Description
図1は、本発明の一実施形態に係る光電変換装置の一例を示す斜視図であり、図2はその断面図である。また、図3は図2をさらに拡大した部分拡大断面図である。光電変換装置11は、基板1上に複数の光電変換セル10が並べられて互いに電気的に接続されている。なお、図1においては図示の都合上、2つの光電変換セル10のみを示しているが、実際の光電変換装置11においては、図面左右方向、あるいはさらにこれに垂直な方向に、多数の光電変換セル10が平面的に(二次元的に)配設されていてもよい。
次に、上記構成を有する光電変換装置11の製造方法について説明する。ここでは第1の半導体層3が金属カルコゲナイドの場合について説明する。まず、ガラス等から成る基板1の主面に、スパッタリング法等を用いてMo等から成る下部電極層2を所望のパターンに形成する。
なお、本発明は上述の実施の形態に限定されるものではなく、本発明の要旨を逸脱しない範囲において種々の変更、改良などが可能である。

Claims (7)
- 基板と、該基板上に設けられた電極層と、該電極層上に設けられた、内部に気孔を有する半導体層とを具備しており、該半導体層の断面における固体領域および気孔領域のうちの前記固体領域が占める面積比率を緻密度としたときに、前記半導体層は、前記電極層の表面に沿った方向に第1の領域および該第1の領域よりも緻密度が高い第2の領域を有し、前記第1の領域の緻密度が前記第2の領域の緻密度の0.4〜0.9倍であることを特徴とする光電変換装置。
- 前記第2の領域における平均結晶粒径が前記第1の領域における平均結晶粒径よりも大きいことを特徴とする請求項1に記載の光電変換装置。
- 平面視したときに、前記第2の領域の面積が前記第1の領域の面積よりも小さいことを特徴とする請求項1または2に記載の光電変換装置。
- 平面視したときに、前記第1の領域中に複数の前記第2の領域が独立して存在していることを特徴とする請求項3に記載の光電変換装置。
- 前記半導体層は複数の積層体から成り、各層においてそれぞれ前記第1の領域および前記第2の領域を有していることを特徴とする請求項1乃至4のいずれかに記載の光電変換装置。
- 前記半導体層は金属カルコゲナイドを含むことを特徴とする請求項1乃至5のいずれかに記載の光電変換装置。
- 電極層上に金属元素を含み複数のクラックが点在する皮膜を形成する工程と、
該皮膜を水または酸素を含む雰囲気で加熱した後にカルコゲン元素を含む雰囲気で加熱して金属カルコゲナイドを含む半導体層にするする工程と
を具備することを特徴とする光電変換装置の製造方法。
