【発明の属する技術分野】
本発明の主題は、アルカリ含有硼珪酸アルミニウムガラスである。本発明の主題はまたこれらのガラスの使用である。

【従来の技術】
電気エネルギーをフォトボルタイックによって得る場合、自由電荷キャリヤー(e-/正孔対)の形成で可視スペクトルと近UV及びIRから光を吸収する半導体材料の特性が使用される。光活性半導体材料にp‐n接合により実現される太陽電池に内部電界があると、それらはダイオード原理に従って空間的に分離でき、電位差をもたらし、そして適切に接点を用意すると電流が流れる。市販されている太陽電池システムは、起電力材料として殆ど必ず結晶シリコンを含有している。それは、複雑な一体構成部品(チップ)用の高純度単結晶の製造でスクラップとして、とりわけ所謂「太陽グレードSi」として形成される。
フォトボルタイックシステムの可能な使用は2つのグループに大きく分けられる。それらのグループは、一方は、比較的容易に搭載できるエネルギー源がないため、離れた領域で使用される「非−グリッド対」使用である。それとは反対に、太陽電力が現在の固定ネットワークに供給される「グリッド結合解法」は太陽電流のコストが高いため経済的ではない。

特にグリッド結合解法のフォトボルタイックの市場の発展は、太陽電池の製造においてコスト低減の可能性にかかっている。薄い層の概念の実施に大きな可能性が見られる。ここで、フォトボルタイック半導体材料、特に高吸収化合物半導体が、できるだけ経済的な高耐熱性基板、例えばガラスに数μm厚さの層で堆積される。コスト低減の可能性は主として、大規模手動ウエハーSi太陽電池生産とは異なり、低半導体材料消費と高自動生産能力にある。
非常に有望な薄い層の概念はI‐III‐VI2化合物半導体Cu(In,Ga)(S,Se)2、(”CIS”)をベースにした太陽電池である。この材料は、例えば入射光の高い吸収や該化合物の非常に良好な化学的安定性等の重要な要件を満たす。同じことがII-VI化合物半導体CdTeをベースにした太陽電池に当てはまる。
三成分CIS末端員CuInS2、CuInSe2、CuGaS2、及びCuGaSe2の良好な混和性が、元素置換により太陽スペクトルの重要なエネルギー領域の吸収に最適にマッチする化学量論を調整することを可能にする。特に、異なった化学量論のCIS層で一列の太陽電池を実施することにより、18%までの効率を実験室スケールで達成することができる。このうように、生産規模で12%より大きな効率を達成するのに良好な見通しがある。

CIS層では、生産工学の面で非常に要望されている非常に複雑なCIS層複合材料の製造は、CdTe又は非晶質シリコンをベースにした太陽電池等の競合する薄い層の概念と主に比べて不利である。従って、幾つかの加工工程では、適切な基板への蒸着(スパッタリング)、真空コーティング及び化学的蒸着により、モリブデン背面コンタクト、CIS層、CdSのバッファー又はマッチング層及びZnO窓層からなる全厚さが約2ミクロンの層パッケージが適切な基板に施される。個々のモジュールの複合配線を自動化するために、個々のプロセス間で機械的けがきやレーザー処理により構造が層複合物に印される。しかし、このけがきは、半導体材料の可能性ある変質あるいは化学量論的に規定された光活性CIS層からの成分の蒸発に対して危機的である。さらに、CIS層複合物の製造において、ガラス基板にモリブデンの裏面コンタクトの付着に関して問題が生じる。該コンタクトは製造プロセスで例えば該Moのフレーク化で表わすことができる。この理由の一つが、コストの理由から使用され、約9×10-6/Kの熱膨張を有する安いソーダライムガラスの、約5×10-6/Kの熱膨張を有するMo層への熱的マッチングが無いことである。

