[α相含有率の測定方法]
α相アルミナ粉末とθ相アルミナ粉末を0:10、5:5、10:0の質量割合で混合した粉末のX線回折測定を行い、2θ=43°付近に検出されるα相のピークの積分強度を算出し、混合割合と積分強度の検量線を作成する。次にサンプルのアルミナ粉末のX線回折測定を行い、2θ=43°付近のピークの積分強度を算出し、上記作成の検量線からα相含有率を求める。

また、アルミナ粉末のα相含有率を40%以下にコントロールすることにより、粒子表面の凹凸形状についても改善することができ、流動性を更に高めることができる。α相含有率は0に近い方が好ましく、30%以下がより好ましく、特に、20~0%が好適である。
本発明では、冷却に用いる水の噴霧量は、1時間当り100L(リットル)以上であることが好ましい。
樹脂またはゴムにアルミナ粉末を高充填するには、アルミナ粉末の平均円形度は0.95以上が好ましく、特に0.97以上が好ましい。アルミナ粉末の平均円形度は、火炎形成に用いる燃料ガス(例えばLPG)の量を変化させることによって増減させることができる。
円形度=粒子投影像の周囲長/粒子投影像の面積に相当する円の周囲長
5mlの容器に上記の篩上の粒子を0.15~0.20g計量し、プロピレングリコール25質量%水溶液5mlを加えた後、超音波洗浄器で10秒間分散させる。これをフロー式粒子像解析装置「FPIA-3000」に全量入れ、HPFモード/定量カウント方式(トータルカウント数36000個、繰返し測定回数1回)で測定し、粒子径の範囲を45~200μm(円相当径/個数基準)として解析する。
上記の受け皿の中で沈降したスラリーを撹拌棒で撹拌してから、その0.5mlを5mlの容器に採取し、プロピレングリコール25質量%水溶液5mlを加えた後、超音波洗浄器で10秒間分散させる。これをフロー式粒子像解析装置「FPIA-3000」に全量入れ、HPFモード/定量カウント方式(トータルカウント数36000個、繰返し測定回数1回)で測定し、粒子径の範囲を1.5~45μm未満(円相当径/個数基準)として解析する。
概説すれば、炉頂部より電融アルミナ粉砕物を火炎中に噴射しながら溶融し、炉体中胴部より炉内に水を噴霧し急冷を行い、得られた球状化物を排ガスと共にブロワーによってバグフィルターに搬送し捕集する。火炎の形成は、水素、天然ガス、アセチレンガス、プロパンガス、ブタン等の燃料ガスと、空気、酸素等の助燃ガスとを、炉体に設定された燃焼バーナーから噴射して行う。火炎温度は2100℃以上とすることが好ましく、2100~2300℃とすることが特に好ましい。
本発明における上記水を噴霧する急冷処理では、炉内の温度は、水を噴霧しない場合に比べ、200~400℃低下させることが好ましい。
炉内の温度低下の範囲は、好ましくは、前記した水の噴霧量により達成せしめられる。
特に好ましくはエポキシ樹脂、シリコーン樹脂である。
本発明のアルミナ粉末をエポキシ樹脂に含有させたものは半導体封止材として好適である。半導体封止材用として3W/m・Kを超える高い熱伝導率を発現させるためには、アルミナ粉末の含有率を、樹脂組成物100体積%に対して70体積%以上にすることが好ましく、75~90体積%にするのがより好ましい。
本発明のアルミナ粉末をシリコーン樹脂又はシリコーンゴムに含有させたものは放熱部材として好適である。放熱部材としての高い熱伝導率を発現させるためには、アルミナ粉末の含有率を、樹脂組成物100体積%に対して65体積%以上にすることが好ましく、70~80体積%にするのがより好ましい。
実施例1~9および比較例1~3(アルミナ粉末の製造)
[電融アルミナ粉砕物の製造]
バイヤー法仮焼アルミナ粉末「D」(日本軽金属社製A11)をアーク炉で溶融・冷却・粉砕して、電融アルミナ粉砕物「A」、「B」、および「C」を製造した。「A」、「B」、および「C」の製造分けは粉砕時間を調整して行った。
表1には、本発明で使用したアルミナ粉末原料「A」、「B」、「C」、および「D」の種類、および平均粒子径を示す。
[熱処理]
熱処理は図1に示す製造装置を用いて行った。燃料ガス(LPG)と助燃ガス(O2ガス)の噴射量を表2に示す量に調整して2150~2500℃の火炎を形成した。アルミナ粉末原料(供給量は30kg/Hr)を酸素ガス(供給量は20Nm3/Hr)に同伴させノズルから火炎中に噴射し、得られたアルミナ粉末をバグフィルターから回収した。火炎温度は炉外にバーナーを設置し、Impac社製放射温度計IS5/F型を使用して確認した。
α相含有率を低減させるために、炉内への水噴霧による冷却処理を行った。水噴霧にはアトマックスノズルBN160型(アトマックス社製)を用いた。水の噴霧は、炉体周囲を均等に16分割した穴から行った。噴霧する水の温度は10℃に調整した。水の噴霧量を表2に示す。
