Abstract
Description
従来より、α型SiC単結晶を得る方法として、c面成長法及びa面成長法が知られている。ここで、「c面成長法」とは、c面又はc面に対するオフセット角が所定の範囲にある面を成長面として露出させたSiC単結晶を種結晶に用いて、昇華再析出法などの方法により成長面上にSiC単結晶を成長させる方法をいう。また、「a面成長法」とは、a面又はa面に対するオフセット角が所定の範囲にある面を成長面として露出させたSiC単結晶を種結晶に用いて、成長面上にSiC単結晶を成長させる方法をいう。
SiC単結晶中に存在する転位としては、マイクロパイプ、貫通型螺旋転位、基底面転位、貫通型刃状転位などがある。このうち、マイクロパイプは、SiC単結晶の高品質化技術の進展により、現在では撲滅されつつあるため、貫通型螺旋転位、基底面転位、貫通型刃状転位が次の低減対象となりつつある。これら3種類の転位の内、基底面転位の大部分と貫通型刃状転位は、いずれも{0001}面内方向のバーガースベクトル(転位線の周りの原子の不一致の向きを表すベクトル)を有している。よって、これらの転位は、結晶格子のずれ方を維持しつつ、結晶中を、方向を変えて相互に変換可能な転位である。そのため、基底面転位あるいは貫通型刃状転位のどちらか一方を低減するだけでは、一般的には、それらが他方の転位の増大を招くことになる。
同文献は、本発明の気相法と異なり、溶媒エピタキシー法(液相法)により得られた結晶である。一方、転位線は、バーガースベクトルが保存されながらその向きが変わることが知られている(バーガースベクトル保存則)。このバーガースベクトル保存則によれば、基底面転位密度が小さくなる分、刃状転位密度が増大するという原則は、気相法や液相法などの製法によらず、変わらない。
最近では、バイポーラデバイスの順方向劣化を抑制するために、とりわけ基底面転位をエピタキシャル成長中に貫通型刃状転位に変換させる試みが多くなされているが(非特許文献2)、結局、前述のように増大した貫通型刃状転位は、リーク電流の増大の原因となる(非特許文献1)。
SiC単結晶は、<0001>方向に平行な方向のバーガースベクトルを有する転位の密度が740cm/cm3以下である低転位密度領域(B)をさらに含んでいても良い。
本発明に係るSiCウェハは、本発明に係るSiC単結晶から切り出され、ウェハ表面の面積の50%以上が前記低転位密度領域(A)からなることを要旨とする。
さらに、本発明に係る半導体デバイスは、本発明に係るSiCウェハを用いて製造されるものからなる。
次に、得られたc面成長結晶から、オフセット角が小さいc面成長基板を切り出し、オフセット方向上流側に螺旋転位発生領域を設ける。これを種結晶に用いて再度、c面成長を行うと、種結晶や螺旋転位発生領域からの転位の漏れ出しを抑制しながら、単結晶の成長が進行する。
この時、オフセット方向上流側にあるc面ファセット内に導入される螺旋転位密度が所定の範囲となるように、種結晶の表面に螺旋転位発生領域を形成すると、従来の方法に比べて、基底面転位と貫通型刃状転位の密度が著しく低減される。SiC単結晶基板上にパワーデバイスを作製するには、不純物が少ないエピタキシャル層を形成するが、一般的に用いられる4°オフ基板では、基底面転位のほぼ100%近くが貫通型刃状転位に変換される。基底面転位と貫通型刃状転位の両者を合わせた密度が小さい本発明のSiC単結晶を用い、エピタキシャル成長を行うと、エピタキシャル層中の貫通転位の密度が極めて小さくなり、高性能なSiCデバイスを作ることができる。
[1. 用語の定義]
「{0001}面内方向のバーガースベクトルを有する転位」とは、バーガースベクトルの方向が主として{0001}面内方向にある刃状転位、螺旋転位、又は、混合転位をいう。SiC中に存在する転位のバーガースベクトルは、理想的には{0001}面に対して平行又は垂直となるが、結晶の歪み等により前記2種類のバーガースベクトルの両方の成分を有する場合もある(非特許文献4参照)。「{0001}面内方向のバーガースベクトルを有する転位」には、{0001}面に対して完全に平行なバーガースベクトルを有する転位だけでなく、結晶の歪み等により{0001}面に対して平行方向からずれた方向を持つバーガースベクトルを有する転位も含まれる。この点は、以下に説明する他の転位も同様である。
また、「{0001}面内方向のバーガースベクトルを有する転位」には、<11-20>方向に平行な方向のバーガースベクトルを有する転位だけでなく、それ以外の方向に平行な方向のバーガースベクトルを有する転位も含まれる。但し、「{0001}面内方向のバーガースベクトルを有する転位」の大部分は、<11-20>方向に平行な方向のバーガースベクトルを有する転位と考えられている。
(A)<11-20>方向に平行な方向のバーガスベクトルを有する基底面転位(以下、単に「基底面転位」ともいう)(図2(a)及び図2(b)参照)、又は、
(B)転位線が{0001}面(基底面)に対して略垂直であり、<11-20>方向に平行な方向のバーガースベクトルを有する刃状転位(貫通型刃状転位)(図2(c)参照)
をいう。
「<11-20>方向に平行な方向のバーガースベクトルを有する転位」には、<11-20>方向に対して完全に平行なバーガースベクトルを有する転位だけでなく、結晶の歪み等により<11-20>方向成分のバーガースベクトルと、<0001>方向成分のバーガースベクトルの両方を有する転位も含まれる。
(a)転位線が{0001}面(基底面)上にあり、<11-20>方向に平行な方向のバーガースベクトルを有する刃状転位(図2(a)参照)、
(b)転位線が{0001}面(基底面)上にあり、<11-20>方向に平行な方向のバーガスベクトルを有する螺旋転位(図2(b)参照)、又は、
(c)(a)と(b)の混合転位
をいう。
(A)転位線が{0001}面(基底面)に対して略垂直であり、<0001>方向に平行な方向のバーガースベクトルを有する螺旋転位(貫通型螺旋転位)(図2(d)参照)、又は、
(B)転位線が{0001}面(基底面)上にあり、<0001>方向に平行な方向のバーガースベクトルを有する刃状転位(<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位)(図2(e)参照)
をいう。
[2.1. {0001}面内方向のバーガースベクトルを有する転位]
本発明に係るSiC単結晶は、{0001}面内方向のバーガースベクトルを有する転位の体積密度が3700cm/cm3以下である低転位密度領域(A)を含むことを特徴とする。
「低転位密度領域(A)」とは、{0001}面内方向のバーガースベクトルを有する転位の体積密度を測定する際の測定領域の内、少なくとも「{0001}面内方向のバーガースベクトルを有する転位の体積密度が3700cm/cm3以下」という条件を満たしている領域をいう。
後述するように、低転位密度領域(A)の判定に際しては、互いにほぼ直交する方向から切り出された2つのウェハA、Bが用いられる。低転位密度領域(A)は、互いに直交する面が、それぞれ、ウェハA上の測定領域の面(10mm角又は10×tmm)とウェハB上の測定領域の面(10mm角又は10×tmm)からなる立方体領域又は直方体領域である。図4中、破線で表される立方体領域が低転位密度領域(A)に相当する。
