Abstract

技术领域
本发明涉及发光二极管LED。具体而言,本发明涉及包括纳米结构阵列的纳米结构化LED。
背景技术
当今发光二极管(LED)的主要类型是建立在平面技术上的。在基片(substrate)上把PN结构造成多层从而给器件提供了基本水平的定向。发光复合发生在这些层的子集中。因为半导体层的折射率显著高于空气的折射率,所以生成光的很大部分会在这些层中反射并且不会对器件的有效发光有贡献。实际上这些层将作为LED的水平平面内的波导。已提出了若干措施来减轻LED光受陷于器件中的效应以及从半导体层中高效地提取光。这样的措施包括修改表面以便提供具有与水平面成不同角度的若干部分。EP1369935中提出了一种类似的方案,其中在LED器件中提供纳米大小的颗粒以对光进行散射或可选地吸收光以及生成不同波长的光。另外,平面技术在小型化和适当材料的选择方面存在约束,这将在下面进行描述。
纳米级技术的发展以及尤其是制作纳米线的能力开辟了以在平面技术中不可能的方式设计结构和组合材料的可能性。这一发展的一个基础在于纳米线的一维(1D)属性使得能够克服在用平面技术制造的器件中对不同材料之间的晶格匹配的要求。已经表明并加以利用,例如InP的纳米线能够无缺陷地生长在InAs或Si上。在Samuelson等人的US20040075464中公开了基于纳米线结构的多种器件,例如纳米线LED。这些LED具有给出量子限制效应的内部异质结构。
US20030168964教导一种多条纳米线的组件,所述多条纳米线作为成组地安装在纳米线的下端处的导电透明基片和顶端处的透明覆盖基片之间的LED,每个单独的纳米线具有P型、N型和发光层的结构。这些纳米线据称被布置成发射光透过导电透明基片。
先前已报导了其它的纳米线LED。Hiruma等人制造了垂直的GaAs纳米线pn LED。这些纳米线被嵌入在SOG中并且用Au/Ge/Ni顶接触进行覆盖,这是在Appl.Phys.Lett.60(6)1992中的Haraguchi等人的“GaAs p-n junction formed in quantum crystals”中描述的。这些器件表现室温电致发光。如在Nanoletters中的Quian等人的“Core/MultishellNanowire Heterostructure as Multicolor,High-EfficiencyLight-Emitting Diodes”中所描述的,还制造了基于GaN的纳米线LED。
发明内容
本领域已表明可以利用纳米线来构造LED器件。为了充分利用纳米技术所提供的可能性,需要对效率的进一步改进。
本发明的目标是要提供一种纳米结构化LED器件以及其制作方法从而克服现有技术器件和方法的缺陷。这是由权利要求1所限定的器件和权利要求23所限定的方法来实现的。
根据本发明的纳米结构化LED器件包括多个单独的纳米结构化LED的阵列。每个纳米结构化LED具有其中产生光的有源区。纳米结构化器件还包括多个反射器,每个反射器关联到一个单独的纳米结构化LED或一组纳米结构化LED。各个反射器具有面向各自的单独的纳米结构化LED的有源区或纳米结构化LED组的有源区的凹面。
根据本发明的纳米结构化LED器件可以看成包括LED阵列层和反射器层。多个纳米结构化LED形成LED阵列层,其中相应的多个有源区被布置在该层中。反射器层被布置在与LED阵列层平行的平面中并且包括多个反射器,每个反射器均具有面向一个或一组有源区且被布置成将光定向(direct)通过LED阵列的凹面。反射器层的反射器的周期性可能与纳米结构化LED或其相关有源区的周期性有关。
在本发明的一个实施例中,每个反射器覆盖细长纳米结构化LED的上表面和可选地部分侧表面,一般LED由纳米线形成。
在一个实施例中,纳米结构化LED具有金字塔形状并且反射器基本覆盖纳米结构化LED的除了面向基片的侧面之外的所有侧面。
各个反射器可以被联结以形成连续反射层。在一个实施例中,连续反射层覆盖纳米结构化LED的上表面和已被提供用于填充纳米结构之间的空间的填料层。
反射器或连续反射层可以被直接提供在纳米结构化LED上。可选地,那之间提供间隔材料以限定反射器的形状。接触或接触层也可以被提供在反射器和纳米结构化LED之间。一个备选方案是将连续反射层还用作到纳米结构化LED的上接触。
本发明的一个优点在于纳米结构化LED器件的效率能够被充分地提高。另一优点在于能够用既定的方法来制作纳米结构化LED器件。
根据本发明的纳米结构化LED的又一优点在于该制作能够适于成本高效的工艺生产。
本发明的实施例被限定于从属权利要求中。通过以下详细描述本发明并结合附图和权利要求加以考虑,本发明的其它目标、优点和新颖特征将显现出来。

具体实施方式