CIS技術に適した特殊ガラスの開発はMoに対する熱的マッチングに対する要件を考慮しなければならない。従って、熱膨張α20/300の値は、約4.5〜6.0×10-6/Kの範囲とする必要があり、理想的には最大5.5×10-6/Kである。できるだけ高いコーティング温度で行なうことができる、良好な品質のCISの速い堆積速度を確保することに関して、高温安定性がさらに望まれる。すなわち、ガラスの転移温度Tgはできるだけ高い値をとる必要がある。ガラスが630℃以上、理想的には650℃以上の転移温度を有するのが好ましい。使用されるソーダライムガラスの約520℃の低い転移温度の結果として、最大500℃のコーティング温度だけが今までのところ可能になっている。
さらに、CIS用の基板として使用されるガラスはアルカリ酸化物、特にNa2Oをできるだけ高い割合で含有する必要がある。このようにして、電荷キャリヤーの数を光活性層に拡散するNaイオンで増大することができ、それによって太陽電池の効率が上がる。
指定層を備えた薄層フォトボルタイック(半導体がガラス、金属、プラスチック、セラミックのような材料のベースに載っている)と、カバーガラスを介して光作用を備えたカバーガラスで共通する基板技術に加えて、スーパーストレート(superstrate)装置が特にCdTeフォトボルタイックで確立されている。ここで半導体層に当たる前に、先ず光がキャリヤー材料を通過する。このように、カバーガラスは不要になる。高効率を達成するために、これらの基板には電磁スペクトルのVIS/UV範囲の高透明度が必要である。従って、例えば半透明ガラスセラミックはここではキャリヤー材料として不適である。

さらに、該ガラスは十分に機械的な安定性と耐水性、及び製造プロセスで使用される試薬への耐性を有する必要がある。これは特に、カバーガラスが周囲効果に対して太陽モジュールを保護しないスーパーストレート概念に当てはまる。さらに、気泡がなく、あってもわずかで、又結晶介在物がないことで、十分な品質のガラスを経済的に製造することが可能であるべきである。
ハロゲンランプの電球ガラスとしての使用の場合、高い熱負荷にさらすことができるガラスが公知であり、このガラスはモリブデンの熱膨張に整合している。しかし、これらのガラスには、アルカリが入っていない。入っているとランプの再生ハロゲンサイクルが壊れるためである。
しかしながら、1種あるいは2種以上のアルカリ酸化物を単に添加することによって、望ましい物理的、化学的特性が逆に作用し、特に転移温度が下がり、熱膨張が増大するので、望ましい要件プロフィールを満たすめにガラス組成物の新しい開発が必要である。
これは網状改良剤としてアルカリ土類酸化物が高い割合で含有するアルカリ含有硼珪酸アルミニウムガラスにより最適になされる。しかし、以下で説明される公知ガラスはその化学的及び物理的特性及び/又はそのガラスの製造の可能性に関して不具合があり、全体的な必要項目を満足しない。

JP4‐83733AはSiO2‐Al2O3‐Na2O‐MgO系のガラスを記載している。該実施例から明かなように、この高Al2O3含有ガラスは膨張率が非常に低い。
JP1‐201043Aには、高強度のガラスが記載されており、該ガラスは光磁気プレート用キャリヤーとして適しており、また非常に高い膨張率を有している。
同様のことが、少なくとも6重量%のアルカリ酸化物を含有するJP11‐11975、US5,854,152及びJP10‐722735Aのガラスにも当てはまる。
JP9‐255356A、JP9‐255355A及びJP9‐255354Aは、同様に非常に高い熱膨張を備えたSiO2が僅かで、Al2O3も僅かなガラスを開示しており、このガラスはプラズマディスプレーパネル用のガラス基板として使用される。
硼酸が比較的低く、好ましくは硼酸が入って無いこれらのガラスのように、JP61‐236631A及びJP61‐261232Aに記載された太陽使用の無硼酸、耐熱ガラスは溶融が困難で、失透傾向がある。

本出願人のUS3,984,252及びDE‐AS2756555は、6.3×10-6/K及び5.3×10-6/Kまでのα20/300の熱膨張率でMoの熱膨張とCdTeの熱膨張の双方を含む熱でプレストレス可能なガラスを記載している。特に、SrOが無い結果として、圧伸成形プロセスでの製造では、このガラスは結晶化し易い。この結晶化はJP3‐146435AのSrOを含有しない基板ガラス及びUS1,143,732に示されたガラスにも当てはまり、後者のガラスは実施例で図示されているように、アルカリ含有量が高い。従って、これは高い熱膨張と比較的低い熱安定性を意味している。
DE‐AS1926824は、異なる熱膨張率のコア部と外層とからなる積層体を記載している。3.0×10-6/K〜8.0×10-6/Kの熱膨張率の外層は、それらの組成が多くの可能な成分の広い範囲内で変化することができ、このCaO高含有、SrOを含有しないガラスは実施例からわかるように失透する傾向がある。

