Abstract
【解決手段】シリコンウェハ2aの内部に集光点を合わせて、集光点のピークパワー密度が1×108(W/cm2)以上の条件でパルスレーザ光を照射し、パルスレーザ光を切断予定ラインに沿って相対的に移動させることにより、切断予定ラインに沿ってシリコンウェハ2aの内部に溶融処理領域211aを形成すると共に、シリコンウェハ2aの内部であって溶融処理領域211aを挟んでパルスレーザ光の入射側とは反対側に、切断予定ラインに沿って相互に離隔するように複数の微小空洞211bを形成する。このとき、パルスレーザ光のパルスピッチは2.00μm〜7.00μmである。そして、溶融処理領域211aと微小空洞211bとからなる改質領域211を起点として割れを発生させ、切断予定ラインに沿ってシリコンウェハ2aを切断する。

Claims (2)
- シリコンウェハの内部に集光点を合わせて、前記集光点のピークパワー密度が1×108(W/cm2)以上の条件でパルスレーザ光を照射し、前記パルスレーザ光を前記シリコンウェハの切断予定ラインに沿って相対的に移動させることにより、前記切断予定ラインに沿って前記シリコンウェハの内部に溶融処理領域を形成すると共に、前記シリコンウェハの内部であって前記溶融処理領域を挟んで前記パルスレーザ光の入射側とは反対側に、前記切断予定ラインに沿って相互に離隔するように複数の微小空洞を形成する工程と、
前記溶融処理領域と前記微小空洞とからなる改質領域を起点として割れを発生させ、前記切断予定ラインに沿って前記シリコンウェハを切断する工程と、を備え、
前記パルスレーザ光のパルスピッチは2.00μm〜7.00μmである、切断方法。 - 前記微小空洞のできる位置の深さは、45μm〜90μmである、請求項1に記載の切断方法。