また、急冷の程度については、水噴霧用ノズルと同じ水平面にR熱電対を水平方向に炉壁面まで挿入して炉壁温度を測定して行い、炉壁温度を対照として、冷却効果を確認した。測定した炉壁温度は、表2に示す。
得られたアルミナ粉末を水洗処理した。水洗処理は以下の手順に従って行った。すなわち、水洗処理は、アルミナ粉末と、原子吸光分光光度計測定においてLi+、Na+、およびK+成分が未検出であるPH=7のイオン交換水とを混合して、アルミナ粉末濃度が40質量%の水スラリーを調製し、撹拌混合装置(アシザワ・ファインテック社製、商品名「スターディスパーサーRSV175」)を用いて1時間撹拌し、フィルタープレスで脱水処理した。得られたケーキの含水率は、全て20質量%以下であった。このケーキを棚段乾燥機にて150℃で48時間乾燥して、水洗処理したアルミナ粉末を得た。
[平均円形度]
平均円形度は、Sysmex社製フロー式粒子像解析装置「FPIA-3000」を用いて測定した。すなわち、200mlビーカーにアルミナ粉末40gを計量し、イオン交換水を100ml入れて撹拌した後、超音波洗浄器(例えばアズワン社製、商品名「超音波洗浄器強力型VS-150」)で3分間分散させた。次いで、受け皿を取り付けたJIS45μm篩にビーカー中のスラリーを入れた後、300mlのイオン交換水を篩の上から注ぎ、その後、粒子径に応じて以下のように測定した。
平均円形度は、フロー式粒子像解析装置「FPIA-3000」により、一個の粒子投影像の周囲長と粒子投影像の面積に相当する円の周囲長を解析し、下式により円形度を求め、
円形度=(粒子投影像の周囲長)/(粒子投影像の面積に相当する円の周囲長)
36000個当たりの平均値を自動算出した。
[粒子径45~200μmの粒子の平均円形度]
5mlの容器に上記の篩上の粒子を0.15~0.20g計量し、プロピレングリコール25質量%水溶液を5ml加えた後、超音波洗浄器で10秒間分散させた。これをフロー式粒子像解析装置「FPIA-3000」に全量入れ、HPFモード/定量カウント方式(トータルカウント数36000個で繰返し測定回数1回)で測定し、粒子径の範囲を45~200μm(円相当径/個数基準)として解析した。
[粒子径45μm未満の粒子の平均円形度]
上記の受け皿の中で沈降したスラリーを撹拌棒で撹拌してから、その0.5mlを5mlの容器に採取し、プロピレングリコール25質量%水溶液を5ml加えた後、超音波洗浄器で10秒間分散させた。これをフロー式粒子像解析装置「FPIA-3000」に全量入れ、HPFモード/定量カウント方式(トータルカウント数36000個、繰返し測定回数1回)で測定し、粒子径の範囲を1.5~45μm未満(円相当径/個数基準)として解析した。
α相含有率はX線回折の検量線法により求めることができる。X線回折測定にはJDX-3500型X線回折装置(日本電子社製)を使用した。
[α相含有率の測定方法]
α相アルミナ粉末AA-05(住友化学社製)とθ相アルミナ粉末タイミクロンTM-100D(大明化学社製)を0:10、5:5、10:0の重量割合で混合した粉末のX線回折測定を行い、2θ=43°付近に検出されるα相のピークの積分強度を算出し、混合割合と積分強度の検量線を作成した。
次にサンプルのアルミナ粉末のX線回折測定を行い、2θ=43°付近のピークの積分強度を算出し、上記で作成した検量線からα相含有率を求めた。
表3の実施例11~18および比較例11~13では、表5に示される樹脂配合物30体積部と、上記実施例1~8または比較例1~3で得られたアルミナ粉末70体積部と、を混合してエポキシ樹脂組成物を調製した。かかる実施例および比較例のそれぞれの樹脂組成物についての流動性や熱伝導率を以下に従い評価した。
また、実施例19では、表5に示される樹脂配合物20体積部と実施例9のアルミナ粉末80体積部とを混合してエポキシ樹脂組成物を調製し、その流動性、および熱伝導率を以下に従い評価した。
なお、熱伝導率の測定に使用した放熱部材の作製は、以下のように行なった。二軸押出混練機で加熱混練して調製した半導体封止材料を、トランスファー成形機を用いて、縦25mm、横25mm、厚み3mmの板状成型金型に流し込み、熱伝導率評価用のサンプルを作製した。
スパイラルフロー金型を用い、EMMI-66(Epoxy Molding Material Institute;Society of Plastic Industry)に準拠したスパイラルフロー測定用金型を取り付けたトランスファー成形機を用いて、二軸押出混練機で加熱混練して調製した半導体封止材料のスパイラルフロー値を測定した。トランスファー成形条件は、金型温度175℃、成形圧力7.4MPa(ゲージ圧)、および保圧時間90秒とした。