製造条件を最適化すると、{0001}面内方向のバーガースベクトルを有する転位の体積密度は、3000cm/cm3以下、2000cm/cm3以下、あるいは、1000cm/m3以下となる。
本発明に係るSiC単結晶は、<11-20>方向に平行な方向のバーガースベクトルを有する転位の体積密度が3700cm/cm3以下である低転位密度領域(A)を含むものが好ましい。
{0001}面内方向のバーガスベクトルを有する転位は、大部分が<11-20>方向に平行な方向のバーガースベクトルを有する転位からなると考えられる。そのため、少なくとも<11-20>方向に平行な方向のバーガースベクトルを有する転位の体積密度が上記の値以下であるSiC単結晶は、電力損失の低い半導体となる。
これに対し、後述する方法を用いると、基底面転位密度と貫通型刃状転位密度を同時に低減することができる。

(b)貫通型刃状転位の体積密度が1200cm/cm3以下である
低転位密度領域(A)を含むSiC単結晶が得られる。
製造条件をさらに最適化すると、<11-20>方向に平行な方向のバーガースベクトルを有する転位の体積密度は、3000cm/cm3以下、2000cm/cm3以下、あるいは、1000cm/cm3以下となる。また、これに応じて、貫通型刃状転位の体積密度は、それぞれ、970cm/cm3以下、650cm/cm3以下、あるいは、320cm/cm3以下となる。
(a)<11-20>方向に平行な方向のバーガースベクトルを有する転位の体積密度が3700cm/cm3以下であり、かつ、
(b)<11-20>方向に平行な方向のバーガースベクトルを有する基底面転位の体積密度が2500cm/cm3以下である
低転位密度領域(A)を含むSiC単結晶が得られる。
製造条件をさらに最適化すると、<11-20>方向に平行な方向のバーガースベクトルを有する転位の体積密度は、3000cm/cm3以下、2000cm/cm3以下、あるいは、1000cm/cm3以下となる。また、これに応じて、基底面転位の体積密度は、それぞれ、2000cm/cm3以下、1400cm/cm3以下、あるいは、700cm/cm3以下となる。
あるいは、製造条件を最適化すると、積層欠陥を含まない低転位密度領域(A)を含むSiC単結晶が得られる。
ここで、「積層欠陥を含まない」とは、{0001}面に略平行に切り出されたウェハに対し、後述する透過配置X線トポグラフの{1-100}面回折の透過な3つの回折像を撮影した際に、明るさの異なる面状の欠陥像のウェハに対する面積率が10%以下であることをいう。製造条件をさらに最適化すると、積層欠陥の面積率は5%以下、2%以下、1%以下、あるいは、0%となる。
SiC単結晶は、一般に、{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位に加えて、<0001>方向に平行な方向のバーガースベクトルを有する転位を含んでいる。両者は、相互に変換可能な関係にはないが、両者が絡み合うことで、転位の結晶外への排出が困難となる。そのため、一方が多い結晶では、他方も多い傾向がある(非特許文献5参照)。
後述する方法を用いると、低転位密度領域(A)に加えて、<0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度が740cm/cm3以下である低転位密度領域(B)を含むSiC単結晶が得られる。
製造条件を最適化すると、<0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度は、630cm/cm3以下、420cm/cm3以下、あるいは、210cm/cm3以下となる。
後述するように、低転位密度領域(B)の判定に際しては、ウェハBが用いられる。低転位密度領域(B)は、ウェハB上の測定領域(10mm角又は10×tmm)とウェハBの厚さで規定される直方体領域である。
<0001>方向に平行な方向のバーガースベクトルを有する転位は、貫通型螺旋転位と、<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位との和として表される。
後述する方法を用いると、貫通型螺旋転位密度と<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位密度を同時に低減することができる。
(a)<0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度が740cm/cm3以下であり、かつ、
(b)貫通型螺旋転位の体積密度が690cm/cm3以下である
低転位密度領域(B)を含むSiC単結晶が得られる。
製造条件をさらに最適化すると、<0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度は、630cm/cm3以下、420cm/cm3以下、あるいは、210cm/cm3以下となる。また、これに応じて、貫通型螺旋転位の体積密度は、それぞれ、590cm/cm3以下、390cm/cm3以下、あるいは、200cm/cm3以下となる。
ここで、「<0001>方向に平行な方向のバーガースベクトルを有する転位を含まない」とは、同転位の体積密度が1cm/cm3以下であることをいう。
SiC単結晶が低転位密度領域(A)を有するか否かは、結晶内部構造に敏感な透過配置のX線トポグラフ(図3)を、c面に略平行な基板(ウェハA)と、貫通方向(基底面に垂直方向)に略平行な基板(ウェハB)に対して行い、転位密度を算出することにより判定することができる。低転位密度領域(A)の有無の判定は、具体的には、以下の手順により行う。
SiC単結晶から、下記のウェハを取り出し、それぞれのウェハに対して、以下の透過配置によるX線トポグラフ測定を行う。
(a){0001}面に略平行に切り出したウェハA: {1-100}面回折(又は、{11-20}面回折)
(b){0001}面に略垂直で、かつ、{1-100}面(又は{11-20}面)に略平行に切り出したウェハB: {11-20}面回折(又は{1-100}面回折)
{1-100}面回折を行う場合、{1-100}面回折は、結晶学的に等価な3つの面に対して行うのが好ましい。
あるいは、ウェハA、Bは、図4(b)に示すように、1個の単結晶の互いに近接した領域から、測定領域の体積がほぼ一定となるように取り出しても良い。
ウェハA、Bの厚さが薄すぎる場合、又は、測定領域の体積が小さすぎる場合、いずれも、局所的に転位が少ない領域、又は、局所的に転位が多い領域を測定することで、結晶の平均的な転位密度を測定できない場合がある。一方、ウェハA、Bが厚すぎると、X線が透過しにくくなる。
従って、ウェハA、Bは、それぞれ、
(a)厚さが100μm以上1000μm以下、及び、
(b)測定領域の体積が0.03cm3以上
となるように切り出す。
ウェハA、Bの厚さは、さらに好ましくは、300~700μm、さらに好ましくは、400~600μmである。
