(1)少なくとも四元または三元の化合物の、特定の構成元素またはその合金の混合物を共溶融する工程;
(2)加工工程(1)で得られた材料を粉砕する工程;
(3)加工工程(2)で得られた材料を成形物へ圧縮する工程、および
(4)加工工程(3)で得られた成形物を焼結する工程。
第一の種類の導電体(p型または型のドープ処理品)からなる本発明の半導体を、従来の半導体製造技術により、特にCVD、スパッタリング法または分子線エピタキシにより基板上に付着させる。

- 一般式(I)の化合物を含むことを特徴とする、p型またはn型導電性半導体材料:

−0.05≦z≦0.05
および
n≦2
A1...Anは、相互に異なり、
Li、Na、K、Rb、Cs、Be、Mg、Ca、Sr、Ba、Al、Ga、In、Tl、Si、Ge、Sn、As、Sb、Bi,S、Se、Br、I、Sc、Y、La、Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Mn、Re、Fe、Ru、Os、Co、Rh、Ir、Ni、Pd、Pt、Cu、Ag、Au、Zn、Cd、Hg、Ce、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Luからなる元素群から選ばれ、

- A1...Anが、相互に異なり、In、Ge、Ti、Zr、Hf、Nb、Ta、Cu、Agからなる元素群から選ばれる請求項1または2に記載の半導体材料。
- 請求項1〜3のいずれか一項に記載の半導体材料の製造方法であって、前記化合物が、特定の構成元素またはその合金の混合物を反応性粉砕または共溶融して製造されることを特徴とする方法。
- 次の加工工程を含むことを特徴とする請求項4記載の本方法:
(1)特定の構成元素またはその合金の混合物を共溶融する工程、
(2)加工工程(1)で得られた材料を粉砕する工程、
(3)加工工程(2)で得られた材料を圧縮して成形物とする工程、および
(4)加工工程(3)で得られた成形物を焼結する工程。 - 請求項4および5のいずれか一項に記載の方法により得られることを特徴とする半導体材料。
- 請求項1〜3または6のいずれか一項に記載の半導体材料を、熱電発電器またはペルチェ装置として使用する方法。
- 請求項1〜3または6のいずれか一項に記載の半導体材料を含むことを特徴とする
熱電発電器またはペルチェ装置。 - 請求項8に記載の熱電発電器またはペルチェ装置を、腰掛け用家具、車両及び建物の温度調節器のための、冷蔵庫及び(洗濯物)乾燥機内において、または分離工程中の流体の同時の加熱および冷却のための、熱ポンプとして、或いは熱源を利用するかまたは電子部品の冷却のための発電器として利用する方法。
- 少なくとも一種の請求項8記載の熱電発電器またはペルチェ装置を含むことを特徴とする熱ポンプ、冷蔵庫、(洗濯物)乾燥機、熱源利用の発電器。