とりわけ、フラットディスプレー及び太陽電池に適した透明ガラスセラミックスがJP3‐164445Aに記載されている。引用された実施例は高いTg値>780℃であり、それらの熱膨張はCdTeによくマッチしている。しかし、それらの非常に高い亜鉛含有量の結果として、そのセラミックスはフロート製造プロセスに適さない。同様のことが、EP168189A2に示されたクロムが最大1重量%ドープされた透明なムライト含有ガラスセラミックスと、太陽集電装置で使用されることがあるJP1‐208343Aに示された透明なガラスガーネットガラスセラミックスにも当てはまる。しかし、CdTe太陽電池システムでスーパーストレートとしての使用に必要な高透明度は、クリスタライトの粒度によりガラスと比較して低い透過率を有するガラスセラミックスによっても、FR2126960に記載されているように乳白色オパールガラスによっても保証されない。
コーティング膜用の基板としての使用の場合、ガラスセラミックスは高い耐熱性の利点があるが、主な欠点は必要なセラミック化の結果として高いそれらの製造コストにある。このコストは太陽電流に基づく太陽電池の製造では受け入れられない。

【発明が解決しようとする課題】
本発明の目的は、化合物半導体に基づく、特にCu(In,Ga)(Se,S)2又はCdTeに基づく薄層フォトボルタイック技術用のガラス基板に対する指定された物理的及び化学的要件を満たす利用可能なガラスと、高温、すなわち少なくとも630℃の転移温度Tgで層を堆積するのに十分な耐熱性を有し、プロセスの好ましい処理温度範囲を有し、ほとんど気泡を有せず高品質で少なくともソーダライムガラスに相当する耐薬品性を有するガラスを製造することである。

【課題を解決するための手段】
この目的は請求項1で請求された硼珪酸アルミニウムガラスで達成される。
このガラスは、網状形成物SiO2とAl2O3が、比較的に低率の網状形成物B2O3とバランスのとれた割合で混入されている。従って、低い溶融温度と処理温度で非常に高い耐熱性のあるガラスが得られる。
特に:
該ガラスは、>55〜70重量%のSiO2を含有する。これより低い含有量では、ガラスの耐薬品性、特に耐酸性が高率で劣化し、高率では熱膨張が過度に低い値をとる。さらに、後者の場合には、増大する失透傾向を観察することができる。
このガラスは、10〜18重量%、好ましくは>12〜17重量%のAl2O3を含有する。これより比率が高いと、高温造形の処理温度に悪い影響を及ぼし、過度に含有量が低いと、ガラスの結晶化傾向が大きくなる。<14重量%に最大含有量を制限することは特に好ましい。
このガラスは少なくとも1重量%、好ましくは少なくとも3重量%のB2O3を含有する。指定された最小比率が低いと、溶融物の流れや結晶化挙動においてそれ自体が有利になる。望ましい高い転移温度は、8重量%に最大B2O3を限定することにより保証される。さらに、硼酸比率が比較的低いと、特に酸に対するガラスの耐薬品性に有利に作用する。B2O3の最大含有量は、7重量%、特に好ましくは5重量%;さらに好ましくは<5重量%に好適に限定される。

4.5×10-6/K〜6.0×10-6/Kの望ましい熱膨張率α20/300が、10〜25重量%、好ましくは11〜23重量%のアルカリ土類酸化物含有量と、>1〜5重量%、好ましくは<5重量%のアルカリ酸化物含有量で、個々の酸化物を多数組み合わせて達成することができる。4重量%未満のアルカリ酸化物含有量は、特に≦5.5×10-6/Kの膨張率のガラスを得るために特に好ましい。
低い膨張率(α20/300≦5.5×10-6/K)のガラスは、好ましくは11〜20重量%のむしろ少ないアルカリ土類酸化物を含有し、一方高い膨張率α20/300のガラスはアルカリ土類酸化物比率が比較的高い。
特に:
このガラスは、特に0.1〜8重量%、好ましくは多くとも4重量%の低含有量ないし中間含有量のSrOと組み合わされた、特に、4.5〜12重量%、好ましくは>5〜11重量%の比較的高い比率のBaOを含有する。指定比率は所定の高耐熱性と低結晶化傾向に特に好ましい。むしろ小さな比率の指定酸化物が低密度のガラス及び従って低重量の製品に対して有利である。
ガラスは5重量%以下、好ましくは4重量%以下のMgOを含有することができる。むしろ高い比率が低密度の特性に関して好適であることが分かる。逆に低比率は、できるだけ高い耐薬品性や失透傾向を低下させる点好ましい。低比率は、処理温度を低下させるため、少なくとも0.5重量%のMgOがあることが好ましい。