[粘度評価]
表4の実施例21~28および比較例21~23では、液状シリコーンゴム40体積部と、上記実施例1~8または比較例1~3で得られたアルミナ粉末70体積部と、を混合してシリコーンゴム組成物を調製した。かかる実施例および比較例のそれぞれのシリコーンゴム組成物についての粘度や熱伝導率を以下に従い評価した。
また、実施例29では、液状シリコーンゴム30体積部と実施例9で得られたアルミナ粉末70体積部とを混合してシリコーンゴム組成物を調製し、その粘度、および熱伝導率を以下に従い評価した。なお、液状シリコーンゴムには、YE5822A(Momentive Material社製)を使用した。
得られた結果を、表4にアルミナ粉末の製造条件(実施例1~9および比較例1~3)と合わせて示す。
[粘度測定]
粘度測定は、Momentive Material社製、液状シリコーンゴムYE5822Aに熱処理したアルミナ粉末を投入し、東京理化器械社製、攪拌機NZ-1100を用いて混合した。混合したシリコーンゴム組成物の粘度は、真空脱泡した後、東機産業社製、B型粘度計TVB-10で測定した。粘度測定はNo.7スピンドルを使用し、回転数20rpm、室温20℃で行った。
また、シリコーンゴム組成物を用いた放熱部材の作製は、以下のように行なった。
すなわち、上記の粘度測定において調製した液状シリコーンゴムYE5822Aとアルミナ粉末のシリコーンゴム組成物に、液状シリコーンゴムYE5822BをYE5822Aに対して、質量基準で10:1の割合(YE5822A:YE5822B=10:1)で添加した。YE5822Bを添加後、成形し、120℃の雰囲気で加熱処理し、放熱部材を作製した。
上記作製したエポキシ樹脂組成物およびシリコーンゴム樹脂組成物の放熱部材を25mm×25mm(縦×横)、および厚み3mmに成形し、該部材を15mm×15mmの銅製ヒーターケースと銅板の間に挟み、締め付けトルク5kgf/cmにてセットした。その後、銅製ヒーターケースに15Wの電力をかけて4分間保持し、銅製ヒーターケースと銅板の温度差を測定し、下記式により熱抵抗を算出した。
熱抵抗(℃/W)=銅製ヒーターケースと銅板の温度差(℃)/ヒーター印加電力(W)
熱伝導率は、熱抵抗(℃/W)、伝熱面積[銅製ヒーターケースの面積](m2)、および締め付けトルク5kgf/cm時の成形体厚(m)から、下記式により算出することができる。
熱伝導率(W/m・K)= 成形体厚(m)/{熱抵抗(℃/W)×伝熱面積(m2)}
表3および表4には、各実施例および各比較例の樹脂組成物及びゴム組成物の物性の測定結果を示す。
なお、表3および表4の「フィラー充填率」とは、実施例および比較例で得られたアルミナ粉末の充填率(vol%)のことである。
本発明のアルミナ粉末を使用した樹脂組成物は、半導体封止材あるいは放熱部材の用途に好適である。
また、本発明の樹脂組成物から得られる半導体封止材は、グラフィックチップ等の放熱特性が重要な部材として好適に使用される。
なお、2008年4月30日に出願された日本特許出願2008-118246号の明細書、特許請求の範囲、図面及び要約書の全内容をここに引用し、本発明の明細書の開示として、取り入れるものである。

Claims (9)
- 下記の方法で測定されたα相含有率が40%以下であり、
粒子径45~200μm、および粒子径45μm未満の各粒度域における平均円形度が0.95以上であり、かつ
平均粒子径が100μm以下であることを特徴とするアルミナ粉末。
[α相含有率の測定方法]
α相アルミナ粉末とθ相アルミナ粉末を0:10、5:5、10:0の質量割合で混合した粉末のX線回折測定を行い、2θ=43°付近に検出されるα相のピークの積分強度を算出し、混合割合と積分強度の検量線を作成する。次にサンプルのアルミナ粉末のX線回折測定を行い、2θ=43°付近のピークの積分強度を算出し、上記作成の検量線からα相含有率を求める。 - 請求項1に記載のアルミナ粉末を製造する方法であって、電融アルミナ粉砕物を火炎中で熱処理することを特徴とするアルミナ粉末の製造方法。
- 電融アルミナ粉砕物の熱処理後に急冷する、請求項2に記載のアルミナ粉末の製造方法。
- 樹脂又はゴム中に請求項1に記載のアルミナ粉末を含有してなる樹脂組成物。
- 前記樹脂がエポキシ樹脂である請求項4に記載の樹脂組成物。
- 前記樹脂がシリコーン樹脂である請求項4に記載の樹脂組成物。
- 前記ゴムがシリコーンゴムである請求項4に記載の樹脂組成物。
- 請求項4又は5に記載の樹脂組成物を用いた半導体封止材。
- 請求項4~7のいずれかに記載の樹脂組成物を用いた放熱部材。