根据本发明的纳米结构化发光二极管(LED)器件包括直立式纳米结构化LED。各个纳米结构化LED例如通过使用纳米线来形成。这些纳米线或者用作LED中的有源元件或者用作纳米结构的构造块,其中纳米线使得可以用例如在其它情况下与基片材料不匹配的材料来制作该纳米结构。在US 2003010244中描述了用于在半导体基片上生长纳米线的适当方法。在US 20040075464中可找到给外延生长的纳米线提供异质结构的方法。纳米结构化LED还可以由其它方式形成,例如像GaN基片上的InGaN/GaN六边形金字塔结构,如在J.of CrystalGrowth 189/190(1998)83-86中的D.Kapolnek等人的“Spatial controlof InGaN luminescence by MOCVD selective epitaxy”中所指出的。
对本申请来说,直立式纳米线应当被解释为从基片以某一角度突出的纳米线,该直立式纳米线例如是从基片外延生长的。与基片的角度一般将是基片和纳米线的材料、基片的表面以及生长条件的结果。通过控制这些参数,可以制作仅指向一个方向(例如垂直)或者指向有限的一组方向的纳米线。例如,闪锌矿和金刚石半导体的纳米线和基片由来自周期表的第III、V和IV列的元素组成,这些纳米线能够在[111]方向上生长并且然后在任何{111}基片表面的法向方向生长。被表示为表面法向和纳米线的轴向之间的角度的其它方向包括70.53°{111}、54.73°{100}、以及均对于{110}的35.27°和90°。因而这些纳米线限定一个方向或有限的一组方向。
对上、顶、下、向下等的所有参照都是在考虑到基片位于底部且纳米线从基片向上延伸做出的。垂直指的是与纳米线的较长延伸平行的方向,而水平指的是与由基片形成的平面平行的方向。这种命名法是仅为了便于理解而引入的,而不应当视为限于特定组件定向等。
根据本发明的纳米结构化LED器件101示意性图示于图1a中并且包括纳米结构化LED 100的至少一个阵列,每个纳米结构化LED均带有其中产生光的各自的有源区120。在制造期间从基片105生长了纳米结构化LED。根据本发明的纳米结构化LED器件101被设计成通常称为“倒装”配置,并且通过基片105来提取光。可选地,在制造期间已去除基片并且光是直接从纳米结构LED 100或者通过覆盖纳米结构化LED 100下表面的缓冲层或保护层(未示出)发射的。根据本发明,所产生的光借助于反射器135而被至少部分地定向,该反射器135位于接近与光离开器件的纳米结构化LED末端相比的纳米结构化LED的相对端,即靠近顶端。反射器135把从有源区发射的光准直或聚焦到朝基片的方向上。光朝纳米结构化LED阵列的法向方向和基片平面的准直对于器件的光提取是有利的,原因在于其降低了内反射。高度定向的光发射对于若干LED应用而言也是有利的。当反射器135具有面向有源区120的大体凹面时光被准直。凹面在这里应当被给予很宽的解释,如图2a-f所示,包括但不限于形成如下情形的横截面:连续曲线(a),开放矩形(b),拐角平滑的开放矩形(c),以变化角度联结的多个笔直部分(d),三角形的两腿(e)或者多条连续曲线(f)。准直也应当被广义地解释,表明离开LED器件的光具有通常优选的方向而不必严格平行。
反射器可以沉积为在生长和/或后续处理期间形成的结构的顶部上的高反射金属层。反射器的典型材料包括但不限于Ag、Al(对于波长λ<500nm的绿色和蓝色范围内的LED),对于红外、红色、橙色和琥珀色范围内的LED,材料包括但不限于Ag、Al和Au。例如包括AlGaAs/GaAs或GaN/AlGaN的重复层的多层结构也可以用作反射器。反射器的沉积方法包括但不限于蒸发、溅射、电化学电镀或化学镀。为了保护反射器以防腐蚀和氧化,附加保护介质层可以例如由SiO2、Si3N4或类似材料形成。在这个层中开口可以被结构化以给反射器提供电接触。
根据本发明的纳米结构化LED器件中的各个反射器的尺寸将根据实施方式而极大地变化,并不至少取决于各单个纳米结构化LED的大小和形状。在最宽部分中典型的直径和高度从十分之一纳米变化到若干微米。根据本发明的一个实施例,每个单独的反射器135的内凹面由相应的单独的纳米结构化LED的至少上表面的轮廓限定。纳米结构化LED的侧表面的一部分或所有也可以限定反射器的部分。
纳米结构化LED器件101可以被看作是带有包括多个纳米结构化LED 100的LED阵列层180的垂直层状器件,相应的多个有源区120布置在LED阵列层180内。在与LED阵列层180平行的平面中是包括多个反射器135的反射器层181,所述反射器135的凹面面向一个或一组有源区并且被布置成将光定向通过LED阵列180。根据本发明的一个实施例,反射器层181的各个反射器135的周期性与各个纳米线结构化LED的周期性有关。反射器层181的周期性可以按n或1/n的数列与LED阵列层180的周期性有关,n=1,2,3…。作为备选方案,反射器层181具有与LED阵列层180的周期性无关的随机配置或周期性。