成分CaOはガラス特性に対してMgOと同様に作用するが、該CaOは熱膨張を増大する点でMgOより効果的である。このガラスは3〜<8重量%のCaOを含有する。
このガラスは1>〜5重量%、好ましくは<5重量%までのNa2Oと、0〜4重量%、好ましくは0〜2.5重量%、特に好ましくは0〜1重量%のK2Oのような、>1〜5重量%のアルカリ酸化物を含有するが、少なくとも圧倒的比率のNa2Oが好ましい。このアルカリ酸化物は溶融性を改良し、失透傾向を下げる。指定された最大含有量の制限は高温度安定性を保証するために必要である。これより含有量、特にNa2Oの含有量が高いと、転移温度を下げ、熱膨張を増大させる。CdTe基板として使用する場合、<3重量%のアルカリ酸化物を含有するガラスが好ましい。CIS基板としての使用の場合、光活性層へのNa+の拡散によって効率を上げることができるため、≧3重量%のアルカリ酸化物を含有するガラスが好ましい。
該ガラスは2重量%以下、好ましくは1重量%以下のZnOを含有することができる。硼酸と同様の粘度特性に対するその効果について、ZnOは一方で網状結合を緩めるように作用し、他方で熱膨張を上げるが、アルカリ土類酸化物の程度までには至らない。特にこのガラスをフロート法で処理する時には、ZnOの含有量はむしろ少量(≦1重量%)に好ましく制限されるか、ZnOは完全に省かれる。比率が高いとガラス表面上でZnOコーティング膜が破壊する危険が増大する。そのコーティング膜は蒸発とそれに続く凝縮で形成することができる。

このガラスは3重量%以下のZrO2を含有することができる。ZrO2はガラスの耐熱性を向上させる。しかし、ZrO2の可溶性が僅かなため、3重量%を越える含有量ではガラス内に溶融物残骸が生じることがある。少なくとも0.1重量%でZrO2が存在すれば好ましい。
このガラスは2重量%以下、好ましくは1重量%以下のTiO2を含有することができる。TiO2はガラスのソラリゼーションへの傾向を低下させる。2重量%を越える含有量では、Fe3+イオンでの複雑な形成のためにカラーキャスト(color casts)が生じることがある。
このガラスは1.5重量%のSnO2を含有することができる。SnO2は、特に高溶融アルカリ土類硼珪酸アルミニウムガラス系で非常に有効な清澄剤である。この酸化物はSnO2として使用され、その4価の状態は、例えばTiO2等の他の酸化物の添加によってあるいは硝酸塩を添加することで安定化する。処理温度VA以下の温度でのその僅かな可溶性のため、SnO2の含有量は指示された上限に制限される。従って、微細結晶Sn含有相の析出が防止される。
このガラスは種々の圧伸成形プロセス、例えばマイクロ加熱下向き圧伸成形、上向き圧伸成形あるいはオーバーフロー溶融プロセス、で板ガラスに加工することができる。

このガラスは、1.5重量%以下のAs2O3及び/又はSb2O3及び/又はCeO2を添加剤又は唯一の清澄剤として含有することができる。この比較的に低溶融のガラスはアルカリハロゲン化物で清澄することもできる。従って、例えば、約1410℃で従って、例えば約1410℃で開始するその蒸発により塩が清澄をもたらす。使用されるNaClの一部はNa2Oとしてガラス中に再度見出せる。1.5重量%NaClを添加すると、約0.1重量%のCl-がガラス内に残る。従って、1.5重量%のCl-(例えば、BaCl2あるいはNaCl)、F-(例えばCaF2あるいはNaF)あるいはSO4 2-(例えばBaSO4)の添加が可能である。しかしながら、As2O3、Sb2O3、CeO2、Cl-、F-、及びSO4 2-の合計は1.5重量%を超えてはならない。清澄剤As2O3及びSb2O3を省くと、このガラスはフロート法で処理することもできる。