得られたX線トポグラフ像を1辺の長さが10±0.1mmである正方形の測定領域に区画する。但し、SiC単結晶が既に{0001}面に略平行、あるいは{0001}面に略垂直にスライスされた厚さtmm(<10mm)のウェハである場合において、ウェハ表面に対して垂直な面のX線トポグラフ測定をするときには、ウェハを厚さ方向に細断し、細断されたウェハのX線トポグラフ測定を行い、得られたX線トポグラフ像を10±0.1mm×tmmの長方形領域に区画する。X線トポグラフの測定の配置によっては、ウェハトポグラフ像が大きく歪む場合がある。この場合、実際のウェハ形状となるようにX線トポグラフ像の寸法比を修正する。
この場合、同一のSiC単結晶の隣接した位置から、n(>10/t)個のウェハAを取り出し、各ウェハAの対応する位置にあるn個の測定領域について、それぞれ転位長さを測定し、これらを合算して転位全長としても良い。
あるいは、同一のSiC単結晶から切り出された1枚のウェハAを10±0.1mm×tmmの測定領域に区画し、同一ウェハ内にある隣接するn(>10/t)個の測定領域について、それぞれ転位長さを測定し、これらを合算して転位全長としても良い。
この点は、ウェハBも同様であるが、ウェハBの場合には、後述する反射トポグラフ像から算出する方法を用いても良い。
ウェハA、Bの各測定領域において、c面内方向のバーガースベクトルを有する転位の全長を測定する。
なお、転位の全長を求める際には、転位一本一本の長さを測定しても良いが、転位の本数が多い場合には、画像処理ソフトを用いても良い。但し、転位同士の重なり合いが大きく影響しない場合に限る。
ウェハAの{1-100}面回折像には、{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位が投影される。その中には、基底面転位の他、貫通型刃状転位や<0001>方向と{0001}面内方向の両方のバーガースベクトルを含む貫通型螺旋転位も投影されることがある。しかし、貫通型刃状転位や貫通型螺旋転位などの貫通転位は、ウェハAの表面に対して垂直であるため、これらは、点あるいは短い線分として現れる。一方、基底面転位は、ウェハAの表面と略平行であるため、実際の形状と寸法をほぼ反映したものとなる。そのため、X線トポグラフ像に写るのは、大部分が基底面転位である。また、<1-100>方向に平行な方向のバーガースベクトルを有する積層欠陥が存在する場合、これは明るさの異なる面として検出される。
例えば、{1-100}面回折では、主として(-1010)面内方向([1-210]方向に平行な方向)、及び(01-10)面内方向([-2110]方向に平行な方向)のバーガースベクトルを有する基底面転位は検出される。しかしながら、主として(1-100)面内方向([11-20]方向に平行な方向)のバーガースベクトルを有する基底面転位は検出されない。
そこで、一つの回折像から求めた基底面転位の全長を1.5倍することで、実際の転位のおよその長さを求めることができる。より正確に基底面転位の全長を測定するには、3つの結晶学的に等価な回折像である、(1-100)面回折像、(-1010)面回折像、(01-10)面回折像の、それぞれで得られる基底面転位の全長を足し合わせ、これを2で割って転位の平均全長とし、これを用いて転位密度を計算すれば良い。
ウェハBの{11-20}面回折像(あるいは{1-100}面回折像)には、{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位が投影される。その中には、貫通型刃状転位と基底面転位が含まれる。その中で{0001}面を横切る貫通型刃状転位のみ、全長を求め、密度(1cm3当たりの長さ)に換算する。
なお、{0001}面に沿って現れる転位は、基底面転位である。しかしながら、これらは、ウェハBの表面と平行ではないものが大部分であり、実際の形状と寸法を反映していないため、正確ではない。
また、ウェハBの測定には、{1-100}面回折を用いても良い。この場合、前述のように測定された転位長さを1.5倍すれば良い。しかしながら、本願発明者らの経験によれば、特にウェハBの測定に{1-100}面回折を用いると、{1-100}面回折像上に別の面の回折像が重なるように写り込むことが多く、トポグラフ像が不鮮明になる。そのため、ウェハBの測定には、{11-20}面回折を用いるのが好ましい。
[2.4.3.]で求めた基底面転位及び貫通型刃状転位の1cm3当たりの長さを積算する。その積算値が3700cm/cm3以下の範囲にある場合は、その測定領域を、「低転位密度領域(A)」と判定する。
SiC単結晶が低転位密度領域(B)を有するか否かは、ウェハBの{000m}回折像を撮影する以外は、低転位密度領域(A)と同様の手順により判定することができる。ここで、「m」は、α型SiCの多形の繰り返し周期を表す。例えば、4H-SiCの場合はm=4のため、{0004}面回折像を撮影する。また、6H-SiCの場合はm=6のため、{0006}面回折像を撮影する。
すなわち、ウェハBの{000m}回折像には、<0001>方向に平行な方向のバーガースベクトルを有する転位が投影される。その中には、貫通型螺旋転位や基底面内刃状転位(転位線が基底面上にあり、かつc軸方向に平行な方向のバーガースベクトルを有する刃状転位)が含まれる。
ここで、{0001}面内方向成分と、<0001>方向成分の両方のバーガースベクトルを有する転位は、ウェハBにおいて、{1-100}面回折(あるいは、{11-20}面回折)と{000m}面回折の両方に写るが、これについては、{0001}面内方向に平行な方向のバーガースベクトルを有する転位に含め、<0001>方向に平行な方向のバーガースベクトルを有する転位に含めない。そのため、両方の回折で検出された転位は、{000m}面回折で検出された転位から省く。
その中で、{0001}面を横切る貫通型螺旋転位、および基底面内刃状転位の全長をそれぞれ求め、密度(1cm3当たりの長さ)に換算する。
このようにして求めた貫通型螺旋転位及び基底面内刃状転位の1cm3当たりの長さを積算する。その積算値が740cm/cm3以下の範囲にある場合は、その測定領域を、「低転位密度領域(B)」と判定する。
「配向領域」とは、基底面転位の直線性が高く、前記基底面転位が結晶学的に等価な3つの<11-20>方向に平行な方向に配向している領域をいう。
転位密度が極端に高い場合、転位同士の絡み合いが生じるため、基底面転位は配向しない。転位密度が低くなるに従い、基底面転位は配向しやすくなる。さらに転位密度が低くなると、逆に基底面転位の配向強度は小さくなる。本発明に係るSiC単結晶は、従来に比べて著しく転位密度が低い。製造条件を最適化すると、転位の体積密度が低いだけでなく、配向領域を含まない低転位密度領域(A)を備えたSiC単結晶が得られる。
(a)前記SiC単結晶から、{0001}面に略平行なウェハを切り出す。
(b)前記ウェハに対して透過配置によるX線トポグラフ測定を行い、結晶学的に等価な3つの{1-100}面回折に対応するX線トポグラフ像を撮影する。
