化の少ない金属またはその合金からなる最表面層(被覆層)を形成させることが有効である。すなわち、最表面層/外周部/中間層/芯線で構成させることで、中間層複合ボンディングワイヤのウェッジ接合性を高めることが容易となる。

被覆する最表面層の厚さを、線径の0.05%〜10%の範囲とすることで、ウェッジ接合性を向上する十分な効果が得られる。最表面層に用いられる金属は、Au,Pt,Pdなどの酸化の少ない金属およびその合金であることが望ましい。こうした厚さ、材質の最表面層を形成することで、低温接合性を向上することができる。

この最表面層を形成する方法としては、中間層を形成したワイヤの表面に、メッキ、蒸着などにより最表面層を被覆することが有効である。その被覆する段階でみると、最終線径で被覆する方法、または、最終線径よりも少し太径で被覆した後に伸線加工する方法、のいずれでも構わない。さらに最表面層と外周部との間に中間層を形成させ、最表面層/中間層(b)/外周部/中間層(a)/芯線の構造とすることで、その界面の密着性を改善することができ、線径20μm以下の細線の製造性が向上したり、ウェッジ接合時の超音波振動を高めても最表面層と外周部との界面剥離などの不良発生を抑えられる。

前述のような、芯線と外周部との中間に拡散層や金属間化合物層を形成させたボンディングワイヤを製造するためには、拡散熱処理の条件選定により、拡散層、金属間化合物層の形成を制御することが必要である。単純にワイヤを加熱すれば、必要な拡散層、金属間化合物層が形成されるわけではなく、目指す拡散層、金属間化合物層の形成などを意識した熱処理条件の適正化が重要となる。通常のワイヤ製造工程では、加工歪取り焼鈍や、伸びを出すための焼鈍などが施される場合が多いものの、これらの焼鈍のみでは、本発明の拡散層、金属間化合物層を適正に形成させ、それに伴う特性を発現させることは困難である。従って、目的とする拡散層、金属間化合物層の種類、厚さ、組成、密着強度などを満足させるためには、温度、加熱時間、速度、雰囲気などの条件や、熱処理の前後の工程などを制御することが必要である。そのためにも、芯線/外周部の界面での拡散挙動を十分理解することにより、初めて、拡散熱処理の条件を適正化することも可能となる。特に、以下の考え方に従えば、適切な温度、加熱時間などを選定することができる。

拡散層、金属間化合物層などの中間層を形成するための拡散熱処理では、高温で加熱するほど成長が促進されるが、あまり高温すぎれば外周部材が酸化されて接合性が低下したり、冷却時の熱歪みにより界面に形成された中間層に亀裂が生じることが起こり得る。そこで、本発明者らは、候補となる材料の組み合わせを変えて調査したところ、拡散熱処理の温度Td は芯線、外周部の材料の融点により近似的に表すことができることを確認した。具体的には、拡散熱処理の温度Td は、芯線、外周部材の融点の平均値TmOを用いて、次の関係

加熱炉は必ずしも単一である必要はなく、急速加熱、急速冷却を軽減させる方が望ましい場合には、本加熱の前後に予備加熱または2次加熱を設けることも有効である。特に、界面に形成される金属間化合物の相の種類によっては、急速冷却により芯線/金属間化合物層あるいは外周部/金属間化合物層の界面に発生する熱歪みを緩和するために、本加熱の後の2次加熱が有効である。また、脆弱な金属間化合物相の生成を抑えて、特定の金属間化合物相の成長を促進する必要がある場合など、その脆弱な相の成長を回避する手段としては、温度、時間などの拡散熱処理条件の適正化か、あるいはそれで対処できない場合には、金属間化合物の核生成を制御するための予備加熱により、目的とする金属間化合物相の生成を促進することも可能である。こうした温度範囲の異なる加熱を行うには、温度設定の異なる部位を複数形成させた加熱炉、炉内温度を連続的に変化させた加熱炉を用いることができる。

また、中間層を形成させるには、上述した拡散熱処理工程を利用する方法の他に、芯線と外周部を組合わせる際に、いずれか一方を溶融させた高温状態とすることで、拡散を促進させて中間層を形成する方法も可能である。この方法を芯線と外周部のどちらを溶融させるかで区別すると、予め作製した芯線の周囲に、溶融した金属または合金を鋳込むことで外周部を形成する方法、または、外周部として用いるため予め作製した円柱状の中央に、溶融した金属または合金を鋳込むことで芯線を形成する方法に分けられ、いずれの方法でも芯線と外周部の間に中間層を有する形成することができる。ただし、中間層の厚さおよび種類をコントロールするには、溶融温度、時間、冷却速度などを制御することが重要である。