反射器相对于纳米结构阵列的紧密定位与其不规则形状会给出进一步的优点;该层能够具有多种用途。其能够起热导体的作用,其效率高于传统平面LED中的效率,原因在于紧密接近有源区以及与有源区的面积相比联合的半导体和反射器材料的相对结表面积更大。其还有利地作为到LED阵列的电接触,原因也是紧密接近和高的相对结表面积。以此方式这种多用途层可以便于针对LED效率进行器件设计。
基于纳米结构化LED的器件从根本上就不同于传统的平面LED,因为光是从多个单独光源而不是一个连续平面发射的。任何阵列设计能够通过光刻手段来实现。这种LED阵列的间距和图案可以变化。在本发明中,有利的是将阵列配置为光子晶体特征,诸如三角形和六边形阵列,其中间距接近于所发射的光的波长的1/2以便禁止在接近阵列的平面的方向上的光发射。光子晶体设计在有源阵列中的这一使用根本上不同于光子晶体图案位于有源区之外和位于意在从半导体中提取光的界面附近的使用,因为光子晶体特性的建议使用意对准从半导体朝向反射镜和最终的光提取界面两者的光。对于从UV到IR变化的光,这种阵列的间距可以说大约在0.1-4μm内变化。各个LED的特定大小可能往往受阵列间距选择的限制。
图1b-e示意性图解说明了根据本发明的纳米结构化LED。图1b图解说明了由纳米线110形成的纳米结构化LED并且包括基片105,其中纳米线110已从基片105外延生长。纳米线110的部分被体积元件115包围。体积元件115优选地外延连接到纳米线110。二极管功能所必需的pn结形成在体积元件115中或者可选地在纳米线110中。顶接触被提供在体积元件115上,例如在顶部上或者以绕接配置在圆周外表面上。纳米结构化LED 100在另一端可以例如通过靠近基片的专用接触层经由形成共同的底接触的基片而被接触,或者通过在纳米线110的下端处的绕接接触而被接触。绕接接触可以是L形状的或者是由接触层的厚度所限定的与纳米线接触的长度。纳米线110一般具有大约为50nm到500nm的直径,而体积元件的直径在大约500nm到10μm。未被体积元件覆盖的纳米线部分的长度可以根据应用而从10nm变化到几μm。体积元件的长度一般地且优选地在大约为1到5μm。体积元件115或球状物可以具有不同的形状,并且体积元件和纳米线被组合地设计以给出有源区的不同位置和形状,从而给出光产生所需要的复合条件。体积元件115还可以提供高度的掺杂并且电荷载流子被注入到纳米线中。根据本发明,纳米结构化LED被设计成将光通过基片105或者可选地如果去除了基片则通过支撑结构来定向出器件,即参照图,以向下方向定向光。根据本发明,所产生的光借助于反射器135而被至少部分地定向,该反射器135位于接近与光离开器件处的纳米线末端相比的纳米线的相对端,即靠近纳米线110的顶端。所描绘的反射器135的横截面遵循体积元件115的经过截断的金字塔形顶部,经过截断的金字塔形是能够用已知方法做成的形状。如图中所见,反射器的形状遵循体积元件115的形状,这从生产角度来看代表优选的实施例。然而,如上面讨论的,能够设想和制造许多不同的形状,并且所描绘的形状且该形状由体积元件给定要视为非限制性示例。
图1c图解说明了其中体积元件115包括壳状结构的多层116、117的另一设计。掺杂层117提供p区或n区而阱层116将包括工作时的有源区120。可选地,该阱能够由多个子层制作。该结构可以包括用于增强掺杂特性、改善接触等的其它层(未示出)。在这个实施例中,有源区120将主要位于纳米线110之外。反射器135在这个实施例中确实包围壳状结构。体积元件/壳结构在这里被描绘成带有尖锐的上端,这代表一种可能的可技术实现的实施方式。因为通过现有沉积技术能够将反射器制作成粘附到体积元件,所以获得了期望的大体凹形。上面讨论的接触、尺寸等的示例对于这个实施例中也是适当的。图1a-c中示意性图解说明的实施例的纳米结构化LED(100)可以被描述为带有尖锐上部分的细长结构。在这种情况下尖锐应当理解为还包括如所示的切去最高顶部的形状。纳米结构化LED进一步具有带有垂直表面的细长圆柱形部分。术语垂直表面还包括细长锥体的表面。
图1d图解说明了进一步的实施例,其中纳米线110通过形成体积元件115的金字塔过度生长而被包围。在这种情况下有源区120可以形成在纳米线中,或者如果如所描绘的提供壳状结构则可以形成在体积元件中。反射器135遵循金字塔形状并且形成相应的金字塔,即所描绘的横截面将是三角形。在所图解说明的示例中,接触137被提供在体积元件115和反射器135之间。
图1e示意性图解说明了不依靠纳米线形成的纳米结构化LED。第一半导体材料的金字塔160形成在基片105上并且可以通过生长后续的半导体层161、162来形成pn结以给出有源区120。根据本发明,这种类型的结构还能够被提供有反射器135。
图1a-e中的细箭头代表从有源区发射的光的可能反射路径,并且图解说明了朝向基片105的准直效应。
在所有实施例中,在体积元件上都需要接触装置以形成顶接触。顶接触可以位于体积元件和反射器之间,并且如果这样的话则优选为透明或半透明的材料。图1d所示的但也可在其它设计中实现的另一备选方案是覆盖体积元件的透明接触层125以及具有在接触层125顶部上的层形式的反射器135。进一步的备选方案是例如具有层形式的反射器135既用作接触又用作反射器。