(c)3つの前記X線トポグラフ像を、それぞれ、画像内の各点の輝度を数値化したデジタル画像に変換し、3つの前記デジタル画像を、それぞれ、1辺の長さLが10±0.1mmである正方形の測定領域に区画する。
(d)ウェハ上の同一領域に対応する3つの前記測定領域中の前記デジタル画像に対して2次元フーリエ変換処理を行い、パワースペクトル(フーリエ係数の振幅Aのスペクトル)を得る。
(e)3つの前記パワースペクトルを、それぞれ極座標関数化し、平均振幅Aの角度(方向)依存性の関数Aave.(θ)を求める(0°≦θ≦180°)。
(f)3つの前記Aave.(θ)の積算値A'ave.(θ)をグラフ化(x軸:θ、y軸:A'ave.)し、3つの前記<1-100>方向に相当する3つのθi(i=1~3)において、それぞれ、バックグラウンドB.G.(θi)に対するピーク値A'ave.(θi)の比(=A'ave.(θi)/B.G.(θi)比)を算出する。
(g)3つの前記A'ave.(θi)/B.G.(θi)比がすべて1.1以上であるときは、3つの前記測定領域に対応する前記ウェハ上の領域を「配向領域」と判定する。
「配向強度」とは、逆格子空間において結晶学的に等価な3つの<1-100>方向に対応する3つのA'ave.(θi)/B.G.(θi)比(i=1~3)の平均値を言う。配向強度Bが大きいほど、基底面転位の直線性が高く、実空間における<11-20>方向への配向性が高いことを示す。
後述する方法を用いた場合において、製造条件を最適化すると、転位の体積密度が低いだけでなく、配向強度Bが1.2以上である配向領域を含まない低転位密度領域(A)を備えたSiC単結晶が得られる。
転位長さの測定は、具体的には、以下の手順により行う。
[3.1. 試料の加工:手順(a)]
まず、SiC単結晶から、ウェハA及びウェハBを切り出す。
本発明においては、X線トポグラフにより基底面転位({0001}面内転位)又は貫通型転位を撮影するための、一般的な試料加工を行うことを前提とする。詳細には、下記の条件で加工を施す。
すなわち、SiC単結晶を{0001}面に略平行にスライスし、オフセット角が10°以下のウェハAを切り出す。また、SiC単結晶を{0001}面に略垂直で、かつ、{1-100}面(あるいは、{11-20}面)に略平行にスライスし、オフセット角が10°以下のウェハBを切り出す。ウェハA、B表面を研削、研磨により平坦化し、さらに表面のダメージ層を除去し、X線トポグラフの測定に適した厚さのウェハA、Bにする。ダメージ層の除去には、CMP処理を用いるのが好ましい。
ウェハA、Bの厚さが薄すぎると、測定される厚さ方向の領域が局所的になることで、結晶中の平均的な転位構造を評価できなくなる。一方、ウェハA、Bの厚さが厚すぎると、X線を透過させるのが困難となる。また、転位線の重なりが極端に生じ、正確な転位密度の測定が困難となる。従って、ウェハA、Bの厚さは、100~1000μmが好ましい。ウェハA、Bの厚さは、さらに好ましくは、300~700μm、さらに好ましくは、400~600μmである。
次に、ウェハA、Bに対して透過配置によるX線トポグラフ測定を行う。{1-100}面回折を行う場合、結晶学的に等価な3つの{1-100}面回折に対応するX線トポグラフ像を撮影するのが好ましい。
本発明においては、基底面転位像又は貫通型転位像を検出するための一般的なX線トポグラフ測定条件で行うことを前提とする。詳細には、下記の条件で測定する。
配置: 透過配置(Lang法、図3参照)
回折条件と測定面:
{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位の密度を測定する場合、
(a)ウェハAについての{1-100}面回折(あるいは、{11-20}面回折)、及び、
(b)ウェハBについての{11-20}面回折(あるいは、{1-100}面回折)
を使用する。
<0001>方向に平行な方向のバーガースベクトルを有する転位の密度を測定する場合、ウェハBについての{000m}面回折を使用する。
図3に示すように、X線源22より放射されたX線は第1スリット24により方向付けされ、幅を制限して試料26に入射される。入射X線は、試料26の帯状の領域に照射される。結晶の格子面に対し回折条件を満足するように面内の方位と入射角が調整されると、照射全域で回折を起こす。
X線源22として、陽極がMoのX線管を使用し、特性X線のKα線の内、Kα1の波長に回折条件を合わせる。第2スリット28は、試料26を透過してきた一次X線を遮断するとともに、回折X線だけを通すように、適宜その幅を狭め、散乱X線によるバックグラウンドを低減する働きを持つ。第2スリット28の背面側には、フィルム(又は、原子核乾板)30が配置され、さらにその背面側には、X線検出器32が配置されている。
以上の配置で、試料26をフィルム30と一緒に試料面に平行に走査すると、試料26全体にわたる回折像を得ることができる。
こうして得られたトポグラフをトラバーストポグラフと呼ぶ。3次元的な欠陥像を2次元的に投影するので、プロジェクショントポグラフと呼ぶこともある。
一方、{11-20}面回折では、1つの測定面でも{0001}面内の3つの主軸方向のバーガースベクトルを有する転位を検出可能であるのに対し、{1-100}面回折では、1つの測定面では、3つの主軸方向の内、2つの主軸方向のバーガースベクトルを有する転位しか検出できない。
そこで、ウェハAを用いて転位の検出を行う場合、積層欠陥の検出も可能な{1-100}面回折を用い、これを結晶学的に等価な角度の異なる3つの結晶面に対して測定を行うのが好ましい。
次に、各X線トポグラフ像を、それぞれ、画像内の各点の輝度を数値化したデジタル画像に変換し、各デジタル画像を、それぞれ、大きさが10±0.1mm角又は10±0.1mm×tmmである測定領域に区画する。
本発明においては、画像解析を行うための一般的な処理を行うことを前提とする。詳細には、下記条件でデジタル化及び画像前処理を行う。
解像度: フィルムの実寸法上で、512ピクセル/cm以上とする。
モード: グレースケール
(2)デジタル化したトポグラフ像(デジタル画像)を、1辺の長さLが10±0.1mmである正方形、又は10±0.1mm×tmmの長方形の測定領域に区画する。ウェハが相対的に大きいときには、ウェハ表面をマス目状に区画し、複数個の測定領域を取り出す。一般に、測定領域が小さすぎると、測定が局所的になり、結晶中の転位の平均的な構造に対する結果が得られない。一方、測定領域が大きすぎると、基底面転位像が細くなりすぎて不鮮明になる。
(4)明瞭な転位像が得られるように、デジタル画像の階調レベルを調整する。具体的には、転位部分を最も明るく(又は、暗く)、転位のない部分を最も暗く(又は、明るく)調整する。
例えば、画像中の全ピクセルに対して、設定した輝度以上(又は、設定した輝度以下)のピクセルの、画像中の全ピクセルに対する比率を計算できる画像解析ソフト(例えば、三谷商事株式会社(MITANI CORPORATION)製のWinROOF V6.1(http://mitani-visual.jp/download01.html、2011年5月現在)などがある)を用いる。画像中の多数の線分の全長を測定できるソフトがあれば、これを用いても良い。