これらの条件設定のためにも、拡散熱処理の考え方として式(5)〜(11)で説明したような拡散挙動を十分理解し、熱量および放熱などを管理することで、目的とする中間層を形成させることが可能となる。さらに、こうした溶融金属を利用する中間層の生成法として、芯線と外周部の少なくとも一方を連続鋳造で製造することも可能である。この連続鋳造法により、上記の鋳込む方法と比して、工程が簡略化され、しかも線径を細くすることで、生産性を向上させることが可能となる。

外周部と芯線との間、最表面層と外周部との間の両界面に中間層を形成させた最表面層/中間層(b)/外周部/中間層(a)/芯線の構造のワイヤを製造するには、下述する3種類の方法を用途、目的に応じて使い分けることが好ましい。第一の方法では、外周部と芯線との間に中間層(a)を形成した外周部/中間層(a)/芯線構造のワイヤを予め作製し、その表面に最表面層を形成し、最後に拡散熱処理により最表面層と外周部との間に中間層(b)を形成させる方法である。これは、厚さ 0.7μm以下の比較的薄い最表面層あるいは中間層(b)を形成させるとき、あるいは2種類の中間層を形成するための適正温度が異なる場合に有効な方法である。

第2の方法では、中間層(a)と中間層(b)の2種類の中間層を同一の拡散熱処理工程で形成させる方法である。この方法では、2種の中間層の形成を個別に制御することは困難であるものの、中間層の形成工程を1回とすることで生産性を高めることが利点である。

第3の方法では、中間層(a)と中間層(b)の2種類の中間層を形成させる拡散熱処理の温度範囲を、低温と高温とに分けて行う方法である。例えば、温度範囲の異なる2個の熱処理炉を用いる場合、または熱処理炉内に温度が異なる2種以上の加熱帯を用いる場合などが好ましく、いずれの場合も加熱時間、加熱域長さなどを適正化することで、所望する中間層(a),(b)を形成することが可能である。この方法により、熱活性化過程が異なる相互拡散または金属間化合物成長を利用して、幾つか存在し得る拡散層または金属間化合物層のなかで所望する中間層を2つの界面にそれぞれ形成することも可能となる。

本発明の(1)〜(5)に記載のボンディングワイヤにおいて、芯線または外周部に用いられる導電性金属とは、Pt,Pd,Cu,Ni,Fe元素を溶媒とする金属またはその合金が望ましい。すなわち、上記元素の中から選定された2種類の元素から、芯線と外周部で異なる部材を構成することにより、前述した中間層複合ボンディングワイヤとしての効果を発現することができる。ここで、ワイヤ最表面での酸化を抑えるためには、さらにより好ましくは、半導体配線の電極部、リード側メッキ部への接合性をより向上するためには、外周部に,Pd,Ptを用いる。一方、芯線に用いる部材では、強度、弾性率が高いことが望ましいため、Pd,Cu,Ni,Fe元素を用いる。

Ni,Fe元素などのように、高強度でありながら、芯線材に直接用いると、密着性を確保することが難しい元素でも、界面に中間層を形成させることで利用も可能となり、ワイヤ変形を抑制する高い効果が得られる。好ましくは、芯線にNi,Fe元素をベースとする金属またはその合金を、外周部には,Pt,Pdなどの酸化を抑えられる元素を用いることが望ましく、この構造のワイヤでは接合性も向上させることができる。また、Ni,Fe元素を主体とするワイヤは、ウェッジ/ウェッジの接合に好適である。

【実施例】
以下、実施例にもとずいて本発明を説明する。

実施例1
本実施例は、本発明の(1)〜(5)に記載のボンディングワイヤに関するものである。
原材料は、Pt,Pd,Cu,Ni,Fe元素それぞれについて粒、または小片の試料であり、Pt,Pd,Cuの純度は約99.99質量%以上であり、Ni純度は99.9質量%以上、Fe純度は99質量%以上のものを用意した。
こうした高純度材以外にも、Be,Auなどから1種類以上の元素を総計で0.001−1%の範囲で含有するCu合金なども、個別に高周波真空溶解炉で溶解鋳造により合金材を作製した。