基片105和直立式结构的部分可以由覆盖层107覆盖,例如像所示出的薄膜或者像填充围绕纳米结构化LED的空间的材料,如图1b所示。
根据图1a-e所描绘的实施例,反射器135可以与每个纳米结构LED100关联,如图3a所示,其中描绘了一种包括多条纳米线的器件。反射器仅覆盖一个纳米结构LED,但如由代表光路的细箭头所表示的,可以对准直从其它有源区120发射的光做出贡献。
可选地,如图3b所示,反射器135与多个纳米结构LED关联。如果以纳米线的方向且朝基片观看,则反射器135覆盖多个纳米结构LED的有源区120。优选地,带有适当光学特性的间隔材料136被提供在纳米结构LED和反射器135之间。间隔材料136可以促进凹反射器的形成。间隔材料应当对所发射的波长的光透明。其可以是利用如溅射、蒸发或CVD的方法所沉积的介质,例如SiO2、Al2O3或Si3N4。可选地,其可以是外延生长期间在与各个纳米结构化LED生长不同的条件下沉积的半导体材料。其可以被做成导电以便于通过反射器接触。
图3c示意性图解说明了进一步的备选方案,其中反射器135的横截面基本小于纳米结构LED的直径,且多个反射器能够与每个纳米结构LED 100关联。为了获得这种形状,可以利用蚀刻方法或激光织构化(texturing)方法来结构化各个纳米结构化LED的上表面。
根据本发明的一个实施例,纳米结构化LED的纳米线被用作波导以将由纳米结构化LED所产生的光的至少一部分定向到由直立式纳米线所给定的方向。理想的导波纳米线LED结构包括高折射率芯层与具有比芯层折射率低的折射率的一个或多个围绕包层。该结构是圆对称的或近似圆对称的。圆对称结构中的光发生导波对于光纤应用而言是众所周知的并且与稀土掺杂光纤放大器和激光器的领域能够形成很多相似之处(parallel)。然而,一个区别在于光纤放大器是光泵浦的而所描述的纳米线LED结构可以被视为电泵浦的。一个熟知的品质因数是所谓的数值孔径,NA: 其中n1和n2分别是芯层和包层的折射率。NA确定波导所捕获的光的角度。对于在波导的芯层内生成的光,捕获角可以按来确定。NA和被捕获光的角度是优化新LED结构时的重要参数。
III-V半导体芯层材料的折射率的典型值在从2.5到3.5的范围内。当与诸如具有从1.4到2.0范围的折射率的SiO2或SiN之类的玻璃类型的包层材料组合时,捕获角可以高达65度。65度的捕获角使得高达75%的生成光能够(在两个方向上均)被该结构捕获并引导。
在优化光提取时的一个考虑因数是使得NA沿纳米线结构变化以优化从该结构的光提取。一般而言,理想的是当光生成在最远离出口位置发生时让NA最高。这会使所捕获且引导朝向出口的光最大化。相比而言,越靠近结构的出口端,可以使NA越小,原因在于所生成的光会以随机的方向辐射并且大多数辐射光会打到该结构的顶部部分的顶部和侧面并射出。在结构的顶部部分中具有较低的NA还会使光捕获并向下引导回通过该结构最小化,向下引导回通过该结构是不理想的除非在该结构的底部上插入反射器。可以通过用另一具有略低折射率的不同组分的III-V包层来包围III-V纳米线芯层,获得低的NA。
根据图4a示意性图解说明的实施例,纳米线110或纳米线110的部分被布置成形成波导116以将所产生的光的至少一部分定向到由纳米线的细长部分所给定的大致方向。纳米线的这种功能在图中用细箭头来图解说明。pn结产生布置在纳米线中或者在纳米线附近的有源区120,在其中产生的光。应当注意,图4a中的有源区120的位置是非限制性示例。纳米结构化LED的不同构件的材料经选择以使得纳米线相对于包围材料将具有良好的导波特性,即波导116中的材料的折射率应当大于包围材料的折射率。如果纳米线110或波导116具有第一折射率nw,则包围波导部分116中的纳米线的材料(典型地为覆盖层107)具有第二折射率nc,而体积元件具有第三折射率nVE,nw>nc且nw>nVE。纳米结构化LED的典型值为nw≈3,nc≈1.5以及nVE≈3。
波导116可以被提供一个或多个包层。可以引入第一包层112以改善纳米线的表面特性,例如如果利用GaAs纳米线则已表明通过添加GaInP的包层112改善了所述特性。可以专门引入另外的包层例如光学包层113来改善波导116的导波特性,其方式与光纤光学领域中已完善建立的方式类似。光学包层113典型地具有在纳米线和包围材料的折射率之间的折射率。可选地,包层113具有渐变折射率,已表明这在特定情况下改善光传输。如果利用光学包层113,则纳米线的折射率nw应当就纳米线和包层两者定义有效折射率。
如上面引用文献中所描述的并且在下面例证的,可生长精确直径的纳米线的能力在本发明的一个实施例中被用来就纳米结构化LED 100所产生的光的波长而言优化纳米线110或至少波导116的导波特性。如众所周知的,作为LED光产生的基础的复合过程产生在窄波长区内的光,这取决于材料特性。在实施例中,纳米线110的直径经选择以便具有与所产生的光的波长的良好对应。优选地,纳米线111的尺寸是使得沿纳米线提供针对所产生的光的特定波长所优化的均匀光学腔。芯层纳米线必须足够宽以捕获光。按经验估计直径必须大于λ/2nw,其中λ是所产生的光的波长而nw是纳米线110的折射率。