(1)X線トポグラフの1辺の長さが10±0.1mmの測定領域又は10±0.1mm×tmmの測定領域から、転位の全長を比較的容易に直接測定できる任意の大きさの基準領域a(1mm~2mm角程度、ウェハの大きさにより正方形領域の抜き出しが制限される場合には、1~4mm2程度の大きさの長方形の領域)を抜き出す。
(2)基準領域aの転位の全長Laを、メジャーを使用し、あるいはパソコン上で直接測定する。
1ピクセル当たりの転位長L0=La/Pa・Sa
(5)測定領域Aの転位部分の面積率SAを、画像解析ソフトを使用し、計測する。その際、基準領域aの転位部分の面積率の計測の際に設定したしきい値を使用して計測する。
(6)測定領域Aの全ピクセル数PAと、転位部分の面積率SAの積から、測定領域Aの転位部分のピクセル数を求め、これに1ピクセル当たりの全長L0(=La/Pa・Sa)を乗じることで、測定領域Aの全転位長LAを算出できる。
SiC単結晶が既に略<0001>方向にスライスされ、十分に測定領域が得られない場合や、測定が困難になる場合(例えば、厚さt(mm)がt<10mmのウェハである場合)において、ウェハ表面に対して略垂直方向に伸びる貫通型転位の密度を測定をするときには、ウェハ表面に対して垂直な面に対して透過配置によるX線トポグラフ測定を行うことに代えて、ウェハ表面に対して反射配置によるX線トポグラフ測定(ベルグバレット法、Berg-Barret法)を行っても良い。いずれの方法を用いても、ほぼ同等の結果が得られる。反射配置によるX線トポグラフ測定は、具体的には、以下の手順により行う。
「配向領域」は、以下の手順により判定される。
[5.1. 試料の加工:手順(a)]
まず、SiC単結晶から、{0001}面に略平行なウェハを切り出す。
本発明においては、X線トポグラフにより基底面転位({0001}面内転位)を撮影するための、一般的な試料加工を行うことを前提とする。詳細には、下記の条件で加工を施す。
すなわち、SiC単結晶を{0001}面に略平行にスライスし、オフセット角が10°以下のウェハを切り出す。ウェハ表面を研削、研磨により平坦化し、さらに表面のダメージ層を除去し、X線トポグラフの測定に適した厚さのウェハにする。ダメージ層の除去には、CMP処理を用いるのが好ましい。
ウェハの厚さが薄すぎると、測定される厚さ方向の領域が局所的になることで、結晶中の平均的な転位構造を評価できないほか、配向強度の測定値にバラツキが生じやすくなる。一方、ウェハの厚さが厚すぎると、X線を透過させるのが困難となる。従って、ウェハの厚さは、100~1000μmが好ましく、さらに好ましくは、300~1000μm、さらに好ましくは、300~700μm、さらに好ましくは、400~600μmである。
次に、ウェハに対して透過配置によるX線トポグラフ測定を行い、結晶学的に等価な3つの{1-100}面回折に対応するX線トポグラフ像を撮影する。
本発明においては、基底面転位像を検出するための一般的なX線トポグラフ測定条件で行うことを前提とする。詳細には、下記の条件で測定する。
配置: 透過配置(Lang法、図3参照)
回折条件と測定面: {1-100}面回折を使用する。主に、{0001}面内方向のバーガースベクトルを有する転位や欠陥の検出を目的とする回折であり、かつ{0001}面内積層欠陥の検出も可能である。結晶の同一の領域を、結晶学的に等価であるが、角度の異なる3つの面の組み合わせで測定する。3つの面とは、(1-100)面、(-1010)面、及び(01-10)面をいう。
次に、3つの前記X線トポグラフ像を、それぞれ、画像内の各点の輝度を数値化したデジタル画像に変換し、3つの前記デジタル画像を、それぞれ、大きさが10±0.1mmである測定領域に区画する。
本発明においては、画像解析を行うための一般的な処理を行うことを前提とする。詳細には、下記条件でデジタル化及び画像前処理を行う。
解像度: フィルムの実寸法上で、512ピクセル/cm以上とする。
モード: グレースケール
(2)デジタル化したトポグラフ像(デジタル画像)を、1辺の長さLが10±0.1mmである正方形の測定領域に区画する。ウェハが相対的に大きいときには、ウェハ表面をマス目状に区画し、複数個の測定領域を取り出す。一般に、測定領域が小さすぎると、測定が局所的になり、結晶中の転位の平均的な構造に対する結果が得られない。一方、測定領域が大きすぎると、基底面転位像が細くなりすぎて不鮮明になり、配向性を調べることが困難になる。
(4)明瞭な基底面転位像が得られるように、デジタル画像の階調レベルを調整する。具体的には、基底面転位部分を最も暗く(黒)、転位のない部分を最も明るく(白)調整する。
(5)一辺のピクセル数を512ピクセルに調整する。ピクセル数が低すぎると、明確な基底面転位像が得られない。一方、ピクセル数が多すぎると、フーリエ変換処理が遅くなる。
次に、ウェハ上の同一領域に対応する3つの前記測定領域中の前記デジタル画像に対して2次元フーリエ変換処理を行い、パワースペクトル(フーリエ係数の振幅Aのスペクトル)を得る。
2次元フーリエ変換による画像解析の原理については、例えば、

次に、3つの前記パワースペクトルを、それぞれ極座標関数化し、平均振幅Aの角度(方向)依存性の関数Aave.(θ)を求める(0°≦θ≦180°)(手順(e))。極座標関数化では、以下の処理を行う。パワースペクトルにおいて、X軸方向を0°として、反時計回りの角度θに対する平均振幅Aを計算する。つまり、θを0~180°の範囲で等分割し、各角度についてパワースペクトルの中心から端部までのフーリエ係数の振幅の平均を求める。
次いで、3つの前記Aave.(θ)の積算値A'ave.(θ)をグラフ化(x軸:θ、y軸:A'ave.)し、3つの前記<1-100>方向に相当する3つのθi(i=1~3)において、それぞれ、バックグラウンドB.G.(θi)に対するピーク値A'ave.(θi)の比(=A'ave.(θi)/B.G.(θi)比)を算出する(手順(f))。このようにして得られた3つの前記A'ave.(θi)/B.G.(θi)比がすべて1.1以上であるときは、3つの前記測定領域に対応する前記ウェハ上の領域を「配向領域」と判定する(手順(g))。
「バックグラウンドB.G.(θi)」とは、θiの位置におけるx軸からバックグラウンド線までの距離をいう。「バックグラウンド線」とは、θi近傍における積算値A'ave.(θ)のグラフの下端に接する接線をいう。
フーリエ変換では、現実の配向方向に対して垂直な方向にピークが現れる。SiCなどの六方晶系の結晶構造では、<11-20>方向に垂直な方向は、<1-100>方向となる。すなわち、フーリエ変換により<1-100>方向にピークが現れることは、基底面転位が<11-20>方向に配向していることを表す。また、配向強度B(=3つのA'ave.(θi)/B.G.(θi)比の平均値)が大きいことは、基底面転位の<11-20>方向への配向性が高いことを表す。
本発明に係るSiC単結晶は、