芯線と外周部で異なる部材からなる中間層複合ボンディングワイヤを作製するために、下記の2種類の方法を使用した。
第一の方法は、芯線と外周部を個別に準備し、それらを組合わせてから、鍛造、圧延などにより、ある線径まで細くしてから、拡散熱処理を施し、その後さらに伸線加工により最終線径まで細くする方法(以下、挿入法と呼ぶ)である。今回は、長さが10cm、直径が約5mmの線を準備し、その断面の中心部に穴径 0.4〜2.5mm の範囲で貫通する穴を加工した外周部材と、その穴径と同等の線径である芯線材を別途作製した。この外周部材の穴に芯線材を挿入して、鍛造像、ロール圧延、ダイス伸線などの加工を施して、線径50〜100 μmの線を作製した。そのワイヤの拡散熱処理として、20cmの均熱帯を持つ横型赤外加熱炉を用いて、 300〜900 ℃に設定された炉中を、0.01〜40m/sの速度でワイヤを連続的に移動させながら熱処理を施した。その拡散熱処理されたワイヤをさらに、ダイス伸線により、最終径の20〜30μmまで伸線した。最後に、上記の加熱炉で熱処理を施すことにより、加工歪みを取り除き、伸び値が4%程度になるように特性を調整した。

第二の方法は、ある線径まで細くしたワイヤを芯線材とし、そのワイヤ表面を覆うように異なる材料で外周部を作製した後に、拡散熱処理を施し、その後さらに伸線加工により最終線径まで細くする方法(以下、被覆法と呼ぶ)である。今回は、直径が約 200〜500 μmのワイヤを予め準備し、そのワイヤ表面に蒸着、メッキなどにより 0.1〜30μmの厚さで外周部材を被覆し、線径60〜100 μmまでダイス伸線した後に、上述した加熱炉を用いて同様の拡散熱処理を施した。その拡散熱処理されたワイヤをさらに、ダイス伸線により、最終径の20〜30μmまで伸線し、最後に、加工歪みを取り除き伸び値が4%程度になるように熱処理を施した。

ワイヤの量産性を評価するために、総質量約50gとなるように配合したワイヤ試料を挿入法により作製し、そのワイヤを同一系列のダイスにより一定速度で伸線加工することにより、線径25μmまで伸線したときの断線回数を測定した。その断線回数が、6回以上の場合には生産性に問題ありと判断して×印で表し、2〜5回の場合を生産性が充分ではないことから△印で表し、1回以下の場合は量産性に問題ないと判断して○印で表現した。

ワイヤの引張強度および弾性率は、長さ10cmのワイヤ5本の引張試験を実施し、その平均値により求めた。曲げ剛性率は片持梁試験法により測定した。具体的には、長さ3cmのワイヤの一端を固定して、自重により変形する曲線を測定し、その変形量から解析的に剛性率を計算した。

ボンディングワイヤの接続には、市販の自動ワイヤボンダーを使用して、ボール/ウェッジ接合あるいはウェッジ/ウェッジ接合を行った。ボール/ウェッジ接合法では、アーク放電によりワイヤ先端にボール(初期ボール径:46μm)を作製し、それをシリコン基板上の電極膜に接合し、ワイヤ他端をリード端子上にウェッジ接合した。ここで、芯線あるいは外周部にCu,Ni,Fe元素などを含有するワイヤでは、ボール溶融時の酸化を抑制するために、ワイヤ先端にN2ガスを吹き付けながら、放電させた。また、ウェッジ/ウェッジ接合法では、ボールは形成しないで、シリコン基板上の電極膜にワイヤを直接接合した。

接合相手としては、シリコン基板上の電極膜の材料である、厚さ1μmのAl合金膜(Al−1%Si− 0.5%Cu)、あるいはCu配線(Au0.01μm/Ni 0.4μm/Cu 0.4μm)を使用した。一方の、ウェッジ接合の相手には、表面にAgメッキ(厚さ:1〜4μm)が施されたリードフレーム、または表面にAuメッキ/Niメッキ/Cu配線を形成されているガラエポ樹脂基板を使用した。