对于被布置成产生可见光区内的光的纳米结构化LED,纳米线的波导的直径应当优选地大于80nm以便纳米线成为有效的波导。在红外和近红外中,大于110nm的直径就足矣。纳米线直径的大约优选上限由生长约束给定并且大约为500nm。纳米线110的长度典型地且优选地约为1-10μm,以为有源区120提供足够的体积并且同时不会有不必要长度而造成内部吸收。
根据图4a所图解说明的实施例,纳米线110的导波特性与反射器135的准直效应组合以进一步增强通过基片105的光提取。在有源区120中生成的光的很大部分将被纳米线以向下方向引导。然而,部分光将以不被波导116“捕获”的方向进行发射。这部分光能够经由波导或经由纳米结构的其它部分而被反射器135以朝向基片的方向反射。
在图4b示意性图解说明的实施例中,在径向上基本位于纳米线110之外的有源区120中生成光,即对应于参照图1b所描述的壳状结构。在这个实施例中,体积元件被提供有包层440以给体积元件提供导波特性。体积元件115顶部上的反射器135为以向上方向发射的光的至少部分的向下反射作准备。
在上面实施例中,为不使理解不清楚的原因,已描述了发射光通过基片105。然而,在包括纳米结构化LED的LED器件中,基片可以被去除或者被提供有如图4a所示的切口130,以便于光的发射。诸如用于增强纳米线成核的缓冲层(例如为GaN)或者保护层(例如为SiO2)之类的其它层可以存在于纳米线附近。可以利用研磨(lap)和蚀刻方法来去除基片,由此基片材料被加工掉或蚀刻掉。可选地,剥离工艺可以用来将外延生长的结构与基片分离。
在包括多个纳米结构化LED 100的纳米结构化LED器件101中的各个反射器135可以方便地形成为覆盖多个纳米结构化LED 100的连续反射层535,如图5a示意性图解说明的。该连续反射层535应当看成多个独立的反射器。如图中所见,连续反射层535在这个实施例中确实覆盖每个独立的纳米结构LED的表面的主要部分。连续反射层535可以如所描绘地填充各个纳米结构化LED 100之间的空间。可选地,如图5b所示,填充层507例如SiO2被提供给纳米结构化LED器件以覆盖纳米结构化LED的部分高度。连续反射层535在这个实施例中可以被描述为,与覆盖填充层507的大体平坦表面536联结的、覆盖各纳米结构化LED的、大体凹面的多个独立的反射器135。这种解决方案在把光导出之前引入更多反射,即,在联结平坦表面和基片或缓冲层平面之间。这要求在纳米结构的高度(生成更多光)和由重复反射引起的更高吸收损耗之间进行权衡。然而纳米结构的导波特性会限制这种效应,因为具有相对纳米线细长方向的低角度的光发射将被引导以使得一大部分光的首次反射将在反射器的凹部分上。
图5c描绘了本发明的另一实现方式。各个纳米结构化LED被提供有覆盖纳米结构化LED的整个圆柱体表面的导电透明层540。通过溅射沉积所沉积的透明导电氧化物(例如ITO)可以用来形成这种层。随后,纳米结构化LED之间的空间用透明介电材料507例如SiO2、Si3N4、Al2O3填充,让LED的尖端暴露。最后,形成实际上包括多个独立的反射器135的反射器535。反射器层形成与每个纳米结构化LED的透明接触层540的电接触。这个结构允许向整个结区域良好地电流注入同时允许利用反射器的光学特性。
纳米结构化LED针对特定应用的设计选择可能取决于许多参数。在光准直的情况下并且对于提取和器件效率而言,参照图1d所描述的金字塔结构可能预期是接近最优的,因为相当大比例的发射光在首次反射时将已经被向下定向。然而,该设计要求对表面区域的很高利用,因此生产成本可能高于诸如图1b-d中所描绘的那些更细长的结构。如图13a所示,细长的金字塔结构代表这些参数之间的功能折衷。
一种制作纳米结构化LED的方法是首先根据上面提及的过程来生长纳米线。然后对部分纳米线进行掩模并且选择性地再生长体积元件。该方法示于图6中。体积元件轴向并径向地生长,因此当纳米线被部分掩模时,纳米线变成包围在体积元件中。适当的掩模材料例如是氮化硅、氧化硅等。
考虑到纳米线生长因诸如VLS生长的纳米线之类的物质而局部增强的系统,可通过更改生长条件而在径向生长和轴向生长之间更改的能力使得能够重复该工艺(纳米线生长、掩模形成以及后续的选择性生长)以形成更高阶的纳米线/3D序列。对于纳米线生长和选择性生长不是通过单独的生长条件进行区分的系统,可能更好的是首先沿长度生长纳米线并且通过不同的选择性生长步骤来生长不同类型的3D区或体积元件。
一种根据本发明制作纳米结构化LED的方法包括以下基本步骤:
a)-通过光刻在基片上限定生长位置;
b)-在所限定的生长位置上自基片生长纳米结构化LED;