(1)a面成長を繰り返すことで、螺旋転位密度を低減させたSiC単結晶(a面成長結晶)を製造し、
(2)a面成長結晶から、{0001}面からのオフセット角θ1が相対的に大きいc面成長用の第1種結晶を切り出し、
(3)第1種結晶を用いてc面成長させることにより、第1SiC単結晶を製造し、
(4)第1SiC単結晶から、{0001}面からのオフセット角θ2がθ1より小さいc面成長用の第2種結晶を切り出し、
(5)第2種結晶を用いてc面成長させることにより、第2SiC単結晶を製造し、
(6)必要に応じて、(2)~(5)を所定の回数だけ繰り返す
ことにより製造することができる。
図7(a)に、第1種結晶の断面模式図を示す。図7(a)に示す第1種結晶10は、種結晶の底面と{0001}面が非平行である、いわゆる「オフセット基板」であり、オフセット角θ1が相対的に大きい高オフセット角基板である。また、第1種結晶10は、a面成長結晶から切り出された板状の種結晶(a面成長基板)である。そのため、第1種結晶10は、{0001}面とほぼ平行な積層欠陥や<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位を相対的に多量に含んでいる。さらに、第1種結晶10は、オフセット方向上流側端部に螺旋転位発生領域が形成されている。螺旋転位発生領域は、成長結晶のc面ファセット内に供給される螺旋転位密度が上述した範囲となるように、形成する必要がある。
しかしながら、高オフセット角成長を行う場合において、第1種結晶10の表面に螺旋転位発生領域(人工欠陥部)を形成すると、人工欠陥部から高密度の積層欠陥や<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位が発生する。また、第1種結晶10内に初めから存在していた積層欠陥もまた、成長結晶内に伝搬し、成長結晶外に排出される。すなわち、第1SiC単結晶12は、相対的に多量の積層欠陥や<0001>方向に平行な方向のバーガースベクトルを有する基底面内刃状転位を含んでいる。
なお、結晶格子に歪みを与える場合であっても、成長結晶のc面ファセット内に供給される螺旋転位密度が上述した範囲となるように、処理を施す必要がある。
また、第2種結晶10aの表面に人工欠陥部を形成した場合であっても、オフセット角θ2が小さいために、人工欠陥部から発生した螺旋転位の一部が積層欠陥に変換され、オフセット方向の下流側に向かって流れ出すこともない。さらに、第1成長工程において、積層欠陥の大半が成長結晶外に排出されているので、オフセット方向の下流側にある高品質領域に露出している積層欠陥は少ない。そのため、種結晶と成長結晶の界面から螺旋転位が発生する確率も低い。
本発明に係るSiCウェハは、本発明に係るSiC単結晶から切り出されたものからなる。製造条件を最適化すると、ウェハ表面の面積の50%以上が前記低転位密度領域(A)からなるSiCウェハが得られる。
ここで、「ウェハ表面の面積の50%以上が低転位密度領域(A)からなる」とは、ウェハ表面に露出している低転位密度領域(A)の面積がウェハ表面の面積の50%以上を占めていることをいう。
製造条件をさらに最適化すると、ウェハ表面の面積に占める低転位密度領域(A)の割合は、70%以上、あるいは、90%以上となる。
ここで、「ウェハの中央部に低転位密度領域(A)を有する」とは、ウェハの重心を含む測定領域が低転位密度領域(A)であることをいう。
あるいは、製造条件を最適化すると、ウェハの外周から1cmを除いた領域内が前記低転位密度領域(A)からなるSiCウェハが得られる。
さらに、本発明に係る方法を用いると、高品位であるだけでなく、大口径のSiCウエハが得られる。具体的には、製造条件を最適化することによって、口径が7.5cm以上、10cm以上、あるいは、15cm以上である高品位のSiCウェハが得られる。
すなわち、ウェハの表面は、{0001}面に対して平行な面(c面)、c面から若干傾いた面、{0001}面に対して垂直な面(a面)、あるいは、a面から若干傾いた面のいずれであっても良い。
本発明に係る半導体デバイスは、本発明に係るSiCウェハを用いて製造されるものからなる。半導体デバイスとしては、具体的には、
(a)LED、
(b)パワーデバイス用のダイオードやトランジスタ、
などがある。
SiC単結晶のc面成長を複数回繰り返す場合において、種結晶表面のオフセット角が特定の条件を満たし、かつ、c面ファセット内に導入される螺旋転位密度が所定の範囲に維持されるように種結晶のオフセット上流側端部に螺旋転位発生領域を形成すると、単位体積当たりの全転位長が短いSiC単結晶が得られる。
このようなSiC単結晶から{0001}面に略平行に切り出されたウェハは、基底面転位だけでなく、貫通型刃状転位の数も少ない。そのため、このようなウェハを種結晶に用いてSiC単結晶を成長させ、あるいは、ウェハ表面にエピタキシャル膜を成膜しても、成長結晶又はエピタキシャル膜中の貫通転位の密度が低くなる。「貫通転位」とは、貫通型刃状転位と貫通型螺旋転位の両方を指すが、大部分は貫通型刃状転位で占められている。そのため、このようなSiC単結晶を用いて半導体デバイスを作製すると、これらの転位に起因するデバイスリーク電流を大幅に抑制することができる。
[1. 試料の作製]
図7に示す方法を用いて、4H-SiC単結晶を作製した。得られた単結晶から、{0001}面に略平行なウェハAと、{0001}面に略垂直かつ{1-100}面に略平行なウェハBを取り出した。取り出し方法は、図4(a)に示すように、ほぼ同一条件で成長させた二つの結晶から、それぞれウェハA及びウェハBを切り出す方法とした。ウェハA及びウェハBは、それぞれ、隣接する位置から複数個切り出した。
次いで、表面の平坦化処理及びダメージ層除去処理を行うことで、厚さ500μmの評価用試料にした。
[2.1. {0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する基底面転位]
{0001}面に略平行に切り出された1個目のウェハAについて、3つの結晶学的に等価な回折である、(1-100)面回折、(-1010)面回折、及び(01-10)面回折のX線トポグラフ像を得た。得られたX線トポグラフ像には、低密度の基底面転位像が観察された。これらのX線トポグラフ像をスキャナで取り込み、デジタル化した。デジタル化した基底面転位のX線トポグラフ像を10mm角の領域に区画した。
図12(a)に示すように、いずれの転位線も、3つの回折条件の内、一つの回折条件にて消滅し、すべての回折像で検出される転位はない。一つの転位線は、湾曲していても転位線全体に渡って、同一のバーガースベクトル(すなわち、単一の方向を向き、かつ回折面内方向のバーガースベクトル)を有している。
ある回折条件において転位線が消滅することは、そのバーガースベクトルがgベクトル(回折面の法線ベクトル)と垂直であることを意味する。図13において、点線で示した各転位のバーガースベクトルの方向が白矢印で表示されている。図13より、いずれのバーガースベクトルも、<11-20>方向に平行な方向を向いていることがわかる。また、各基底面転位は、直線性の有無にかかわらず、<11-20>方向に平行な方向のバーガースベクトルを有していることがわかる(バーガースベクトルの保存則)。バーガースベクトルに平行方向な転位線は、螺旋転位であることを表す。