ボール部近傍のネック部(熱影響域)における強度を評価するために、プル試験法を用いた。これは、ボンディングされたワイヤの中央部よりもボール接合部に近い部位に、専用フックを引掛けて、上方に引張りながら、破断強度(プル強度)を測定する方法であり、20本の平均値を測定した。

ボンディング工程でのループ形状安定性については、1000本のワイヤを投影機により観察して、ワイヤの直線性、ループ高さなどの不良が3本以上ある場合は、問題有りと判断して×印で表し、不良が認められない場合は○印を、その中間の1〜2本の場合には△印で表した。不良原因の一つとして、芯線と外周部の界面の密着性が十分でないことに関連して、ループ形状が乱れる不良が発生することを確認しており、該評価法はそうした密着性を判定する方法の一つとなる。

樹脂封止時のワイヤ流れ(以下、樹脂流れと呼ぶ)の測定に関しては、ワイヤのスパンとして約6mmが得られるようボンディングした半導体素子が搭載されたリードフレームを、モールディング装置を用いてエポキシ樹脂で封止した後に、軟X線非破壊検査装置を用いて樹脂封止した半導体素子内部をX線投影し、ワイヤ流れが最大の部分の流れ量を20本測定し、その平均値をワイヤのスパン長さで除算した値(百分率)を封止後のワイヤ流れと定義した。

ボール接合部の接合強度については、アルミ電極の2μm上方で冶具を平行移動させてせん断破断強度を読みとるシェアテスト法で測定し、20本の破断荷重の平均値を測定した。

また、リード側にワイヤを接合するウェッジ接合性の判定では、リードフレーム接続における通常のステージ温度である 250℃で1000pin のボンディングを行った結果、接合部での剥離が生じたり、ワイヤの変形形状が対称的に変形していなかったりする場合には△印で表し、そうした不良が発生しないで、現行の汎用金ボンディングワイヤと同様に良好である場合には○印で表示した。さらにBGA などで求められる低温でのウェッジ接合性を評価するために、ステージ温度 180℃で1000pin のボンディングを行い、全ピン良好な接続が行え、接合形状も良好である場合には、低温ウェッジ接合性にも優れているとして、◎印で表示した。

表1,2には、本発明に係わる中間層複合ボンディングワイヤについての評価結果を示している。芯線/外周部の界面に形成される中間層の種類により分類しており、表1に示した実施例9および11は拡散層のみが形成された場合であり、表2に示した実施例21および24は金属間化合物層が形成されている場合である。表3に示した実施例32は、中間層複合ボンディングワイヤの外側に最表面層を蒸着やメッキなどにより形成させた、最表面層/外周部/中間層/芯線からなるボンディングワイヤに関する場合である。

一方、表5の比較例1〜7は、芯線と外周部の2層構造の場合の比較例であり、表6の比較例8〜10は、3層構造の場合の比較例の結果である。これらの比較例は、芯線と外周部における部材、割合の構成が表1および表2に記載のワイヤと同一であるものの、拡散熱処理を施していないことにより、中間層を形成していない場合である。

表に示した試料No.は、関連試料をグループ分けして整理するための番号であり、アルファベット表記(a,b,c…)は拡散熱処理される前の試料を意味しており、後の数字は、その同一の試料で拡散熱処理が異なることを示している。

芯線と外周部の材料の組合せ、または拡散層、金属間化合物層の厚さに応じて、拡散熱処理の条件を変更した。

表中には、拡散層あるいは金属間化合物層の厚さ、濃度または化合物の組成などを示している。これは、ワイヤを断面研磨し、芯線/外周部の界面に形成された中間層をオージェ分光装置あるいはEPMA装置で測定した結果である。

いずれの結果でも、ワイヤ内部に形成された拡散層、金属間化合物層を確認することができ、さらに各層の厚さも測定できる。同様の手法により測定された厚さ、組成などを表1〜3に示している。試料によっては拡散層内に濃度勾配がある場合においても、表中の拡散層の濃度は、拡散層内の平均濃度値で表している。例えば、実施例9ではPd30〜40%であった。また、金属間化合物についても主要な相を表に示しており、化学量論組成からのずれにより組成比に若干の幅が生じる場合には、平均的組成で表している。

まずは、ワイヤの量産性をみると、表5の従来の2層構造のワイヤでは、伸線の途中で断線が発生して歩留まりが低下しており、また、ワイヤのSEM 観察では、表面キズなどの外観不良が発生していたのに対して、表1、表2の中間層複合ボンディングワイヤでは、製造時の断線は最小限にまで低減されており、外観での問題も発生していなかった。