実施形態:
従来の原料から作られたガラスを1620℃の石英坩堝で溶融した。この溶融物をこの温度で90分間清澄し、その後、誘導加熱された白金坩堝内に注入し、1560℃で30分間均質化のため攪拌した。
表は、本発明で請求したようにその組成(酸化物をベースにした重量%)及びそれらの最も重要な特性を付した11の実施例を示している。以下の特性が提供されている。すなわち、
‐密度ρ[g/cm3]
‐熱膨張率α20/300[10-6/K]
‐膨張計の転移温度Tg[℃]、DIN52324に準拠して
‐粘度1013dPasの温度(T13[℃]と指定)
‐粘度107.6dPasの温度(T7.6[℃]と指定)
‐粘度104dPasの温度(T4[℃]と指定)
‐DIN ISO719”H”に準拠した加水分解抵抗(μgNa2O/g)
≦31μg/gのガラス粒子g当たりのNa2Oとしての塩基当量で、ガラスが加水分解等級1に属している。(「高耐薬品ガラス」)
‐DIN12166”S”[mg/dm2]に準拠した耐酸性。0.7〜1.5mg/dm2より大の減量で、ガラスは酸の等級2に属し、1.5〜15mg/dm2より大の減量でガラスは酸の等級3に属する。
‐ISO695”L”[mg/dm2]に準拠した耐アルカリ性。75mg/dm2の減量で、ガラスはアルカリの等級1に属し、75〜175mg/dm2の減量でガラスはアルカリの等級2に属する。
‐上失透限界OEG[℃]、すなわち、1時間アニールで液相線温度。
‐1時間アニールの最大結晶成長速度Vmax[μm/h]。
‐400〜700nmの波長での平均透過率(サンプル厚さ1.8mm)τφ(400〜700nm)。
‐屈折率nd
ガラス番号1〜8及び11は1.5重量%のNaClの添加で清澄された。NaClは殆ど完全に蒸発した。従ってCl-は表にリストされていない。

実施形態が示すように、本発明で請求したガラスは以下の有利な特性を有する。
‐好ましい実施形態においては、4.5×10-6/K〜6.0×10-6/Kの熱膨張α20/300、すなわち特に<4重量%のアルカリ酸化物含有量で4.5×10-6/K〜5.5×10-6/Kの熱膨張α20/300であり、CIS技術の電極として利用されたMo層の膨張挙動(α約5×10-6/K)又は半導体材料CdTe(約5.3×10-6/K)に整合している。
‐好ましい実施形態でTg>630℃、すなわち、特にAl2O3含有量が>12重量%及び/又はB2O3含有量が<5重量%で、≧650℃について、CISまたCdTe太陽電池の製造でコーティングプロセスの場合、特にむしろ高い転移温度及び従って耐熱性。
‐最大1320℃の粘度104dPasの温度;これはプロセスが好ましい処理範囲と良好な失透安定性を意味している。これらの2つの特性は、異なった圧伸成形プロセス、例えばマイクロシートダウン圧伸成形、アップ圧伸成形又は流出溶融プロセスで板ガラスとしてガラスの製造が可能となり、好ましい例では、As2O3及びSb2O3が無ければ、フロート法で製造できる。
‐非常に高い加水分解抵抗;これは太陽電池の製造で使用される薬品に対して及び環境効果に対して比較的不活性にする。これは実施形態が加水分解等級1に属することによって例示され、一方、Ca‐Naガラスは加水分解等級3の加水分解抵抗を有している。
さらに、このガラスは高ソラリゼーション安定性と高透明度を有する。これは特に、CdTe太陽電池のスーパーストレート配置に特に重要である。
気泡が無く又は気泡含有が低い高品質をさらに考慮すると、このガラスは、化合物半導体、特にCu(In,Ga)(Se,S)2及びCdTeをベースにした薄い層のフォトボルタイックのガラス基板としての使用に著しく適している。

- 前記ガラスは0〜1重量%のK2Oを含有する請求項1ないし請求項4のいずれか1項に記載の硼珪酸アルミニウムガラス。
- 前記ガラスは少なくとも0.1重量%のZrO2を含有する請求項1ないし請求項5のいずれか1項に記載の硼珪酸アルミニウムガラス。

- 化合物半導体Cu(In,Ga)(S,Se)2をベースにした太陽電池用の請求項9に記載の使用。