{0001}面に略垂直かつ{1-100}面に略平行に切り出された1個目のウェハBについて、{11-20}面回折のX線トポグラフ像を得た。X線トポグラフ像中には、<000-1>方向に略平行な貫通型刃状転位が観察された。{0001}面内の基底面転位は、殆ど認められなかった。これは、ウェハAで、基底面転位の密度が極めて小さかったことと対応している。得られたX線トポグラフ像をスキャナで取り込みデジタル化した。取り込み条件は、グレースケール、解像度約1000ピクセル/cmとした。デジタル化した貫通型刃状転位のX線トポグラフ像を10mm角の領域に区画した後、中央部付近から10mm角領域を抜き出した(図14左図)。
{0001}面に垂直かつ{1-100}面に平行なウェハBについて、(0004)面回折のX線トポグラフ像を得た。X線トポグラフ像中には、転位像が全く観察されなかった。
以上のX線トポグラフ測定により求めた、
(a){0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する基底面転位、
(b){0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する貫通型刃状転位、及び、
(c)<000-1>方向に平行な方向のバーガースベクトルを有する転位
の単位体積当たりの転位の全長を表1にまとめた。なお、表1には、後述する異なる区画の値も併せて示した。
図8~図10の場合、{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位の密度の合計は、664.4cm/cm3であった(表1中の(イ))。
図15の(b1)、(b2)は、結晶中において、中央部と人工欠陥部の中間的な箇所における区画である。(b1)、(b2)から測定した基底面転位密度は963cm/cm3、貫通型刃状転位密度は758cm/cm3であり、両者を合わせて1721cm/cm3となった(表1中の(ハ))。
図15の(c1)、(c2)は、結晶中において、人工欠陥部に近接した箇所における区画である。(c1)、(c2)から測定した基底面転位密度は2241cm/cm3、貫通型刃状転位密度は1248cm/cm3であり、両者を合わせて3489cm/cm3となった(表1中の(ニ))。
[1. 試料]
c面成長用の種結晶としてa面成長を繰り返した結晶を用い、一定のオフセット角でc面成長させたSiC単結晶(非特許文献3の単結晶)について、同様のX線トポグラフ測定と全転位長の測定を行った(比較例1)。
[2.1. {0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する基底面転位]
{0001}面に略平行なウェハAについて、{1-100}面回折のX線トポグラフ像を得た。得られたX線トポグラフ像には、高密度の基底面転位像が観察された。これらのX線トポグラフ像をスキャナで取り込みデジタル化し、10mm角の領域に区画した。
その結果、画像中の10mm角領域の基底面転位の全長は、668mmであった。画像中に検出されない基底面転位を考慮し、この値を1.5倍し、さらに10mm/ウェハの厚さ(mm)を掛けることで、基底面転位の密度を測定した結果、2505cm/cm3であった。
図17に、非特許文献3のFig.4cに記載されたX線トポグラフ像を示す。図17のX線トポグラフ像を用いて、<000-1>方向に略平行な貫通型刃状転位の密度を求めた。このX線トポグラフ像は、{22-40}面回折を用いて測定されたものであるが、これは{11-20}面回折と同様の結晶歪みを検出している。画像中には、<000-1>方向に略平行な貫通型刃状転位と、{0001}面に平行な基底面転位が観察されている。これは、ウェハAで、基底面転位の密度が高いことと対応する。画像中の<000-1>方向に略平行な貫通型刃状転位のみの長さを測定し、貫通型刃状転位の密度を算出した結果、1228cm/cm3であった。
図18に、非特許文献3のFig.4aに記載された{0004}面回折X線トポグラフ像を示す。図18のX線トポグラフ像を用いて<000-1>方向に平行な方向のバーガースベクトルを有する転位の長さを求めた。図18中には、<000-1>方向に平行な方向に向いた貫通型螺旋転位と、{0001}面に平行な基底面内刃状転位が認められる。画像の面積と試料の厚さを考慮し、それぞれの密度を算出した結果、貫通型螺旋転位は694cm/cm3、基底面内刃状転位は49cm/cm3であり、合わせて743cm/cm3であった。
以上のX線トポグラフ測定により求めた、
(a){0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する基底面転位、
(b){0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する貫通型刃状転位、及び、
(c)<000-1>方向に平行な方向のバーガースベクトルを有する転位
の単位体積当たりの転位の全長を表1にまとめた。
比較例1の場合、{0001}面内方向(主として<11-20>方向に平行な方向)のバーガースベクトルを有する転位の密度の合計は、3733cm/cm3であった。
比較例1で得られたSiC単結晶と同程度の転位を含む結晶からSiCウェハを切り出し、エピタキシャル成長を行うと、貫通転位の密度が高いウェハとなる。これを用いてSiCデバイスを作製すると、リーク電流も大きくなる。
[1. 試料の作製]
実施例1で得られた4H-SiC単結晶を{0001}面に略平行(オフセット角:8°)に切断し、表面の平坦化処理及びダメージ層除去処理を行うことで、厚さ500μmのウェハを得た。ダメージ層は、CMP処理により除去した。
[2.1. X線トポグラフ測定]
結晶学的に等価であり、60°づつ面方位の異なる(-1010)面、(1-100)面、及び(01-10)面の3つの面について、{1-100}面回折像を測定し、感光フィルムにX線トポグラフ像を得た。得られた3つのX線トポグラフ像には、{0001}面内に直線的に伸びる基底面転位像が観察された。
X線トポグラフの測定条件は、以下の通りである。
X線管: Moターゲット
電圧電流: 60kV
電圧電流: 300mA
回折条件: {1-100}面回折(2θ:15.318°)
第2スリットの幅: 2mm
走査速度: 2mm/sec
走査回数: 300回
これらのX線トポグラフ像をスキャナで取り込むことで、デジタル化した。取り込み条件はグレースケール、解像度は約1000ピクセル/cmとした。デジタル化したX線トポグラフ像の中央部付近から、1辺の長さLが10mmである正方形の測定領域を抜き出し、基底面転位部分が最も暗く、無転位部分が最も明るくなるように、階調のレベル補正を行った。画像の一辺のピクセル数が512ピクセルになるように画像の解像度を落とし、ビットマップ形式の画像ファイルに変換した。