c)-至少在纳米结构化LED的顶部上沉积反射器材料,从而为每个纳米结构化LED形成各自的反射器。
该方法的细节将取决于纳米结构化LED器件的材料、期望形状以及功能。下面将给出制作示例。
该方法可以包括一个在生长纳米结构化LED的步骤之后且在沉积反射器材料之前采取的步骤:形成纳米结构化LED的上部分以限定覆盖纳米结构化LED的反射器的内表面的形状。能够利用各种蚀刻或磨削(ablation)方法。可选地,材料可能被添加到纳米结构的顶部上以限定反射器的形状。
根据纳米结构化LED的预计使用、适当生产过程的可用性、材料成本等等,能够针对结构的不同部分而使用各种各样的材料。另外,基于纳米线的技术允许无缺陷地组合在其它情况下不可能组合的材料。III-V半导体由于其容易实现高速低功率的电子器件的特性而尤其备受关注。基片的适当材料包括但不限于Si、GaAs、GaP:Zn、GaAs、InAs、InP、GaN、Al2O3、SiC、Ge、GaSb、ZnO、InSb、SOI(绝缘体上硅)、CdS、ZnSe、CdTe。纳米线110和体积元件115的适当材料包括但不限于GaAs(p)、InAs、Ge、ZnO、InN、GaInN、GaN、AlGaInN、BN、InP、InAsP、GaInP、InGaP:Si、InGaP:Zn、GaInAS、AlInP、GaAlInP、GaAlInAsP、GaInSb、InSb、Si。例如GaP的可能施主掺杂剂是Si、Sn、Te、Se、S等等,而对相同材料的受主掺杂剂是Zn、Fe、Mg、Be、Cd等等。应当注意,纳米线技术使得可以使用诸如GaN、InN和AlN之类的氮化物,这就便于制作发射处于常规技术不容易获得的波长区内的光的LED。商业上特别关心的其它组合包括但不限于GaAs、GaInP、GaAlInP、GaP系统。典型的掺杂水平从1018变化到1020。本领域技术人员尽管熟悉这些及其他材料但要意识到其它材料和材料组合也是可能的。
低电阻率接触材料的适当性取决于待沉积的材料,但能够使用金属、金属合金以及非金属化合物如Al、Al-Si、TiSi2、TiN、W、MoSi2、PtSi、CoSi2、WSi2、In、AuGa、AuSb、AuGe、PdGe、Ti/Pt/Au、Ti/Al/Ti/Au、Pd/Au、ITO(InSnO)等以及例如金属与ITO的组合。
图6图解说明了一种根据本发明的制作方法以便制作发光pn二极管/阵列,其中(一个或多个)有源纳米线区由GaAs和InGaP形成,该方法包括以下步骤:
1、通过光刻在p+GaP基片605上限定一个或多个局部催化剂(catalyst)。
2、从局部催化剂631生长GaAs纳米线1310。生长参数针对催化线生长进行调节。
3、在纳米线周围径向生长薄InGaP同心层612(包层)。
4、沉积SiO2作为掩模材料632,
5、回蚀刻掩模632以露出纳米线的上部分
6、选择性生长n+InGaP体积元件615。调节生长参数以给出径向生长。
7、通过至少在体积元件615的部分上沉积反射材料,在体积元件上形成反射器。
能够以已知的方式改变生长过程以例如在纳米线中包括异质结构、提供反射层等等。在一些实施中所利用的茎113通过以下步骤来提供:首先生长薄纳米线(步骤2),沉积反射层或选择性生长掩模以覆盖下部分,以及径向生长包层或纳米线以增加纳米线厚度。
根据本发明的纳米结构化LED器件中所利用的纳米结构化LED的其它实现示例将被表示为在GaP和Si基片上外延生长的GaAs纳米线。在这两种基片上已确立了LED功能性。就温度相关的光致发光、电致发光和辐射图样方面进行评价这些结构。
根据实现的LED器件包括生长并集成在Si上的III-V发光纳米线二极管的阵列。每个器件被围绕直接生长在GaP或Si上的GaAs纳米线芯层构造。每个二极管的一部分作为这些单独的纳米大小的p-i-n发光结构中的有源区。
图7所示的LED器件701包括p-i-n二极管结构700。基片705是器件的构成整体所必需的部分,因为其起普通p层的功能。每个纳米结构化LED 700结构包括纳米线710、围绕至少部分纳米线的包层730、盖帽或球状物715以及顶接触。p掺杂、n掺杂和本征半导体材料的顺序将取决于基片材料。在GaP上该结构是:p-GaP(基片)705、i-GaP711/i-GaAs(纳米线)710、i-InGaP(包层)730、n-InGaP(球状物)715。在Si上该结构是:p-Si(基片)705、i-GaP/i-GaAs(纳米线)710、i-InGaP(包层)730/n-InGaP(球状物)715。在这两个器件中,纳米线基底中的i-GaP 711(纳米线)层大约均为60nm厚并且起双重用途:用于提高生长质量的成核段、和电子阻挡层。