表1の拡散層が形成されたボンディングワイヤでは、比較例1〜4と比較しても、強度、弾性率、曲げ剛性などが優れており、樹脂封止時のワイヤ変形(樹脂流れ)が抑制されていることが判る。特に、拡散層を形成することにより、曲げ剛性が明らかに上昇していることが、ワイヤ変形を抑える効果をもたらしていると考えられる。

表2もほぼ同様であり、金属間化合物を成長させることにより、表5の比較例5〜7と比較して、弾性率、曲げ剛性は増加し、樹脂流れを低減することができることが確認された。また表1の拡散層のみ形成した場合と比較しても、表2の場合では金属間化合物層を形成させることでより高い効果が得られており、例えば、樹脂流れを4%未満にまで抑えられることが確認された。

樹脂流れ以外の特性をみると、表5の2層構造ワイヤおよび表6の3層構造ワイヤのように中間層を形成していない場合には、ループ形状のバラツキが発生しており、ループ安定性に問題があったり、またウェッジ接合形状でも、現行の金ボンディングワイヤと比べて、剥離などの不良が発生する頻度が高かったのに対して、表1、表2、表3の中間層複合ボンディングワイヤでは、ループ安定性、ウェッジ接合形状ともに良好であることが確認された。

表3の実施例32では、表2の実施例21のそれぞれの中間層複合ボンディングワイヤにおいて、その表面に導電性金属の最表面層を形成したものであり、これにより180℃での低温接合性が向上していることが確認された。また、これらのワイヤを6ヵ月間大気中に放置した後で同様の実験を行っても、実施例32では最表面層による酸化抑制の効果が維持されていることが確認できた。こうした結果からも、実施例21などのワイヤでは、出荷時に酸化を軽減するためのガス置換による梱包が必要と考えられていたが、実施例32ではそうした特殊な梱包も必要なく、また経時劣化の心配がないことも確認できた。

【発明の効果】
産業上の利用可能性
以上説明したように、本発明においては、芯線と外周部を同種の元素をベースとする金属および合金から構成し、さらにその芯線/外周部の間に、それら芯線と外周部を構成する元素からなる拡散層あるいは金属間化合物層を設けた中間層複合構造にすることより、また、芯線とは異なる導電性金属からなる外周部が形成され、さらにその芯線と外周部の間に、芯線と外周部を異なる導電性金属により構成され、しかもその界面に拡散層または金属間化合物層が形成されている中間層複合構造にすることより、狭ピッチ化、細線化、長ワイヤ化に優れた高強度、高曲げ剛性を有し、ボール部接合性、ウェッジ接合性も向上され、しかも工業的に量産性にも優れた、半導体素子用ボンディングワイヤを提供することができる。

Claims (5)
- 導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属の少なくとも一方を3%以上の濃度で含有する厚さ0.05〜2μmの拡散層を有することを特徴とする半導体用ボンディングワイヤ。
- 導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属を含む厚さ0.03〜2μmの金属間化合物層を少なくとも1層は有することを特徴とする半導体用ボンディングワイヤ。
- 導電性を有する第1の金属としてPd、Cu、Ni、Feから選ばれる1種または該第1の金属を主成分とする合金からなる芯線と、前記芯線の第1の金属とは異なる導電性を有する第2の金属として、Pt、Pdから選ばれる1種または該第2の金属を主成分とする合金からなる外周部、さらにその芯線と外周部の間に、前記第1の金属と前記第2の金属の少なくとも一方を3%以上の濃度で含有する厚さ0.05〜2μmの拡散層および前記第1の金属と前記第2の金属を含む厚さ0.03〜2μmの金属間化合物層を有することを特徴とする半導体用ボンディングワイヤ。
- 請求項1〜3のいずれかに記載の半導体用ボンディングワイヤにおいて、前記ボンディングワイヤの外周部のさらに外側に、外周部の主成分金属とは異なる導電性の金属またはその金属を主成分とする合金からなる最表面層を有することを特徴とする半導体用ボンディングワイヤ。
- 前記拡散層が、濃度勾配を有することを特徴とする請求項1〜4のいずれかに記載の半導体用ボンディングワイヤ。