前処理を行った3つのデジタル画像を、フーリエ変換ソフトであるFiber Orientation Analysis Ver.8.13を用いて処理し、それぞれパワースペクトルと、Aave.(θ)を求めた。さらに、3つの画像に対して得られたAave.(θ)を積算した。さらに、積算値A'ave.(θ)を用いて、逆格子空間における<1-100>方向に相当する3つのθi(i=1~3)におけるA'ave.(θi)/B.G.(θi)比を求めた。
実施例2の場合、逆格子空間における<1-100>方向に相当する3つのθiにおけるA'ave.(θi)/B.G.(θi)は、それぞれ、1.49、1.06、1.83であり、前述の配向領域に該当しなかった。
Claims (17)
- {0001}面内方向のバーガースベクトルを有する転位の体積密度が3700cm/cm3以下である低転位密度領域(A)を含むSiC単結晶。
- 前記{0001}面内方向のバーガースベクトルを有する転位は、<11-20>方向に平行な方向のバーガースベクトルを有する転位である
請求項1に記載のSiC単結晶 - 前記{0001}面内方向のバーガースベクトルを有する転位の体積密度は、X線トポグラフ法により測定された値である請求項1に記載のSiC単結晶。
- 前記低転位密度領域(A)は、貫通型刃状転位の体積密度が1200cm/cm3以下である請求項2に記載のSiC単結晶。
- 前記貫通型刃状転位の体積密度は、以下の(イ)又は(ロ)の手順により測定された値である請求項4に記載のSiC単結晶。
(イ)
(1)前記SiC単結晶から、{0001}面に略垂直で、かつ、{1-100}面に略平行にウェハBを切り出す。前記ウェハBは、厚さが100μm以上1000μm以下であり、かつ、体積が0.03cm3以上である測定領域を確保することが可能なものからなる。
(2)前記ウェハBに対して、透過配置によるX線トポグラフ測定を{11-20}面回折について行う。
(3)前記ウェハBの{11-20}面回折像に含まれる前記貫通型刃状転位の全長を求め、前記全長から前記体積密度を算出する。
(ロ)
(1)前記SiC単結晶の{0001}面に略平行な表面に対して反射配置によるX線トポグラフ測定を{11-28}面回折について行う。
(2)前記ウェハBの{11-28}面回折に含まれる貫通型刃状転位像(小さな白色点)の1平方cm当たりの個数に1cmを掛けることで前記体積密度を算出する。 - 前記低転位密度領域(A)は、<11-20>方向に平行な方向のバーガースベクトルを有する基底面転位の体積密度が2500cm/cm3以下である請求項2に記載のSiC単結晶。
- 前記<11-20>方向に平行な方向のバーガースベクトルを有する基底面転位の体積密度は、以下の手順により測定された値である請求項6に記載のSiC単結晶。
(1)前記SiC単結晶から、{0001}面に略平行なウェハAを切り出す。前記ウェハAは、厚さが100μm以上1000μm以下であり、かつ、体積が0.03cm3以上である測定領域を確保することが可能なものからなる。
(2)前記ウェハAに対して、透過配置によるX線トポグラフ測定を結晶学的に等価な3つの{1-100}面回折について行う。
(3)前記ウェハAの3つの{1-100}面回折像に含まれる前記<11-20>方向に平行な方向のバーガースベクトルを有する基底面転位の全長を足し合わせ、これを2で割ることによって転位の平均全長を求め、前記平均全長から前記体積密度を算出する。 - <0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度が740cm/cm3以下である低転位密度領域(B)をさらに含む請求項2に記載のSiC単結晶。
- 前記<0001>方向に平行な方向のバーガースベクトルを有する転位の体積密度は、以下の手順により測定された値である請求項8に記載のSiC単結晶。
(1)前記SiC単結晶から、{0001}面に略垂直で、かつ、{1-100}面に略平行なウェハBを切り出す。前記ウェハBは、厚さが100μm以上1000μm以下であり、かつ、体積が0.03cm3以上である測定領域を確保することが可能なものからなる。
(2)前記ウェハBに対して、透過配置によるX線トポグラフ測定を{000m}回折(但し、mは、α型SiCの多形の繰り返し周期)について行う。
(3)前記ウェハBの{000m}面回折像に含まれる貫通型螺旋転位及び基底面内刃状転位の全長をそれぞれ求め、前記全長から前記体積密度を算出する。 - 前記低転位密度領域(B)は、貫通型螺旋転位の体積密度が690cm/cm3以下である請求項8に記載のSiC単結晶。
- 前記低転位密度領域(B)は、<0001>方向に平行な方向のバーガースベクトルを有する転位を含まない請求項8に記載のSiC単結晶。
- 前記低転位密度領域(A)は、積層欠陥を含まない請求項1に記載のSiC単結晶。
- 前記低転位密度領域(A)は、基底面転位の直線性が高く、前記基底面転位が結晶学的に等価な3つの<11-20>方向に平行な方向に配向している配向領域を含まない請求項1に記載のSiC単結晶。
但し、前記「配向領域」とは、以下の手順により判定される領域をいう。
(a)前記SiC単結晶から、{0001}面に略平行なウェハを切り出す。
(b)前記ウェハに対して透過配置によるX線トポグラフ測定を行い、結晶学的に等価な3つの{1-100}面回折に対応するX線トポグラフ像を撮影する。
(c)3つの前記X線トポグラフ像を、それぞれ、画像内の各点の輝度を数値化したデジタル画像に変換し、3つの前記デジタル画像を、それぞれ、1辺の長さLが10±0.1mmである正方形の測定領域に区画する。
(d)ウェハ上の同一領域に対応する3つの前記測定領域中の前記デジタル画像に対して2次元フーリエ変換処理を行い、パワースペクトル(フーリエ係数の振幅Aのスペクトル)を得る。
(e)3つの前記パワースペクトルを、それぞれ極座標関数化し、平均振幅Aの角度(方向)依存性の関数Aave.(θ)を求める(0°≦θ≦180°)。
(f)3つの前記Aave.(θ)の積算値A'ave.(θ)をグラフ化(x軸:θ、y軸:A'ave.)し、3つの前記<1-100>方向に相当する3つのθi(i=1~3)において、それぞれ、バックグラウンドB.G.(θi)に対するピーク値A'ave.(θi)の比(=A'ave.(θi)/B.G.(θi)比)を算出する。
(g)3つの前記A'ave.(θi)/B.G.(θi)比がすべて1.1以上であるときは、3つの前記測定領域に対応する前記ウェハ上の領域を「配向領域」と判定する。 - 請求項1に記載のSiC単結晶から切り出され、ウェハ表面の面積の50%以上が前記低転位密度領域(A)からなるSiCウェハ。
- 請求項1に記載のSiC単結晶から切り出され、ウェハ表面の中央部に前記低転位密度領域(A)を有するSiCウェハ。
- 請求項1に記載のSiC単結晶から切り出され、ウェハの外周から1cmを除いた領域内が前記低転位密度領域(A)からなるSiCウェハ。
- 請求項14に記載のSiCウェハを用いて製造される半導体デバイス。