下面概括该制作过程。使用THMa金属有机源和TMIn以及作为反应前导气体的AsH3、PH3和Si2H6。采用两个生长步骤。首先,通过使用随机沉积的直径大小60nm的Au悬浮微粒(粒子密度以1/μm2计)的粒子辅助生长,在p型GaP(111)B(p=~1018cm-3)和Si(111)(p ≈1015cm-3)基片上生长2μm长的GaAs/GaP纳米线。用名义上晶格与GaAs匹配的40nm厚的径向InGaP包层来包围这些纳米线。在这个步骤之后,取出样品进行光致发光表征或者随后制作纳米LED。80nm厚的SiO2沉积到被排齐用于LED制作的样品上。将SiO2回蚀刻以仅覆盖基片表面并且高达纳米线侧壁的大约1μm。然后将样品重新装载到MOVPE反应器内并且在GaAs/InGaP芯层结构的上部分上选择性地生长径向的Si掺杂InGaP层。LED完全被150-300nm厚、200×200μm2的方形Ni/Ge/Au接触覆盖,每个接触覆盖大约40000个独立纳米结构化LED。P接触用导电Ag胶制作在基片的背面上。其它的接触手段例如使用透明接触在本领域内是已知的并且容易用于本方法和器件。图8a示出了该结构的扫描电子显微镜(SEM)图像。
Si和GaP器件之间的一个重要区别是在纳米线基底中异质结构顺序,在GaP上基片是p-GaP(基片)/i-GaP(纳米线)/i-GaAs(纳米线),而在Si上基片是p-Si(基片)/i-GaP(纳米线)/i-GaAs(纳米线),并且空穴注入条件和内部电阻两者都应当预期在这两种结构之间是明显不同的。
图9描绘了在第一MOVPE步骤之后的纳米线结构。所描绘的GaAs纳米线带有薄InGaP包层、在纳米线基底处的GaP成核段、以及仍附着到顶部的基于Au的种子粒子。这种结构还被转移到中性基片进行PL表征。如图9所示,在GaP和Si基片两者上成品率均基本为100%。在Si上制作纳米结构化LED被精制到如下程度:纳米线一致地对准与基片垂直的(111)方向并且基本没有纳米线生长在也从基片延伸出来的三个倾斜(111)方向上。这与在Si(111)上的III-V纳米线生长的现有技术方法形成对比。如图9所见,在Si基片上以预定阵列结构整齐对准地生长III-V纳米线是成功大规模制作光学器件以及大多数其它应用的先决条件。
LED功能可以由光致发光(PL)测量来指示。这里介绍的测量是在室温下和在10K的温度下实施的。该结果示于图10a-c的曲线图和图8b中。以473nm发射的激光器被用作激发源。PL由光学显微镜收集,经过分光计发散并且由液氮冷却的CCD相机检测。
为了在无基片影响的情况下研究来自纳米线的PL,纳米线被折断并且被从它们所生长的基片中转移,然后沉积到图案化的Au表面上。以此方式,纳米线还可以被单独地研究。如图10a所示的PL光谱是在10k下从原生的(as-grown)纳米线中获取的,该PL光谱对于从Si基片(Si)生长的纳米线和从GaP基片(GaP)生长的纳米线而言是类似的。虚线是来自仍立于基片上的(大量)纳米线的光谱。来自单独的纳米线的光谱与从GaP基片生长的纳米线相比表现出较大的不同,后者更加结构化。从Si生长的纳米线的平均PL强度大约是从GaP生长的相应纳米线的1/20。这与就Si-LED所见到的电致发光是就GaP-LED所见到的电致发光的1/30-1/10相当吻合。在室温下,光谱较宽且无特征并且这两个样品的纳米线之间的光谱差别很小。
GaP上和Si上的LED在施加正向偏压时均展示了电致发光(EL),如图Ta-b所示。光的光谱峰与GaAs带隙能量很吻合。
如图11a和b所见,示出了基于Si的(Si)和基于GaP的(GaP)LED的光功率/电流相关性。GaP上的LED在Si(40mA)的一半电流负载(20mA)时开始发光并且在60mA时功率输出大约是GaP基片上的30倍高。然而,在100mA下功率比已降低到基于Si的LED的10倍。示出了80mA下两种器件的EL光谱峰。与GaP基片器件相比,Si LED峰呈现略微红移和带有大约1.35eV的可能额外峰的尾部。峰值的偏移可以用在GaP和Si上的不同In和Ga扩散从而导致不同的InGaP组分来解释。通过使器件到达更高的电流,对于GaP器件能够在大约140mA下看到峰值功率。这对于Si器件是看不到的并且可能指示在这些电流水平下非辐射复合或竞争泄露机制仍然支配EL。
基于III族氮化物(如GaN)纳米线与纳米结构的LED器件由于它们可产生其它材料复合不可获得的波长的光的能力而受到高度的商业关注。作为进一步的实施示例,要描述的是通过选择性区域生长而在GaN外延膜、蓝宝石、SiC或Si以及甚至自支持(self-supporting)的GaN上生长GaN纳米线。在开始基片上通过PECVD沉积一层SiNx(厚度30nm)。在随后的步骤中,通过外延束光刻EBL以及反应离子蚀刻RIE来制造点图案的GaN开口(直径大约100nm)的阵列。开口之间的间距在1.0~3.2μm变化。然后,把经过处理的样品插入到水平MOCVD腔室内以生长GaN纳米线和GaN/InGaN纳米结构化LED。可以形成各种形状,如图12a-c和图13a-b的SEM图像所示。可以形成金字塔结构,如图12a和b所示。在图12c和13b中图解说明了可以形成带有金字塔末端的纳米线,这对于形成根据本发明的有效反射器而言是有利的。垂直侧壁通常是六个(101)面。金字塔通常由六个等价(101)面定界,但如图13a所示可以形成更高指数的平面(higher index plane)并且在一个纳米结构化LED中可以容纳分离指数的平面(separateindex plane)。
虽然本发明已结合目前认为最实用的优选实施例进行了描述,但是要理解本发明不限于所公开的实施例,相反旨在覆盖所附权利要求内的各种修改和等价布置。
Claims (17)
1.一种纳米结构化LED器件(101),包括多个单独的直立纳米结构化LED(100)的阵列,每个直立纳米结构化LED(100)包括用于光发射的有源区(120),其特征在于,多个反射器(135)每个关联到一个单独的直立纳米结构化LED(100)或一组直立纳米结构化LED,并且每个反射器(135)均具有面向各自单独的直立纳米结构化LED的有源区或直立纳米结构化LED组的有源区的凹面。
2.根据权利要求1所述的纳米结构化LED器件(101),其中每个反射器(135)从直立纳米结构化LED的顶部观看时位于各自的直立纳米结构化LED(100)的中心之上。
3.根据权利要求2所述的纳米结构化LED器件(101),其中直立纳米结构化LED(100)是带有尖锐上部分和垂直侧表面的细长结构,每个反射器(135)的凹面由各自的直立纳米结构化LED(100)的上表面的形状限定,并且各自的反射器(135)至少覆盖所述尖锐上部分。
4.根据权利要求3所述的纳米结构化LED器件(101),其中各自的反射器(135)覆盖所述垂直侧表面的一部分。
5.根据权利要求1或2所述的纳米结构化LED器件(101),其中直立纳米结构化LED(100)是金字塔形结构。
6.根据权利要求5所述的纳米结构化LED器件(101),其中对于单独的金字塔形结构,在所述金字塔形结构上形成直立纳米结构化LED的有源区,并且所述有源区包括pn结。
7.根据权利要求1所述的纳米结构化LED器件(101),其中反射器(135)形成到直立纳米结构化LED的上接触。
8.根据权利要求1所述的纳米结构化LED器件(101),其中直立纳米结构化LED的阵列形成光子晶体,该光子晶体被布置成在接近阵列的平面方向的方向角度上禁止所发射的波长的光。
9.根据权利要求1所述的纳米结构化LED器件(101),其中反射器(135)被联结以形成覆盖所述多个直立纳米结构化LED(100)的连续反射层(535),填充层(507)覆盖直立纳米结构化LED的部分,并且所述连续反射层(535)至少覆盖直立纳米结构化LED的上表面和直立纳米结构化LED之间的填充层。
10.根据权利要求1所述的纳米结构化LED器件(101),其中直立纳米结构化LED(100)的至少一部分形成适于将所发射的光的至少一部分定向为朝向各自的反射器(135)的波导。
11.根据权利要求1所述的纳米结构化LED器件(101),其中所述多个直立纳米结构化LED形成LED阵列层,其中相应的多个有源区(120)被布置在LED阵列层中,并且反射器层(181)被布置在与所述LED阵列层(180)平行的平面中,其中反射器层的单独反射器具有与LED阵列层的单独纳米化结构LED的周期性无关的随机配置或周期性。
12.根据权利要求1所述的纳米结构化LED器件(101),其中所述多个直立纳米结构化LED形成LED阵列层,其中相应的多个有源区(120)被布置在LED阵列层中,并且反射器层(181)被布置在与所述LED阵列层(180)平行的平面中,该反射器层包括多个反射器(135),每个反射器均具有面向一个或一组有源区(120)且被布置成将光定向为通过LED阵列层(180)的凹面。
13.根据权利要求12所述的纳米结构化LED器件(101),其中直立纳米结构化LED和反射器是周期性地重复的并且反射器层(181)的反射器(135)的周期性与LED阵列层(180)中的各个直立纳米结构化LED的周期性有关。
14.一种纳米结构化LED器件的制作方法,该纳米结构化LED器件包括多个直立纳米结构化LED,该方法包括以下步骤:
-a)通过光刻在基片上限定生长位置;
-b)在所限定的生长位置上自基片生长直立纳米结构化LED;
-c)至少在直立纳米结构化LED的顶部上沉积反射器材料,从而为每个直立纳米结构化LED形成单独的反射器。
15.根据权利要求14所述的纳米结构化LED的制作方法,还包括在生长直立纳米结构化LED的步骤之后且在沉积反射器材料的步骤之前采取的步骤:形成直立纳米结构化LED的上部分以限定覆盖直立纳米结构化LED的反射器的内表面的形状。
16.根据权利要求15所述的纳米结构化LED的制作方法,其中形成直立纳米结构化LED的上部分的步骤包括从直立纳米结构化LED的上部分去除材料以向它们提供预定的形状。
17.根据权利要求15所述的纳米结构化LED的制作方法,其中形成直立纳米结构化LED的上部分的步骤包括至少在直立纳米结构化LED的顶部上添加透明材料以形成预定的形状从而限定反射器的内表面。
